Description
The present invention is a vacuum deposition apparatus for forming a thin film on a polymer film, and a manufacturing how the polymeric film laminate.
In the past, attempts to improve the gas barrier properties of polymer films have been extensively studied, and gas barrier films that have been provided with gas barrier properties include packaging materials for foods, pharmaceuticals, and electronic components, vacuum insulation panels, solar cell backsheets, etc. It is used in a wide range of fields as industrial materials.
In recent years, as electronic paper and organic EL, which are expected as next-generation flat panel displays (FPD), are being developed, there is an increasing demand to replace glass substrates with polymer films in order to achieve flexibility in these FPDs. ing. Although the glass substrate already has a gas barrier function, it has better heat resistance than the polymer film, but is inferior in flexibility and mass productivity. On the other hand, it is said that the barrier performance required for electronic paper, organic EL, etc. expected as a next-generation flat panel display (FPD) is 100 to 10,000 times that of a barrier film for food packaging materials. The gas barrier film that has been used cannot provide a gas barrier film that satisfies these requirements.
As a method for imparting a gas barrier property, it is considered effective to impart a thin film layer (gas barrier layer) having a gas barrier property on a film. As a method for forming a gas barrier layer, an organic substance or an organic-inorganic composite layer is used. The method is broadly divided into a method of forming by a wet coating method and a method of forming an inorganic thin film by a dry coating method, and has been actively studied. Compared to organic substances, an inorganic thin film having a three-dimensional network structure can provide a high gas barrier property because it can form a dense, dense and dense structure by optimizing the film formation conditions. In addition, among inorganic thin films, inorganic oxides such as silicon oxide, aluminum oxide, and magnesium oxide can be combined with a dense structure and impart transparency, so it is considered to be optimal as a gas barrier layer that requires transparency. ing.
However, in recent years, a silicon oxide film formed by plasma CVD using an improved organosilane compound has been studied and put into practical use in some food packaging fields (for example, see Non-Patent Document 1).
By the way, it is generally desirable to create a high-density thermal plasma such as a high-pressure arc for applications that use the heat of plasma, but there is a problem of causing thermal damage to the film substrate. is there.
For this reason, a relatively low-pressure low-temperature plasma is suitable for depositing a thin film using a chemical reaction of plasma.
In order to achieve a super-fine and high-speed process, a plasma CVD method is used to obtain a dense film to provide a high gas barrier property that can be used in next-generation flat panel displays (FPDs). Therefore, it is necessary to generate plasma with low pressure (= 1 Pa or less) and high density (≈10 17 / m 3 or more).
However, it is not easy to create a plasma that satisfies these two conditions simultaneously. That is, when the pressure is lowered, the plasma density is reduced.
In general, a plasma with a constant density balances the loss rate due to diffusion and the generation rate due to ionization. Here, when the pressure is lowered, the electron temperature Te increases, the bipolar diffusion coefficient of the low temperature plasma increases, the diffusion loss increases, and the plasma density decreases. Also, since the ionization frequency is proportional to the pressure, the lower the pressure, the smaller the ionization generation rate, and the more the plasma density is reduced.
Thus, in order to achieve both low pressure and high density of plasma, it is difficult to achieve with normal DC glow discharge and capacitively coupled RF discharge, and applied technology such as exciting waves in plasma. Is required.
As a specific example, when a plasma is formed by irradiating a microwave of 2.45 GHz in an environment of a magnetic field strength of 850 gauss, a phenomenon occurs in which electrons cause a swiveling motion and are difficult to escape in the vertical direction of the magnetic field. When the discharge gas is supplied under such conditions, a plasma having a high electron temperature and high density is formed. Such a discharge is called electron cyclotron resonance (ECR) and is applied to a film forming means.
However, the space design of the magnetic field strength for causing ECR requires complicated calculations such as electromagnetic field simulation, and has a problem that the equipment cost for realizing it is increased.
Accordingly, the present invention provides a vacuum film forming apparatus for producing a polymer film laminate having a high gas barrier property, and a method for producing an optimum polymer film laminate, even under a low pressure. Hereinafter, an embodiment according to the present invention will be described.
FIG. 1 is a schematic configuration diagram showing an example of a winding type vacuum film forming apparatus according to the present embodiment. 2 is a schematic sectional view showing the microwave generation means 12 of the vacuum film forming apparatus shown in FIG. 1, and FIG. 3 is a schematic sectional view showing the gas injection means 13 of the vacuum film forming apparatus shown in FIG. . FIG. 4 is a schematic sectional view showing the positional relationship of the gas injection means 13 shown in FIG.
FIG. 5 is a side sectional view showing an example of the polymer film laminate according to the present embodiment.
First, in this embodiment, a microwave having a higher frequency is used instead of RF (13.56 MHz) widely used as an industrial frequency as an applied frequency for generating plasma. This is because the discharge mode based on collisionless statistical heating, in which the thickness of the electronic sheath oscillates at the discharge frequency, is effective to cause discharge when the pressure is lower than 2 Pa. This is because if the applied voltage (high frequency voltage) is constant, the plasma density increases as the frequency increases.
In this embodiment, the principle of surface wave plasma that can easily form a high-density plasma without using a magnetic field is applied, and the density of the microwave plasma is controlled in accordance with the film formation conditions. The present invention also proposes a vacuum film forming apparatus for producing a polymer film laminate having a high gas barrier property by drawing out a high film formation rate and an optimum method for producing a polymer film laminate.

