- トランジスタを有するキャパシタレスメモリであって、
前記トランジスタは、
ソース領域と、
ドレイン領域と、
前記ソース領域と前記ドレイン領域の間に設けられた活性層領域と、
前記活性層領域に絶縁膜を介して隣接したゲート電極とを有し、
前記活性層領域は、前記キャパシタレスメモリの書き込み時に当該活性層領域にキャリアが蓄積され得る膜厚を有し、
前記ソース領域は、前記活性層領域の半導体及び前記ドレイン領域の半導体より大きいバンドギャップを有する半導体からなり、前記ソース領域と前記活性層領域との間にヘテロ接合が形成されていることを特徴とするキャパシタレスメモリ。 - トランジスタを有するキャパシタレスメモリであって、
前記トランジスタは、
ソース領域と、
ドレイン領域と、
前記ソース領域と前記ドレイン領域の間に設けられた活性層領域と、
前記活性層領域に絶縁膜を介して隣接したゲート電極とを有し、
前記ソース領域は、前記活性層領域の半導体及び前記ドレイン領域の半導体より大きいバンドギャップを有する半導体からなり、前記ソース領域と前記活性層領域との間にヘテロ接合が形成されており、
前記活性層領域の膜厚は100nm以上であることを特徴とするキャパシタレスメモリ。 - トランジスタを有するキャパシタレスメモリであって、
前記トランジスタは、
ソース領域と、
ドレイン領域と、
前記ソース領域と前記ドレイン領域の間に設けられた活性層領域と、
前記活性層領域に絶縁膜を介して隣接したゲート電極とを有し、
前記ソース領域は、前記活性層領域の半導体及び前記ドレイン領域の半導体より大きいバンドギャップを有する半導体からなり、前記ソース領域と前記活性層領域との間にヘテロ接合が形成されており、
前記活性層領域は、前記トランジスタが部分空乏型として動作し得る膜厚を有することを特徴とするキャパシタレスメモリ。 - 前記活性層領域と前記ドレイン領域は同じバンドギャップを有する半導体からなることを特徴とする請求項1乃至3のいずれか一項に記載のキャパシタレスメモリ。
- 前記ドレイン領域は、前記活性層領域の半導体よりも大きいバンドギャップを有する半導体からなることを特徴とする請求項1乃至3のいずれか一項に記載のキャパシタレスメモリ。
- 前記活性層領域の半導体がゲルマニウムからなり、前記ソース領域の半導体がシリコンゲルマニウムからなることを特徴とする請求項1乃至5のいずれか一項に記載のキャパシタレスメモリ。
- 前記活性層領域の半導体が、シリコン、ゲルマニウム及びシリコンゲルマニウムからなる群から選択された半導体からなり、前記ソース領域の半導体が、硫化亜鉛、酸化亜鉛、窒化ガリウム、リン化ガリウム、砒化ガリウム、アルミニウムアンチモン、リン化インジウム、テルル化カドミウム、テルル化亜鉛、セレン化亜鉛、硫化カドミウム、セレン化カドミウム、炭化珪素、リン化アルミニウム、及び砒化アルミニウムからなる群から選択された半導体からなることを特徴とする請求項1乃至5のいずれか一項に記載のキャパシタレスメモリ。
- 前記ソース領域の半導体が、硫化亜鉛、リン化ガリウム、砒化ガリウム、リン化インジウム、リン化アルミニウム、及び砒化アルミニウムからなる群から選択された半導体からなることを特徴とする請求項7に記載のキャパシタレスメモリ。
- 前記活性層領域の半導体が単結晶シリコンまたはポリシリコンからなり、前記ソース領域の半導体がアモルファスシリコンまたは微結晶シリコンからなることを特徴とする請求項1乃至3のいずれか一項に記載のキャパシタレスメモリ。
- 前記絶縁膜は、比誘電率が8以上である絶縁材料からなることを特徴とする請求項1乃至9のいずれか一項に記載のキャパシタレスメモリ。
- 前記トランジスタを複数個含み、
前記トランジスタのゲート電極に接続された複数のワード線と、
前記トランジスタのソース領域に接続された複数のコモン線と、
前記トランジスタのドレイン領域に接続された複数のビット線とを有し、
前記コモン線と前記ビット線は概ね平行に延在し、かつ前記ワード線と概ね直交しており、
前記ワード線の延在方向に前記複数のコモン線の1つを間に挟んで隣接する前記トランジスタはソース領域が近接するように配置されており、これら隣接する前記トランジスタのソース領域は間に位置する前記コモン線に接続されていることを特徴とする請求項1乃至10のいずれか一項に記載のキャパシタレスメモリ。
