【発明の属する技術分野】
本発明は、基板処理装置および半導体装置の製造方法に関し、特に、MOCVD(Metal Organic Chemical Vapor Deposition )による薄膜形成技術に関し、例えば、MOCVD装置を使用してDRAM(Dynamic Random Access Memorry )のキャパシタ(Capacitor )の静電容量部(絶縁膜)の材料としての高誘電体薄膜を形成するのに利用して有効な技術に関する。

【従来の技術】
最近、DRAMのキャパシタの静電容量部を形成するのに、Ta2 O5 (五酸化タンタル)が使用されて来ている。Ta2 O5 は高い誘電率を持つため、微細面積で大きな静電容量を得るのに適している。そして、生産性や膜質等の観点からDRAMの製造方法においては、Ta2 O5 はMOCVD装置によって成膜することが要望されている。

Ta2 O5 の成膜に使用されるMOCVD装置は、半導体集積回路の一例であるDRAMが作り込まれる半導体ウエハ(以下、ウエハという。)を処理する処理室と、この処理室に一端が接続されたガス供給配管と、このガス供給配管の他端に接続されて液体原料を気化させる気化器と、この気化器に液体原料を供給する液体原料供給配管とを備えており、液体原料供給配管を介して気化器に液体原料を供給し、この液体原料を気化器において気化させ、気化させたガスを処理室にキャリアガスによって供給することにより処理室内のウエハにTa2 O5 膜を形成するように構成されている。

【発明が解決しようとする課題】
しかしながら、前記したMOCVD装置によるTa2 O5 の成膜技術においては、液体原料供給配管内に液体原料が残留するという問題点がある。この残留した液体原料は気化器の気化能力を不安定にさせたり、加熱されたガス供給配管内において分解することによって固化し配管の詰まりを引き起こしたりする。また、液体原料とキャリアガスとの混合比や、液体原料供給配管とキャリアガス供給配管の配管系の比率、それぞれの供給圧力の比率、それぞれの供給量の比率および液体原料温度とキャリアガス温度の温度差等によって気化能力が不安定になったり、条件設定が難しくなる。さらに、この気化能力の不安定性がどのような傾向を持つか観測する手段もなく、実際のガス量も認識せずに処理室内においてウエハを処理し、供給後の配管内の残留ガスも管理されていない。

本発明の目的は、前記した従来の技術の問題点である気化能力の不安定性および気化条件の設定の困難性および供給ガス量の実測なしでの処理室へのガス供給の問題点を解決し、液体原料を安定的に気化させてガスを処理室に安定的に供給することができる基板処理装置および半導体装置の製造方法を提供することにある。

【課題を解決するための手段】
本発明に係る基板処理装置は、基板を処理する処理室と、この処理室に一端が接続されたガス供給配管と、このガス供給配管の他端に接続されて液体原料を気化させる気化器と、この気化器に前記液体原料を供給する液体原料供給配管と、この液体原料供給配管にパージガスを供給するパージガス供給配管とを備えており、
前記ガス供給配管には圧力計が設けられていることを特徴とする。

また、半導体装置の製造方法は、液体原料供給配管を介して気化器に液体原料を供給し、この液体原料を前記気化器において気化させ、気化させたガスをガス供給配管を介して処理室内に供給することによって前記処理室内の基板を処理する半導体装置の製造方法において、
前記基板を処理した後に、前記液体原料供給配管内にパージガスを流して前記気化器、前記ガス供給配管を経由して、処理室外へ排出することで残留物を処理室外へ排出させて清浄化し、その後、前記ガス供給配管の内圧を計測し、この計測値と予め設定された清浄時の設定値とを比較することにより、残留ガスの有無を確認することを特徴とする。

前記した手段によれば、基板の処理後に、液体原料供給配管内にパージガスを流して液体原料供給配管内をガスパージすることにより、液体原料供給配管、気化器、ガス供給配管および処理室を清浄化することができるため、液体原料供給配管での異物の発生や、気化室およびガス供給配管での詰まり等の発生を防止することができる。

