図3は、エキスパンドリング14によって拡張途中の環状部領域3Bの形状を示したウェーハユニット2の要部縦断面図である。後述するが、エキスパンドリング14による環状部領域3Bの拡張に先立って、ノズル22から冷却室16の室内空間17に供給された、例えば-20~-40℃の冷気20によって室内空間17が冷却される。これにより、ダイシングテープ3が脆性化されてダイシングテープ3のバネ定数が常温時と比較して大きくなっている。この状態でダイシングテープ3の環状部領域3Bがエキスパンドリング14によって拡張されるので、チップサイズが小チップの場合でも個々のチップに分割することが可能となっている。冷気20によって冷却された環状部領域3Bの温度は、不図示の放射温度計にて計測してもよい。また、冷気20の温度と冷気20の供給時間とに基づいた環状部領域3Bの温度変化データを予め実測しておき、この温度変化データに基づいて冷気20の供給時間を制御してもよい。

図1に示すノズル22は、冷却室16の室内において、ダイシングテープ3の環状部領域3Bに向けて配置されている。これにより、環状部領域3Bが冷気20によって効率よく冷却される。また、冷気供給部24は、吸引した外気を零下に冷却する熱交換器を備えており、熱交換器によって冷却された冷気20が配管25を介してノズル22に供給される。なお、図1では、冷気供給部24を冷却室16の室外に配置しているが、冷却室16の室内に配置してもよい。この場合、冷気供給部24は、室内空間17の冷却された室内エアを冷却するので、熱交換器にかかる負荷を小さくすることができる。

図1の如く、ダイシングテープ3の拡張状態を保持する拡張保持リング18は、ダイシングテープ3におけるウェーハ1の貼付面と反対側の裏面側に配置される。また、拡張保持リング18は、外径がフレーム4の内径(350mm)よりも小さく、内径がエキスパンドリング14の外径よりも大きい本体リング32と、本体リング32の外周部に装着されて、外径(351.3mm)がフレーム4の内径(350mm)よりも大きい弾性変形可能なリング状の嵌合部26と、を有する。嵌合部26の材質として、零下の環境下で脆性化するPP(polypropylene:ポリプロピレン)を例示する。なお、嵌合部26の材質は、PPに限定されるものではないが、少なくとも零下では脆性化し、常温環境下では弾性を備える材質であることが好ましい。

ハロゲンランプ28は、ハロゲンランプ電源34から供給される電力によって点灯し放熱する。また、ハロゲンランプ28の外側には、リフレクタ36がハロゲンランプ28に近接して配置される。これにより、嵌合部26は、ハロゲンランプ28からの直射熱とリフレクタ36で反射された反射熱とによって常温を超えた温度に加温される。拡張保持リング18は、嵌合部26の温度が常温を超えた温度、例えば20℃を超えた温度に昇温された後に待機位置から上昇され、ダイシングテープ3の拡張状態を保持する。なお、ハロゲンランプ28によって加温された嵌合部26の温度は、不図示の放射温度計にて計測してもよい。また、ハロゲンランプ28の点灯時間に基づいた嵌合部26の温度変化データを予め実測しておき、その温度変化データに基づいてハロゲンランプ28の点灯時間を制御してもよい。

拡張保持リング移動機構38によって拡張保持リング18が上昇されると、ハロゲンランプ28によって常温を超えた温度に加温された嵌合部26が、フレーム4の下面に当接する。このとき、嵌合部26は脆性状態から弾性状態に回復しているので、継続する拡張保持リング18の上昇移動により、フレーム4の内周面に押されて弾性変形しながら上昇する。そして、嵌合部26が、フレーム4の内周面を通過した位置で拡張保持リング18の上昇が停止される。これによって、弾性状態に回復された嵌合部26が図4、図5の如く嵌合位置でフレーム4の表面4Aに嵌合される。なお、拡張保持リング18を固定して、ダイシングテープ3側を拡張保持リング18に近づける方向に移動させてもよい。すなわち、嵌合部26をフレーム4の表面4Aに嵌合させる場合には、拡張保持リング18をダイシングテープ3に対して相対的に近づく方向に移動させればよい。
