ポリイミド膜12が形成された後に、ポリイミド膜12上に透明電極層14を形成する。本実施形態では、低温ポリシリコン膜をスパッタリング等の公知の方法でポリイミド膜12上に形成する。透明電極層14の上部には、発光層16を形成する(図2(B)参照。)。発光層16は、有機材料を蒸着方式やインクジェット方式等の公知の手段を用いて形成することが可能である。なお、発光層16は、有機材料による発光層だけではなく、正孔輸送層や電子輸送層も含まれており、本実施形態では透明電極層14上に正孔輸送層、発光層、電子輸送層が順次積層されている。

透明電極層14および発光層16は、複数の封止層18が積層されることによって被覆される(図2(C)参照。)。封止層18は、ガスバリア性を有する樹脂膜であり、発光層16の気密性および水密性を保つように構成される。封止層18は無機膜および有機膜を交互に積層することによって、より効果的に発光層16を保護することが可能である。本実施形態では、5層の封止層によって薄膜封止を行っているが、積層構造は適宜変更することが可能である。

封止層における無機膜としては、窒化ケイ素、酸化ケイ素、酸窒化ケイ素、酸化炭素、窒化炭素、酸化アルミニウム等を使用することができる。有機膜としては、ポリエステル、メタクリル、ポリスチレン、透明フッ素樹脂、ポリイミド、ポリウレタン、シクロオレフィルンコポリマー、アクリル系樹脂、エポキシ系樹脂等を使用することができる。なお、これらの封止層は、表示装置の視認性を確保するために全光透過率が90%以上であることが好ましい。 As the inorganic film in the sealing layer, silicon nitride, silicon oxide, silicon oxynitride, carbon oxide, carbon nitride, aluminum oxide, or the like can be used. まず、エッチング処理を行う前に、封止層18を保護フィルム22によって被覆する。保護フィルム22は、エッチング液に対して耐性のある部材で構成されており、少なくともフッ酸に対する耐性を有している。なお、本実施形態では、フィルム部材で保護をしているが、耐エッチング性レジスト材を用いて被覆することも可能である。最表面に配置されている封止層18が耐フッ酸性を有している場合は、保護フィルム22を使用しなくてもよい。また、保護フィルム22の密着性が強すぎると、エッチング後に保護フィルム22を剥離する際に発光層18が同時に剥がれてしまうおそれがある。そのため、剥離時に発光層18に負荷がかからないように、封止層18と保護フィルム22の間に剥離シート(不図示)を配置することが好ましい。剥離シートとしては、密着力のないフィルム状の樹脂を使用することができる。剥離シートを配置する場合は、有機ELパネル10の中央部のみに配置し、周縁部は封止層18と保護フィルム22が密着するようにする。

また、図3(A)に示すように、保護フィルム22によって有機ELパネル10の端面まで被覆することが好ましい。保護フィルム22の密着力が十分でない場合、端面保護は別の保護部材を使用してもよい。端面の保護部材としては、耐エッチングを有する紫外線硬化樹脂や熱硬化型樹脂を使用することができる。このような樹脂材を使用する場合は、有機ELパネル10の主表面に保護フィルム22を形成した後に端面に樹脂を塗布し、適宜硬化処理を行う。有機ELパネル10の主表面は、ポリイミド膜12および封止膜18によって保護されているが、側面からのガスや水分の浸入に対する保護は十分ではないおそれがある。特に、ポリイミド膜12および封止層18の界面は十分な保護が難しいため、上記のような保護部材を用いて保護することが好ましい。

支持ガラス20をエッチングするためには、図4(A)に示すような枚葉式のエッチング装置30を使用することが好ましい。エッチング装置30は、少なくとも搬送ローラ32およびスプレーユニット34を有している。搬送ローラ32は、エッチング装置30の長さ方向に沿って配置されており、有機ELパネル10を搬送するように構成される。この際、支持ガラス20が搬送ローラ32と接触するように載置される(図4(B)参照。)。

