Description
【発明の詳細な説明】
〔産業上の利用分野〕
本発明は、半導体ガスプロセスなどに用いられる高性能
のダイヤフラムバルブに関するもので、詳しくは、全金
属化してその性能の向上を提供するものである。

本発明は、ダイヤプラムバルブに於て、ダイヤフラムと
接触する弁座シートを金属材でブロック化し、その素材
として超硬又は、ステンレスに表面硬化処理を施し、そ
のシール部分を凸断面形状にすることにより、リングを
弁座シートにしたものを用いる当接部から発生する塵、
つまりパーティクルの発生が少く、１５０℃以上の高温
でのベーキングが可能で、かつ腐蝕性ガスも使用できる
高性能ダイヤフラムバルブを得ることを目的としたもの
である。
接触する弁座シートを金属材でブロック化し、その素材
として超硬又は、ステンレスに表面硬化処理を施し、そ
のシール部分を凸断面形状にすることにより、リングを
弁座シートにしたものを用いる当接部から発生する塵、
つまりパーティクルの発生が少く、１５０℃以上の高温
でのベーキングが可能で、かつ腐蝕性ガスも使用できる
高性能ダイヤフラムバルブを得ることを目的としたもの
である。
従来、半導体プロセスのガスなどに用いられるダイヤフ
ラムバルブは第２図の断面図に示されるように、ダイヤ
フラム３と弁座シート１′の材質がポリイミドなどの高
分子材料か、又は、第３図の断面図に示されるようにバ
ルブケース２と一体構造の５ＵＳ３１６Ｌなどのステン
レス材が用いられていた。
ラムバルブは第２図の断面図に示されるように、ダイヤ
フラム３と弁座シート１′の材質がポリイミドなどの高
分子材料か、又は、第３図の断面図に示されるようにバ
ルブケース２と一体構造の５ＵＳ３１６Ｌなどのステン
レス材が用いられていた。
しかし、ポリイミドなどの高分子弁座では、耐熱強度が
低い為に、１５０℃以上の高温ベーキングができず、又
、塩酸、フッ酸などの腐蝕性ガスを用いることもできな
かった。

一方、ステンレス弁座シートは、表面硬度が低い為、ダ
イヤフラムとの接触により、摩耗が生じ、パーティクル
が発生してしまい、ガスの純度が低下してしまうという
欠点があった。

そこで本発明は、従来のこのような両者の欠点を解決し
、１５０℃以上の高温ベーキングも可能で、パーティク
ル発生が少なく、かつ、腐蝕性ガスも使用できる高性能
オールメタルダイヤフラムバルブを得ることを目的とし
ている。

上記問題点を解決する為に、本発明は、弁座シートをブ
ロック化して１部材とし、その部材は超硬又は、ステン
レス表面にＴｉＣ−ＴｉＮなどの硬化処理を施したもの
であり、その上、下のシール部分に凸部をもうける構造
にしたものである。

上記のように措成されたオールメタルダイヤフラムバル
ブを用いると、従来の高分子弁座シート、又はステンレ
ス弁座シートに比べ、１５０℃以上の高温ベーキングが
可能で、ダイヤフラムとの接触摩耗によるパーティクル
の発生が少く、しかも、腐蝕性ガスも使用できる為、高
純度ガス供給システムに最適な高性能ダイヤフラムバル
ブが得られる。

可能で、ダイヤフラムとの接触摩耗によるパーティクル
の発生が少く、しかも、腐蝕性ガスも使用できる為、高
純度ガス供給システムに最適な高性能ダイヤフラムバル
ブが得られる。
以下に本発明の実施例を第１図の断面図により説明する
。
。
同図に於て、円筒状の超硬製の弁座シートブロック１が
ステンレス製バルブケース２に挿入されている。このシ
ートブロックの外周端部１ａは、上、下面とも凸断面に
なっており、その部分の上凸部でダイヤフラム３、及び
下凸部でバルブケース２と接触し、圧接ネジ４によって
押圧され、外部とのシーリングが行われている。このシ
ートブロックの内周端部１ｂも上、下面とも凸断面にな
っており、下凸部はバルブケース２に押圧されて外部と
のシーリングが行われ、上凸部は、ダイヤフラム３と一
体化したステム５の下方向への移動によりダイヤフラム
３に押圧され、このステム５の上下移動により、ガスの
供給、遮断の制御が行われる。
ステンレス製バルブケース２に挿入されている。このシ
ートブロックの外周端部１ａは、上、下面とも凸断面に
なっており、その部分の上凸部でダイヤフラム３、及び
下凸部でバルブケース２と接触し、圧接ネジ４によって
押圧され、外部とのシーリングが行われている。このシ
ートブロックの内周端部１ｂも上、下面とも凸断面にな
っており、下凸部はバルブケース２に押圧されて外部と
のシーリングが行われ、上凸部は、ダイヤフラム３と一
体化したステム５の下方向への移動によりダイヤフラム
３に押圧され、このステム５の上下移動により、ガスの
供給、遮断の制御が行われる。
各シーリング部分は、すべてその表面が平滑で清浄な表
面となっており、気密性が保てるようになっている。こ
のようにシートブロックに超硬を用いることにより、ダ
イヤフラムとの接触摩耗により発生するパーティクルの
発生防止、１５０℃以上の高温ベーキングの実施ができ
るとともに、腐蝕性ガスの制御も適用が可能となる。

イヤプラムとの接触面に、ＴｉＣ又は、ＴｉＮなどの表
面硬化処理を施すことにより、同様の効果を得ることが
できる。

上記した本発明による全金属ダイヤプラムバルブと従来
からのものとの性能比較を行った。その結果、第７図に
示すように、パーティクル数が大幅に減少し、同時に第
４図に示す従来の放出ガスに比べ第５図に示すように減
少している。又、第６図のリーク量、及び第７図のパー
ティクル数に対するくり返し試験による対摩耗性におい
て、本発明による全金属ブロックは極めて早期に安定し
た気密性を発揮するものであり、その特性は、１５０℃
以上の高温でのベーキングも可能で、かつ、塩酸、フッ
酸などの腐蝕性ガスに対しても適用できるものである。

本発明は、以上説明したように、ダイヤフラムバルブの
部品すべてをメタル化することによりパーティクルの発
生が少なく、１５０℃以上での高温ベーキングも可能で
、腐蝕性ガスも使用できる高性能バルブであり、このバ
ルブの完成により半導体プロセスなどに用いられる超高
純度ガス供給システムの性能向上に極めて大きな効果を
与えるものである。
部品すべてをメタル化することによりパーティクルの発
生が少なく、１５０℃以上での高温ベーキングも可能で
、腐蝕性ガスも使用できる高性能バルブであり、このバ
ルブの完成により半導体プロセスなどに用いられる超高
純度ガス供給システムの性能向上に極めて大きな効果を
与えるものである。

Claims (1)
- ダイヤフラムバルブに於て、ダイヤフラムが接触する弁
座シートを超硬又は、ステンレスに表面硬化処理を施し
たメタルでブロック化し、そのシール部分の表面を鏡面
仕上げを施した凸状の断面形状にしたことを特徴とする
全金属ダイヤフラムバルブ。
