The technology disclosed in this specification relates to a semiconductor control circuit.
The circuit disclosed in
In some cases, it is desired to suppress not only the overcurrent of the switching element but also the overheating of the switching element. In that case, the temperature of the switching element may be detected as well as the current value of the current flowing through the switching element. In this case, an element for detecting the temperature of the switching element is additionally required, which may increase the circuit scale. Therefore, the present specification provides a technique capable of detecting both the current value of the current flowing through the switching element and the temperature of the switching element while suppressing an increase in the circuit scale.
The semiconductor control circuit disclosed in this specification includes a semiconductor chip. The semiconductor chip includes a first switching element through which a main current flows, and a second switching element that is connected in parallel with the first switching element and through which a sense current according to the main current flows. The gate of the first switching element and the gate of the second switching element are connected. The semiconductor control circuit includes a gate drive circuit that drives the gates of the first switching element and the second switching element, a current detection unit that detects a current value of a sense current flowing through the second switching element, and a first switching element. A current source that lowers the potential of the source of the second switching element to flow a current through the second switching element in the off state, and a potential that detects the potential of the source of the second switching element when the first switching element is in the off state Equipped with detection means.
With such a configuration, the gate drive circuit drives the gates of the first switching element and the second switching element, so that the operating states of the first switching element and the second switching element change. That is, when the gate of the first switching element is turned on by the gate drive circuit, the gate voltage of the first switching element (voltage between the gate and the source) becomes equal to or higher than the gate threshold voltage, and the first switching element is turned on. Become. Then, the main current flows to the first switching element. Further, when the gate of the first switching element has the ON potential, the gate of the second switching element also has the same potential. As a result, a sense current flows through the second switching element. The current value of the sense current flowing through the second switching element is a value corresponding to the main current flowing through the first switching element. On the other hand, when the gate of the first switching element becomes the off potential (0V), the first switching element is turned off. Then, the gate of the second switching element also has the same potential (OFF potential with respect to the first switching element). Further, the current source reduces the potential of the source of the second switching element. Therefore, the gate voltage of the second switching element (voltage between the gate and the source) becomes equal to or higher than the gate threshold voltage, and a current flows through the second switching element. Note that a sense current that flows in the second switching element when the gate has an on-potential (on-potential for the first switching element) and a sense current that flows when the gate has an off-potential (off-potential for the first switching element). The current is a current of different magnitude.
As described above, when the gate of the first switching element is turned on by the gate drive circuit, the main current flows through the first switching element and the sense current flows through the second switching element. Further, when the gate of the first switching element is turned off by the gate drive circuit, the first switching element is turned off and the source potential of the second switching element is lowered, so that a current flows through the second switching element. The first switching element and the second switching element repeat the above operation. Further, when the first switching element and the second switching element repeat the above operations, the first switching element and the second switching element generate heat, and the temperatures of the first switching element and the second switching element rise. .. Since the first switching element and the second switching element are formed on the same semiconductor chip, the temperatures of the first switching element and the second switching element are almost the same.
In the semiconductor control circuit disclosed in the present specification, in the process in which the first switching element and the second switching element repeat the above-described operation, the current detection means causes the second switching element to switch when the first switching element is in the ON state. The sense current flowing in the device is detected. Since the sense current of the second switching element is a current corresponding to the main current of the first switching element, detecting the sense current of the second switching element is equivalent to detecting the main current of the first switching element.
Further, in the above semiconductor control circuit, the potential detecting means detects the potential of the source of the second switching element when the first switching element is in the off state. As described above, when the first switching element is in the off state, the off potential is applied to the gate of the first switching element, and the same potential (off potential for the first switching element) is also applied to the gate of the second switching element. Is being applied. At this time, the potential of the source of the second switching element is lowered by the current source, and the current is flowing through the second switching element. Here, when a current flows through the second switching element, the gate voltage (voltage between the gate and the source) of the second switching element corresponds to the temperature of the second switching element at that time. Therefore, the potential of the source of the second switching element corresponds to the temperature of the second switching element at that time. Therefore, detecting the potential of the source of the second switching element is equivalent to detecting the temperature of the second switching element. Further, since the temperatures of the first switching element and the second switching element are almost the same, the temperature of the first switching element can be detected based on the temperature of the second switching element.
As described above, according to the above semiconductor control circuit, the temperature of the first switching element is detected by using the second switching element provided for detecting the current value of the main current flowing through the first switching element. You can This eliminates the need for a separate configuration (for example, a temperature sensor) for detecting the temperature of the first switching element, so that an increase in circuit scale can be suppressed. Therefore, the current value of the main current flowing through the first switching element and the temperature of the first switching element can be detected together while suppressing an increase in the circuit scale.
As shown in FIG. 1, the
第1スイッチング素子10は、例えばMOSFET(Metal Oxide Semiconductor Field Effect Transistor)である。
The
The

The anode of the
The
オフ電位は0V(すなわち、ソース13の電位)である。
The
The temperature monitor 70 (an example of a potential detecting unit) detects the potential of the
The
Next, the temperature dependence of the gate voltage (voltage between the gate and the source) of the
Next, the operation of the
When the potential Vg of the
On the other hand, when the potential Vg of the
As described above, the ON state and the OFF state of the
On the other hand, regarding the
このときのソース23の電位Vs1(すなわち、定電流源51によって引き下げられた電位)は、グランド90の電位(0V(すなわち、このときのゲート21の電位Vg))より低い電位である。
On the other hand, when the potential Vg of the
As described above, the ON state of the
As described above, the sense current flows through the
As described above, when the
In the
As shown in FIG. 3, it is assumed that the potential Vg of the
At this time, regarding the
As described above, the gate voltage Vgs2 of the
The gate voltage Vgs2 of the
Next, as shown in FIG. 3, it is assumed that the potential Vg of the
At this time, regarding the
When a current flows through the
The current flowing through the
As described above, in the
As described above, according to the
Although one embodiment has been described above, the specific mode is not limited to the above embodiment. In the following description, the same components as those in the above description will be designated by the same reference numerals and description thereof will be omitted.
In the above embodiment, the
Further, in the
Further, although the constant
また、上述したように、ソース23の電位Vs1(つまり、第2スイッチング素子20のゲートとソース間の電圧Vgs)は、第2スイッチング素子20の温度によって変動する。
In such a configuration, the current flowing through the
