この発明は湾曲反射面を有する多層膜ミラーを用いて平行X線ビームを取り出すX線分光方法に関し、また、そのためのX線分光装置に関するものである。

【従来の技術】
図15(a)は2種類の波長のX線ビームを用いて薄膜試料のX線回折測定をするための従来のX線分光方法を示す平面図である。1台のゴニオメータ10に対して、第1のX線分光装置12と第2のX線分光装置14を準備している。第1のX線分光装置12は、第1波長の平行X線ビームを取り出すものであり、第1波長のX線を発生する第1X線源16と、湾曲反射面を有する第1の多層膜ミラー18とを備えている。湾曲反射面は傾斜格子面間隔の多層膜で形成されていて、その断面形状は第1放物線に沿う形状をしている。この第1放物線の焦点位置に第1X線源16が配置されている。第1X線源16で発生した第1波長のX線20は第1の多層膜ミラー18の湾曲反射面で反射して、互いに平行なX線束からなる第1の平行X線ビーム22となる。この第1の平行X線ビーム22を薄膜試料24に低角度で入射して、そこからの回折X線をソーラースリット26を通してX線検出器28で検出する。薄膜試料24を静止させたままで、X線検出器28を薄膜試料24の周りに回転させながら回折X線の強度を測定すると薄膜試料24の回折パターンを得ることができる。

次に、第2波長のX線で薄膜試料24のX線回折測定をするには、ゴニオメータ10を第2のX線分光装置14のところまで平行移動する。そして、第2X線源30で発生する第2波長のX線を第2の多層膜ミラー32で反射させて第2の平行X線ビーム34を得て、これを薄膜試料24に照射する。

例えば、第1のX線分光装置12では、第1X線源16のターゲット材質としてCu(銅)を用いて、その特性X線のCuKαを回折測定に用いることができる。一方、第2のX線分光装置14では、第2X線源30のターゲット材質としてCr(クロム)を用いて、その特性X線のCrKαを回折測定に用いることができる。このような場合に、第1の多層膜ミラー18はCuKα用に作られた専用のものである必要があり、第2の多層膜ミラー32はCrKα用に作られた専用のものである必要がある。

図15(b)は2種類の波長のX線ビームを用いて薄膜試料のX線回折測定をするための従来の別のX線分光方法を示す平面図である。この従来例では、2種類の波長のX線を発生することのできるX線源36を用いる。そして、2種類の波長に応じて2種類の多層膜ミラー18、32のいずれかを選択する。いずれの波長を用いる場合でも、ゴニオメータ10は同じ位置のままでよい。2種類の波長のX線を発生するX線源36としては、例えば、円筒状のターゲットの外周面に2種類の金属を交互に配置した回転対陰極(いわゆる、ゼブラ型のターゲット)を有するX線管を用いることができる。このX線源を用いると、2種類の金属に起因する特性X線が同時に発生するが、取り出したい波長に応じて2種類の多層膜ミラー18、32のいずれかを選択することにより、所望の波長の特性X線だけを取り出すことができる。

【発明が解決しようとする課題】
図15(a)に示す従来のX線分光方法は、測定に使うX線の波長を切り換えるためにはゴニオメータを平行移動させる必要があり、また、X線分光装置を2セット準備しなければならない。一方、図15(b)に示すX線分光方法は、ゴニオメータは平行移動させなくてもよいが、測定に使う2種類の波長に応じて、その波長専用に作られた多層膜ミラーを別個に準備しなければならない。

この発明は上述の問題点を解決するためになされたものであり、その目的は、2種類の波長を切り換えるときに試料もX線源も移動させる必要がなく、かつ、1種類の多層膜ミラーだけで足りるようなX線分光方法を提供することにあり、また、その方法を実施するX線分光装置を提供することにある。

