本発明は、表面に鉄ホウ素合金皮膜を形成する無電解めっき法、それに使用されるめっき浴及びそれを用いて形成される皮膜並びに前記方法によって得られた皮膜のエレクトロニクス産業における典型的な使用に関する。
無電解めっき法によって析出したニッケル及びリンで構成されている皮膜(NiPコーティング)は、一般にエレクトロニクス産業において、例えば耐食性皮膜として使用されている。しかしながら、ニッケルは環境に有害であり且つ消費者の健康を脅かすため、近年、新しい素材が注目されている。鉄は、他の材料が例えば皮膜材料のベースとして過去に優位に立った分野において、次第に高く評価されている。なぜなら鉄は至る所にあり、比較的安価で且つ非毒性であるからである。
従って、本発明の課題は、犠牲陽極(又はあらゆる他の外的な電子供給源)の使用を必要としない、鉄ホウ素合金皮膜を高いめっき速度で基板上に無電解めっきする方法を提供することである。
上記の課題は、本発明によるめっき浴及びその使用方法によって解決される。鉄ホウ素合金皮膜の無電解めっきのための本発明の水性めっき浴は、
(i)少なくとも1種の鉄イオン源;
(ii)少なくとも1種のホウ素系還元剤;
(iii)少なくとも1種の錯化剤;
(iv)少なくとも1種のpH緩衝剤;及び
(v)少なくとも1種の塩基
を含み、
その際、水性めっき浴のpH値が11以上であり、水性めっき浴中のホウ素系還元剤対鉄イオンのモル比が少なくとも6:1であることを特徴とする。
(a)基板を準備する工程、及び
(b)前記基板と鉄ホウ素合金皮膜の無電解めっきのための水性めっき浴とを接触させる工程
を含み、前記水性めっき浴は、
(i)少なくとも1種の鉄イオン源、
(ii)少なくとも1種のホウ素系還元剤;
(iii)少なくとも1種の錯化剤;
(iv)少なくとも1種のpH緩衝剤;及び
(v)少なくとも1種の塩基
を含み、
その際、水性めっき浴のpH値が11以上であり、水性めっき浴中のホウ素系還元剤対鉄イオンのモル比が少なくとも6:1であり、それにより鉄ホウ素合金皮膜を前記基板にめっきすることを特徴とする。
本発明の課題は、以下に更に詳細に説明される本発明による方法において本発明の水性めっき浴を使用することによって解決される。
(i)少なくとも1種の鉄イオン源、
(ii)少なくとも1種のホウ素系還元剤;
(iii)少なくとも1種の錯化剤;
(iv)少なくとも1種のpH緩衝剤;及び
(v)少なくとも1種の塩基、
を含み、
その際、水性めっき浴のpH値が11以上であり且つ水性めっき浴中のホウ素系還元剤対鉄イオンのモル比が少なくとも6:1であることを特徴とする。
(a)基板を準備する工程、及び
(b)前記基板と本発明による水性めっき浴とを接触させ、それによって鉄ホウ素合金皮膜を前記基板上に析出させる工程
を含む。
(c)前記基板の任意の前処理工程、
(d)本発明による水性めっき浴及び/又はその周囲雰囲気から酸素を除去する任意の工程、
(e)鉄ホウ素合金皮膜の無電解めっき後に基板を乾燥させる任意の工程
である。
− 任意の、プラスチック基板の酸化処理、
− 任意の、吸着量を増やすための基板の洗浄及び調整。クリーナーを用いて、有機物及び他の残留物を取り除く。これは追加の物質(コンディショナー)も含有してよく、これらは以下の活性化工程のための表面を準備する、即ち、触媒の吸着を強化し、より均一に活性化された表面をもたらす、
− 過硫酸塩又は過酸化物ベースのエッチング系によるエッチング、
− 予備浸漬溶液、例えば、塩化水素酸溶液又は硫酸溶液との接触、任意にアルカリ金属塩、例えば、塩化ナトリウムとの接触、さらに予備浸漬液中での接触、
− 表面を触媒性にする、コロイド又はイオンの触媒金属、例えば、貴金属、好ましくはパラジウムを含有する、活性化剤溶液との接触。予備浸漬は、持ち込み及び汚染から活性化剤を保護する働きをする、
− 任意に、特に活性化剤がイオンの触媒金属を含有する場合、還元剤との接触、その際、イオン活性化剤の金属イオンは元素金属に還元される;
− 又は活性化剤がコロイドの触媒金属を含有する場合、活性化剤との接触、その際、コロイド、例えば、保護コロイドの成分は、触媒金属から除去される。
