Description

ば半導体、コンデンサー、および印刷回路上のレ
リーフ構造の形成に有用なジアリールフルオロ化
合物から誘導された放射感受性または光重合性ポ
リイミド前駆体(プレカーサー)組成物に関す
る。
エレクトロニクス装置上のレリーフ構造の形成
に使用される光重合しうる重合体状組成物は例え
ば米国特許第3953877号、同第3957512号および同
第4040831号各明細書に示されているように周知
である。
本発明は新規な放射感受性ポリイミド前駆体組
成物に関する。
放射感受性ポリイミド前駆体組成物は
1 式
(式中、nは重合体中の単位数に相当しそして
蒸気浸透圧法により測定して約1500〜15000の
数平均分子量を有する重合体を生成させるに充
分大なる正の整数であり、そして重合体中の特
定の単位に対する→の記号は異性化を表わして
おり、R1は少くとも2個の炭素原子を含有す
る二価の芳香族、脂肪族または環式脂肪族基で
あり、R2およびR3は水素基(ラジカル)およ
び光重合性オレフイン二重結合を含有する任意
の有機基よりなる群から選ばれるがこのR2お
よびR3の少くとも一方は前記有機基であり、
そしてR4およびR5は1〜8個の炭素原子を含
有するパーフルオロおよびパーハロフルオロ脂
肪族炭化水素からなる群から選ばれる)の重合

本発明の放射感受性ポリイミド前駆体組成物は
電気およびエレクトロニクス装置例えばコンデン
サーおよび半導体上のレリーフ構造の形成に有用
である。この組成物の溶液を基材例えばシリコン
ウエーフアーに適用しそして乾燥させて基材上に
フイルムを形成させる。次いでこのフイルムをマ
スクテンプレート(パターン)を通して放射に露
光させ、そして光重合させる。フイルムの未露光
および未重合部分を現像溶液で溶解し去つてレリ
ーフ構造を形成せしめる。得られるレリーフ構造
物を焼付けして光重合物質を除去し、そしてシヤ
ープな定義そして良好な機械的、化学的および電
気的性質を有するポリイミド構造を生成せしめ
る。

