Description
InP系またはSi系のいずれの光集積回路にあってもフレキシブル化は、実現されていない。
なお、有機半導体を用いた有機薄膜トランジスタ(OTFT:Organic Thin Film Transistor)では、フレキシブル化、軽量化などが図られている(例えば特許文献2)。
また、非特許文献1には、有機トランジスタを用いたフレキシブル電子デバイスが発表されている。
図1は、本発明の一実施形態に係る有機薄膜光集積回路の構成を示す図である。本実施形態の有機薄膜光集積回路は、従来のInP,Siに次ぐ新しいプラットフォームとして、有機薄膜フィルムを用いたものである。本実施形態は、有機薄膜フィルムにモノリシック集積技術により形成した例である。
図1に示すように、有機薄膜光集積回路(Organic Thin Film Photonic Integrated Circuits)1は、可撓性を有する有機薄膜フィルム(Organic Thin Film)2と、有機薄膜フィルム2上に、モノリシック集積技術により形成された光導波路(Waveguide)10と、受光器(Detector)20と、変調器(Modulator)30と、光スイッチ(Optical Switch)40と、金属グレーティングカプラ(Metal Grating coupler)50と、を備える。
有機薄膜光集積回路1は、厚さ数μmの有機薄膜フィルム2上に、光源以外の光機能素子(ここでは、光導波路10、受光器20、変調器30および光スイッチ40)全てを一括集積する。
図2は、有機薄膜光集積回路1の有機薄膜フィルム2にモノリシック集積技術により形成された光導波路10の構造を示す断面図である。
図2に示すように、光導波路10は、有機材料としてポリマー(ポリマー膜)からなるクラッド層(屈折率n1:〜1.34)11と、クラッド層21に埋め込まれたポリマーからなるコア層(屈折率n2:〜1.49 ただしn2>n1 以下同様。)12と、を有する光伝送路である。なお、図2では、有機薄膜フィルム2の裏面に剥離用ポリイミド材料101(図7参照)が残されている例を示している。
コア層12には、低損失ポリマー導波路やプラスチックファイバのために作られた有機材料であるPMMA(屈折率n2:〜1.49)を用いる。
本実施形態では、有機薄膜フィルム2の有機材料として屈折率の異なる2つのポリマーを用いている。すなわち、有機薄膜フィルム2のポリマーとしてコア層12に屈折率(屈折率n2:〜1.49)のPMMAとクラッド層11に屈折率(屈折率n1:〜1.34)のCytopとを組み合わせている。ちなみに、Cytopは、シリコン基板全体を覆う保護層やスピンコート用のフッ素系高分子溶液としてスピンコートした保護膜として用いられていた。
光導波路10は、屈折率が高いコア層12を屈折率が低いクラッド層11が取り囲んだ埋め込み型構造であり、入射した光はコア層12とクラッド層11との界面で反射しながら光導波路10中を伝播する。
有機薄膜光集積回路1における伝送路は、Siベースの光導波路に比べ、屈折率差が小さいので、光導波路10の最小曲率半径は200μm位となる。
図3は、有機薄膜光集積回路1の有機薄膜フィルム2にモノリシック集積技術により形成された受光器20の構造を示す断面図である。
図3に示すように、受光器20は、有機材料としてポリマー(ポリマー膜)からなる下部クラッド層(屈折率n1:〜1.34)21と、下部クラッド層21上の機能性領域60(所定領域)に2次元配置された2次元系材料22と、2次元系材料22の2次元平面上に積層されたコア層(屈折率n2:〜1.49)23と、コア層23を埋め込んで積層されたポリマーからなる上部クラッド層(屈折率n1:〜1.34)24と、コア層23を挟む第1電極25および第2電極26(一対の電極)と、を有する。なお、図2では、有機薄膜フィルム2の裏面に剥離用ポリイミド材料101(図7参照)が残されている例を示している。
