Description
量子ドットはナノ粒子と、ナノ粒子表面で結合する配位子からなる。ナノ粒子材料としてはPb、Cd、などの重金属と、S、Se、Te、などの酸素族元素からなる化合物半導体が広く用いられている。そして一般的に光電変換層は、量子ドットの分散液を基板に塗布することで形成される。
ここで量子ドット分散液の状態において、配位子には量子ドットの分散安定性を確保する作用が求められる。そのため配位子にはナノ粒子間の近接を防ぐよう、長い分子鎖長を有するオレイン酸などの脂肪酸が一般的に用いられる。
一方で量子ドット膜の状態において、膜中量子ドットの配位子の分子鎖長が長いままであると、ナノ粒子間の距離が長くなり、キャリア伝導性は極めて低くなる。これを解消するため、特許文献1に記載されるように、膜中量子ドットの配位子を分子鎖長の短い分子に交換する配位子交換が行われる。
この配位子交換は一般的に、分子鎖長の長い配位子に配位された量子ドット膜を、相対的に分子鎖長の短い配位子がメタノールなどに溶解した配位子溶液に浸漬することで行われる。配位子溶液の浸漬下で膜中量子ドットの配位子は、分子鎖長の短い分子へと置換される。その後加熱工程にて残留成分を昇華させた後、キャリア伝導性が高く、光電変換特性の優れた光電変換層を得るにいたる。
本発明は上記課題に鑑みてなされたものであり、ナノ粒子の凝集を低減し、光電変換素子の暗電流を低減することを目的とする。
一対の電極と前記一対の電極の間に配されている光電変換層とを有する光電変換素子であって、
前記光電変換層は、第一の量子ドットと第二の量子ドットを含み、
前記第一の量子ドットと前記第二の量子ドットは、Pb原子とS原子を含むナノ粒子を有し、
前記第一の量子ドットが有する前記ナノ粒子の表面において、S原子数に対するPb原子数の比率Xは2未満であり、
前記第二の量子ドットが有する前記ナノ粒子の表面において、前記比率Xは2以上であり、

本発明の一実施形態の光電変換層5は、第一の量子ドット4aと第二の量子ドット4bを含む。第一の量子ドット4aと第二の量子ドット4bは、重金属原子と酸素族原子を含むナノ粒子を有する。
図2は、本発明の実施形態に係る量子ドットの部分模式図である。また、図3は、第一の配位子が配位した量子ドットを表す模式図である。図4は、第二の配位子が配位した量子ドットを表す模式図である。図2に示す様に、量子ドットは、ナノ粒子9に配位子12が配位することで構成されている。
ナノ粒子9は、重金属原子10と酸素族原子11を含む。重金属原子10としては、比重が4以上の金属であり、例えば、Pb、Cd等が挙げられ、酸素族原子11、すなわち16族原子、としては、例えば、O、S、Se、Te等が挙げられる。具体的には、ナノ粒子9の材料としては、例えばPbS、PbSe、PbTe、CdS、CdSe、CdTeなど重金属と酸素族原子との化合物からなる、比較的バンドギャップの狭い半導体材料が挙げられる。ナノ粒子材料は、以上の中でも、合成のし易さや赤外線領域までの光感度から、PbSまたはPbSeであることが好ましい。
本実施形態において、光電変換層5は可視域に光吸収領域をもつと同時に、赤外域にも光吸収領域をもつ。赤外域の光吸収領域は、主に第一のナノ粒子9aの粒子径によって規定される。第一の量子ドット4aを用いた赤外線センサの場合、赤外域光吸収波長の狙い値は、シリコンを用いた赤外線センサでは感度の低い、900nm以上に設定されることが多い。この場合、光電変換層5として用いられる第一のナノ粒子9aの粒子径は必然的に大きくなる。例えば第一のナノ粒子9a材料にPbSを用いた場合、900nm以上の領域に光吸収ピークをもたせるには、3.0nm以上の粒子径が必要になる。またその際、ナノ粒子9表面の原子比数において、硫黄原子の数に対して、鉛原子の数は2倍未満(X<2)である。