スプレーユニット34は、搬送ローラ32の下方向に配置されており、支持ガラス20に向かってエッチング液を噴射するように構成される。スプレーユニット34は、支持ガラス20に対して均一にエッチング液を噴射するように複数の噴射ノズルを有している。エッチング液としては、支持ガラス20は溶解するが、ポリイミド膜12は溶解しないものが好ましい。本実施形態では、少なくともフッ酸を含むエッチング液を使用しているが、フッ酸以外にも必要に応じて塩酸等の無機酸や界面活性剤が添加されていてもよい。

なお、エッチング装置の搬入部と搬出部に近い位置に配置されているスプレーユニットからは洗浄液が噴射され、支持ガラス20を洗浄するように構成されることが好ましい。本実施形態の洗浄液は、市水を使用しているが、これには限定されない。

エッチング装置30に投入された支持ガラス20は、搬送ローラ32によって水平方向に搬送されながら、スプレーユニット34から噴射されるエッチング液を噴射されることによってエッチングされる。本実施形態では、下向きに配置された支持ガラス20に対して下方からエッチング液を噴射することにより、有機ELパネル10に必要以上にエッチング液が接触することを防止している。エッチング液は支持ガラス20と接触すると、そのまま落下し、不図示の回収槽等に収容される。

また、エッチング液の噴射圧力やスプレーユニット34と有機ELパネル10の距離は適宜調整することが可能であり、支持ガラス20以外の領域にエッチング液が飛散しないように構成される。エッチング液が有機ELパネル10と長時間接触すると、エッチング液の水分が徐々に浸透し、発光層16が水分により劣化するおそれがある。このため、封止層18の層数を増やしたりすることによって発光層16をより確実に保護しなければならず、余分なコストがかかったり、有機ELパネル10の板厚が増加するといった不具合が発生する。

支持ガラス20は徐々に薄型化されていき、図3(B)に示すようにポリイミド膜12が全て露出するまでエッチングされる。エッチング処理の際は、支持ガラス20が全てエッチングされるタイミングと有機ELパネル10がエッチング装置から搬出されるタイミングが同程度になるように、エッチング液のフッ酸濃度、噴射圧力や搬送速度を適宜調整する。また、有機ELパネル10は、搬送ローラ32によって下方から支持されながら搬送されているため、支持ガラス20が全て溶解しても安定して取扱うことが可能である。

なお、ポリイミド膜12は、フッ酸に対する耐性と高いガスバリア性を有しているため、ポリイミド膜12が露出した状態でエッチング処理がしばらく継続されたとしても、ポリイミド膜12が汚損することはなく、透明電極層14や発光層16は保護される。しかし、それでも表示素子が劣化するおそれがある場合は、支持ガラス20とポリイミド膜12の間にバリア層を形成しておくことが好ましい。バリア層とポリイミド膜12の積層構造により、より確実に発光層16を保護することができる。バリア層は、ポリイミド前駆体の塗布前に支持ガラス20の第1の主面上に形成することができる。

保護フィルム22はエッチング処理が行われた後に剥離される。保護フィルム22は、物理的な力を加えることによって剥離することが可能である。レジスト材を使用する場合は、剥離液に浸漬して剥離することが可能であるが、表示素子に影響を及ぼさないように短時間で処理すべきである。なお、有機ELパネル10の周縁部は、後工程において除去される非製品領域であるため、端面を樹脂等で保護した場合であっても、エッチング処理後に端面に塗布された保護材を除去する必要はない。

万が一、支持ガラス20を除去したことにより搬送中に有機ELパネル10が撓むといった不具合が発生する場合は、エッチング液の噴射圧力を低下させたり、搬送ローラ32の間隔を狭めたりすれば良い。エッチング装置の調整が困難な場合は、図5に記載のように保護フィルム22の代わりに耐酸性を有する支持基板24を配置することができる。支持基板24は、支持ガラス20がなくなったとしても、有機ELパネル10の剛性を確保することができるように保護フィルム22よりも厚いものが使用され、搬送中に有機ELパネル10が撓むことを防止する。支持基板としては、厚みが500μm以上のポリ塩化ビニルやテフロン(登録商標)コーティングが施された樹脂基板を使用することができる。なお、支持基板24は、保護フィルム22の上部に配置することも可能である。支持基板24は、エッチング処理後に有機ELパネル10から剥離される。
