Description
The present invention relates to a wavelength variable interference filter that selects and emits light having a desired target wavelength from incident light, an optical module including the wavelength variable interference filter, and an optical analyzer including the optical module.
2. Description of the Related Art Conventionally, there is known a variable wavelength interference filter in which a reflective film is disposed opposite to each other on a surface of a pair of substrates through a gap having a predetermined dimension (see, for example, Patent Document 1).
In the wavelength tunable interference filter disclosed in
As described above, since the wavelength variable interference filter transmits only light of a desired wavelength by adjusting the gap interval, high gap accuracy is required.
By the way, when the reflective film and the drive electrode are formed on one substrate, internal stress acts in the surface direction of the reflective film and the drive electrode (the direction along the substrate surface). The internal stress is determined in accordance with the film forming method and the material of the film, the magnitude and the direction in which the stress acts, compressive stress when acting in directions facing each other, and tensile stress when acting in directions away from each other. . Here, when compressive stress acts on the drive electrode or the reflective film formed on one substrate, the substrate bends in a convex shape toward the other substrate. On the other hand, when a tensile stress acts on the drive electrode or the reflective film formed on one substrate, the substrate bends in a convex shape in a direction away from the other substrate.
Thus, if the substrate bends due to the internal stress of each drive electrode or reflective film, the reflective film also bends in the initial state where the drive voltage is not applied to the drive electrode, and the resolution of the variable wavelength interference filter There is a problem that will decrease.