カルボン酸ジ無水物、チオフエン−2,3,4,
5−テトラカルボン酸ジ無水物、3,4,3′,
4′−ベンゾフエノンテトラカルボン酸ジ無水物が
あげられる。
ジアミンとポリカルボン酸ジ無水物との反応に
対しては任意の適当な溶媒を使用することができ
る。そのような適当な溶媒はその官能基がジ無水
物またはジアミンが相互に反応する程度以上には
これらいずれとも反応しないような有機溶媒であ
る。系に対して不活性でありそして好ましくはそ
の生成物に対して溶媒であるということに加え
て、この有機溶媒は反応成分の少くとも一方(ジ
無水物またはジアミン)そして好ましくはこれら
反応成分の両方に対して溶媒でなくてはならな
い。そのような適当な溶媒のより詳細な記載は米
国特許第3179614号、同第3179634号および同第
3959350号各明細書に見出すことができる。
ジ無水物とジアミンとを反応させるための適当
な条件もまた前記米国特許明細書に詳細に記載さ
れている。
前述したようにオレフイン性不飽和モノエポキ
シドをジ無水物とジアミンとから製造された反応
生成物に付加される。そのようなモノエポキシド
は式
〔式中R7は好ましくは(メタ)アクリルエステ
ル含有基を含有するオレフイン性不飽和基であ
る〕を有している。
好ましいオレフイン性不飽和モノエポキシドは
不飽和エポキシド、グリシジルアクリレートおよ
びクリシジルメタクリレートである。
好ましくはジ無水物/ジアミン反応のための溶
媒中の付加生成物の組成物は付加生成物と溶媒と
の合計重量基準で約10〜50重量%の付加生成物お
よび約50〜90重量%の溶媒を含有している。
ジ無水物/ジアミン反応生成物へのモノエポキ
シドの付加生成物の製造においては、ジ無水物/
ジアミン反応生成物(ポリアミン酸)をヒドロキ
シエチルアクリレート、ヒドロキシエチルメタク
リレートまたはこれら二者の組合せと反応させ、
その後でオレフイン性不飽和モノエポキシドと反
応させるのが有利である。この方法においては、
末端位の酸無水物基が中断または結合されそして
明瞭に定義された構造を有する化合物が得られ
る。この中断試薬によつて溶解度もまた影響され
そして特に付加生成物の光感受性はこの中断試薬
の不飽和性の故に強化される。
ジアリール弗素化ジアミンから重合体を製造す
るためのその他の方法は前記の米国再発行特許第
30186号明細書に開示されている。その方法は芳
香族ポリカルボン酸無水物をヒドロキシアルキル
アクリレートまたはメタクリレートでエステル化
し、次いでそのエステル化生成物を相当する酸ク
ロリド誘導体に変換させそして最後に前記酸クロ
リド誘導体をジアミンと反応させることを包含す
る。本発明においては、芳香族ポリカルボン酸無
水物は前記テトラカルボン酸ジ無水物であり、そ
のジアミンは構造式
(式中R4、R5、AおよびA′は前記定義の通りで
ある)を有している。
ジ無水物のエステル化に対しては、典型的ヒド
ロキシアルキルアクリレートおよびメタクリレー
トは次の通りである。ヒドロキシエチルアクリレ
ート、ヒドロキシプロピルアクリレート、ヒドロ
キシブチルアクリレート、ヒドロキシエチルメタ
クリレート、ヒドロキシプロピルメタクリレー
ト、ヒドロキシブチルメタクリレートその他であ
る。
エステル化生成物の相当する酸クロリドへの変
換のためにはチオニルクロリドを典型的には使用
することができる。
ジ無水物のエステル化および以後の酸クロリド
誘導体とジアミンとの反応が行われる典型的溶媒
としてはブチロラクトン、テトラヒドロフラン、
ヘキサメチル燐酸トリアミドおよび前記の組合せ
があげられる。その他の適当な溶媒としては前記
したような米国特許明細書に開示されておりそし
てチオニルクロリドまたは酸クロリド誘導体の製
造に使用された任意のその他の試薬と反応しない
ものがあげられる。
そのような反応に影響する条件は周知であり、
そしてこれらは前掲の米国再発行特許明細書の実
施例に例示されている。
前記タイプのそして任意の方法で製造された重
合体生成物の放射露光時間を減少させそして重合
速度を上昇させるために本発明の光重合性ポリイ
ミド前駆体組成物にはまた下記すなわち
1 重合体生成物の重量基準で5〜30重量%の放
射感受性重合性多官能性アクリレート化合物、
および
2 重合体生成物の重量基準で0.5〜20重量%の、
水素ドナー開始剤および芳香族ビイミダゾール
を包含する重合開始剤系
を包含せしめうる。
典型的に有用な放射感受性重合性多官能性アク
リレート化合物は、トリメチロールプロパントリ
メタクリレート、トリメチロールプロパントリア
クリレート、トリメチロールプロパンエトキシレ
ートトリメタクリレート、トリメチロールプロパ
ンエトキシレートトリアクリレート、トリメチロ
ールプロパンポリエトキシレートトリメタクリレ
ート、トリメチロールプロパンポリエトキシレー
トトリアクリレートおよびそれらの混合物であ
る。好ましいものは約500〜1500の重量平均分子
量を有するトリメチロールプロパンポリエトキシ
レートトリアクリレートおよびトリメチロールプ
ロパンエトキシレートトリアクリレート、ペンタ
エリスリトールトリアクリレート、ポリエチレン
グリコールジアクリレート、トリエチレングリコ
ールジアクリレート、ポリエチレングリコールジ
メタクリレート、ポリメチレンジアクリレート、
ポリエチレンジメタクリレート、トリメチレング
リコールジメタクリレート、テトラエチレングリ
コールジアクリレートである。
組成物中に前記した重合性多官能性アクリレー
ト化合物を使用することなしにこの組成物を光重
合させることは可能である。ほとんどの実用目的
に対しては、多官能性アクリレート化合物の存在
はそれが光重合時間を短縮させるが故に高度に望
ましい。
本明細書中に参照されているすべての分子量は
蒸浸透圧法により測定されている。
典型的な芳香族ビイミダゾール光重合開始剤は
ここに参照として包含されている米国特許第
3479185号および同第3784557号各明細書に開示さ
れている。2−フエニル環上にオルト置換基を有
している2,4,5−トリフエニルイミダゾリル
二量体は特に有用な開始剤である。このタイプの
典型的開始剤は2−(o−クロロフエニル)−4,
5−ジフエニルイミダゾリル二量体、2−(o−
フルオロフエニル)−4,5−ジフエニルイミダ
ゾリル二量体、2−(o−メトキシフエニル)−
4,5−ジフエニルイミダゾリル二量体およびそ
れらの混合物である。特に好ましいものはビス
(2−o−クロロフエニル−4,5−ジフエニル
イミダゾリル)およびビス〔2−o−クロロフエ
ニル−4,5−ジ(m−メトキシフエニル)イミ
ダゾリル〕である。その理由はこれら開始剤は安
定でありかつそれらが優れた光重合開始剤である
からである。
また米国特許第3552973号明細書に示されてい
るようにヘキサアリールビイミダゾールもまた光
重合開始剤として使用することができる。
典型的に有用な水素ドナー、光増感剤および光
開始剤としては以下のものがあげられる。芳香族

