Abstract

PURPOSE:To protect an electronic circuits incorporating semiconductor devices against thermal breakage attributable to overload, by providing a protection circuit wherein a temperature sensing diode is mounted in the same chip of the semiconductor device and connected to a temperature sensing circuit. CONSTITUTION:In a semiconductor device 1 having a transistor 1' formed therein, a temperature sensing diode 4 is formed in the vicinity of the junction of the transistor 1'. The diode 4 is connected to a protection circuit which includes a Zener diode 5, voltage converter 2, power-cut-off transistor 3 and a predetermined resistance. A bias voltage is applied to the diode 4. If the temperature at the juncture is maintained at normal level, the diode 4 exhibit a linear forward voltage characteristic. However, when the temperature at the juncture is elevated to 140 deg.C or so, the voltage characteristic is changed to actuate the transistor 3, thereby to open the circuit including the transistor 1' without delay.
