Claims (18)
- 処理チャンバモニタリングのための方法であって、
基板上に形成された酸化物膜のパラメータを測定することと、
前記基板上に還元金属膜又は表面改質膜を形成するため、前記酸化物膜を還元することと、
前記還元金属膜又は前記表面改質膜のパラメータを測定することと、
前記酸化物膜の前記パラメータと前記還元金属膜の前記パラメータとを比較することによって、前記基板から除去された酸化物膜の量を決定することと、
前記基板から除去された酸化物膜の量に基づいて、処理チャンバに対して予防メンテナンスを実行するかどうかを決定することと、
を含む、方法。 - 前記基板上の金属膜をH2Oプラズマで酸化することによって、前記基板上に前記酸化物膜を形成することをさらに含む、請求項1に記載の方法。
- 前記酸化物膜を形成する前に、前記基板上に前記金属膜を堆積させることをさらに含み、前記酸化物膜は、前記金属膜から生成される、請求項2に記載の方法。
- 前記金属膜が、銅(Cu)、コバルト(Co)、ルテニウム(Ru)、ロジウム(Rh)、イリジウム(Ir)、又はタングステン(W)のうちの1つ又は複数を含む、請求項3に記載の方法。
- 前記金属膜が、約200Å~約1500Åの範囲の厚さを有する、請求項3に記載の方法。
- 前記金属膜が銅膜を含む、請求項5に記載の方法。
- 前記銅膜を堆積させる前に、前記基板上にタンタル膜を形成することをさらに含む、請求項6に記載の方法。
- 前記タンタル膜が、約20Å~約180Åの範囲の厚さを有する、請求項7に記載の方法。
- 前記基板が、1kÅの熱酸化物ウエハを含む、請求項8に記載の方法。
- 前記酸化物膜は、約375℃以下の温度で形成される、請求項9に記載の方法。
- 前記金属膜がコバルト膜を含む、請求項5に記載の方法。
- 前記コバルト膜を堆積させる前に、前記基板上に窒化タンタル膜を形成することをさらに含む、請求項11に記載の方法。
- 前記窒化タンタル膜が、約20Å~約40Åの範囲の厚さを有する、請求項12に記載の方法。
- 前記酸化物膜及び前記還元金属膜の形成は、エアブレークなしで起こる、請求項1に記載の方法。
- 測定される前記酸化物膜の前記パラメータは、前記酸化物膜の厚さを含む、請求項1に記載の方法。
- 前記酸化物膜の前記厚さは、反射率によって測定される、請求項15に記載の方法。
- 前記還元金属膜の前記パラメータは、反射率を含む、請求項16に記載の方法。
- 480nmにおける前記還元金属膜の前記反射率が、480nmにおける自然酸化物膜を有するシリコン基板の反射率の145%未満であるときに、前記処理チャンバに対して前記予防メンテナンスを実行することをさらに含む、請求項17に記載の方法。