An electrode and an anti-bending film disposed on the second substrate so as to face the second reflective film across the second substrate, the second substrate having a movable portion and the movable A connecting and holding portion that holds the portion, and the thickness of the movable portion is larger than the thickness of the connecting and holding portion, and the front side from the first substrate side. When the second substrate side is viewed, the second reflection film and the anti-bending film overlap the movable part, and the region where the second anti-reflection film is arranged is included in the region where the anti-bending film is arranged. It is characterized by that.
The wavelength tunable interference filter according to the present invention is disposed between the first substrate, the second substrate disposed to face the first substrate, and the first substrate and the second substrate. A first reflective film, a second reflective film disposed between the first reflective film and the second substrate, a first electrode disposed between the first substrate and the second substrate, A second electrode disposed between the first electrode and the second substrate; and a deflection preventing film disposed so as to face the second reflective film across the second substrate, The second substrate includes a movable portion and a connection holding portion that holds the movable portion, and the thickness of the movable portion is larger than the thickness of the connection holding portion, and the second substrate is formed from the first substrate side. When viewed from the side, the second reflective film and the anti-bending film overlap the movable part, and the second reflective film is disposed in the region. Characterized in that it is included in the deflection prevention film is disposed regions.
The wavelength tunable interference filter according to the present invention includes a first substrate, a second substrate facing the first substrate, and a first surface provided on a surface of the first substrate facing the second substrate. A reflective film, a second reflective film provided on a first surface of the second substrate facing the first substrate and facing the first reflective film via a gap; and the second substrate of the first substrate A first electrode provided on a surface facing the first substrate, a second electrode provided on the first surface of the second substrate and spaced apart from the first electrode, and the first electrode of the second substrate. An anti-bending film that covers at least the second reflective film in a plan view when the second substrate is viewed in the thickness direction on the second surface opposite to the substrate, and in the surface direction of the anti-bending film The direction of the internal stress acting, the direction of the internal stress acting on the surface direction of the second reflective film, and the second The direction of the internal stress acting on the electrode in the surface direction, characterized in that it is in the same direction.
Here, the direction of the internal stress acting on the surface direction of the anti-bending film, the second reflective film, and the second electrode is the direction acting on the surface direction of these films formed on the substrate. When acting in the direction facing each other, it becomes compressive stress, and when acting in the direction away from each other, it becomes tensile stress. According to the present invention, among the second surface of the second substrate, the anti-bending film covering at least the second reflective film is formed in plan view, and the direction of the internal stress acting on the surface direction of the anti-bending film, The direction of the internal stress acting on the surface direction of the second reflective film and the second electrode is the same direction. For example, when compressive stress is applied in the surface direction of the second reflecting film and the second electrode, the anti-bending film is applied to the second substrate so that the internal stress acting in the surface direction of the anti-bending film also becomes the compressive stress. A film is formed.
Further, when the second electrode is composed of a plurality of electrode layers, the direction of the internal stress of each of these electrode layers may be different, and when focusing on the entire second electrode, The direction may be the same as the internal stress of the anti-bending film. The same applies to the second reflective film. When a dielectric multilayer film is used as the second reflective film, the direction of internal stress of each layer constituting the dielectric multilayer film may be different, and attention is paid to the entire second reflective film. At this time, the direction may be the same as the direction of the internal stress of the second electrode or the anti-bending film.
By the way, as described above, when the second reflective film and the second electrode are formed on the first surface of the second substrate, for example, a compressive stress acts in the surface direction of the second reflective film and the second electrode. Under the influence of the compressive stress, a force (bending moment) directed toward the first substrate acts on the second substrate, and the second substrate bends in a convex shape toward the first substrate.
However, in the present invention, the anti-bending film is formed on the second surface of the second substrate, and the internal stress of the anti-bending film is in the same direction as the internal stress of the second reflective film and the second electrode. The bending moment acting on the second substrate due to the compressive stress of the anti-bending film acts due to the compressive stress of the second reflective film or the second electrode that tends to bend the second substrate toward the first substrate. It is possible to cancel the bending moment and the bending of the second substrate. Further, in the present invention, since the anti-bending film is provided so as to cover at least the second reflecting film in plan view, the bending of the portion where the second reflecting film is formed on the second substrate is particularly reduced, and the second reflecting film is provided. Film warpage is reduced. Therefore, since the first reflection film and the second reflection film can be made parallel, the resolution of the wavelength variable interference filter can be improved.
In the wavelength tunable interference filter according to the aspect of the invention, a product of an internal stress acting in a surface direction of the second reflective film, a thickness dimension of the second reflective film, and an area of the second reflective film in the plan view, The sum of the internal stress acting in the surface direction of the two electrodes, the thickness dimension of the second electrode, and the product of the area of the second electrode in the plan view is the internal stress generated in the surface direction of the anti-bending film, It is preferable that the thickness dimension of the anti-bending film is equal to the product of the areas excluding a region overlapping the bonding portion of the first substrate and the second substrate in the plan view.
When a film is formed on a substrate, the bending moment at which the internal stress of the film acts on the substrate is determined by the product of the internal stress, the thickness dimension, and the area. In addition, when the anti-bending film is formed on the entire second surface of the second substrate, the area of the anti-bending film is calculated at the junction between the first substrate and the second substrate when calculating the above-described product. The part excluding the overlapping area corresponds.
According to the present invention, the sum of the product of the internal stress, thickness dimension, and area of the second reflective film and the product of the internal stress, thickness dimension, and area of the second electrode is the internal stress, thickness dimension of the anti-bending film, It is set to be the same as the product of the area excluding the region overlapping the bonding portion of the first substrate and the second substrate in the anti-bending film. For this reason, the bending moment that the internal stress of the second reflective film and the second electrode acts on the second substrate is the same as the bending moment that the internal stress of the anti-bending film acts on the second substrate and the direction is opposite. Therefore, the bending moments of the two are balanced, and the bending of the second substrate can be more reliably reduced. Therefore, in the initial state in which the driving voltage is not applied to the first electrode and the second electrode, the first reflecting film and the second reflecting film can be made parallel, and the resolution of the variable wavelength interference filter can be further improved. .
