Description

[0002]本発明の開示は、コーティングを対象とする。より具体的に言えば、本開示は、ジメチルシランの分解によって基材に適用される耐摩耗性コーティングを対象とする。

[0078]処理層806(例えば空気酸化されたカルボキシシラン層)の表面特性は、R’基を修飾して変化させることによって、または、ヒドロキシル反応が可能な他の分子を用いることによって調節される。例えば、一実施態様において、このような調節により、硬度および耐摩耗性、不活性、電気化学的インピーダンス、接触角ならびにそれらの組み合わせを増加または減少させることによって、処理工程、分析、ガス、石油および半導体産業分野で使用するための適応性および耐久性を高める物理的な性能特性が得られる。R基は、炭化水素、置換炭化水素、カルボニル、カルボキシル、エステル、エーテル、アミン、アミド、スルホン酸、有機金属錯体、および/または、エポキシドによって形成することができる。理論にこだわるつもりはないが、シリコンハイドライドの部分は、ヒドロシリル化メカニズムによって不飽和炭化水素基と熱反応して、コーティングされた基材の表面と共有結合を形成することができると考えられる。一実施態様において、反応チャンバー内の全ての露出した表面上のコーティング101は、R基、ならびに炭素、ケイ素および水素部分を含む共有結合したR基を含む。
[0089]実施例1は、基材100に、2時間、8psiaのガスで、450℃でジメチルシランを導入して層102を形成することを含む。この実施例1において、層102は、鏡面研磨した316枚のステンレス鋼の(わずかに黄色の)切り取り試片上でほぼ検出不可能であった(すなわち、視覚的に確認することが極めて困難であった)。測定したところ、堆積処理前の水の接触角データが約60°であることがわかった。ジメチルシランで堆積処理した後、接触角は約102°に増えた。層102は視覚的に確認できなかったが、そのデータから、表面105の層102上に有意な密度のカルボシリル材料が極めて薄く堆積されていることが示された。利用可能な分光分析技術でコーティングを検出するには感度が不十分であったため、層102の厚さは約100オングストロームと推測した。
[0090]実施例2は、基材100に、15時間、8psiaのガスで、450℃でジメチルシランを導入して層102を形成することを含む。実施例2において、層102は、視覚的に確認できる光る虹状の色の列を有していた。測定したところ、鏡面仕上げした316個のステンレス鋼の表面、および、研磨されたシリコンウェーハ表面について約100°の脱イオン水平均接触角データが示された。FT−IRから、2950cm−1での測定値に基づきC−Hの存在、792cm−1での測定値に基づきSi−Cの存在、および、2102cm−1での測定値に基づきSi−H部分の存在が示された。層102の厚さは、スペクトロメーターにより約800オングストロームと測定された。オージェ電子分光法を利用して追加の測定も行われた。その測定から、層102においてSiおよびC原子濃度の増加が示された。この測定からさらに、SiおよびC原子濃度が拡散領域108に近づくに従って減少していることが示され、これは濃度Fe、CrおよびNi原子の増加によって説明される。この測定から、SiおよびC原子濃度は拡散領域108を超えた地点で漸近的にゼロに近づくことが示された。この測定からさらに、拡散領域108は、O原子濃度が増加していることに基づいて確認できることも示された(堆積前の基材100の表面105上の表面酸化物のため)。
[0091]実施例3は、基材100に、15時間、8psiaのガスで、450℃でジメチルシランを導入して層102を形成すること、続いて基材100の層102を、不活性ガス中で、水で2時間、約100〜200psiaのガス、450℃で酸化して酸化層802を形成することを含む。実施例3は、望ましくない結果を示した。例えばFT−IRデータから、表面の修飾化学について官能基部分(Si−OHまたはSi−H)の存在がまったく検出されなかった。酸化層802は、86.6°のSiウェーハ上の接触角、および、Si−O−Si基の存在を示した。
[0092]実施例4は、基材100に、15時間、8psiaのガスで、450℃でジメチルシランを導入して層102を形成すること、続いて基材100の層102を、酸化試薬混合物で、2時間、約100〜200psiaのガス、300℃で酸化して酸化層805を形成することを含む。酸化試薬混合物は、空気および水を含む。実施例4は、望ましくない結果を示した。FT−IRデータによれば、酸化層805は過剰に酸化され、C−H基の減少(実施例3と比較して)、Si−C基の減少(実施例3と比較して)、および、Si−OH/C−OH基の増加(実施例3と比較して)を示した。
