ここでmとeはそれぞれ質量と電子の電荷である。
プラズマを生成するとき、プラズマのバルクでは電気的に中性であり、これは電子の数が正電荷の数に等しいことを意味する。しかしながら、プラズマの境界では重イオンの移動度と比べて電子の移動度が非常に高いため、これらの境界近くでプラズマの電気的中性が失われないように壁で電子を収集している。電気的中性の存在しない領域はシースと呼ばれている。これは図3に示す。
従ってシース厚は下記の式から得られる。
ここで、aは2から5の間である。
上述の通り、基板に衝突する前のイオンの加速度を決定するシース電位は、求めることが重要な値である。
− Vf:「浮動」基板(つまりアースされていない)と基準として見る地面との電位差。浮動電位は、プローブ(基板)が正味電流を全く通さないバイアス電圧として定義されており、プローブへの電子とイオン流の釣り合いによって決まる。
「温度」は基板の公称温度を指す。以下に説明する理由により、これはサンプルd040206を除くケースでは実温度ではなかった。
キャリアプレートは、基板をキャリアプレート上に設置したか否かを示し、それ自体は加熱基板保持部材またはそのまま基板保持部材上に設置した。
「Ag」接着剤の下の「Yes」は関連するサンプルを基板保持部材に接着したことを意味し、これは温度の制御に関連して後述する事項である。
「アンテナ」で始まる欄には存在するアンテナの本数を示し、4−アンテナ配置のケースでは、各アンテナは平面図に示すように反応装置の中央領域に配置されていた。
「距離」は基板から各アンテナの磁石下までの垂直距離を指す。
「注入」とは注入の種類を指す。「点注入」は先に説明している用語である。「管」注入では、前駆ガスは直上位置または高温電子閉じ込めエンベロープ内の位置から基板に向けてガスを注入している。
表1の最後から2番目の欄には前駆ガスの導入速度を立方センチメートル毎秒単位で示す。
表1の最終欄にはパルスマイクロ波源の出力をkW単位で示す。
上述の比例関係は、負の高周波バイアスを増やしてもイオン流はわずかしか変わらず、直流バイアスは与えた高周波出力と正比例することを意味する。この流れは基板保持部材全体での電荷収集のせいであって、基板のみのせいではない。既に知られていたように、平坦な基板ではバイアスが負寄りになると共に、イオン流は非常に早く一定値に達する。電荷収集は一定であり、印加電圧の平方根として変化することが知られているシース厚の変化は平坦な基板(エッジ効果が重要である、つまり小さい表面積の、基板でのケースには当てはまらない)での電荷収集には影響を与えない。
地面に対して基板を0Vに維持するためにある程度の高周波出力が必要である。これは、浮動電位が見かけ上地面に対して正で、バイアス電圧が浮動電位より負となるとすぐに電荷補償が必要となる事のためである。
ここで、
PRF= 印加した高周波出力

Vdc= 地面に対する誘導直流バイアス電圧
Vf = 地面に対する浮動電位
これはいくぶん過度に簡略化したものであり、デカップリングコンデンサで失われた出力を考慮していない。このため、実際に基板保持部材に印加した高周波出力は正確にはわからない。さらに、比例関係があるにもかかわらず、高周波電流は直流バイアスに正比例するとは限らない場合があり、これは特に浮遊電位近くで言える。
いくつかの処理条件に関し、イオンエネルギーがDECRPECVDで蒸着した各アモルファスシリコン層の品質に与える影響について検討した。特に、シラン前駆ガス(シランまたはジシラン)と反応装置へのMWの供給方法(CWモードまたは高もしくは低周波モードで)に注目して検討した。
各データセットについて以下に具体的に説明する。
イオンエネルギーが蒸着した各アモルファスシリコン層の品質に与える影響を測定するために、一連の10層の膜蒸着の結果をシース電位と関係付け、既に定義しているようにプラズマ電位を考慮して算定した。一連の10層は上記表1に記載の因子については互いに異なったが、各一連の層内におけるこれらの因子は一定に維持して、バイアス電圧を変動させた。