本実施形態において、第二のナノ粒子9bは、主にナノ粒子9の凝集を低減するスペーサとして機能する。そのため第二のナノ粒子9b表面には多くの配位子12が結合することが望ましく、したがって第二のナノ粒子9b表面において、酸素族原子11の数に対して、重金属原子10の数が2倍以上(X≧2)であることが望ましい。なおこの場合、第二のナノ粒子9bの粒子径は必然的に小さくなる。例えば第二のナノ粒子9b材料にPbSを用いた場合、第二のナノ粒子9b表面の鉛原子の数が硫黄原子の数に対して2倍以上となる粒子径は、3.0nm未満である。

本実施形態において、ナノ粒子9の凝集を防ぐためには、図3,4に示す様に、第一の量子ドット4aの周囲を、第二の量子ドット4bで取り囲むのが好ましい。

[量子ドットの合成]
量子ドットの一例であるPbS量子ドットの製造方法は、特許文献2に記載の方法を用いて製造することができる。PbS量子ドットは、三口フラスコに、鉛(Pb)前駆体溶液として、酸化鉛(II)、有機配位子(第一の配位子)としてオレイン酸、溶媒としてオクタデセン、を入れる。三口フラスコ内を窒素置換し、オイルバスにおいてPb前駆体溶液を90℃に加熱し、酸化鉛とオレイン酸とを反応させる。その後に、120℃まで加熱し、PbS量子ドットを生成、成長させることができる。また、硫黄(S)前駆体溶液として、ビストリメチルシリルスルフィドのオクタデセン溶液を別途調製する。120℃に加熱されたPb前躯体溶液中にS前駆体溶液を急速注入し、任意の温度条件下にて反応させることができる。ここで、生成する量子ドットのナノ粒子径は、反応時の温度条件に依存する。また、量子ドットのナノ粒子径を小さくするためには、反応時の温度は例えば常温近くまで低く設定することが好ましい。反応終了後、室温まで自然冷却し、極性溶媒として、メタノールもしくはアセトンを加えて遠心分離を行い、PbS粒子を沈殿させる。この上澄みを除去した後に、トルエンを添加しPbS粒子を再分散する洗浄を行う。この遠心分離と再分散の工程を複数回繰り返すことで過剰なオレイン酸や未反応物を除去し、最終的にオクタンなどの溶媒を加えることで、任意のナノ粒子径の量子ドットが分散した量子ドット分散液とすることができる。
量子ドット分散液が含有する配位子12は、ナノ粒子9に配位する配位子として働くと共に、立体障害となり易い分子構造を有しており、溶媒中にナノ粒子9を分散させる分散剤としての役割も果たす。第一の配位子12aは、ナノ粒子9の分散を向上する観点から、主鎖の炭素数が少なくとも6以上の配位子であることが望ましい。特にナノ粒子の凝集を低減するスペーサとして機能させる場合は、配位する第二のナノ粒子9bの径と同等以上の分子鎖長であることがより望ましい。ここで、分子鎖長は、分子中に枝分かれ構造がある場合は、主鎖の長さで判断する。分子鎖長の短い配位子は、そもそも有機溶媒系への分散が困難である。ここで、分散とは、粒子の沈降や濁りがない状態であることを言う。
本実施形態において、光電変換層作成用の量子ドット分散液は、第一の量子ドット4aを含むとともに、第二の量子ドット4bも一定以上の比率で含む。量子ドット分散液中の比率Nは、第一の光電変換素子では、好ましくは上記式(1)を満たし、より好ましくは上記式(2)を満たし、さらに好ましくは上記式(3)を満たす。また、第二の光電変換素子では、好ましくは上記式(2)を満たし、より好ましくは上記式(3)を満たす。
量子ドットを電極、基板等の上に付与することで光電変換層とすることができる。量子ドットとしてナノ粒子の集合体を含んで構成される光電変換層の製造方法は特に限定されない。オレイン酸のように分子鎖長が長い配位子(第一の配位子)で修飾された状態で溶媒中に分散されていると、量子ドットは凝集したバルク状となりにくい。量子ドット分散液を基板上に付与する手法は、特に限定はなく、量子ドット分散液を基板上に塗布する方法、基板を量子ドット分散液に浸漬する方法等が挙げられる。量子ドット分散液を基板上に塗布する方法としては、より具体的には、スピンコート法、キャット法、ディップコート法、ブレードコート法、スプレーコート法、インクジェット法、ディスペンサー法、スクリーン印刷法、凸版印刷法、凹版印刷法、等の液相法を用いることができる。特に、インクジェット法、ディスペンサー法、スクリーン印刷法、凸版印刷法、及び、凹版印刷法は、基板上の任意の位置に塗布膜をパターニングすることができる。
