Abstract
Description
The present invention relates to a semiconductor device, and more particularly to a semiconductor device having a structure in which electrodes, wirings, and bump electrodes are connected to each other.
In recent years, with the spread of mobile phones and satellite communications, compound semiconductor devices are required to have higher performance, so it is common to use MMIC (microwave monolithic integrated circuit) in which compound semiconductor elements are integrated. ing. In addition, flip chip bonding or the like is increasingly used for mounting MMIC, and bumps are often used as connection electrodes.
For example, aluminum is used for the gate electrode in the FET used for the internal circuit of the MMIC, and gold or a gold alloy material is used for the wiring connected to the gate electrode. Further, the bump electrode connected to the wiring Gold is used for. Usually, gold and aluminum are known to react with each other to form a high resistance layer made of purple brittle gold-aluminum alloy called purple plague, in order to prevent the occurrence of purple prepreg A material that suppresses the reaction is interposed between the aluminum electrode and the gold wiring layer.
In addition, the solder material on the mounting board side of the MMIC bumps may diffuse into the wiring metal via the bump electrodes, and a structure in which a diffusion prevention layer is sandwiched between the bump electrodes and the gold wiring for the purpose of preventing the diffusion. It has become mainstream.
At present, a nitrogen-containing layer such as a titanium nitrogen compound or a tungsten nitrogen compound is often used as a material for the reaction preventing or diffusion preventing layer (hereinafter referred to as a barrier layer). However, the surface of the nitrogen-containing layer is easily oxidized, and the adhesion with gold or a gold alloy formed thereon by sputtering or the like is poor, and the gold or gold alloy is easily peeled off or cut. Therefore, a metal for improving adhesion, for example, titanium, is formed between the barrier layer and the electrode and between the barrier layer and the bump electrode.
Next, conventional wiring connection will be described with reference to FIG.

The pattern of the
In such a multilayered layer, the

Next, a conventional bump electrode will be described with reference to FIG.
In FIG. 2, a
The
Table 1 shows an example of the sputtering sequence and film formation conditions for the titanium layer, TiWN layer, and gold layer of the wiring and bump electrodes described above.
By the way, adjusting the composition of the TiWN layer as the barrier layer to enhance the diffusion prevention function of the solder material makes its surface more susceptible to oxidation, so the reduction effect of the Ti layer interposed between the TiWN layer and the gold layer The Ti layer is easily peeled off from the TiWN layer.
On the other hand, if the composition of the TiWN layer is adjusted so that the gold layer does not peel from the TiWN layer, the solder material diffuses through the TiWN layer to the underlying wiring and electrodes, resulting in an increase in wiring and electrode resistance. Occurs.
Further, if the titanium layer formed on the barrier layer is thickened, an etching residue is likely to occur after patterning of the titanium layer, and if it is thinned to about 50 mm, sufficient strength cannot be obtained.
An object of the present invention is to improve a metal diffusion preventing function by a nitrogen-containing layer used as a barrier layer between two metal layers, and to increase the adhesion function between the metal layer and the nitrogen-containing layer. To provide an apparatus.
As illustrated in FIGS. 3 to 8, the above-described problem is formed on the first metal film formed on the semiconductor substrate and on the first metal film. A first insulating film having a first hole partially exposed; and a first metal film formed on the first insulating film and along the inner surface of the first hole, and having a nitrogen concentration. A first barrier film made of a plurality of titanium tungsten nitride layers having different nitrogen concentrations that are lower as they are separated from the first barrier film, a second metal film formed on the first barrier film, and the first A second hole formed on an insulating film, covering a part of the first barrier film and the second metal film and having a second hole exposing the remaining part of the second metal film; An insulating film, formed on the second insulating film and along the inner surface of the second hole; and A second barrier film made of a plurality of titanium tungsten nitride layers having different nitrogen concentrations, the lower the nitrogen concentration being away from the second metal film; and the solder formed on the second barrier film; The number of titanium tungsten nitride layers constituting the second barrier layer is 4, and the number of titanium tungsten nitride layers constituting the first barrier film is the number of titanium tungsten nitride layers constituting the second barrier layer. This is solved by a semiconductor device characterized by being greater than three.
In the semiconductor device, the first metal film may be a gate electrode or a wiring made of aluminum or gold, and the second metal film may be a wiring containing gold, aluminum, copper, or gold. .
In the semiconductor device described above, the nitrogen concentration of the first and second barrier films may have a structure that changes stepwise or continuously in the film thickness direction.
Next, the operation of the present invention will be described.
According to the present invention, a nitrogen-containing film is used as a barrier film formed between an upper metal film and a lower metal film, and the nitrogen concentration is increased in a portion of the barrier film close to the lower metal film. At the same time, the nitrogen concentration is lowered in the portion close to the upper metal film.
A nitrogen-containing film having a high nitrogen concentration has a higher function of suppressing metal interdiffusion between the upper and lower metal films, so that, for example, solder diffused in the upper metal film is applied to the lower metal film. Further, it is prevented that the resistance is increased by diffusion.
In addition, since the nitrogen-containing film having a low nitrogen concentration has excellent denseness and oxidation resistance, the adhesion between the nitrogen-containing film and the upper metal film is improved, and the upper metal film is difficult to peel off.
The level of such nitrogen concentration can be easily changed by adjusting the nitrogen partial pressure when forming the nitrogen-containing film in a vacuum atmosphere.
As described above, according to the present invention, a nitrogen-containing film is used as a barrier film formed between an upper metal film and a lower metal film, and the nitrogen film is formed in a portion near the lower metal film of the barrier film. As the concentration is increased and the nitrogen concentration is lowered in the portion close to the upper metal film, the diffusion of metal from the upper metal film is prevented in the lower portion of the barrier film where the nitrogen concentration is high, and the barrier By improving the denseness and oxidation resistance on the upper surface of the film with a low nitrogen concentration, it is possible to improve the adhesion with the upper metal film and prevent the film from peeling off.
Accordingly, embodiments of the present invention will be described below with reference to the drawings.
3 to 6 are cross-sectional views showing a process for forming a semiconductor device showing an embodiment of the present invention. FIG. 7 is a diagram illustrating an example of a temporal change in partial pressure of nitrogen gas and a temporal change in power when forming a metal film constituting the wiring by sputtering, and FIG. It is a figure which shows an example of the time change of the partial pressure of nitrogen gas at the time of forming the metal film formed in 1st by sputtering, and the time change of power.

