以下、本発明の詳細を説明する。 Details of the present invention will be described below.
(導電性粒子)
本発明に係る導電性粒子は、基材粒子と、上記基材粒子の表面上に配置されたニッケル層と、上記ニッケル層の外表面上に配置された銅層とを備える。
(Conductive particles)
The electroconductive particle which concerns on this invention is equipped with a base material particle, the nickel layer arrange | positioned on the surface of the said base material particle, and the copper layer arrange | positioned on the outer surface of the said nickel layer.
By adopting the above-described configuration in the conductive particles according to the present invention, when the electrodes are electrically connected using the conductive particles according to the present invention, the connection resistance can be lowered. An oxide film is often formed on the surface of the electrode connected by the conductive particles. The nickel layer is relatively hard. By using conductive particles having a nickel layer on the inside, the oxide film is effectively eliminated by the nickel layer by placing the conductive particles between the electrodes and then pressing them. For this reason, an electrode and electroconductive particle can be contacted still more reliably and the connection resistance between electrodes can be made low. Furthermore, when electrically connecting the electrodes, the conductive particles are arranged between the electrodes and then crimped. Since the outer copper layer is relatively soft, the contact area between the electrode and the conductive particles is increased by the pressure bonding. As a result, the connection resistance between the electrodes can be lowered.
さらに、本発明に係る導電性粒子における上述した構成の採用により、高温下又は高湿下に晒された後の導電性粒子を用いて接続構造体を作製しても、また導電性粒子を用いた接続構造体が高温下又は高湿下に晒されても、接続抵抗を上昇し難くし、接続抵抗を低く維持することができる。 Furthermore, by adopting the above-described configuration in the conductive particles according to the present invention, even if a connection structure is produced using the conductive particles after being exposed to high temperature or high humidity, the conductive particles are also used. Even if the connected connection structure is exposed to high temperature or high humidity, it is difficult to increase the connection resistance, and the connection resistance can be kept low.
従って、上記導電性粒子がニッケル層と銅層との双方を備えること、並びにニッケル層と銅層とが上述した順序で形成されていることは、電極間の接続抵抗の低減に大きく寄与し、さらに、高温下又は高湿下での低い接続抵抗の維持にも大きく寄与する。 Accordingly, the fact that the conductive particles include both the nickel layer and the copper layer, and that the nickel layer and the copper layer are formed in the above-described order greatly contribute to the reduction in connection resistance between the electrodes, Furthermore, it greatly contributes to maintaining low connection resistance at high temperature or high humidity.

Above, especially preferably 60% or more. However, in the present invention, in order to increase alkali resistance, four —O—Si groups are directly bonded in four hundred percent of the total number of silicon atoms derived from the silane alkoxide contained in the inorganic shell, and four The ratio of the number of silicon atoms in which the four oxygen atoms in the -O-Si group are directly bonded is preferably 50% or more, more preferably 55 mol% or more, and still more preferably 60% or more.
上記無機シェルに含まれているケイ素原子の全個数100%中、4つの−O−Si基が直接結合しておりかつ4つの上記−O−Si基における4つの酸素原子が直接結合しているケイ素原子の個数の割合は、好ましくは20%以上、より好ましくは40%以上、更に好ましくは50%以上、更に一層好ましくは55モル%以上、特に好ましくは60%以上である。 In 100% of the total number of silicon atoms contained in the inorganic shell, four —O—Si groups are directly bonded, and four oxygen atoms in the four —O—Si groups are directly bonded. The ratio of the number of silicon atoms is preferably 20% or more, more preferably 40% or more, still more preferably 50% or more, still more preferably 55 mol% or more, and particularly preferably 60% or more.
なお、4つの−O−Si基が直接結合しておりかつ4つの上記−O−Si基における4つのケイ素原子が直接結合しているケイ素原子は、例えば、下記式(11)で表される構造におけるケイ素原子である。具体的には、下記式(11X)で表される構造における矢印Aを付して示すケイ素原子である。 A silicon atom in which four —O—Si groups are directly bonded and four silicon atoms in the four —O—Si groups are directly bonded is represented by, for example, the following formula (11). It is a silicon atom in the structure. Specifically, it is a silicon atom indicated by an arrow A in the structure represented by the following formula (11X).
なお、上記式(11)における酸素原子は、一般に隣接するケイ素原子とシロキサン結合を形成している。 The oxygen atom in the above formula (11) generally forms a siloxane bond with the adjacent silicon atom.
By adopting the above-described configuration in the present invention, the effect of further reducing the connection resistance between the electrodes can be further obtained. Therefore, the base particle preferably has a silanol group on the surface, and the inorganic shell is an outer surface. It preferably has a silanol group. When forming a copper layer by electroless plating, an electroless copper plating solution having a relatively high pH is often used. In this case, when the nickel layer is not present as the underlying layer of the copper layer, the surface of the base material particles is easily eluted into the electroless copper plating solution by the action of the electroless copper plating solution having a relatively high pH. When the surface of the substrate particles is eluted in the electroless copper plating solution and the surface state of the substrate particles is uneven, the connection resistance between the electrodes is increased. In the present invention, since the nickel layer is formed as the underlying layer of the copper layer, an increase in the connection resistance between the electrodes can be suppressed even when an electroless copper plating solution having a relatively high pH is used to form the copper layer. it can.