量子ドット分散液を基板上に付与した後、さらにその上に第一の配位子に比べ相対的に分子鎖長の短い第二の配位子溶液を付与することで配位子交換され、光電変換層を形成することができる。
第一の配位子12aが配位した量子ドット4が形成する膜は、隣接するナノ粒子9の間隔が大きく、光照射で発生するフォトキャリアの伝導性に乏しく、光電変換機能がきわめて低い。そこで相対的に分子鎖長の短い第二の配位子12bへ配位子交換が行われる。
量子ドット分散液の付与と、配位子交換とを繰り返し行うことで、量子ドットの集合体を有する光電変換層のひびやクラックの発生を低減し、電気伝導度を高め、光電変換層の厚みを厚くすることができる。過剰な配位子および量子ドットから脱離した配位子、残存した溶媒、その他不純物、などを除去するために、洗浄工程を有してもよい。具体的には、量子ドット集合体または光電変換層が形成された基板を、量子ドット分散液溶媒および配位子溶媒の少なくとも一方を塗布するか浸漬する。
光電変換層5と電極(第一電極層2、第二電極層7)との間には、電気特性の改良のために第一界面層3および第二界面層6を設けてよい。正孔を捕集する電極(正極)には、電子をブロックして正孔のみ伝導する層(電子ブロック層)を、電子を捕集する電極(負極)には、正孔をブロックして電子のみ伝導する層(ホールブロック層)を形成してよい。
電極2,7は、上部電極層及び下部電極層、第一電極層及び第二電極層等、一対の電極であってよい。電極2,7は導電性を有する任意の材料により形成することが可能である。電極の構成材料の例を挙げると、白金、金、銀、アルミニウム、クロム、ニッケル、銅、チタン、マグネシウム、カルシウム、バリウム、ナトリウム等の金属あるいはそれらの合金、酸化インジウムや酸化錫等の金属酸化物、あるいはその複合酸化物(例えばITO、IZO)、ポリアセチレン等の導電性高分子、金属粒子、カーボンブラック、フラーレン、カーボンナノチューブ等の導電性粒子をポリマーバインダー等のマトリクスに分散した導電性の複合材料などが挙げられる。なお、電極2,7の構成材料は、1種を単独で用いてもよく、2種以上を任意の組み合わせ及び比率で併用してもよい。
基板1の形状、構造、大きさ等については特に制限はなく、目的に応じて適宜選択する。基板1の構造は単層構造であってもよいし、積層構造であってもよい。基板1としては、例えば、ガラス、シリコン、ステンレス等の無機材料、樹脂や樹脂複合材料等からなる基板を用いることができる。シリコン基板である場合、集積回路が形成されていてもよい。また基板1上に、第一電極層2、絶縁膜等を備えていてもよく、その場合には基板1上の第一電極層2や絶縁膜上に量子ドット分散液が付与される。基板1は、シリコン等の基板上に配線層が形成された場合、それら配線層を含めて基板と呼ぶ。第一電極層2に接する、層間絶縁層がある場合、層間絶縁層を含めて基板と呼ぶ。
本実施形態に係る光電変換素子は、光電変換装置に用いられてよい。光電変換装置は、複数のレンズを有する光学系と、光学系を透過した光を受光する受光素子と、を有し、受光素子が光電変換素子を有する受光素子である。光電変換装置は、具体的には、デジタルスチルカメラ、デジタルビデオカメラであってよい。
[第一の量子ドット分散液、第二の量子ドット分散液の作製]
