本発明の前駆体容器101では、容器圧力測定部41が弁(第一キャリアガス導入弁21または第一前駆体導出弁31)の近傍に配置されるため、貯留部10から圧力測定部41までの距離が近く、圧力損失の影響を低減させ、より正確な圧力の測定が可能となる。
貯留部10から圧力測定部41までの距離は、配管径、バルブの仕様、前駆体の蒸気圧等に応じて定めることができる。例えば貯留部10の前駆体を収容する空間の最上部から、圧力測定部41までの距離は、前駆体を収容する空間の高さの30%以下とすることができ、15%以下であることが好ましい。圧力測定部までの距離は、配管径が細くなるほど、また、前駆体の蒸気圧が低くなるほど、短くすることが好ましい。

容器圧力測定部41と装置側圧力測定部82との間に閉塞が生じた場合には、差圧が増大する。閉塞の要因としては、弁または配管の内部における前駆体の凝縮、変質、パーティクルの発生などが考えられることから、前駆体が安定的に供給できなくなるおそれや、これらの構成部材のメンテナンスや交換が必要となる恐れがある。したがって、所定の値以上に差圧が増大した場合には、警報を発するように設定してもよい。

図8に示す実施形態8にかかる供給システムは、実施形態7の供給システムにフィルター90が配置される構成である。フィルター90は、前駆体供給装置80側の配管に、前駆体に起因するパーティクル等が導出されることによってバルブの出流れ等の不具合を発生させる現象を防ぐ目的で、前駆体供給装置80の側に配置されることが多い。フィルター90に目詰まりが発生すると、前駆体容器105において正常に導出された前駆体の蒸気が、安定的に前駆体供給装置80に到達できなくなる。そこで、差圧検出部84において容器圧力測定部41と装置側圧力測定部82との間の差圧を検出し、差圧が所定の値以上に増大した場合には、フィルター90に目詰まりが発生したと判定することにより目詰まりを監視する監視部85を配置している。フィルター90に目詰まりが発生したと認定するための所定の差圧は、フィルターの仕様や固体材料の性質に応じて任意に定めることができる。監視部85では、前述の任意の差圧に到達したか否かにより目詰まりの有無を判定することに加え、目詰まりが発生した場合に警報を発する機能を備えることもできる。
