Description
‐ 照射位置に被検査物を保持する被検査物ホルダと、
‐ 荷電粒子ビームを生成し、それを被検査物に照射するために方向づける粒子光学カラムと、
‐ 前記ビームによる照射に応答して前記被検査物から放出される放射流を検出する検出器と、
が設けられている。
本発明は、このような荷電粒子顕微鏡の使用方法にも関する。
‐ SEMでは、スキャニング電子ビームによる被検査物の照射は、二次電子、後方散乱電子、X線及び陰極ルミネッセンス(赤外線、可視及び/又は紫外光子)の形での、被検査物からの「補助」放射の放出を引き起こし、例えば、この放出放射の1つ以上の成分が検出され、画像蓄積の目的で用いられる。
‐ TEMでは、被検査物を照射するのに用いられる電子ビームは、被検査物を貫通するのに十分なエネルギーを有するように選択される(そのために、被検査物は通常SEM被検査物の場合よりも一般に薄い)。被検査物から放出される透過電子は像を生成するために用いられる。このようなTEMを走査モードで動作させると(STEMになり)、照射電子ビームの走査動作中に当該の画像が蓄積される。

‐ 粒子光学カラムは、
・ショットキー電子源又はイオンガンなどの放射源と、
・光源からの「生の」放射ビームを操作する働きをし、それを用いて、収束、収差軽減、トリミング(開口によって)、フィルタリングなどの特定の操作を実行する照射器と、を有する。照射器は、原則的に1つ又は複数(荷電粒子)レンズを含み、他のタイプの(粒子)光学構成要素も含むことができる。必要な場合には、照射器は、その出射ビームが調査される被検査物を横切って走査運動を行うように呼び出されうる偏向器システムを備えることができる。
− 被検査物ホルダは、
検査中の被検査物が保持され、位置決めされる(例えば、傾斜され、回転される)。必要な場合には、このホルダは、被検査物に対してビームの走査運動を行わせるように移動されうる。一般に、そのような被検査物ホルダは、位置決めシステムに接続される。
− (照射を受けている被検査物からの放射の放出を検出するための)検出器は、
実質的に一体型又は複合型/分散型でありえ、検出される放射に依存して種々の異なる形態をとりうる。例えば、フォトダイオード、CMOS検出器、CCD検出器、光電池、(シリコンドリフト検出器及びSi(Li)検出器のような)X線検出器などが含まれる。一般に、CPMはいくつかの異なる種類の検出器を含み、それらから選択されたものが異なる状況で呼び出される。

‐ 前述の点の延長として、CPMに現位置スパッタモジュール(ステーション/ベイ)を有することで、試料の品質管理と再加工が大幅に容易になる。スパッタコーティングの後に、現位置スパッタモジュールの試料は、真空を破ることなく、容易に照射位置に戻され画像化される。前記の画像化に基づいて、コーティング処理が、何らかの方法で基準を満たしていないと判断された場合、試料は、再び真空を破ることなく、再加工のために現位置スパッタモジュールに容易に戻される。
‐ 低温で作成、処理、保存する必要がある低温試料又はクライオ試料では、ワークフローを大幅に簡素化し、異なる環境間の試料転送数を最小限に抑えることができれば、試料劣化のリスクを低減できる。現位置スパッタモジュールをCPMに備えることは、この点で非常に有益である。

