レートの構成図、第２図は本考案にかかる効果を
示す図、第３図ａ，ｂはウエハークーリングプレ
ート本体の概要図である。 図において、１はプレート、２は給水管、３は
排水管、４は凸部、５はウエハー、６は温度セン
サ、７は制御器、８は一次冷却水タンク、９は二
次冷却水タンク、１１，１２，１３，１４は電磁
弁、を示している。

Claims (1)
- 【実用新案登録請求の範囲】 半導体ウエハーをプレート１上に載置し、該プ
レート内部に冷却水を流して前記半導体ウエハー
を常温まで冷却させるウエハークーリングプレー
トであつて、 半導体ウエハーに接する温度センサ６と、該温
度センサによつて動作する制御器７と、該制御器
によつて開閉される複数の電磁弁１１，１２，１
３，１４とを具備し、 該複数の電磁弁を通じて前記ウエハークーリン
グプレート内部に給水する冷却水を二系統に分け
、最初に常温以下に冷却した一次冷却水を給水し
て前記半導体ウエハーを常温近くまで冷却し、次
に常温に冷却した二次冷却水を給水して前記半導
体ウエハーを常温まで冷却するように前記複数の
電磁弁を制御してなることを特徴とするウエハー
クーリングプレート。
