図1は、本実施例の光センサ装置13の模式図であり、縦断面を示している。図2は光センサ装置13のキャビティの正面図である。キャビティを有する基板2には光センサ素子3が実装され、フィルター機能を有するガラス基板1と勘合され一体化された構造である。キャビティを有する基板2の有底側には金属層によって配線パターン6が形成されている。光センサ素子3は、キャビティを有する基板2の有底部中心に実装され、配線パターン6とワイヤー5によって電気的に接続される。キャビティを有する基板2の裏面側には配線パターン7が形成されており、配線パターン7は貫通電極8を通じて配線パターン6とは電気的に接続されており、外部端子として機能する。キャビティを有する基板2の有底部には複数の柱状の支柱9が設けられており、光センサ素子3は、柱状の支柱9の上面に塗布された接着剤10によって支柱上に固着しマウントされた中空構造となっている。

また、素子3と接着剤10との接着面積は、支柱9の上面を接着面とした構造の他に、部分的に支柱9の上面と、隣接する支柱との間に支柱の高さにまで接着剤を塗布した箇所を設けることでも良い。例えば支柱9の上面へ接着剤10を塗布した箇所と、隣接する支柱9の上面と支柱の間に支柱の高さまで接着剤を塗布した箇所とを交互に設けたとする。この場合、接着剤厚みは支柱9の上面と素子3の裏面との間で薄く接着する箇所と、支柱の高さと同じ厚みの接着剤とで接着する箇所とが設けられる。これにより、接着剤10と素子3との接触面積が増え素子3が受けるストレスは増す傾向となるものの、接着強度を高める狙いの設計も接着剤の塗布箇所と量のコントロールによって選択することができるというものである。支柱が設けられていることにより支柱と支柱の間に塗布した接着剤は、支柱との表面張力によって支柱と支柱の間に留まりやすく、広がり難いものとなる。いわば塗布した接着剤が支柱と同じ厚みを保持した状態となる。これにより素子3の裏面に対して接着剤の厚い固着箇所が設けられる為、素子へ接着剤を薄く塗布して固着した場合に対して、同じ接着面積で比較した場合、接着剤厚みが厚くすることができることから、少ない接着面積であっても接着強度の向上に効果的である。

素子3の裏面と支柱9の上面とキャビティを有する基板2の有底面に設けられた配線パターン6とにおいて、配線パターン6は支柱の側面全体と上面にかけて金属層から形成されており、隣接する支柱と、その間とに設けた配線を直列に連続接続した構造としている。支柱の側面から上面にかけて配線パターン6を設け易くするために、支柱は、上面は平坦を維持しているが、側面をテーパーとしている。これにより金属層等による配線パターンを設ける場合においても、支柱の側面から上面にかけて金属層から形成しやすくするとともに、テーパーを設けることによってテーパー底部では支柱上面よりも寸法径が大きくなる為、隣接する支柱同士の距離は有底部分において近づくこととなり直列に接続した配線パターンを設けやすくすることができる。素子3の裏面と支柱9の上面とは導電性ペースト11などによって固着され電気的な接続を得、配線パターン6を通じて外部との接続を行うことができるというものである。

図4は、本実施例の光センサ装置13の断面図である。第1実施形態においてキャビティを有する基板2を、金属のリードフレームが埋め込まれた構造としたものである。なお、実施例1と構成が同じ部分については説明を省く。金属のリードフレームを埋め込む構造の場合、キャビティ内に露出するインナーリード部分と、外部との接続に用いるアウターリード部分とが一体のものとすることができる容易さがある。図3においてリードフレームは基板2の内部にて曲げられた構造としているが、曲げていないフラットな構造でもよい。また基板2の側面から横方向へアウターリードを取り出す構造としているが、裏面から下方向へアウターリードを取り出す構造としてもよく、特に限定するものでは無い。

図7は、キャビティを有する基板2の有底部に設けられる複数の柱状の支柱9を金属やセラミック、樹脂、ガラスなどからなるものを埋め込む、あるいは固着することにより設けた構造としたものであり、埋め込むか、又は固着された支柱9の埋設部分はキャビティを有する基板2の有底部厚み内に留まっている。柱状の支柱9を、キャビティを有する基板2と異なる材質により設けた構成とすることによって支柱9に対して熱伝導性や接着性、撥水性や光学特性などの特性を付与することも可能となる。また図8は、図7においてキャビティを有する基板2の有底部に設けられた複数の柱状の支柱9が、基板2を貫通して裏面から露出している構造としたものである。これにより支柱9へマウントされた素子から発生する熱を放熱することも可能としている。

前記基板に設けられ、前記主面側の配線パターンと前記裏面側の配線パターンとを電気的に接続している貫通電極と、
前記主面側の有底部分中央に設けられた複数の柱状の支柱と、
前記複数の柱状の支柱の上面にマウントされ、接着剤により裏面が前記上面に固着された光センサ素子と、
前記光センサ素子と前記主面側の配線パターンとを電気的に接続しているワイヤーと、