− 金属基板をアセトンで脱脂し、
− 脱イオン水で濯ぎ、
− 硫酸を含む水溶液でエッチングし、
− 脱イオン水で濯ぎ、且つ
− 金属基板を乾燥させる。
鉄ホウ素合金皮膜の特性評価を、Nova NanoLab 200及びHelios NanoLab 650走査型電子顕微鏡(SEM、共にFEI Company製)を用いて行った。X線光電子分光法(VersaProbe XPS、Physical Electronics GmbH製)を用いて、鉄ホウ素合金皮膜の組成を測定した。Scintag X線回折装置(XRD)を用いて鉄ホウ素合金皮膜の結晶性を特性評価した。水晶振動子マイクロバランス(SRS QCM200、スタンフォードリサーチシステムズ社製)を用いて水晶振動子の周波数変化から鉄ホウ素合金皮膜の厚さを求めた。
めっき実験では銅箔を金属基板として使用した。個々の箔試料をアセトンで脱脂し、次いで脱イオン水で洗浄した。その後、それらを2モル/lの硫酸の水溶液で15秒間エッチングした。脱イオン水で濯いだ後、それらは使用できる状態であった。
10.2のpH値を有し(水酸化ナトリウムで調整)且つ50ミリモル/lの硫酸第一鉄アンモニウム、250ミリモル/lの水素化ホウ素ナトリウム、150ミリモル/lのクエン酸ナトリウム及び49ミリモル/lのホウ酸を含有する水性めっき浴を用いて銅箔をめっきした。このように前処理した銅基板を、ガラス製のめっきセルにおいて、水性めっき浴中に24℃でそれぞれ15分及び45分にわたり浸漬した。めっき浴の外観と形成された鉄ホウ素合金皮膜の厚さを経時的に監視した(表1を参照のこと)。
10.5のpH値を有し(水酸化ナトリウムで調整)且つ50ミリモル/lの硫酸第一鉄アンモニウム、300ミリモル/lの水素化ホウ素ナトリウム、49ミリモル/lのホウ酸及び127ミリモル/lのロッシェル塩を含有する水性めっき浴を用いて銅箔をめっきした。このように前処理した銅基板を41℃のめっき浴に浸漬した。めっき浴の外観と形成された鉄ホウ素合金皮膜の厚さを経時的に監視した。
11のpH値を有し(水酸化ナトリウムで調整)且つ50ミリモル/lの硫酸第一鉄アンモニウム、300ミリモル/lの水素化ホウ素ナトリウム、127ミリモル/lのロッシェル塩及び49ミリモル/lのホウ酸を含有する水性めっき浴を用いて銅箔をめっきした。水性めっき浴はアルゴンでパージされていなかったので、めっき実験を空気中で行った。前処理した銅基板を、ガラス製めっきセル中で、41℃で15分及び45分にわたり、それぞれ、めっき浴に浸漬した。めっき浴の外観と形成された鉄ホウ素合金皮膜の厚さを経時的に監視した(表2を参照のこと)。
50ミリモル/lの硫酸第一鉄アンモニウム、40ミリモル/lのホウ酸及び127ミリモル/lのロッシェル塩を含有する水溶液を、脱イオン水を用いて調製した。溶液のpH値を、ビーカー内で水酸化ナトリウムを用いてpH11に調整した。第2のビーカーにおいて、第2の水溶液を、まず水酸化ナトリウムでpH値を11に調整し、次いでこの第2の溶液に300ミリモル/lの水素化ホウ素ナトリウムを溶解することによって調製した。2種類の溶液を合わせ、最終容量の混合物に脱イオン水を100mLまで補充し、水酸化ナトリウムでpH値を11に調整した。次に混合物を45℃に加熱し、めっきが行われている間、アルゴンでパージした。シリカ、TaNで作られたバリア層及び銅層(後者の層はPVDによって析出)という層配列を有するSiウェハを、前処理後に前記水性めっき浴中に30分間浸漬した。
水性めっき浴を実施例3に記載されるように調製し、アルゴンでパージした。前処理した銅基板を、連続アルゴンパージ下で1時間にわたり前記めっき浴に浸漬した。このように被覆された基板は、鉄ホウ素合金皮膜で仕上げた均一に覆われた表面を有していた。この被覆基板を3.5質量%の塩化ナトリウム溶液中で腐食試験に付した。偏光測定を、2mV/sの走査速度で600mVの範囲にわたり(OCP −300mVからOCP +300mVまで)行った。分極曲線は、形成された鉄ホウ素合金の場合、−0.81Vの腐食電位を示した。鉄ホウ素合金皮膜の腐食電流密度は31.1μA/cm2であることが判明した。
