前記マスクブランクスの表面に第1のレジスト膜を形成する工程と、
前記第1のレジスト膜に対してマークパターン部とデバイスパターン部とからなる第1のレジストパターンを形成する工程と、
前記第1のレジストパターンをマスクとして前記遮光膜をエッチングすることにより、前記マークパターン部に前記透明基板の一部が最表面に露出した透光部と前記相対的に反射率の高い遮光膜が最表面に露出した遮光部とを含むアライメントマークパターンを形成すると共に、前記デバイスパターン部に第1のデバイスパターンを形成する工程と、
前記マークパターン部を遮蔽しつつ前記デバイスパターン部の表面に相対的に反射率の低い半透過膜を形成する工程と、
前記半透過膜の表面を含む前記マスクブランクスの表面全体に第2のレジスト膜を形成する工程と、
前記第2のレジスト膜が最表面に積層されたアライメントマークパターンによって前記第1のデバイスパターンとのアライメントをとりつつ前記第2のレジスト膜に対して第2のレジストパターンを形成する工程と、
前記第2のレジストパターンをマスクとして前記半透過膜及び前記遮光膜を一括してエッチングすることにより、前記デバイスパターン部に第2のデバイスパターンを形成する工程と