コア層23は、PMMAからなるポリマー材料である。
第1電極25は、Ti金属、第2電極26は、Pd金属からなる。または、第1電極25と第2電極26は、いずれもAu金属またはAu合金からなる。第1電極25と第2電極26の金属材料を異ならせると、両電極間のフェルミレベルが異なるので低電圧駆動が可能になる。
なお、本明細書では説明の便宜上、2次元系材料22と表記しているが、2次元機能性原子・分子薄膜、2次元結晶、2次元物質などと呼称してもよい。
本実施形態では、受光器20の光吸収層として2次元系材料22であるグラフェン(詳細後記)を用いる。グラフェンは、その優れた電気伝導特性からトランジスタなどへの応用が期待されているが、受光器20の観点から見ても、高感度・低暗電流を実現できる材料である。
また、グラフェンは、他の2次元系材料にはない特徴として、可視光から赤外領域が透明であることが挙げられる。
2次元系材料22について述べる。
有機薄膜フィルム2にモノリシック集積技術により光機能素子を形成する場合、有機材料だけを用いて、この有機材料に光機能性を持たせることは困難である。そこで本発明者らは、有機薄膜フィルム2の機能性領域60に2次元系材料22を2次元配置することで、有機薄膜フィルム2に機能性を持たせ、2次元系材料22の2次元平面上に光機能素子をモノリシック集積技術により作製することを見出した。
グラフェンは、炭素原子のsp2結合によって形成されたハチの巣状の原子層1層のシート構造である。グラフェンは、高キャリア移動度、光波長無依存性(高い透明度)、高光非線形性など独自の利点を有する。グラフェンは、炭素原子のみで構成された六角形のセル構造のみならず、六角形のセルに対してある種の置換基/官能基が結合されていてもよいし、あるいは、酸化グラフェンのような前駆体もまた存在していてもよい。本実施形態では、グラフェンが有機薄膜フィルム2の機能性領域60に、長さ方向および幅方向に、2次元配置されている。さらに、グラフェンは、単層グラフェンのみでなく2層以上の複数層のグラフェンでもよい。
グラフェン以外の2次元系材料22としては、フォスフォレン(原子層黒リン)、遷移金属ダイカルコゲナイド(MoS2、WS2、WSe2など)が挙げられる。ただし、フォスフォレンや二硫化モリブデン(MoS2)は、バンドギャップと高いキャリア移動度を持つ半導体の性質を有する。ここで、有機薄膜光集積回路1(光デバイス)は、半導体の性質は必要ではない。
ちなみに、グラフェン、MoS2、WS2は、光デバイスとしての報告例は、高い移動度を利用することであった。グラフェンは、これらの中で最も高い移動度を持つもののバンドギャップがない(オフすることができない)ので、移動度はグラフェンよりも小さいがバンドギャップのあるMoS2、WS2を利用していた。このため光デバイスとしての報告例は、高い移動度に関してののみであり、波長帯に着目された報告例はなかった
図4は、有機薄膜光集積回路1の有機薄膜フィルム2にモノリシック集積技術により形成された変調器30の構造を示す断面図である。
図4に示すように、変調器30は、Cytop(屈折率n1:〜1.34)からなる下部クラッド層(屈折率n1:〜1.34)21と、下部クラッド層21に埋め込まれたAu金属またはAu合金からなる下部電極31と、下部クラッド層21上の機能性領域60に配置されたグラフェンからなる2次元系材料22と、2次元系材料22上に積層されたPMMAからなるコア層(屈折率n2:〜1.49)23と、コア層23を埋め込んで積層されたCytop(屈折率n1:〜1.34)からなる上部クラッド層(屈折率n1:〜1.34)24と、Ti/Au金属からなる第1電極25と、Ti/Au金属からなる第2電極26と、を有する。なお、図4では、有機薄膜フィルム2の裏面に剥離用ポリイミド材料101(図7参照)が残されている例を示している。
