前記ウエハを超音波洗浄する超音波装置と、
前記洗浄槽内に配置されて前記ウエハに気体および前記洗浄液を含む複数の流体の内1または2以上の前記流体を組み合わせた流体を噴射する複数の噴射機構と、
前記複数の噴射機構から少なくとも気体を噴射した後に前記洗浄槽内を減圧し、減圧した状態で前記超音波洗浄を行うように前記減圧装置,前記超音波装置および前記噴射機構を制御する制御装置と、
前記複数の噴射機構と前記ウエハを挟んで向かい合う位置に配置された吸引排出ユニットと、