【発明の実施の形態】
以下、本発明の一実施の形態を図面に即して説明する。

本実施の形態において、本発明に係る基板処理装置はMOCVD装置として構成されており、このMOCVD装置は本発明の半導体装置の製造方法であるDRAMの製造方法におけるキャパシタの静電容量部のTa2 O5 膜を成膜する工程(以下、キャパシタ形成工程という。)に使用されている。

図1に示されているように、MOCVD装置10は処理室11を形成したチャンバ12を備えており、チャンバ12は枚葉式コールドウオール形減圧CVD装置として構成されている。チャンバ12の下部には処理室11を排気するための排気口13が開設されており、チャンバ12の上部には処理室11に酸素(O2 )ガスを供給するためのガス供給口14が開設されている。チャンバ12の底壁には支持軸15が処理室11に回転自在かつ昇降自在に挿通されており、支持軸15は図示しない駆動装置によって回転かつ昇降されるように構成されている。支持軸15の処理室11における上面には被処理基板であるウエハ1を保持するためのサセプタ16が配置されている。支持軸15の上端部の内部にはヒータ17がサセプタ16に保持されたウエハ1を均一に加熱するように装備されている。チャンバ12の側壁の一部にはウエハ1を出し入れするためのウエハ搬入搬出口18が開設されており、ウエハ搬入搬出口18はゲート19によって開閉されるようになっている。

チャンバ12の天井壁には原料ガスを処理室11へ供給するためのガス供給口20が開設されており、ガス供給口20にはガス供給配管21の一端が接続されている。ガス供給配管21の他端には液体原料を気化させるための気化器30が接続されている。ガス供給配管21の全長にはガス供給配管21を加熱する配管ヒータ22が敷設されており、ガス供給配管21の途中には流通ガスの流量を計測する流量計23および流通ガスの圧力を計測する圧力計24がチャンバ12側から順に介設されている。圧力計24とガス供給配管21との間には開閉弁25が介設されている。

気化器30は気化室31を形成したチャンバ32を備えており、チャンバ32は壁体に内蔵されたカートリッジヒータ33によって加熱されるようになっている。チャンバ32の下壁の中心線上にはガス導出口34が気化室31に連通するように開設されており、ガス導出口34にはガス供給配管21が接続されている。チャンバ32の気化室31の上側には原料液体の流量を調整する可変流量制御弁35が設置されている。可変流量制御弁35は気化室31の上側に形成された弁通路36と、弁通路36と気化室31との隔壁に弁通路36と気化室31とを連通させるように開設された弁口37と、弁通路36の弁口37との対向位置に摺動自在に挿入された弁体38と、弁体38を進退させる駆動装置39とを備えており、駆動装置39をコントローラ40によって制御して弁体38を進退させることにより液体の流量を調整するように構成されている。

気化器30の弁通路36には一端が液体原料を供給する液体原料供給源41に接続された液体原料供給配管42の他端が接続されており、液体原料供給配管42の途中には上流側開閉弁43、液体流量計44および下流側開閉弁45が液体原料供給源41側から順に介設されている。液体原料供給配管42の下流側開閉弁45の下流側には一端がパージガスを供給するパージガス供給源46に接続されたパージガス供給配管47の他端が接続されており、パージガス供給配管47の途中には開閉弁48が介設されている。

また、気化器30のチャンバ32の側壁にはガス導入口49が気化室31に連通するように開設されており、ガス導入口49には一端がキャリアガスを供給するキャリアガス供給源50に接続されたキャリアガス供給配管51の他端が接続されている。キャリアガス供給配管51の途中には可変流量制御弁52が介設されている。

次に、以上の構成に係るMOCVD装置10が使用されるDRAMの製造方法におけるキャパシタ形成工程を説明する。

本実施の形態において、キャパシタの静電容量部はTa2 O5 膜によって形成される。しだがって、MOCVD装置10の処理室11に搬入されるウエハ1には、キャパシタの静電容量部を形成する前の所定のパターンが形成されている。そして、液体原料供給源41にはTa(OC2 H5 )5 (ペンタ・エトキシ・タンタル。以下、PETaという。)が液体原料として貯溜される。