Cytop(登録商標)は、耐圧性に優れた有機材料(1−3MV/cm)であり、光伝送路のクラッド層(例えば図2の光導波路10のクラッド層11)としての効果に加えて、有効な絶縁膜としての役割も担う。
図5は、有機薄膜光集積回路1の有機薄膜フィルム2にモノリシック集積技術により形成された光スイッチ40の構造を示す断面図である。
図5に示すように、光スイッチ40は、Cytop(屈折率n1:〜1.34)からなるクラッド層(屈折率n1:〜1.34)11と、クラッド層11に埋め込まれたPMMAからなる第1コア層(屈折率n2:〜1.49)41と、第1コア層41と並列にクラッド層11に埋め込まれたPMMAからなる第2コア層(屈折率n2:〜1.49)42と、第1コア層41の上部を覆うTi/Au金属からなる金属薄膜ヒータ43aとその第1電極パッド43と、第2コア層42の上部を覆うTi/Au金属からなる金属薄膜ヒータ44aとその第2電極パッド44と、を有する。なお、図5では、有機薄膜フィルム2の裏面に剥離用ポリイミド材料101(図7参照)が残されている例を示している。
光スイッチ40のクラッド層11は、図2の光導波路10のクラッド層(屈折率n1:〜1.34)11、および、図3および図4の下部クラッド層21および上部クラッド層24と同様に、モノリシック集積技術により形成される。
光スイッチ40は、金属薄膜ヒータ43a,44aに通電しない状態では光が半分ずつに分岐するスプリッタである。ここで、金属薄膜ヒータ43a,44aの一方に通電し加熱すると、その周囲のポリイミドは温度上昇に応じて屈折率が低下して光を導波しなくなり、光は他方の出力導波路に集中する。
図6は、有機薄膜光集積回路1の有機薄膜フィルム2にモノリシック集積技術により形成された金属グレーティングカプラの構造を示す図である。なお、図6は、光導波路10(図2)、受光器(図3)、変調器(図4)および光スイッチ(図5)の断面図と異なり、横方向から見た側面図であるが、説明の便宜上、モノリシック集積技術により形成された同一材料には同じハッチングで表記している。
ポリマー導波路は、屈折率差が小さいために、有機薄膜フィルム2上の光導波路10の表層に溝を形成するだけでは、適切な結合を得ることが非常に困難である。
そこで、本発明者らは、入出力カプラに、金属グレーティング構造を使用することを見出した。
金属グレーティングカプラ50は、金属51に他の機能素子にも使っているものと同一材料(Ti/Au)を用いるので、モノリシック集積の条件が崩れることはない。
有機薄膜光集積回路1における伝送路の入出力部については、金属グレーティングカプラ構造を採用することで、有機薄膜フィルム2の上下方向からの外部信号入出力が可能な構成とする。
このように、有機薄膜フィルム2内に各種光機能(受光器20、変調器30、光スイッチ30など)をモノリシックに一括集積し、回路内の最も基本的な構成要素である光伝送路と入出力カプラを集積するようにしている。
図7ないし図9は、有機薄膜光集積回路1の作製方法を説明する図である。モノリシック集積技術による光機能素子として、受光器20(図3参照)の作製を例に採る。なお、図3には、本作製方法により作製される対応部材を括弧書きで表記している。
図7に示すように、剥離用ポリイミド材料101を支持基板100に塗布し、その上に、各種ポリマー102を塗布し、さらに各種ポリマー102上の全面にグラフェン103転写を行い初期基板とする。
支持基板100は、例えばInPやSi基板であるが、どのような基板でもよい。
剥離用ポリイミド材料101は、InPやSi基板から剥離し易い例えばECRIOS(登録商標)を用いる。
各種ポリマー102は、有機薄膜フィルム2を構成し、例えばCytopを用いる。Cytopからなる有機材料は、有機薄膜光集積回路1の光機能素子(ここでは、受光器20)(図1参照)のクラッド層21を形成する。
