【発明の詳細な説明】
【０００１】
【産業上の利用分野】本発明は、半導体基板、液晶用ガ
ラス基板等の精密部品を洗浄ブラシで洗浄する装置にお
ける洗浄ブラシの洗浄方法に関するものである。
【０００２】
【従来の技術】従来の此種洗浄は、図５に示すように、
被洗浄物１を洗浄した後の洗浄ブラシ２を、被洗浄物１
から別の場所に移動させ、その洗浄ブラシ２を回転させ
ながらシャワーノズル３から純水等の洗浄剤を噴射して
洗浄し、付着汚物を除去していた。

【発明が解決しようとする課題】被洗浄物の洗浄に対し
ては汚物の確実な除去に工夫をこらし、各種の発明が提
案されているが、被洗浄物を物理的に洗浄する洗浄ブラ
シの洗浄には何等の考慮も払われず、前記のように、た
だ単に洗浄剤のシャワーのみで洗浄していた。その為、
洗浄ブラシに付着した汚染物は充分に除去することがで
きず、再度被洗浄物を洗浄する際に、洗浄ブラシから再
汚染されてしまうという欠点があった。
【０００４】そこで、本発明においては、洗浄ブラシを
確実に洗浄して汚染物の再付着を防止することができる
洗浄ブラシの洗浄方法を提供するのが目的である。
【０００５】
【課題を解決するための手段】前記目的を達成するため
に、本発明方法は、被洗浄物を洗浄して汚染された洗浄
ブラシを、回転させながら超音波洗浄により付着した汚
染物を除去するように構成したものである。

【作用】本発明方法は前記のように構成したもので、被
洗浄物を洗浄した後の洗浄ブラシを回転させながら超音
波洗浄を行って超音波振動を付与することにより付着し
た汚染物を除去する。

【実施例】本発明においては、被洗浄物を物理的に洗浄
する洗浄ブラシは、洗浄作業終了後に洗浄して収納する
。この洗浄に際し、洗浄剤に超音波振動を付与し、キャ
ビテーションにより洗浄ブラシに付着している汚染物を
除去する。尚、洗浄ブラシは回転させながら洗浄を行い
、洗浄もれがないようにする。
【０００８】超音波洗浄の具体的な例を図１により説明
すると、被洗浄物１を洗浄した洗浄ブラシ２は別体に設
置している洗浄槽４内に浸漬する。この洗浄槽４は底板
外面に超音波振動子５を固定しており、超音波振動子５
の振動により洗浄槽４内の洗浄剤に超音波振動を付与し
、キャビテーションを発生させ洗浄ブラシ２を洗浄する
。
【０００９】洗浄ブラシ２は洗浄槽４内で回転させなが
らシャワーノズル３から純水等の洗浄剤を噴射して付着
していた汚染物を噴射力で除去するようになっている。
【００１０】前記の洗浄方法で汚染物を除去した洗浄ブ
ラシ２はそのまま収納するか、再度被洗浄物１の洗浄に
使用する。洗浄後の洗浄ブラシ２は汚染物が確実に除去
されているので、被洗浄物を再汚染させる恐れがないも
のである。
【００１１】他の装置としては図２に示すように、洗浄
ブラシ２を回転させながら、超音波振動子５を固定した
超音波ノズル６に導管７で純水を導入し、純水に超音波
振動を付与して超音波ノズル６から純水を噴射し、洗浄
ブラシを洗浄する。

【実験例】半導体用Ｓ・ウェハーの洗浄に用いた洗浄ブ
ラシを図１に示す本発明方法を用いて洗浄した場合と従
来例とを比較検討する。洗浄効果はゴミ検査装置にて行
い、値を除去率（％）として表したグラフを図３、図４
に示す。
【００１３】図３、図４からも明らかなように、本発明
方法を用いると、綜動日数による除去率の低下は少ない
が、従来例では綜動日数が３日を過ぎると除去率が極端
に低下する。

【発明の効果】本発明は前記のような構成、作用を有す
るから、超音波洗浄により、洗浄後の洗浄ブラシに付着
している汚染物を確実に除去することができ、再度使用
した際に被洗浄物を再汚染する恐れがないものである。