【課題を解決するための手段】
第1の発明のX線分光方法は、複焦点型のX線源を使うものであって、次の(a)〜(d)の各段階を備えている。(a)第1波長のX線を発生する第1焦点と第2波長のX線を発生する第2焦点とを備えていて、X線の取り出し方向から見て前記第1焦点と前記第2焦点とが異なる位置にあるようなX線源を準備する段階。(b)傾斜格子面間隔の多層膜からなる湾曲反射面を有する多層膜ミラーを準備する段階。(c)前記第1波長に基づく第1放物線の焦点位置に前記X線源の前記第1焦点を配置するとともに、この第1放物線に沿うように前記湾曲反射面を配置して、前記第1焦点で発生した第1波長のX線を前記湾曲反射面で反射させて平行X線ビームを取り出す第1分光段階。(d)前記第2波長に基づく第2放物線の焦点位置に前記X線源の前記第2焦点を配置するとともに、この第2放物線に沿うように前記湾曲反射面を配置して、前記第2焦点で発生した第2波長のX線を前記湾曲反射面で反射させて平行X線ビームを取り出す第2分光段階であって、前記X線源の位置及び姿勢が前記第1分光段階と同じであり、前記第1分光段階と比較して前記湾曲反射面の少なくともひとつの地点における湾曲反射面の配置位置が変わらずに湾曲反射面の姿勢と曲率だけが変化していて、前記第1分光段階と少なくとも部分的に重なる位置に、かつ、前記第1分光段階と同じ方向に、平行X線ビームが取り出される第2分光段階。このX線分光方法は、2種類の波長が比較的離れていても、また、接近していても、どちらでも適用可能である。

第2の発明のX線分光方法は、第1の発明におけるX線源を具体化したものである。すなわち、X線源は回転対陰極X線管であり、その回転対陰極の外周面には大径部分と小径部分が周方向に交互に配置されていて、前記大径部分の表面が前記第1波長のX線を発生する前記第1焦点に該当し、前記小径部分の表面が前記第2波長のX線を発生する前記第2焦点に該当する。

第3の発明のX線分光装置は、第1の発明のX線分光方法を実施するための装置であって、次の(a)〜(c)を備えている。(a)第1波長のX線を発生する第1焦点と第2波長のX線を発生する第2焦点とを備えていて、X線の取り出し方向から見て前記第1焦点と前記第2焦点とが異なる位置にあるようなX線源。(b)傾斜格子面間隔の多層膜からなる湾曲反射面を有する多層膜ミラーであって、前記第1波長に基づき前記第1焦点を焦点位置とする第1放物線に沿う第1姿勢と、前記第2波長に基づき前記第2焦点を焦点位置とする第2放物線に沿う第2姿勢とに選択的に配置可能な多層膜ミラー。(c)前記湾曲反射面の曲率を変更するための曲率変更手段。

【発明の実施の形態】
まず、この発明で使用する多層膜ミラーについて説明する。図1(a)は多層膜ミラー38の断面図である。この多層膜ミラー38は、厚さが0.5mmのSi(シリコン)基板40の表面に多層膜42を積層したものである。図1(b)は多層膜42を模式的に示す断面図である。この多層膜42は重元素であるW(タングステン)44と軽元素であるSi(シリコン)46とを交互に200層ずつ積層したものである。この多層膜42は1周期の厚さdが場所によって変化しており、例えばA点における1周期の厚さはd1であり、B点における1周期の厚さはd2である。X線回折の観点から言えば、多層膜42の1周期の厚さdは結晶の格子面間隔に相当し、上述のように1周期の厚さdが場所によって変化する多層膜は「傾斜格子面間隔」の多層膜と呼ばれる。放物線形状の湾曲反射面を用いて平行X線ビームを取り出すときには、このような傾斜格子面間隔の多層膜が必要になる。

この発明で使う多層膜は、一般的に言えば、次のような条件で作ることができる。重元素としてはW(タングステン)が代表的である。軽元素としてはSi(シリコン)、C(炭素)、B4C(炭化ホウ素)などが考えられる。重元素と軽元素の積層数(周期数)は100〜200層程度とすることができる。1周期の厚さdは3〜12nm程度である。