Then, after 5 seconds have passed since the supply of power in the first sputter deposition apparatus is stopped, the
The second sputter deposition apparatus forms a titanium tungsten nitride (TiWN) film on a substrate by applying power to a titanium tungsten (TiW) target in a vacuum chamber supplied with argon gas and nitrogen gas. It has such a structure.
Then, as shown in the condition of (C) in Table 2, after the
When forming the
As such, by changing the formation conditions of the first to third TiWN layers 5a to 5c, the nitrogen concentration of the

If the nitrogen concentration of the
Further, a
Further, when the
The two
First, it will be described with reference to FIGS. 9 to 11 that the diffusion of tin is suppressed when the nitrogen concentration of the TiWN film is increased.
9 to 11 show that tin (Sn) films are respectively formed on titanium tungsten nitride (TiWN) films having different nitrogen concentrations and heated at 300 ° C. to show the diffusion distribution of tin in the TiWN film. The analysis results are shown. The TiWN film is formed on the substrate by sputtering using a target made of titanium tungsten, argon gas, and nitrogen gas.
FIG. 9 shows the distribution of gold, tin, and titanium nitride after heating the sample on which the TiWN film was formed with the partial pressure of nitrogen (N 2 ) with respect to the partial pressure of argon being 20%. FIG. 10 shows the distribution of gold, tin, and titanium nitride after heating the sample on which the TiWN film was formed with the partial pressure of nitrogen being 40% of the partial pressure of argon. Further, FIG. 11 shows the distribution of gold, tin, and titanium nitride after heating the sample on which the TiWN film was formed with the partial pressure of nitrogen with respect to argon being 60%.
9 to 11, it can be seen that the shielding effect against the diffusion of tin increases as the partial pressure of nitrogen in forming the TiWN film increases. 9 to 11, the tungsten concentration distribution is omitted.
It has been clarified by the experiment shown in FIG. 12 that such a difference in nitrogen partial pressure also affects the denseness of the TiWN film.
FIG. 12 shows the results of investigating the rate of change in specific resistance due to oxidation for each of the TiWN films formed by changing the sputtering power and the nitrogen partial pressure. That is, when the bias sputtering power is as high as 2.5 kW, the resistivity change rate of the oxidized TiWN film decreases as the nitrogen partial pressure is lowered. In contrast, when the bias sputtering power is as low as 0.5 kW, it can be seen that the rate of change in resistivity of the TiWN film after oxidation is not affected by the change in nitrogen partial pressure.
The oxidation is performed under the condition that the film is left in an oxygen atmosphere for 24 hours while maintaining the temperature of the film at 250 ° C. The specific resistance change rate in FIG. 12 is a value obtained by dividing the specific resistance value of the TiWN film after oxidation by the specific resistance value of the TiWN film immediately after film formation. According to such an experimental result, it can be seen that the TiWN film formed by lowering the nitrogen partial pressure and setting the power of bias sputtering to 1.0 kW or higher is not easily oxidized and the denseness is increased.
On the other hand, a TiWN film with poor density tends to be oxidized on its surface, resulting in poor adhesion with the metal film on the TiWN film, which tends to cause film peeling.
Therefore, in this embodiment, when forming the uppermost part of the TiWN film constituting the barrier film, the nitrogen partial pressure is lowered to prevent oxidation of the uppermost surface as described above. Adhesion with the gold film formed on the top increases. Therefore, in the process of forming the
In some sputtering devices, the effective power increases when the nitrogen partial pressure is lowered. Therefore, it is not always necessary to increase the power supplied from the outside at the same time as reducing the pressure, or the power power is reduced. Sometimes it is better.
By the way, in the above-described embodiment, the structure in which the
In the above-described embodiment, a barrier film is formed between the upper and lower wirings or between the wirings and the bump electrodes in order to prevent mutual diffusion and film peeling, and a TiWN film is applied as the barrier film. However, titanium nitride (TiN), tungsten nitride (WN), tungsten silicon nitride (WSiN), tantalum nitride (TaN), and other nitrogen-containing metals may be used as the barrier film. Even in these materials, the nitrogen concentration is changed as described above.
Furthermore, in the above-described embodiment, tin is used as the solder for connecting the bump electrode and the electrode of the mounting substrate, but gold tin (AuSn), palladium (Pb), tin palladium (SnPb) or the like is used. Also good. By the way, in the above-described embodiment, when the nitrogen-containing metal film is formed, the change in the nitrogen partial pressure and the change in the sputtering power are stepped as shown in FIGS. As shown in FIGS. 13 and 14, even if the change in the power and the power in the sputtering are continuous and linear, the same effect as described above is not lost.