図2は、図1のCPMの変形例を示しており、この場合、いわゆるFIB−SEMである。これは、前述の電子光学カラム1に加えてイオン光学カラム31を含む点を除いて、図1の装置と略同じである。電子カラム1と同様に、イオンカラム31は、(例えばクヌーセンセルなどの)イオン源39、及び、結像光学系32を含み、これらは、イオン光軸33’に沿ってイオンビーム33を生成/誘導する。ホルダ7上の被検査物への容易なアクセスを助けるために、イオン軸33’は電子軸3’に対して傾斜している。
本発明の現位置マグネトロンスパッタ堆積モジュールを使用してTEM薄片を作成する特定の例では、バルク被検査物(の特定の面)は、画像化の改善のために(コントラスト強調及び帯電防止層)、約1~10nmの金属(例えばCr又はAu)でまず被覆される。前記面の適切な画像が得られると、薄片が、FIBを用いてその面から切り取られる。帯電作用を抑制するために、さらに1~5nmの金属が薄片上に堆積される。このような堆積は、(典型的には)例えば、約1~10nm/分のオーダーの堆積速度で行うことができるが、これは任意である。堆積モジュール内のスパッタガス圧力は、通常、約0.1〜100Paの範囲であり、典型的なプロセスガスはアルゴンである。プラズマ生成電圧は、通常、約20~2000Vの範囲であり、典型的な電流は約1〜1000mAの範囲である。マグネトロンは、加熱を制御するために、必要な場合には冷却される。
以下は、本発明の現位置マグネトロンスパッタ堆積モジュールが採用されうる、様々な例示的状況の非包括的リストである。
‐ 絶縁ウェーハ試料に対する約2〜5nmのCrの堆積は、帯電作用を抑え、良好な後方散乱画像を与えることができる。
‐ 氷汚染傾向のある低温試料(例えば、ガラス化生物学的試料)の場合、約1~10nmの厚さの金属コーティングは画像化性能を改善する。
‐ 繊細な空気に敏感な薄片/試料を酸化/腐食から保護し、隔離するためにパッシベーション層を堆積することができる。
‐ フォトニクス試料において、本発明を光活性層の現位置堆積に用いることができる。
‐ 例えば、ナノポリマーフィルムを作製するために、有機材料をスパッタすることができる。
‐ 例えば、セラミック又はガラス層を形成するために、無機材料をスパッタすることができる。
‐ 他の層のより良好な堆積を促進するために、薄いシード層がデバイス上に堆積されうる。
‐ 本発明は、ナノ層積層体を構築するための高品質低温堆積を可能にする、多層試料の現位置製造方法を提供する。
Claims (11)
- 真空チャンバを備えた荷電粒子顕微鏡であって、前記真空チャンバには、
‐ 照射位置で被検査物を保持する被検査物ホルダと、
‐ 荷電粒子のビームを生成し、それを前記被検査物に照射するために方向づける粒子光学カラムと、
‐ 前記ビームによる照射に応答して前記被検査物から放出される放射流を検出する検出器と、
‐ 試料が堆積位置にある場合に前記被検査物の少なくとも一部を含む前記試料上に、ターゲット材料のベーパー流を生成するためのマグネトロンスパッタ源を有する現位置マグネトロンスパッタ堆積モジュールであって、照射位置及び堆積位置は、前記真空チャンバ内において離れている、現位置マグネトロンスパッタ堆積モジュールと、
‐ 前記照射位置と前記堆積位置との間で、前記試料を移動させるように構成されたステージと、を備える、ことを特徴とする顕微鏡。 - 前記堆積モジュールは、前記堆積位置に表れる前記ベーパー流のフットプリントを制限するために、前記スパッタ源と前記堆積位置との間に配置された制限開口を備えている、請求項1に記載の顕微鏡。
- 前記堆積モジュールは、前記ベーパー流の前記真空チャンバへの移動を抑制するために、前記堆積位置の周囲にスカートを備えている、請求項1又は2に記載の顕微鏡。
- 前記堆積モジュールは管状部材を備え、前記管状部材は、
‐ 前記スパッタ源が前記管状部材の第1の端部の近傍に配置され、
‐ 前記堆積位置が前記管状部材の反対側の第2の端部の近傍に配置される、
ように構成されている、請求項1乃至3のいずれか1項記載の顕微鏡。 - ‐ 電子ビームを生成し、それを前記被検査物に照射するために方向づける電子光学カラムと、
‐ イオンビームを生成し、それを前記被検査物に照射するために方向づけるイオン光学カラムと、
を有するデュアルビーム顕微鏡である、請求項1乃至4のいずれか1項記載の顕微鏡。 - 前記堆積モジュールは、使用されていないときに格納可能であるように構成されている、請求項1乃至5のいずれか1項に記載の顕微鏡。
- 真空チャンバを備えた荷電粒子顕微鏡を使用する方法であって、前記真空チャンバには、
‐ 照射位置で被検査物を保持する被検査物ホルダと、
‐ 荷電粒子ビームを生成し、それを前記被検査物に照射するために方向づける粒子光学カラムと、
‐ 前記ビームによる照射に応答して前記被検査物から放出される放射流を検出する検出器と、
‐ 試料が堆積位置にある場合に前記被検査物の少なくとも一部を含む前記試料上に、ターゲット材料のベーパー流を生成するためのマグネトロンスパッタ源を有する現位置マグネトロンスパッタ堆積モジュールであって、照射位置及び堆積位置は、前記真空チャンバ内において離れている、現位置マグネトロンスパッタ堆積モジュールと、
‐ 前記照射位置と前記堆積位置との間で、前記試料を移動させるように構成されたステージと、が設けられており、
‐ 前記荷電粒子ビームを前記照射位置の前記被検査物を照射するために使用するステップと、
‐ 前記照射位置から前記堆積モジュールの離れた堆積位置へと前記試料を移動するためにステージを使用するステップと、
‐ 前記試料上に前記ターゲット材料の層を堆積するために前記堆積モジュールを使用するステップと、を含むことを特徴とする、方法。 - 前記ターゲット材料が前記試料上に堆積された後、前記試料の調査のために、前記照射位置へ前記試料を戻すために前記ステージが使用される、請求項7に記載の方法。
- 前記顕微鏡は二重ビーム顕微鏡であり、前記二重ビーム顕微鏡は、
‐ 電子ビームを生成し、それを前記被検査物に照射するために方向づける電子光学カラムと、
‐ イオンビームを生成し、それを前記被検査物に照射するために方向づけるイオン光学カラムと、を備え、
前記方法は、前記照射位置において実行される、
‐ 前記被検査物の画像を形成するために前記電子ビームを使用するステップと、
‐ 前記被検査物から試料を切り出すために前記イオンビームを使用するステップと、を含み、
前記試料は、後に前記堆積位置へ前記ステージによって移動される、請求項7又は8記載の方法。 - スパッタガスが、前記堆積モジュール内で、特に前記スパッタ源の近傍に投与される、請求項7乃至9いずれか1項記載の方法。
- スパッタガスが、前記真空チャンバの内部に全体的に投与される、請求項7乃至9いずれか1項記載の方法。