Even when the pH of the electroless plating solution exceeds 8, the use of the conductive particles according to the present invention can increase the adhesion between the base particles and the conductive layer, and reduce the connection resistance between the electrodes. be able to. On the other hand, it is preferable that the copper layer is formed using an electroless copper plating solution having a pH of 8 or less. If a nickel layer is present as the underlying layer of the copper layer, it is possible to prevent the elution of the surface of the base material particles. However, if a pinhole is present in the nickel layer, the elution of the surface of the base material particles is completely eliminated. There is a possibility that cannot be prevented.
これに対して、上記銅層がpHが8.0以下である無電解銅めっき液を用いて形成されており、かつ、銅層の下地層としてニッケル層が存在することによって、基材粒子と導電層との密着性をより一層高めることができ、電極間の接続抵抗をより一層低くすることができる。 On the other hand, the copper layer is formed using an electroless copper plating solution having a pH of 8.0 or less, and a nickel layer is present as a base layer of the copper layer, whereby the base particles and Adhesion with the conductive layer can be further improved, and the connection resistance between the electrodes can be further reduced.
上記無電解銅めっき液のpHは、好ましくは6.0以上、より好ましくは7.0以上、好ましくは8.0以下、より好ましくは7.5以下である。上記pHが上記下限以上及び上記上限以下であると、基材粒子と導電層との密着性がより一層高くなり、接続抵抗がより一層低くなり、銅層をより一層効率的に形成できる。 The pH of the electroless copper plating solution is preferably 6.0 or more, more preferably 7.0 or more, preferably 8.0 or less, more preferably 7.5 or less. When the pH is not less than the above lower limit and not more than the above upper limit, the adhesion between the base particles and the conductive layer is further increased, the connection resistance is further decreased, and the copper layer can be formed more efficiently.
本発明における上述した構成の採用により、電極間の接続抵抗を低くする効果がより一層得られることから、上記無機シェルに含まれるケイ素原子に直接結合した官能基の全個数100%中、上記官能基が水酸基である個数の割合が20%以上であることが好ましい。 By adopting the above-described configuration in the present invention, the effect of lowering the connection resistance between the electrodes can be further obtained. Therefore, the total number of functional groups directly bonded to silicon atoms contained in the inorganic shell is 100%. The ratio of the number of groups that are hydroxyl groups is preferably 20% or more.
The particle size of the core is preferably 0.5 μm or more, more preferably 1 μm or more, preferably 500 μm or less, more preferably 100 μm or less, still more preferably 50 μm or less, particularly preferably 20 μm or less, and most preferably 10 μm or less. . When the particle size of the core is not less than the above lower limit and not more than the above upper limit, more suitable conductive particles can be obtained by electrical connection between the electrodes, and the base particles can be suitably used for the use of conductive particles. Become. For example, when the core particle size is not less than the lower limit and not more than the upper limit, when the electrodes are connected using the conductive particles, the contact area between the conductive particles and the electrodes is sufficiently large, and Aggregated conductive particles are hardly formed when the conductive layer is formed. Further, the distance between the electrodes connected via the conductive particles does not become too large, and the conductive layer is difficult to peel from the surface of the base material particles. The particle size of the core is also preferably 3 μm or less.
上記コアの粒径は、上記コアが真球状である場合には直径を意味し、上記コアが真球状以外の形状である場合には、最大径を意味する。また、コアの粒径は、コアを任意の粒径測定装置により測定した平均粒径を意味する。例えば、レーザー光散乱、電気抵抗値変化、撮像後の画像解析などの原理を用いた粒度分布測定機が利用できる。 The particle diameter of the core means a diameter when the core is a perfect sphere, and means a maximum diameter when the core is a shape other than a true sphere. Moreover, the particle size of a core means the average particle size which measured the core with the arbitrary particle size measuring apparatus. For example, a particle size distribution measuring machine using principles such as laser light scattering, electrical resistance value change, and image analysis after imaging can be used.
上記シェルの厚みは、好ましくは100nm以上、より好ましくは200nm以上、好ましくは5μm以下、より好ましくは3μm以下である。上記シェルの厚みが上記下限以上及び上記上限以下であると、電極間の電気的な接続により一層適した導電性粒子が得られ、基材粒子を導電性粒子の用途に好適に使用可能になる。上記シェルの厚みは、基材粒子1個あたりの平均厚みである。ゾルゲル法の制御によって、上記シェルの厚みを制御可能である。 The thickness of the shell is preferably 100 nm or more, more preferably 200 nm or more, preferably 5 μm or less, more preferably 3 μm or less. When the thickness of the shell is not less than the above lower limit and not more than the above upper limit, conductive particles more suitable for electrical connection between the electrodes can be obtained, and the base particles can be suitably used for the use of conductive particles. . The thickness of the shell is an average thickness per base particle. The thickness of the shell can be controlled by controlling the sol-gel method.
上記基材粒子が金属粒子である場合に、該金属粒子を形成するための金属としては、銀、銅、ニッケル、ケイ素、金及びチタン等が挙げられる。但し、上記基材粒子は金属粒子ではないことが好ましい。 When the substrate particles are metal particles, examples of the metal for forming the metal particles include silver, copper, nickel, silicon, gold, and titanium. However, the substrate particles are preferably not metal particles.
The particle diameter of the substrate particles is particularly preferably 0.1 μm or more and 5 μm or less. When the particle diameter of the substrate particles is in the range of 0.1 to 5 μm, even when the distance between the electrodes is small and the thickness of the conductive layer is increased, small conductive particles can be obtained.