次に、この発明のX線分光方法の原理を説明する。図2は二つの波長のX線を選別して取り出すためのX線光学系を示す説明図である。第1放物線48の焦点位置FにCuターゲットのX線源の焦点が配置されている。この第1放物線48に沿って第1の多層膜ミラー50が配置されている。この第1の多層膜ミラー50の湾曲反射面は、第1放物線48の一部分を第1放物線48の軸49に垂直な方向(紙面に垂直な方向)に平行移動したときにできる軌跡からなる放物面である。この湾曲反射面は図1(b)に示すような傾斜格子面間隔の多層膜で形成されている。第1放物線48はCuの特性X線であるCuKα線を回折させるための放物線となっている。

焦点位置Fと軸とを共通にする放物線は無数に存在するが、CuKα線を回折させるような放物線は、次のようにして求めることができる。図1(b)に示すような多層膜ミラーを使用する場合を考えると、多層膜の周期dとX線の波長λ(CuKα線の波長)が決まると、ブラッグの法則に基づいて、回折現象が生じるX線入射角θが決まる。そして、多層膜ミラーの最近端(X線源に一番近い端部。これをC点とする)をX線源から約80mmのところに配置すると定めれば、C点の空間位置が決まる。焦点位置Fと軸とC点が定まると、第1放物線48が一義的に定まる。この放物線上におけるX線入射角θは距離X(放物線の頂点からの軸方向の距離)に応じて変化するので、この入射角θの変化に応じて、多層膜ミラー50の周期dを連続的に変化させ、これによって、放物線上のどの位置でもブラッグの法則を満足できるようにする。この実施形態では、多層膜ミラー50の長さは約40mmである。

次に、CrターゲットのX線源を上述のCuターゲットと同じ焦点位置Fに置くことを考える。この場合、Crの特定X線であるCrKα線の波長は上述のCuKα線の波長とは異なっている。したがって、ブラッグの法則を満足するX線入射角が異なるので、第1の放物線48とは異なる第2の放物線52を使う必要がある。この第2の放物線52はCrKα線を回折させるような放物線である。この第2の放物線52に沿うように第2の多層膜ミラー54が湾曲している。当然ながら、第1の多層膜ミラー50と第2の多層膜ミラー54ではその曲率が異なっている。

図2においてハッチングで示してある領域は、多層膜ミラーへの入射X線及び多層膜ミラーからの出射X線が占める領域である。出射X線は互いに平行なX線束からなる平行ビームである。

次に、二つの多層膜ミラー50、54を同じ位置に配置するための条件を考える。第1の放物線48及び第1の多層膜ミラー50を、C点とD点の間の距離G(この実施形態ではG=2.25mm)だけ上方に移動させると、第1の多層膜ミラー50の最近端C点が第2の多層膜ミラー54の最近端D点に重なる。移動後の状態を図3に示す。第1放物線48とその軸49は破線で示してある。

例えば、第1放物線48の焦点位置F1にCuターゲットのX線源を配置して、かつ、第1放物線48に沿うように第1の多層膜ミラー50を配置することで、Y方向の幅が1.19mmの平行X線ビームが得られる。また、第2放物線52の焦点位置F2にCrターゲットのX線源を配置して、かつ、第2放物線52に沿うように第2の多層膜ミラー54を配置することで、Y方向の幅が1.69mmの平行X線ビームが得られる。

次に、二つの多層膜ミラー50、54を共通にすることを考える。図3において、第1の多層膜ミラー50を曲率可変のミラーとすれば、これを第1の放物線48に沿うように湾曲させることも、第2の放物線52に沿って湾曲させることもできる。しかし、第1の多層膜ミラー50の多層膜の周期dは、CuKα線を反射させるように連続的に変化しているので、曲率だけを第2の放物線52に沿って変化させても、周期dがCrKα線を反射するようには変化していないので、厳密には多層膜ミラー50のすべての地点においてCrKα線についてのブラッグの法則を満足することにはならない。そこで、その誤差を検討する。

