成膜ドラム7は、高分子フィルム基材6を搬送しながらプラズマCVD法により酸化珪素薄膜を高分子フィルム基材6上に成膜するものであり、その径や材質に制限はないが、耐久性を考慮しステンレスや鉄材にクロムメッキ処理を施したものが好ましい。さらに、プラズマのエネルギーによって高分子フィルム基材6が溶解することを防止するために、基材温度調整手段を有していることが好ましい。基材温度調整手段としては、冷却水を循環させてなる水冷手段や不凍液からなる冷媒等を用いることができるが、これらに限定されるものではない。また、高分子フィルム基材6の溶解防止のために、基材温度調整手段によって高分子フィルム基材6を20℃から80℃の間にすることが好ましい。加えて、真空成膜装置1の成膜室3の圧力は特に規定されるものはないが、ガス噴射孔243と成膜ドラム7の間の気体層における反応を極力抑えるため、20Pa以下であることが好ましい。

巻出従動軸5に設置されたロール状高分子フィルム基材8は、巻出されてシート状の高分子フィルム基材6として移送される。その後、任意の温度に設定された成膜ドラム7に巻取られるようにしながら、巻出・巻取室2から成膜室3へ、さらに再度、巻出・巻取室へ移送され、アイドルロール(図示せず)を介しながらシート状の高分子フィルム基材6は巻取駆動軸4へロール状高分子フィルム積層体9として巻き取られる。この間、シート状の高分子樹脂フィルム基材6はテンションロール(図示せず)により一定の張力が保たれる。

シート状の高分子フィルム基材6が移送されている間、成膜室3は真空ポンプ(図示せず)により減圧されて所定の真空状態に保持される。その後、原料導入パイプ14から選択した成膜の原料のガスを成膜室3へ導入する。続いて、マイクロ波発生手段12を作動させてガス噴射手段13からプラズマ状になったガスを成膜ドラム7に向けて噴出孔243から噴出する。該プラズマガスは原料導入パイプ14から噴出される原料ガスと反応しながら、成膜ドラム7の表面にあるシート状の高分子樹脂フィルム基材6に到達し成膜する。

次に、本発明の高分子フィルム積層体の一例について、図5を用いて説明する。該高分子フィルム積層体は、高分子フィルム基材30と、成膜された酸化珪素膜31により構成されている。当該高分子フィルム積層体の高分子フィルム基材30には、バリア層の透明性を生かすフィルムが好ましい。例えば、ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート(PEN)等のポリエステルフィルム、ポリカーボネートフィルム(PC)、ポリエーテルスルフォン(PES)、ポリカーボネートフィルム、ポリアリレートフィルム、ポリエチレンやポリプロピレン等のポリオレフィンフィルムや、環状シクロオレフィンを含むシクロオレフィンフィルム、ポリスチレンフィルム、ポリアミドフィルム、ポリ塩化ビニルフィルム、ポリアクリルニトリルフィルム、ポリイミドフィルム等が用いられる。また、高分子フィルム基材30は延伸、未延伸のどちらでも良く、機械的強度や寸法安定性を有するものがより好ましい。二軸方向に任意に延伸されていても問題ない。また、該高分子フィルム基材の表面に、周知の種々の添加剤や安定剤が使用されていても良い。例えば、帯電防止剤、紫外線防止剤、可塑剤、滑剤等が使用されていても良い。さらには、高分子フィルム基材30と薄膜との密着性を良くするために、プライマー層や、前処理としてコロナ処理、低温プラズマ処理、イオンボンバード処理が施されていても良く、さらに薬品処理、溶剤処理等が施されていても良い。

<実施例1>
厚さ125μmの二軸延伸ポリエチレンテレフタレート(PET)フィルム(三菱ポリエステル製、ダイアホイル)を高分子フィルム基材として、図1に示す巻取式の真空成膜装置(プラズマCVD成膜装置)にロール状フィルムとして巻出軸にセットし、真空ポンプで排気し、成膜室を、5.0×10−4Paにまで減圧した。つぎに、成膜ドラムの温度を80℃とし、マイクロ波発生手段より2.45GHzのマイクロ波を発生させ、ガス噴射孔から電子線を照射する前の圧力が3Paになるようにオゾンガスを300sccm、原料導入パイプよりHMDSOを30sccm導入し、マイクロ波電源(発振器)から5kWの電力を供給することで、オゾンプラズマを発生させた。この時の整合器は4Eチューナを、誘電体は石英ガラス(120mm×95mm×厚さ3mm)を使用して導波管の内部の圧力を真空成膜装置よりも低くするために、複合分子ポンプにより導波管内部の圧力を10ー3Pa付近に維持した。また、2.45GHzの波長は約122mm (波長=光の波長/2.45GHzより) であるため、石英ガラス(誘電体)から約60mm離れ、導波管の内壁から30mm離れた位置にガス噴射孔が配置されるように、導波管の長辺の中心部にガス噴射パイプ(長さが30mm)を固定した。さらに、原料導入パイプは石英ガラスより約120mm離れ、成膜ドラムより約30mm離れた場所に配置した。ガス噴射パイプの材料は銅を用い、ガス噴射パイプの周りに水冷手段(冷却手段)を設置し、1L/分、25℃の冷却水を循環させてガス噴射パイプの温度を安定させた。また、ガス噴射パイプの先端部にはサマリウム−コバルト合金系の永久磁石を設置し、その磁力は約120ガウスであった。続いて、成膜室を50Paとし、高分子フィルム基材であるPETフィルムを5m/minで走行させて、高分子フィルム積層体の製造を行った。得られた酸化珪素膜の膜厚は40nmであった。

<Example 1>

A gas injection pipe (length: 30 mm) was fixed at the center of the long side of the waveguide so that the holes were arranged. Further, the raw material introduction pipe was disposed at a position about 120 mm away from the quartz glass and about 30 mm away from the film formation drum. 実施例1の結果から、本発明における真空成膜装置を用いた場合、成膜室を50Paにて製造された高分子フィルム積層体は巻取速度が5m/分であるにも関わらず、バリア性も良好であることが確認された。一方、比較例1に示すように、成膜室の圧力を70Paとした場合には、バリア性は大きく劣化することがわかる。これは、成膜室を50Pa以下として製造することにより、高分子フィルム基材への熱負荷を大きく軽減できることを示唆している。また、比較例2では、成膜室の圧力を低くし、巻取速度を遅くして成膜レートを下げれば、バリア性は良好であることがわかる。しかしながら、比較例3に記すように、この条件において、成膜レートをあげるために、実施例1において、オゾンの代わりに酸素を導入した場合では、バリア性能が悪くなる。この要因としては、酸化促進作用が酸素ガスでは足りないことを示唆するものであることがわかった。 From the results of Example 1, when the vacuum film forming apparatus according to the present invention was used, the polymer film laminate produced at 50 Pa in the film forming chamber had a barrier speed of 5 m / min. (4)前記成膜室と前記成膜室とは反対側に配置された導波管との間にマイクロ波を透過する誘電体と、