特許文献2の方法を用いて、第一の量子ドット分散液を作製した。具体的には、三口フラスコに、鉛(Pb)前駆体溶液として、酸化鉛(II)892mg、有機配位子(第一の配位子)としてオレイン酸28mL、溶媒としてオクタデセンを入れた。三口フラスコ内を窒素置換し、オイルバスにおいてPb前駆体溶液を90℃に加熱し、酸化鉛とオレイン酸とを反応させた。硫黄(S)前駆体溶液として、1.9mMビストリメチルシリルスルフィドのオクタデセン溶液を別途調製した。Pb前躯体溶液中にS前駆体溶液20mLを急速注入し、150℃にて反応させた、第一の量子ドットを得た。そして、第一の量子ドットを精製し、溶質濃度80mg/mlとなるようにオクタン溶媒に再分散させ、第一の量子ドット分散液を作製した。
各量子ドット分散液について、TEM観察によりそれぞれの分散液中のナノ粒子サイズを計測した。具体的には、TEM画像を二値化処理して、各粒子の面積を抽出し、その面積から円相当径を算出した。なお、TEM観察にはThermo Fisher Scientific社製Tecnai F20を用いた。図5(A)に本実施例にかかる第一の量子ドット分散液中のナノ粒子粒度分布を、図5(B)に第二の量子ドット分散液中のナノ粒子粒度分布をそれぞれ示す。その結果、第一の量子ドット分散液中のナノ粒子は円相当径で7.2nmを平均として(dL=7.2nm)、6.3nmから8.1nmの範囲で分布していることがわかった。また、第二の量子ドット分散液中のナノ粒子は円相当径で2.7nmを平均として(dS=2.7nm)、2.5nmから2.9nmの範囲で分布していることがわかった。尚、粒子径の平均は、粒度分布から個数基準の算術平均径として求めた。結果を表1に示す。
各分散液中のナノ粒子の粒子表面の評価も行った。まずSi基板上に製膜したTiO2膜上へ、各量子ドット分散液をスピンコートして量子ドット膜を形成した。その後、XPSを用いて各量子ドット膜最表面の結合エネルギーを測定した。なお、XPSには、アルバックファイ社製Quantera SXMを用いた。得られたXPSスペクトルのうち、Pb4f、S2Sに関するピーク積分強度から、第一の量子ドット膜を構成するナノ粒子表面の鉛原子:硫黄原子比率は1.0:1.0(X=1.0)と見積もられた。同様に第二の量子ドット膜を構成するナノ粒子表面の鉛原子:硫黄原子比率は2.1:1.0(X=2.1)であると見積もられた。結果を表1に示す。
第一の量子ドット分散液と第二の量子ドット分散液を任意の比率で混合した。具体的に、第二の量子ドット分散液を、第一の量子ドット分散液に対して、質量比0.1、0.2、0.5、1.0、1.6でそれぞれ混合した5種類の量子ドット分散液AからEを調整した。なおこれらを前述のTEM観察で得られた粒度分布結果を用いて、質量比から粒子数比へと換算することで、第一の量子ドット数に対する第二の量子ドット数の比率N=1.9、3.8、9.5、19.0、30.3の量子ドット分散液と言い換えることもできる。
図1に記載された光電変換素子を以下のように作製した。第一電極層2側の表面がシリコン酸化膜で絶縁された基板1を用意し、第一電極層2としてTiN膜を、第一界面層3として酸化チタン(TiO2)膜を、それぞれスパッタ法で形成した。
次に、光電変換素子AからEと比較素子について、半導体パラメータアナライザーを用いることで、光電変換素子の電気伝導性の比較評価を行った。まず、光電変換素子に光を照射しない状態で電極への印加電圧を-5Vから5Vの間で掃引し、暗状態でのI-V特性を取得した。+2Vのバイアスを印加した状態での電流値を暗電流の値Idとして採用した。
[第一の量子ドット分散液、第二の量子ドット分散液の作製]
オレイン酸添加量、反応温度を表3に示す通りに変更した以外は、実施例1と同様にして、第一の量子ドット分散液、第二の量子ドット分散液を作製した。
本実施例における各量子ドット分散液について、実施例1と同様にナノ粒子の粒度分布を評価した。図6(A)に本実施例にかかる第一の量子ドット分散液中のナノ粒子粒度分布を、図6(B)に第二の量子ドット分散液中のナノ粒子粒度分布をそれぞれ示す。この結果から、第一の量子ドット分散液中のナノ粒子は円相当径で3.2nmを平均として(dL=3.2nm)、3.0nmから3.5nmの範囲で分布していることがわかった。また、第二の量子ドット分散液中のナノ粒子は円相当径で2.6nmを平均として(dS=2.6nm)、2.3nmから2.9nmの範囲で分布していることがわかった。結果を表3に示す。