第2の放物線52に沿って理想的な周期dとなっているような第2の多層膜ミラー54における各地点でのX線入射角をθ1とする。一方、第1の多層膜ミラー50を第2の放物線52に沿うように湾曲させて、この第1の多層膜ミラー50の各地点の周期dに応じてCrKα線が回折するようなX線入射角をθ2とする。このθ1とθ2の角度誤差の計算結果を図12に示す。多層膜ミラーの最近端(距離X=80mm)から最遠端(距離X=120mm)までの範囲での角度誤差は0.0086〜0.0077度となった。すなわち、角度誤差は0.01度未満である。一方で、多層膜ミラーによる反射ピークの半価幅は約0.05度である。したがって、理想的な入射角度に対して0.01度未満の角度ずれがあっても、これは多層膜ミラーの半価幅よりもかなり小さいので、この多層膜ミラーによって問題なく反射して、出射ビームを得ることができる。X線強度についても理想状態に対して90%程度であって、強度低下もそれほど大きくなく、十分使用可能範囲である。以上のような検討結果に基づいて、CuKα線用に設計された傾斜周期dを有する多層膜ミラーを、曲率を変えるだけで、CrKα線の多層膜ミラーとしても兼用できることがわかった。

次に、残る問題は、図3に示すように近接した二つの焦点F1、F2からCuとCrの特性X線を別個に発生させるようなX線源を準備することである。以下に、このような複焦点型のX線源について説明する。

まず、異なる特性X線を発生させることのできる従来のX線管を説明する。図5は従来のゼブラ型の回転対陰極である。Cuターゲット56とCrターゲット58を円周方向に沿って交互に配置している。フィラメント60から電子ビーム62が回転対陰極64に照射されると、Cuターゲット56からのX線とCrターゲット58からのX線が混じった状態でX線ビーム66として取り出される。この場合は、X線取り出し方向から見れば同じ焦点位置からCuターゲット56からのX線とCrターゲット58からのX線が発生していることになる。これでは、図3のような用途には使えない。

次に、この発明で使用する複焦点型の回転対陰極X線管を説明する。図6は回転対陰極68の外周面に環状の溝70を複数個並列に設けたものである。この回転対陰極68はカップ状のCr製のベース71(内部は水冷される)の外周面にCu製の外層72を被覆したものである。そして、外層72の厚さよりも深く溝70を加工することで、溝70の底面にベース71の材質のCrが露出している。外層72の被覆方法としては拡散接合や蒸着などを用いる。

図8(a)は図6の回転対陰極68の側面図(左半分を断面図にしたもの)である。円筒状の回転対陰極68の外径は100mmである。溝70の深さは図3の距離Gと同じにしてあり、2.25mmである。溝70の幅は2mmである。図8(b)はX線の取り出し方向から見た焦点の形状である。外層72の表面(Cu)から発生するX線74と、溝70の底面(Cr)から発生するX線76は、距離Gだけ離れている。ところで、溝70は環状になっているので、X線74、76は、その断面の縦方向において、X線が全く発生しない部分78が生じてしまう。

そこで、このような欠点をなくすために、図7の回転対陰極68aでは溝70aをらせん状に形成している。図8(c)は図7の回転対陰極68aの側面図(左半分を断面図にしたもの)である。溝70aの深さGは2.25mm、幅は2mmである。図8(d)はその場合のX線取り出し方向から見た焦点の形状である。この場合は、回転対陰極68aが回転することによって、X線74a、76aは、その断面の縦方向において一様なX線強度が得られる。