ロナフトキノン、ベンジルジメチルケタールおよ
びその他の芳香族ケトン例えば前記米国特許第
3552973号明細書に開示のもの、ベンゾイル、ベ
ンゾインエーテル例えばベンゾインメチルエーテ
ル、ベンゾインエチルエーテル、ベンゾインブチ
ルエーテルおよびベンゾインフエニルエーテル、
メチルベンゾイン、エチルベンゾインおよびその
他のベンゾイン、メルカプトベンゾチアゾール、
メルカプトベンゾキサゾール例えば米国特許第
4291115号明細書に開示のものおよびn−フエニ
ルグリシン。
光増感剤および光重合開始剤の両者の組合せを
使用することもまた可能である。一般に光重合時
間は光増感剤が加えられていない場合には一層長
い。光重合は光増感剤、光開始剤またはそれらの
混合物の添加により強化されるのであるから、組
成物中にはその組成物の約0.1〜15重量%量でそ
のような化合物を使用するのが好ましい。
重合が完了した時点で色が変り、重合に対する
迅速な開始を与える水素ドナーであり、そして連
鎖移動剤である化合物を存在させるのが望ましい
場合がある。例えば前記米国特許第3552973号明
細書(第6欄第6行〜第11欄第9行)に開示のロ
イコ染料を使用することができる。典型的に有用

重合体生成物の重量基準で0.1〜10重量%量の
可塑剤もまた本発明の組成物中に加えることがで
きる。典型的可塑剤はトリクレジルホスフエー
ト、ジオクチルフタレート、ジヘキシルフタレー
ト、ジノニルフタレート、ポリエチレングリコー
ルエーテル、エチレングリコールジカプロレート

組成物を適用しそして次いで、コーテイング厚さ
に応じて約20分〜5時間の間約30〜100℃で乾燥
させてフイルムを形成せしめる。次いでこのフイ
ルムをパターンを通して約1秒〜5分間活性線放
射に露光させる。好ましくは、工業的プロセスに
対しては1〜60秒の露光時間が要求され、そして
通常30秒以下の露光が非常に好ましい。使用され
る典型的放射源は250〜400nmの波長および0.5〜

組成物 A
(重合体生成物)
115mlのジメチルアセトアミド中33.3g(0.075
モル)の2,2−ビス(3,4−ジカルボキシフ
エニル)ヘキサフルオロプロパンジ無水物の撹拌
溶液に11.26g(0.056モル)の4,4′−ジアミノ
−ジフエニルエーテルをその内部反応温度が35℃
を越えないように約2gずつで加えた。次いでこ
の混合物を室温で2時間撹拌し、その後で0.5g
(0.004モル)のヒドロキシエチルメタクリレート
を加え、そしてこの混合物を室温で更に2時間撹

してその4個のカルボニル基がR6基の環中の

個の6員炭素環を含有する四価の芳香族非ハロ
ゲン含有の有機基である)のテトラカルボン酸
ジ無水物を、式 (式中R4およびR5は1〜8個の炭素原子を含
有するパーフルオロおよびパーハロフルオロ脂
肪族炭化水素よりなる群から選ばれ、そしてA
およびA′はH、Cl、BrおよびNO2よりなる群