各膜の光学特性は、Tauc-Lorentzモデルを用いて分光偏光解析法で測定し、一方電荷担持特性はSSPG(定常フォトキャリア格子(Steady State Photocarrier Grating))で測定した。これらの結果は図6a,6bおよび6cに、それぞれ表面粗さ、不規則性パラメータ(C)およびεi(max)についてグラフ化した。これらを求める方法は、例えば、フォンキュベルタ・イ・モラル(A. Fontcuberta i Morral)、ロカ・イ・キャバロカス(P. Roca i Cabarrocas)、クラーク(C. Clerc)による、「分光偏光解析法および核測定による多形シリコン薄膜の構造および水素含有量の研究(Structure and hydrogen content of polymorphous silicon thin films studied by spectroscopic ellipsometry and nuclear measurements)」、PHYSICAL REVIEW B69, 2004年、125307/1-10に開示されている。
シース電位の各アモルファスシリコン層の光学的および電気的特性への影響もジシランを前駆ガスとして使用しているときに測定した。このようなガスの使用は、シランを使用した場合の2倍の速度でのaSi:H層の蒸着を可能にし、50Å/sより速い速度が測定されている。
ジシランを用いて観察した表面粗さ、不規則性パラメータおよびεi(max)の傾向を図7aから図7cに示し、膜用前駆ガスとしてシランを使用した場合と同様の傾向が見られる。
上記にて定義したシランに最適なシース電位範囲(-30から-105V)は、ジシランにも適切であるようだ。このため、シランとジシランを使用したときには、後者を使用したときの方が蒸着速度は2倍速いこと除いて、本質的な違いがないように見える。
シース電位の各アモルファスシリコン層の光学的および電気的特性への影響もパルスしたMW状態と組み合わせてシランを前駆ガスとして使用したときに測定した。MWエネルギーをパルスしたいと思う理由の一つは、本願と同日に提出した、上述の「分散型電子サイクロトロン共鳴を用いたプラズマからの蒸着で勾配付きバンドギャップを有するアモルファスシリコン膜の形成方法(Method for forming a film with a graded bandgap by deposition of amorphous material from a plasma using distributed electron cyclotron resonance)」(出願人用参照番号G28555EP)と題する本願の出願人らによる同時係属出願で、勾配付きバンドギャップを有する構造を生成する文脈において説明している。
のシース電位の各アモルファスシリコン層の光学的および電気的特性への影響も低周波数でパルスさせたMW状態と組み合わせたシランで測定した。
高周波での場合と異なり、MWパルス信号がOFF状態の時にバイアスを印加しない状態を実現することができるように、MWパルス信号の高周波バイアス信号との同期は可能である。得られたデータは図9aから9dに示す。
上記データに基づき、材料の光学特性(偏光解析法によって測定)ならびに電荷担持特性と、基板位置でのシース電位(または基板に与えた高周波出力)との間に非常に良好な相関関係があるように見える。これは、高品質層の蒸着にとってイオン衝突が重要であることの現れである。

これは、その上にイオンが収集される基板保持部材の大きさに合わせて修正されるべきであり、上記実験の場合その面積は484cm2であった。この修正は、基板保持部材が基板より大きいまたは同じ大きさであることを前提とする。通常はこの通りであるが、基板保持部材が基板より小さい場合、修正にかかわる範囲は基板そのものの面積となる。いずれにしても、行われていることは全イオン収集面に対して正規化することである。従って、最適蒸着条件用の出力密度は以下の通りである。
− 高周波出力:50-250mW/cm2
− シース電位:-30から-105V
温度の影響
従来技術では、プラズマ蒸着でその上に非晶質膜が蒸着される基板は加熱すべきであると知られていたが、本願の発明者らは、基板温度はこれまでの認識より非常に重要であることを発見し、ここで使用した基板加熱方法は実際には基板を所定温度まで確実に加熱することはなかった。
温度の影響は図10aから図10eの各グラフから一層はっきりわかる。