[0093]実施例5は、基材100に、15時間、8psiaのガスで、450℃でジメチルシランを導入して層102を形成すること、続いて基材100上の層102を、空気で、2時間、約100〜200psiaのガスで、300℃で酸化して酸化層805を形成することを含む。実施例5で、FT−IRデータ(幅広;3414cm−1)で観察された有意なSi−OHの伸長部分を有する酸化されたカルボシラン材料を製造した。接触角は、脱イオン水の場合、50.9°と測定された。電気化学的インピーダンス分光分析で、低周波で、Zlf=約7.27kオームのインピーダンスが示された。この材料の耐摩耗性を、摩擦計(CSMインスツルメンツ(CSM Instruments)S/N18−343)を用いて、標準的な100個のCr6ボールを3.00cm/秒の線速度で回転させて0.5Nの力をかけて解析したところ、4.141×10−3の摩耗(mm3/Nm)が示された。酸化層805は、より少ない摩擦(実施例3と比較して)、より多くの摩耗(実施例3と比較して)、および、Si−O−Si基の存在を示した。
[0094]実施例6は、実施例2で形成された層102をエチレンで官能化して官能化層110を形成することを含む。官能化層110は、98.3°の水の前進接触角、および、85.1°の水の後退接触角を示した。図10で示されるように、FT−IRデータから、Si−OSi基が存在しないこと(1027cm−1における伸長部分に基づき)、および、Si−H基の量の減少(2091cm−1における伸長部分に基づき)に基づいてほとんど酸化が起こらなかったことが示された。
[0095]実施例7は、実施例2で形成された層102をエチレンで官能化して官能化層110を形成することを含む。続いて、官能化層110を、チャンバーに添加された5mlの脱イオン水(DI)で酸化した。チャンバーを数回の窒素のフラッシングと軽度の真空に晒し、密封容器から空気を除去した。チャンバー中の温度を450℃に約2時間保持し、その後室温に戻した。官能化層110を酸化したことにより官能化後に酸化された層804が形成され、この官能化後に酸化された層804の水の接触角データによれば、前進接触角は95.6°、および、後退接触角は65.9°であることが示された。図10で示されるように、FT−IRから、酸化により、実施例6で形成された官能化層110と比較して、Si−OSi基量の増加(1027cm−1における伸長部分に基づき)、および、Si−H基量の減少(2091cm−1における伸長部分に基づき)が示された。
[0096]実施例8は、層102(ジメチルシラン)にトリメチルシランを15時間、8psiaのガスで、450℃で導入することを含む。実施例8は、基材100上のコーティングが視覚的に確認できない、または、分光分析で測定できない、または、分子コーティングの存在を示す指標がまったくみられない(例えば水の接触角値の有意な変化がない)といった望ましくない結果を示した。
[0097]実施例9は、実施例5でトリメチルシランを用いて形成された酸化層805を処理して、処理層806を形成することを含む。具体的に言えば、材料を含む排気されたチャンバーに、450℃、25psiaでトリメチルシランを添加し、約10時間反応させた。得られたFT−IRデータから、Si−OH官能基の損失が示された(図15を参照)。接触角を測定したところ、脱イオン水の場合99.1°であり、これは、疎水性の存在を示唆している。電気化学的インピーダンスの分光分析から、低周波で15.4Mオームのインピーダンス(Zlf)が示された。また電気化学的インピーダンスの分光分析から、ボーデのプロットとナイキストプロットから0.072の末端のZR/Zl比も示された(図16〜19を参照)。この材料の耐摩耗性を、摩擦計(CSMインスツルメンツS/N18−343)を用いて、標準的な100個のCr6ボールを3.00cm/秒の線速度で回転させて0.5Nの力をかけて解析したところ、1.225×10−4の摩耗(mm3/Nm)を示し、これは未処理の材料と比較して34倍の増加であった。

- 化学蒸着チャンバー中に基材を準備すること;
化学蒸着チャンバー中でジメチルシランを熱分解すること;
熱分解したジメチルシランの成分を基材上に堆積させること;および、
トリメチルシランの存在下で基材を加熱することによって、基材の少なくとも表面を処理すること、
を含む、トリメチルシラン処理層を有する耐摩耗性コーティングの製造方法。 - 前記熱分解したジメチルシランの成分を酸化試薬で酸化することをさらに含む、請求項1に記載の方法。