図8(a)の<第1工程>に示すように、ポリマー102に転写されたグラフェン103をパターニングして必要な機能性領域60におけるグラフェン103を残す。機能性領域60とは、有機薄膜フィルム2上に受光器20および変調器30(図3および図4参照)をモノリシックで形成する場合、その光機能が形成される活性領域である。より詳細には、図示しない別のポリマーを塗付し、図示しないマスクを用いて必要箇所に窓開けをし、アッシングを行うと、必要部分以外のグラフェンは分解・除去される。
図8(b)の<第2工程>に示すように、パターニングされたグラフェン103が形成されたポリマー102の表面に対して、EB(electron beam)描画・蒸着lift-offにより電極104を形成する。
図8(c)の<第3工程>に示すように、電極104が形成された基板上に、スピンコート法でコア層105となるPMMAを作製する。そしてフォトリソグラフィ法を用いてレジストによるパターニングを行い、反応性イオンエッチング法(RIE、Reactive Ion Etching)を用いてコア層105のみを残してドライエッチングを行い、不要なPMMAを除去する。
図9(a)の<第4工程>に示すように、この基板上に、スピンコート法でクラッド層106となるCytopを塗布する。
図9(b)の<第5工程>に示すように、Cytopが形成された有機薄膜フィルム2上(クラッド層106表面)に、フォトリソグラフィ法でパターニングを行い、電極104上部に窓を開け、この窓部に再度フォトリソグラフィ法を用いて電極107(例えばAu金属)を成長させる。
図9(c)の<第6工程>に示すように、電極107が形成された基板を劈開して、有機薄膜光集積回路1が形成された有機薄膜フィルム2(図1参照)を剥離用ポリイミド材料101部分で剥離する。劈開面のあるInP,Siからなる支持基板100(図7参照)を用いると、メス等を使って剥離しやすい。
例えば、光導波路10の場合は、グラフェン103のパターニングや電極104の作製工程がない(該当マスクパターンを用いる)。また、変調器30の場合は、下部クラッド層21(図4参照)の作製途中の工程で、下部電極31(図4参照)を作製し、下部クラッド層21に埋め込まれた下部電極31を形成する。すなわち、金属薄膜をスパッタ装置で成膜し、フォトリソ工程・反応性イオンエッチング工程によって下部電極31をパターン形成する。その後は、図8(a)以下の受光器20の作製方法と同様である。
また、光スイッチ40の場合、クラッド層11(図5参照)を形成し、第1コア層41および第2コア層42(図5参照)を埋め込んだクラッド層11(図5参照)を形成し、第1コア層41および第2コア層42の表面に、それぞれ金属薄膜ヒータ43a,44aや電極パッド43,44、その間の配線を形成する。例えば、金属薄膜をスパッタ装置で成膜し、コア層41,42と同様にフォトリソ工程・RIE工程によってパターン形成する。
まず、例えばInPからなる支持基板100(図7参照)上に、ECRIOSからなる剥離用ポリイミド101、下部クラッド用のCytopを塗布・硬化する。その上に、金属グレーティングを、電子ビーム描画およびリフトオフを用いて作製する。その後、PMMAを塗布し、電子ビーム描画により導波路構造(幅2.0μm)を形成した後、上部クラッド用のCytopを塗布・硬化することで金属グレーティングカプラ50を作製する。支持基板100からのフィルム剥離については、InPを裏面から劈開することで行う。
図10に示すように、受光器20は、グラフェンで生成したフォトキャリアを左右の第1電極25と第2電極26から横方向に引き抜く。このとき、低屈折率ポリマー伝送路の特性も相まって、比較的効率よくグラフェンへのフォトキャリア生成が可能であることを理論解析からシミュレーションしている。図10に示すように、光がコア層23に集中していることが解析できた。
前記図6は、有機薄膜フィルム2上に光伝送路と入出力カプラを一括集積した素子の構造を示している。図12は、図6の金属グレーティングカプラ50の解析結果を示す図である。