従って、誘電率の虚部の最大値(図10c)および材料バンドギャップ(図10d)への温度の影響は非常に明白であり、印加した高周波出力がいくらであろうと本質的に同じである。いずれの場合も、温度の著しい上昇は材料の光学特性を改善する。
拡散距離(図10e)に関しては、イオンの衝突エネルギーも大きな影響を及ぼすであろうが、温度の寄与は非常に明白である。図10eから、温度の上昇と共に拡散距離が伸びることがわかるが、基板バイアスの影響を見落としてはならない。
上に示すデータに基づき、またこれらの材料を育てたバイアス領域を考慮すると、アモルファスシリコンの蒸着は少なくとも200°Cの温度で行うべきであることは明らかである。しかしながら、アモルファスシリコンは600°Cを超えた温度で熱結晶化できることが知られている。従って、このような値を絶対上限値として考慮するべきである。しかし、薄膜太陽電池等の装置の製造でアモルファスシリコンを真性層として使用する場合にはより低い上限値を設定しなければならない。これは、このような装置は、pドープ層(p-doped layer)(p層)とnドープ層(n-doped layer)(n層)を有し、特にpドープ層は非常に温度の影響を受けやすく通常350°Cを超える温度には耐えられないが、通常nドープ層は耐熱性があるからである。このような装置を作るために350°Cを超える温度を使用した場合、例えば下層内にボロンを後から拡散する、つまり真性層の高温蒸着の後または最中にボロンを基板から真性層の下部内へ拡散させてその部分をp型層に変換させる、等の処理の修正が必要となる。(真性層の高温蒸着の後にn型層を生成するために類似した処理を使用することができ、この場合ボロンの代わりにリン等の材料を使用する。)
全体としての結論
上述から、イオン衝突エネルギーと基板温度はaSi:H膜の特性に重要な影響を及ぼし、高品質材料の成長には両方を正しく選択することが不可欠であることがわかる。
表面粗さと不規則性パラメータにとって、高品質膜の成長にイオンエネルギーの貢献が必要不可欠である。他の特性、特に材料バンドギャップ、には、温度が最も重要であり、大きなバイアスをかけることなく良好な品質の材料を育てることができる。しかし、さらに、材料の品質が良好と見なされるには、温度とイオン衝突の両特性が特定の範囲内になければならない、例えば誘電率の虚部の最大値や電荷拡散距離等の他の特性がある。これは、これら2つの蒸着パラメータは互いから切り離すことはできず、高品質材料の成長には両方とも不可欠であることを意味する。

これらの条件のもとで、珪素を主材料とした膜用前駆ガスから高品質aSi:Hを非常に高速(20Å/sより大)で育てることができる。これはMWを反応装置内へ供給するときの全てのモードに当てはまる。また、低周波数パルスモードにおいて、MWパルスと高周波バイアスを同期化させることが材料の品質に有益であることがわかった。
Claims (8)
- 容器内に基板を配置することと、
ある流動速度で膜用前駆ガスを前記容器内に導入することと、
前記容器内を低圧にすべく前記容器から未反応および解離ガスを抽出することと、
分散型電子サイクロトロン共鳴(DECR)によりプラズマを前記容器内で生成すべく前記プラズマから材料を前記基板上に蒸着するために前記容器内のガスにマイクロ波エネルギーを導入すること
を備えるプラズマからの蒸着により基板上にアモルファスシリコン(aSi:H)の膜を形成する方法であって、
蒸着中に前記基板の温度を200-600°Cの範囲に保持し、-30から-105Vの範囲のシース電位を起こすレベルのバイアス電圧を前記基板に印加する
方法。 - 前記シース電位が-35から-85Vの範囲である請求項1に記載の方法。
- 前記基板を導電接着剤で基板保持部材に付着させて、前記基板保持部材に熱を供給している請求項1または2に記載の方法。
- 前記基板が非導電性で、前記バイアス電圧を高周波出力源から前記基板へ供給している請求項3に記載の方法。
- 前記高周波出力が前記イオン収集面のうち50-250mW/cm2の範囲内にある請求項4に記載の方法。
- 前記温度が350°C以下である請求項1から5のいずれかに記載の方法。
- 前記温度が少なくとも225°Cである請求項1から6のいずれかに記載の方法。
- 前記膜用前駆ガスを前記基板に向けて前記容器内に供給する請求項1から7のいずれかに記載の方法。