所定のパターンが形成されたウエハ1は図示しないハンドリング装置によって保持されて、ゲート19が開放されたウエハ搬入搬出口18から処理室11に搬入されるとともに、サセプタ16の上に受け渡される。

サセプタ16に受け渡されたウエハ1はヒータ17によって所定の温度に加熱され、支持軸15によって回転される。処理室11は排気口13に接続された真空ポンプ(図示せず)によって、所定の圧力に排気される。処理室11が所定の圧力に安定すると、図1に二点鎖線矢印で示されているように、ガス供給口14から酸素ガス60が供給される。

液体原料供給配管42の上流側開閉弁43および下流側開閉弁45が開かれることにより、実線矢印で示されているように、液体原料としてのPETa61が液体原料供給源41から液体原料供給配管42を通じて気化器30の弁通路36に供給される。気化器30の弁通路36に供給されたPETa61は弁口37から気化室31へ、可変流量制御弁35の弁体38の開度が規定する流量をもって噴出する。弁口37から噴出する際に、PETa61は微粒化して噴霧する状態になる。噴霧状態になったPETa61は気化器30に内蔵されたカートリッジヒータ33によって加熱されることにより効果的に気化して、図1に破線矢印で示されているように原料ガス62になる。

一方、図1に一点鎖線矢印で示されているように、気化室31にはキャリアガス63がキャリアガス供給源50からキャリアガス供給配管51およびガス導入口49を通じて導入される。このキャリアガス63の流量は可変流量制御弁52によって制御され、また、キャリアガス63は予め暖められる。例えば、キャリアガス63としてはN2 (窒素)ガス等の不活性ガスが使用される。

気化室31においてPETa61が気化して構成された原料ガス62はガス導入口49から気化室31へ導入されるキャリアガス63と混合し、気化室31のガス導出口34からガス供給配管21に導出し、配管ヒータ22によって加熱されながらガス供給配管21を流通して、処理室11にガス供給口20から流入する。原料ガス62とキャリアガス63との混合ガスの流量は流量計23によって計測され、この流量計23の計測値に基づいて、液体原料用の可変流量制御弁35およびキャリアガス用の可変流量制御弁52が制御される。

また、気化室31と処理室11とを繋いで原料ガス62とキャリアガス63との混合ガスを処理室11に供給するガス供給配管21は配管ヒータ22によって、配管内圧力(1500Pa)に対する気化温度(150℃)以上で、しかも、ガス供給配管21および流量計23の耐熱温度(180℃)および原料ガスの分解温度以下に加熱される。すなわち、本実施の形態においては、ガス供給配管21の温度は150℃〜180℃に維持される。

処理室11に流入したPETaの気化ガスである原料ガス62は充分に気化しているため、ウエハ1の上でTa2 O5 となってサセプタ16に保持されて加熱されたウエハ1の上に熱CVD反応によって堆積する。この堆積により、ウエハ1の表面にはTa2 O5 膜2が形成される。

Ta2 O5 膜の形成処理条件は次の通りである。成膜温度は350〜500℃、圧力は15〜300Pa、キャリアガスの流量は0.1〜1SLM(スタンダード・リットル・毎分)、圧送ガス圧力は0.05〜0.3MPa、原料ガスの流量は0.01〜0.5ccm(立方センチメートル毎分)。

Ta2 O5 膜の形成処理について予め設定された時間が経過すると、気化器30の可変流量制御弁35、液体原料供給配管42の下流側開閉弁45およびキャリアガス供給配管51の可変流量制御弁35が閉じられることにより、PETa61およびキャリアガス63の供給が停止される。