図12に示すように、光伝送路はPMMAをコア層、Cytopをクラッド層とする光導波路10を採用し、入出力カプラには金属グレーティング構造を有するテーパ55(図13参照)を用いた。FDTD法による解析結果から、Λ=1500nm,duty比50%の金属グレーティング(Ti 10nm/Au 30nm)において、最大の結合効率となることを確認した。
図13は、1.55μmのTEモード光を入出力カプラ(金属グレーティングカプラ50)を通して有機薄膜光集積回路1内の光導波路10に伝送させた結果を示す図である。これにより、光導波路10の伝搬損失は0.14dB/mm、金属グレーティングカプラ50の結合損は約27dB/couplerと見積もられた。
また、上記した実施形態例は本発明をわかりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある実施形態例の構成の一部を他の実施形態例の構成に置き換えることが可能であり、また、ある実施形態例の構成に他の実施形態例の構成を加えることも可能である。また、各実施形態例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。
また、上記実施の形態では、有機薄膜光集積回路という名称を用いたが、これは説明の便宜上であり、名称は有機薄膜光集積回路装置、フレキシブル光集積回路等であってもよい。

Claims (8)
- 可撓性を有する有機薄膜フィルムと、
前記有機薄膜フィルムの所定領域に2次元配置された2次元系材料と、
前記2次元系材料の2次元平面上に形成された有機材料からなる1または複数の光機能素子と、
を備えることを特徴とする有機薄膜光集積回路。 - 前記有機薄膜フィルム上に、複数の前記光機能素子を備える場合、
各前記光機能素子は、同一の有機材料を用いて共通するプロセスで作製するモノリシック光集積技術により作製された
ことを特徴とする請求項1に記載の有機薄膜光集積回路。 - 前記光機能素子は、コア層と、前記コア層を埋め込むクラッド層と、前記コア層を挟む一対の電極と、を有する受光器であり、
前記コア層の直下に前記2次元系材料を備え、
前記2次元系材料は、フォトキャリアを生成し、生成したフォトキャリアが前記一対の電極から引き抜かれる構造である
ことを特徴とする請求項1または請求項2に記載の有機薄膜光集積回路。 - 前記光機能素子は、コア層と、前記コア層を埋め込むクラッド層と、前記コア層を挟む一対の電極と、コア層の下部に配置された下部電極と、を有する変調器であり、
前記コア層の直下に前記2次元系材料を備え、
前記2次元系材料の下方に前記下部電極を備え、
前記下部電極に電圧印加して、前記2次元系材料の化学ポテンシャルの位置を制御する構造である
ことを特徴とする請求項1または請求項2に記載の有機薄膜光集積回路。 - 前記変調器は、前記2次元系材料がグラフェンである場合、化学ポテンシャルの位置を制御することによって、バンド間吸収に起因する誘電体的特性からバンド内吸収に起因する金属的特性へと変化させて強度変調を行う
ことを特徴とする請求項4に記載の有機薄膜光集積回路。 - 前記光機能素子は、第1コア層と、第2コア層と、前記第1コア層および前記第2コア層を埋め込むクラッド層と、前記第1コア層および前記第2コア層をそれぞれ覆うヒータとを備え、前記ヒータの一方を通電加熱して一方のコア層とクラッド層との屈折率を変えてスイッチングを行う光スイッチである
ことを特徴とする請求項1または請求項2に記載の有機薄膜光集積回路。 - 前記光機能素子は、コア層と、前記コア層を埋め込むクラッド層と、を備える光導波路を含む
ことを特徴とする請求項1または請求項2に記載の有機薄膜光集積回路。 - 前記2次元系材料は、グラフェン、フォスフォレン、または、MoS2、WS2、WSe2を含む遷移金属ダイカルコゲナイドである