別の製造方法として、図8(c)のような形状に回転対陰極の全体をCuで製造し、その後、溝70aの底面だけにCrを蒸着してもよい。

図9は複焦点型の回転対陰極の別の例である。図9(a)は回転対陰極の製造途中の状態を示す横断面図(回転軸に垂直な断面図)である。この回転対陰極は、まず、カップ状のCr製のベース71bの外周面にCu製の外層72bを被覆する。次に、図9(b)に示すように、周方向の3個所において外周面を加工してCrを露出させる。これによって、大径部分78と小径部分80が周方向に交互に配置された状態になる。なお、小径部分80からのX線を矢印82の方向に取り出すときに大径部分78が邪魔にならないように、大径部分78の裾84を接線方向にカットしている。大径部分78に電子ビームが当たるときはCuの特性X線が発生し、小径部分80に電子ビームが当たるときはCrの特性X線が発生する。図9(c)は図9(b)の回転対陰極の側面断面図である。大径部分78と小径部分80の半径の差はGであり、これは図8における溝の深さGと同じである。図9(d)はX線の取り出し方向から見た焦点の形状である。図8(d)と同様の焦点形状となる。なお、3等分以外のn等分(n=正の整数)にしても構わない。

図8(c)や図9(c)に示したような複焦点型の回転対陰極X線管を使うことによって、X線管の位置及び姿勢を全く変えずに、図3のように、異なる焦点位置から2種類の波長のX線を取り出すことが可能となる。

次に、図3で使用している多層膜ミラー50について詳しく説明する。図10は多層膜ミラー50の外形曲線を示す平面図である。この多層膜ミラーは、ミラーを構成する基板の一端(図の左端)を壁面に固定して、先端のH点(図の右端)を自由端として、ここに荷重をかけて基板を湾曲させるものである。Uは壁(図10の左端)からの距離、Vは基板の幅方向の中心からの距離(幅の2分の1)である。基板の外形曲線86を図16の(1)式のようにすると(この点は後述する)、先端に荷重Wをかけたときに基板の湾曲面がCuKα線を反射するような放物面となる。

次に、外形曲線86を求める手順を説明する。まず、CuKα線を反射させる第1放物線48(図2を参照)を求めて、その曲率半径R1(図2の距離Xに依存して変化する)を計算する。次に、図16の(2)式を用いて基板(片持ち梁)の曲率半径を計算する。すなわち、図16の(2)式において、パラメータa、b、Wを変えて、使用予定の反射領域(40mm×20mm。図10のハッチングで示した領域)の各位置での曲率半径を計算する。この曲率半径が上述の曲率半径R1にできるだけ一致するように、最適なa、b、Wを求める。これにより、各距離Uにおけるaの数値が得られる。このaの数値(図10のVに相当する)を距離Uの5次式の関数で近似すると、図16の(1)式が得られる。この数式をNC制御の工作機械にセットすれば外形曲線86を加工することができる。この多層膜ミラーの先端に荷重Wをかけると、少なくとも反射領域(40mm×20mm)の部分は、第1放物線48に沿うように湾曲する。そのときの平面状態からの先端の変位量は0.25mmとなる。

なお、上述の曲率R1をCrKα線用の曲率R2に変えて、図16の(1)式に相当する数式を求めれば、CrKα線用の多層膜ミラーの外形曲線が得られる。これをCuKα線用の外形曲線86と比較すると、その誤差は最大で約10μmであり、これは加工誤差の範囲内である。したがって、CuKα線用の多層膜ミラーとCrKα線用の多層膜ミラーとで、同じ外形曲線を用いても、実用上の差異はない。

図11は多層膜ミラーの曲率を変更するための機構の一例を示す斜視図である。多層膜ミラー50の基端は固定台88に固定されている。多層膜ミラー50の先端は押し棒90で押し上げられるようになっている。押し棒90に与える荷重を調整する(実際には押し棒90の変位を調整する)ことで、多層膜ミラー50の湾曲面(放物面となる)の曲率を変えることができる。図11において、ミラー50が湾曲する側(図11の上側)に多層膜が形成されている。押し棒90の移動機構と固定台88は回転台92に取り付けられている。回転台92をその中心線94の周りに回転させると、多層膜ミラー50のX線源に対する姿勢(取り付け角度)を変えることができる。

多層膜ミラーの曲率を変えるための機構は図11に示すものに限られない。例えば、多層膜ミラーをその長手方向の両端から中心に向かって互いに押して湾曲させる方式や、多層膜ミラーの上面を4本の棒で支持して多層膜ミラーの両端を下から押し棒で押し上げて湾曲させる方式(4点ベンディング法)などを採用してもよい。