11のpH値を有し(水酸化ナトリウムで調整)且つ50ミリモル/lの硫酸第一鉄アンモニウム、127ミリモル/lのロッシェル塩、49ミリモル/lのホウ酸及び表3に示した量の水素化ホウ素ナトリウムを含有する3つの水性めっき浴を用いて、金で覆われた水晶振動子をめっきし、その上に銅の層を析出させた(このようにして銅表面を用意した)。脱イオン水を、水性めっき浴を準備して使用する前にアルゴンで50分間パージした。前処理した銅基板を、ガラス製のめっきセルにおいて41℃で70分間めっき浴中に浸漬した。めっき浴の外観及び形成された鉄ホウ素合金皮膜の厚さを経時的に監視した(表3を参照のこと)。
Claims (15)
- 鉄ホウ素合金皮膜の無電解めっきのための水性めっき浴において、
(i)少なくとも1種の鉄イオン源;
(ii)少なくとも1種のホウ素系還元剤;
(iii)少なくとも1種の錯化剤;
(iv)少なくとも1種のpH緩衝剤;及び
(v)少なくとも1種の塩基、
を含み、
その際、水性めっき浴のpH値が11以上であり且つ水性めっき浴中のホウ素系還元剤対鉄イオンのモル比が少なくとも6:1であり、
水性めっき浴が、水性めっき浴中に存在する鉄イオンの量を基準として0.01〜10モル%の量で、ニッケルイオン及びコバルトイオンから選択される還元性金属イオンの第2の供給源を含むか又は水性めっき浴が意図的に添加された更なる還元性金属イオンを全く含有しないことを特徴とする、前記水性めっき浴。 - 少なくとも1種の鉄イオン源が水溶性第一鉄塩であることを特徴とする、請求項1に記載の水性めっき浴。
- 少なくとも1種のホウ素系還元剤がアルカリ金属水素化ホウ素塩及びアミノボランからなる群から選択されることを特徴とする、請求項1又は2に記載の水性めっき浴。
- 少なくとも1種の錯化剤が、カルボン酸、ヒドロキシカルボン酸、アミノカルボン酸又はこれらの塩からなる群から選択されることを特徴とする、請求項1から3までのいずれか1項に記載の水性めっき浴。
- 鉄イオンの濃度が10ミリモル/l〜120ミリモル/lの範囲にあることを特徴とする、請求項1から4までのいずれか1項に記載の水性めっき浴。
- ホウ素系還元剤対鉄イオンのモル比が6:1〜10:1の範囲にあることを特徴とする、請求項1から5までのいずれか1項に記載の水性めっき浴。
- 少なくとも1種のpH緩衝剤がホウ酸及び/又はその塩であることを特徴とする、請求項1から6までのいずれか1項に記載の水性めっき浴。
- pH値が11〜13の範囲にあることを特徴とする、請求項1から7までのいずれか1項に記載の水性めっき浴。
- 鉄ホウ素合金皮膜の基板上への無電解めっき法であって、
(a)基板を準備する工程、及び
(b)前記基板と請求項1から8までのいずれか1項に記載の水性めっき浴とを接触させ、それによって鉄ホウ素合金皮膜を前記基板上に析出させる工程
を含むことを特徴とする、前記方法。 - 基板がいかなる犠牲陽極とも電気的に接続されていないことを特徴とする、請求項9に記載の鉄ホウ素合金皮膜の基板上への無電解めっき法。
- 水性めっき浴及び/又はその周囲雰囲気から酸素を除去する工程を更に含むことを特徴とする、請求項9又は10に記載の鉄ホウ素合金皮膜の基板上への無電解めっき法。
- 水性めっき浴及び/又はその周囲雰囲気を不活性ガスでパージしてそこから酸素を除去することを特徴とする、請求項11に記載の鉄ホウ素合金皮膜の基板上への無電解めっき法。
- 基板が、金属基板、ガラス基板、ケイ素基板及びプラスチック基板からなる群から選択されることを特徴とする、請求項9から12までのいずれか1項に記載の鉄ホウ素合金皮膜の基板上への無電解めっき法。
- 銅基板又は銅合金基板を使用することを特徴とする、請求項13に記載の鉄ホウ素合金皮膜の無電解めっき法。
- ガラス基板、ケイ素基板又はプラスチック基板を工程(a)と工程(b)の間に貴金属によって活性化することを特徴とする、請求項13に記載の鉄ホウ素合金皮膜の無電解めっき法。