By using the microwave generation means 12 and the gas injection means 13 in this example and irradiating the injected gas with microwaves, the gas is excited and ionized, and plasma can be generated around the gas injection holes 243.

Moreover, as gas used for the gas injection means 13 of this example, gas, such as oxygen, argon, and nitrogen, can be used. In this example, oxygen is used as the discharge gas in order to obtain a polymer film laminate having a silicon oxide film formed thereon, but the present invention is not limited to these.

Examples of organic silane compounds include tetraethoxysilane (TEOS), tetramethoxysilane (TMOS), tetramethylsilane (TMS), hexamethyldisilazane, hexamethyldisiloxane (HMDSO), tetramethyldisiloxane, methyltrimethoxysilane It is also possible to select a silane compound having a relatively low molecular weight such as one or more of these silane compounds. Of these silane compounds, TEOS, TMOS, TMS, HMDSO and the like are preferable in view of the film forming pressure and the vapor pressure.

Next, a polymer film laminate produced using the vacuum film forming apparatus of the present embodiment will be described with reference to FIG.
The polymer film laminate of this example is composed of a

The
Here, if the film thickness is less than 20 nm, sufficient barrier properties suitable for next-generation flat panel displays represented by electronic paper and organic EL cannot be obtained, and if the film thickness exceeds 500 nm. Since the flexibility of the polymer film laminate is lost, when adapting to organic EL, the film thickness is more preferably 20 nm to 500 nm.
The film thickness control method of the gas barrier film can be easily adjusted by changing the film forming speed or the number of the gas injection means 13 and the number of the
As described above, according to the vacuum film forming apparatus and the polymer film laminate manufacturing method of this example, a silicon oxide film (SiOx) can be formed on the polymer film, and the polymer film having a high barrier property A laminate can be obtained.
Hereinafter, the present invention will be described with reference to specific Example 1, but the present invention is not limited to Example 1 below.
First, a 125 μm-thick biaxially stretched polyethylene terephthalate (PET) film (manufactured by Mitsubishi Polyester, Diafoil) is used as a polymer film, and the unwinding shaft is formed as a roll film in the winding type plasma CVD film forming apparatus shown in FIG. The film formation chamber was evacuated to 5.0 × 10 −4 Pa.
Next, the temperature of the main roll is set to −20 ° C., a microwave of 2.45 GHz is generated from the microwave generating means, and oxygen gas is 150 sccm so that the pressure before irradiating the electron beam from the gas injection hole becomes 3 Pa. Then, 15 sccm of HMDSO was introduced from the raw material introduction pipe, and oxygen plasma was generated by supplying 3 kW of power from a microwave power source (oscillator).
At this time, a 4E tuner is used for the matching unit and quartz glass (120 mm × 95 mm × 3 mm thickness) is used for the dielectric, so that the pressure inside the waveguide is lower than that of the vacuum film-forming device. The pressure inside the waveguide was maintained at around 10 −3 Pa by a molecular pump.
Also, since the wavelength of 2.45 GHz is about 122 mm (wavelength = wavelength of light / from 2.45 GHz), gas injection is performed at a position about 60 mm away from quartz glass (dielectric) and 30 mm away from the inner wall of the waveguide. A gas pipe (length: 30 mm) was fixed at the center of the long side of the waveguide so that the holes were arranged.
Further, the raw material introduction pipe was disposed at a position about 120 mm away from the quartz glass and about 30 mm away from the film formation drum. Stainless steel was used as the material of the gas pipe, water cooling means (cooling means) was installed around the gas pipe, and 1 L / min, 25 ° C. cooling water was circulated to stabilize the temperature of the gas pipe.
A samarium-cobalt alloy permanent magnet was installed at the tip of the gas pipe, and its magnetic force was about 100 gauss. Subsequently, a polymer film laminate was produced by running a PET film, which is a polymer film, at 1 m / min. The thickness of the obtained silicon oxide film was 100 nm.

[Comparative Example 1]
A polymer film laminate was obtained under the same conditions as in Example 1 except that the film forming chamber was set to 50 Pa.
[Comparative Example 2]
A polymer film laminate was obtained under the same conditions as in Example 1 except that the film forming chamber was set to 50 Pa and the temperature of the main roll was set to 50 ° C.
[Comparative Example 3]
A polymer film laminate was obtained under the same conditions as in Example 1 except that the film forming chamber was set to 2 Pa and the temperature of the main roll was set to 50 ° C.
The gas barrier properties of the polymer film laminates obtained in Example 1 and Comparative Examples 1 to 3 were measured. The measurement was carried out using a water vapor transmission rate measuring device (PERMATRAN-W3 / 33 manufactured by MOCON) under the conditions of 40 ° C. and relative humidity of 90%. The results are shown in FIG. 6 (Table 1). The base material used for the polymer film has a barrier property of about 4.5 g /
From the results of Example 1, when the vacuum film forming apparatus according to this example is used, a polymer film laminate can be manufactured even when the film forming chamber is set to 2 Pa or less. The molecular film laminate was confirmed to have good barrier properties.
On the other hand, as shown in Comparative Example 1, it can be seen that when the pressure in the film forming chamber is 5 Pa, the barrier property is greatly deteriorated. This suggests that the temperature of the polymer film can be lowered by manufacturing the film forming chamber at 2 Pa or less, and the thermal load on the polymer film can be greatly reduced. Further, from Comparative Example 2, it was found that when the pressure in the film forming chamber was high and the temperature of the film forming drum was high, the base material itself caused thermal deformation, and the polymer film laminate could not be produced.