本実施例における各分散液中のナノ粒子の粒子表面の評価も、実施例1と同様な方法で行った。その結果、本実施例における第一の量子ドット膜を構成するナノ粒子表面の鉛原子:硫黄原子比率は1.8:1.0(X=1.8)であると見積もられた。また第二の量子ドット膜を構成するナノ粒子表面の鉛原子:硫黄原子比率は2.2:1.0(X=2.2)、であると見積もられた。結果を表3に示す。
本実施例においても、実施例1と同様に第一の量子ドット分散液と第二の量子ドット分散液を任意の比率で混合した。具体的に、第二の量子ドット分散液を、第一の量子ドット分散液に対して、質量比0.2、0.4、0.8、1.8、4.0でそれぞれ混合した5種類の量子ドット分散液FからJを調整した。なおこれらを前述の粒度分布結果を用いて、質量比から粒子数比へと換算することで、第一の量子ドット数に対する第二の量子ドット数の比率N=0.34、0.68、1.36、3.05、6.78の量子ドット分散液と言い換えることもできる。
調整した光電変換層作成用量子ドット分散液を用い、実施例1と同様にして光電変換素子を作製した。また比較素子として、第一の量子ドット分散液のみを用いた以外は同様にして、光電変換素子を作製した。
次に、光電変換素子FからJと比較素子について、実施例1と同様に、暗電流Id、可視域光電流IV、赤外域光電流IIRを測定し、SN比を算出した。なお、本実施例において、赤外域光電流IIRは940nmの波長の光を照射した場合の暗電流Idからの電流の増加分とした。表4に、結果を示す。なお、それぞれの値は、比較素子で得られた結果で規格化している。
Claims (8)
- 一対の電極と前記一対の電極の間に配されている光電変換層とを有する光電変換素子であって、
前記光電変換層は、第一の量子ドットと第二の量子ドットを含み、
前記第一の量子ドットと前記第二の量子ドットは、Pb原子とS原子を含むナノ粒子を有し、
前記第一の量子ドットが有する前記ナノ粒子の表面において、S原子数に対するPb原子数の比率Xは2未満であり、
前記第二の量子ドットが有する前記ナノ粒子の表面において、前記比率Xは2以上であり、
下記式(1)を満たすことを特徴とする光電変換素子。
0.68≦N≦3.05、又は、3.8≦N≦30.3 ・・・(1)
N:前記第一の量子ドットの数に対する前記第二の量子ドットの数の比率 - 前記一対の電極と、前記光電変換層との間に、界面層を有することを特徴とする請求項1に記載の光電変換素子。
- 前記界面層が電子ブロック層であり、前記電子ブロック層が、酸化モリブデンまたは酸化ニッケルを含むことを特徴とする請求項2に記載の光電変換素子。
- 前記界面層がホールブロック層であり、前記ホールブロック層が、酸化チタンまたはフラーレンを含むことを特徴とする請求項2に記載の光電変換素子。
- 前記第一の量子ドットが有するナノ粒子及び前記第二の量子ドットが有するナノ粒子は、その表面に配位子を有し、前記配位子は、エタンジチオール、ベンゼンジチオール、ジベンゼンジチオール、メルカプト安息香酸、ジカルボキシベンゼン、ベンゼンジアミンおよびジベンゼンジアミンから選択される少なくとも一種であることを特徴とする請求項1乃至4のいずれか一項に記載の光電変換素子。
- 前記第一の量子ドットが有するナノ粒子の粒子径は3.0nm以上であり、前記第二の量子ドットが有するナノ粒子の粒子径は3.0nm未満であることを特徴とする請求項1乃至5のいずれか一項に記載の光電変換素子。
- 光検出素子であることを特徴とする請求項1乃至6のいずれか一項に記載の光電変換素子。
- 複数のレンズを有する光学系と、前記光学系を透過した光を受光する受光素子と、を有し、前記受光素子が、請求項1乃至7のいずれか一項に記載の光電変換素子を有することを特徴とする光電変換装置。