図4は図10に示す多層膜ミラーを所望の放物線96に沿わせるように湾曲させる作業を示す説明図である。多層膜ミラー50を放物線96に沿わせるには、まず、多層膜ミラー50の基端のJ点を放物線96の位置に載せる。次に、図11の回転台92を回転させることで、多層膜ミラー50のJ点における傾斜を放物線96の傾斜に一致させる。次に、多層膜ミラー50の先端のH点を矢印82の方向に押して、先端のH点が放物線96の上に来るようにする。これで、多層膜ミラー50の湾曲面は放物線96に沿うような放物面となる。多層膜ミラー50の長さは65mmであるが、実際に使用する範囲は、X線源からの距離Xが約80〜120mmの範囲である。

次に、このX線分光装置の使用方法の一例を説明する。図3において、X線源としては図8(c)に示す複焦点型の回転対陰極68aを有するX線管を使用する。また、第1の多層膜ミラー50としては図10に示す多層膜ミラーを用いる。まず、回転対陰極のCu焦点が焦点位置F1になるように、かつ、Cr焦点が焦点位置F2になるように、X線管を位置決めする。次に、図4に示した作業手順で、第1の多層膜ミラー50を第1放物線48に沿うように湾曲させる。この状態でX線管からX線を発生させると、焦点位置F1から発生したCuKα線が第1の多層膜ミラー50で反射して、平行X線ビームとなって図3の右方向に取り出される。このCuKα線を用いて、例えば薄膜試料のX線回折測定を実施する。焦点位置F2から発生したCrKα線は第1の多層膜ミラー50に当たってもブラッグの法則を満足しないので、CrKα線はこのX線分光装置からは出ていかない。

次に、CrKα線を取り出すようにX線分光装置を変更する。X線管はそのままの位置及び姿勢でよく、第1の多層膜ミラー50の姿勢(傾斜角)と曲率だけを変更する。すなわち、第1の多層膜ミラー50を第2放物線52に沿うように傾斜させ、かつ、湾曲させる。第1の多層膜ミラー50の基端のJ点の配置位置は、CuKα線を取り出す第1分光段階と、CrKα線を取り出す第2分光段階とで、同じ配置位置にある。すなわち、第1分光段階と比較して多層膜ミラーの湾曲反射面の少なくともひとつの地点(J点)における湾曲反射面の配置位置は第2分光段階でも変わらない。この場合、CrKα線用の第2の多層膜ミラー54を使うのではなくて、第1の多層膜ミラー50をそのまま使って、その傾斜と曲率を第2放物線52に沿うように変更する。このとき、第1の多層膜ミラー50の先端(図10のH点)における平面状態からの変位量は0.28mmである。ところで、CuKα線用に湾曲させたときは先端における平面状態からの変位量は上述のように0.25mmであったので、CuKα線からCrKα線に変更するときに、多層膜ミラーの先端の変位量を0.03mmだけ増加させることになる。

この場合、本来の第2の多層膜ミラー54を使う場合と比較して、図12に示すような角度誤差が生じるが、この角度誤差は上述のように許容範囲内である。この状態でX線管からX線を発生させると、焦点位置F2から発生したCrKα線が、第2放物線52に沿うように湾曲した多層膜ミラーで反射して、平行X線ビームとなって図3の右方向に取り出される。最初のCuKα線の取り出し位置及び取り出し方向と、次のCrKα線の取り出し位置及び取り出し方向は、試料から見てほぼ同じであるから、試料の位置を変えずに2種類の波長のX線を使って測定ができる。図3に示すように、焦点F1からのCuKα線を取り出す第1分光段階と、焦点F2からのCrKα線を取り出す第2分光段階では、取り出される平行ビームの位置が少なくとも部分的に重なっていて、かつ、それらの平行ビームは互いに同じ方向に取り出される。

(A) A first focal point that generates X-rays having a first wavelength and a second focal point that generates X-rays having a second wavelength are provided.