The tunable interference filter of the present invention includes a first substrate, a second substrate facing the first substrate, a first reflective film provided on a surface of the first substrate facing the second substrate, Provided on a first surface of the second substrate facing the first substrate, facing the first reflective film via a gap, and on a surface of the first substrate facing the second substrate A laminated film comprising: a first electrode provided; a second electrode provided on the first surface of the second substrate; provided apart from the first electrode; and an insulating film covering the second electrode And a second surface of the second substrate opposite to the first substrate, and in a plan view when the second substrate is viewed in the thickness direction, a deflection preventing film that covers at least the second reflective film, An internal stress acting on the surface direction of the laminated film and an inner stress acting on the surface direction of the second reflective film. The direction of the stress, the direction of the internal stress generated in the plane direction of the deflection preventing film is characterized by being in the same direction.
Here, when paying attention to the entire laminated film, the direction of the internal stress only needs to be the same as the direction of the internal stress of the second reflective film or the anti-bending film. The direction of the internal stress of the two electrodes may be different from each other.
According to the present invention, by covering the second electrode with the insulating film, current leakage due to discharge or the like can be reliably prevented between the first electrode and the second electrode, and the set voltage is applied to the first electrode and the second electrode. It is possible to hold a desired charge correspondingly. Thereby, the gap interval between the first reflective film and the second reflective film can be controlled with high accuracy, and light with a desired wavelength can be extracted with high accuracy from the wavelength variable interference filter.
In addition, since the direction of internal stress of the laminated film composed of the second electrode and the insulating film, the direction of internal stress of the second reflective film, and the direction of internal stress of the anti-bending film are the same direction, the above invention Similarly, the bending moment acting on the second substrate cancels each other due to the internal stress of these films. Therefore, similarly to the above-described invention, the warpage of the second reflective film due to the bending of the second substrate is reduced, and the resolution of the wavelength variable interference filter can be improved.
In the wavelength tunable interference filter according to the aspect of the invention, a product of an internal stress acting in a surface direction of the second reflective film, a thickness dimension of the second reflective film, and an area of the second reflective film in the plan view, The internal stress acting on the surface direction of the two electrodes, the product of the thickness dimension of the second electrode, and the area of the second electrode in the plan view, the internal stress acting on the surface direction of the insulating film, The sum of the thickness dimension and the product of the area of the insulating film in the plan view is the internal stress generated in the surface direction of the anti-bending film, the thickness dimension of the anti-bending film, and the anti-bending film. It is preferable that the product is equal to the product of the areas excluding the region overlapping the bonding portion of the first substrate and the second substrate.
According to the present invention, even when the second electrode is covered with the insulating film, the internal stress acting on the surface direction of the second reflective film, the second electrode, and the insulating film, the thickness dimensions, and the plan view The sum of the products of the respective areas is the same as the product of the areas excluding the internal stress acting in the surface direction of the anti-bending film, the thickness dimension, and the area overlapping the bonding portion of the first substrate and the second substrate in plan view. Is set to Here, the sum of the product of the internal stress, thickness dimension, and area in plan view of the second electrode and the product of the internal stress, thickness dimension, and area in plan view of the insulating film is the influence of the internal stress of the laminated film. Thus, a bending moment acting on the second substrate is obtained.
For this reason, the bending moment that the internal stress of the second reflective film and the laminated film acts on the second substrate is the same as the bending moment that the internal stress of the anti-bending film acts on the second substrate, and both bending moments are balanced. Therefore, the bending of the second substrate can be more reliably reduced. Therefore, in the initial state in which the driving voltage is not applied to the first electrode and the second electrode, the first reflecting film and the second reflecting film can be made parallel, and the resolution of the variable wavelength interference filter can be further improved. .
In the wavelength tunable interference filter according to the aspect of the invention, the anti-bending film includes a first anti-bending film provided in the same shape and the same position as the second reflecting film in the plan view, and the flat surface of the first anti-bending film. It is preferable to include a second anti-bending film provided at a point-symmetrical position with the center point in view as the center of symmetry.
For example, when the substrate is not formed at a point-symmetrical position, when the substrate is bent by applying a voltage between the electrodes, the bending balance is not achieved, and the first reflection film and the second reflection film are made parallel. Is difficult.
According to the present invention, the second anti-bending film is formed at a point-symmetrical position with the center in plan view of the first anti-bending film being a symmetric center point. According to this, when applying a voltage between electrodes and bending a board | substrate, a balance of bending can be taken, a 1st reflective film and a 2nd reflective film can be maintained in parallel, and a gap precision is maintained higher. it can.
In the wavelength tunable interference filter according to the aspect of the invention, it is preferable that the bend prevention film is formed on the entire second surface of the second substrate.
According to the present invention, since the anti-bending film is formed on the entire second surface of the second substrate, a pattern forming step for forming the anti-bending film on the second substrate can be eliminated in the manufacturing process. The manufacturing process can be simplified.
In the wavelength tunable interference filter according to the aspect of the invention, it is preferable that a material of the anti-bending film is formed of a material having the same refractive index as that of the second substrate.
According to the present invention, since the anti-bending film is formed of a material having the same refractive index as that of the second substrate, the light incident on the second substrate is reflected by the bonding surface between the anti-bending film and the second substrate. Can be prevented. Therefore, only light of a specific wavelength can be favorably transmitted from the incident light.
An optical module according to the present invention includes the above-described wavelength tunable interference filter and light receiving means for receiving inspection target light that has passed through the wavelength tunable interference filter.
In the present invention, similarly to the above-described invention, the warpage of the second reflective film due to the bending of the second substrate is reduced, and the first reflective film and the second reflective film can be made parallel. The resolution can be improved. Along with this, the desired wavelength can be accurately dispersed. Therefore, by receiving the light emitted from such a variable wavelength interference filter by the light receiving means, the optical module can measure the exact light amount of the light component having the desired wavelength contained in the inspection target light.
An optical analyzer according to the present invention includes the above-described optical module, and an analysis processing unit that analyzes optical characteristics of the inspection target light based on light received by the light receiving unit of the optical module.

As described above, the
In addition, the

Further, as shown in FIG. 2, the
The
The
Here, the
The

The

[Second Embodiment]
Hereinafter, a second embodiment according to the present invention will be described.
The etalon of the present embodiment has a configuration similar to that of the
In the following description, the same components as those in the first embodiment are denoted by the same reference numerals, and the description thereof is omitted.

[Equation 6]
M 5 ∝σ 5 × T 5 × S 2 = (σ 21 × T 21 × S 2 ) + (σ 24 × T 24 × S 2 ) (6)

[Third Embodiment]
The third embodiment according to the present invention will be described below.
The etalon of the present embodiment has the same configuration as the
In the following description, the same components as those in the first embodiment are denoted by the same reference numerals, and the description thereof is omitted.

As shown in FIG. 8A, the

As described above, the