以上のようにしてTa2 O5 膜2を形成されたウエハ1はハンドリング装置によって処理室11から搬出される。

図2に示されているように、ウエハ1が処理室11から搬出されると、パージガス供給配管47の開閉弁48および気化器30の可変流量制御弁35が開かれることにより、図2に波線矢印で示されているように、パージガス供給源46のパージガス64が液体原料供給配管42、気化器30の弁通路36、弁口37、気化室31、ガス供給配管21およびガス供給口20を経由して処理室11に流通され、排気口13から排出される。成膜処理後に残留したPETa61、原料ガス62およびキャリアガス63がこのパージガス64の流通によって押し流されるため、液体原料供給配管42、気化器30の弁通路36、弁口37、気化室31、ガス供給配管21、ガス供給口22および処理室11は清浄化されることになる。例えば、パージガス64としては、窒素ガス等の不活性ガスが使用される。

パージガス64による清浄化ステップが終了した後に、図2に示されているように、ガス供給配管21に接続された圧力計24の開閉弁25が開かれることにより、ガス供給配管21の内圧が計測される。そして、この現在の計測値と予め設定された清浄時の設定値とを比較することにより、残留ガスの有無が確認される。この確認ステップにおいて、残留ガスが「有る」と判定された場合には清浄化ステップが繰り返され、残留ガスが「無い」と判定された場合には次回の成膜ステップに進むことになる。

以降、前述した作業が繰り返されることにより、ウエハ1にTa2 O5 膜2が形成処理されて行く。

前記実施の形態によれば、次の効果が得られる。

1) 成膜処理後にパージガスを流して液体原料供給配管、気化器の弁通路、弁口、気化室、ガス供給配管、ガス供給口および処理室を清浄化することにより、液体原料供給配管での異物の発生や、気化器およびガス供給配管での詰まり等の発生を防止することができるため、気化器の気化能力を安定ないしは向上させることができる。

2) ガス供給配管の内圧を圧力計によって計測することにより、ガス供給配管、気化器および液体原料供給配管等の現在の状況をオンタイムで観測することができるため、異常発生に対して迅速に対処することができる。

3) 前記1)および2)により、MOCVD装置の成膜安定性および耐久性を高めることができる。

4) 成膜処理後にパージガスを流して液体原料供給配管、気化器の弁通路、弁口、気化室、ガス供給配管、ガス供給口および処理室を清浄化することにより、液体原料供給配管での異物の発生や、気化器およびガス供給配管での詰まり等の発生を防止することができるため、処理室において形成される成膜の膜質やその他の品質および信頼性を高めることができる。

以上本発明者によってなされた発明を実施の形態に基づき具体的に説明したが、本発明は前記実施の形態に限定されるものではなく、その要旨を逸脱しない範囲で種々に変更が可能であることはいうまでもない。

例えば、液体原料としては、PETaを使用するに限らず、Nb 2 O5 (五酸化ニオブ)を成膜するためのNb(OC2 H5 )5 (ペンタ・エトキシ・ニオブ)、TiOx(チタンオキサイド)を成膜するためのTi(OC3 H7 )4 (テトラ・イソプロピル・チタン)、ZrO2 (二酸化ジルコニウム)を成膜するためのZr(OC4 H9 )4 (テトラ・ブトキシ・ジルコニウム)、HfO2 (二酸化ハウフニウム)を成膜するためのHf(OC4 H9 )4 (テトラ・ブトキシ・ハウフニウム)等を使用してもよい。

また、DRAMの製造方法におけるキャパシタ形成工程に適用した場合について説明したが、それに限定されるものではなく、FRAM(ferro electricRAM)のキャパシタ形成のためのPZT(PbZrTiO3 )あるいはイリジウム、ルテニウム、銅等の金属膜およびそれらの金属酸化膜の成膜技術にも適用することができる。

前記実施の形態においては、ウエハを処理室から搬出した後に、パージガスを流して清浄化する場合について説明したが、パージガスはウエハを処理室から搬出する前に流してもよい。ウエハ搬出前にパージガスを流す場合には図2に想像線で示されているように、処理室11を迂回する迂回配管26を敷設することが望ましい。
