前記工程空間内で、前記基板に薄膜を蒸着するための工程ガスと前記薄膜の表面処理のための表面処理ガスとを空間的に分離して前記移動する基板上に噴射する工程とを含み、
前記工程ガスは、前記薄膜を形成するためのソースガスと反応ガスを含み、
前記移動する基板上へ前記工程ガスと前記表面処理ガスを噴射する工程は、前記ソースガスと前記反応ガスをガス噴射領域へ噴射して前記薄膜を蒸着する工程を含み、
前記ソースガスと前記反応ガスは、前記ガス噴射領域内で前記基板に同時に到達し、
前記工程ガスと前記表面処理ガスを前記ガス噴射領域へ噴射する工程は、第1ガス噴射空間を介して前記工程ガスを前記ガス噴射領域へ噴射する工程、及び、前記第1ガス噴射空間とは空間的に分離する第2ガス噴射空間を介して前記表面処理ガスを前記ガス噴射領域へ噴射する工程を含み、
前記第1ガス噴射空間を介して前記工程ガスを前記ガス噴射領域へ噴射する工程は、前記第1ガス噴射空間の下部を覆うガス噴射パターン部材を用いて前記工程ガスの噴射圧力を増加させる工程を含む、
ことを特徴とする、基板処理方法。 - 前記表面処理ガスは、前記基板支持部が1回転する1サイクルを基準として、毎サイクルごとに又は複数のサイクルごとに前記基板支持部上に局部的に噴射されることを特徴とする、請求項1に記載の基板処理方法。
- 前記工程ガスと前記表面処理ガスは、前記基板支持部上に空間的に分離されるように定義された互いに異なる領域に噴射されることを特徴とする、請求項1に記載の基板処理方法。
- 前記表面処理ガスは、プラズマによって活性化されて噴射されることを特徴とする、請求項2に記載の基板処理方法。
- 前記表面処理ガスは、水素ガス、窒素ガス、水素ガスと窒素ガスとの混合ガス、酸素ガス、亜酸化窒素ガス、アルゴンガス、ヘリウムガス、及びアンモニアガスのいずれか1種類のガスであることを特徴とする、請求項1乃至4のいずれかに記載の基板処理方法。
- 前記ソースガスと前記反応ガスのうち少なくとも1種類のガスは、プラズマによって活性化されて噴射されることを特徴とする、請求項1に記載の基板処理方法。
- 前記ソースガス、前記反応ガス及び前記表面処理ガスのそれぞれが噴射される領域のそれぞれの間にパージガスを噴射する工程をさらに含んでなることを特徴とする、請求項1に記載の基板処理方法。
- 前記表面処理ガスは、アルゴンガスまたはヘリウムガスであることを特徴とする、請求項1に記載の基板処理方法。
