【発明の属する技術分野】
本発明は、複数の処理部の間にて半導体基板、液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用基板等(以下、単に「基板」と称する)を所定の順序で搬送しながら各処理部でレジスト塗布処理、熱処理、現像処理等の予め定められた単位処理を行うことで、基板に対して一連の連続プロセス処理を行う基板処理装置に関する。

【従来の技術】
周知のように、半導体や液晶ディスプレイなどの製品は、上記基板に対して洗浄、レジスト塗布、露光、現像、エッチング、層間絶縁膜の形成、熱処理、ダイシングなどの一連の諸処理を施すことにより製造されている。これらの諸処理のうち例えばレジスト塗布処理、現像処理およびそれらに付随する熱処理のそれぞれ行う処理ユニットを複数組み込んだ基板処理装置がいわゆるコータ&デベロッパとして広く用いられている。

一般にこのような基板処理装置には、各処理ユニットの動作異常を検出する機構が設けられている。例えば、露光後基板の現像処理を行う現像処理ユニットには、現像液の流量を監視してその異常を検出する流量計が設けられている。そして、流量計が現像液の流量異常を検出したときにはアラームを発報するように構成されている。

従来、基板処理装置にてアラームが発報されたときには、その都度オペレータがアラームの内容を確認してトラブル処理を行っていた。例えば、アラームの内容が現像液の流量異常であった場合には、オペレータがその内容を把握した上でアラームのリセットを行うとともに、トラブル復旧処理を行っていた。

【発明が解決しようとする課題】
一方、アラーム発報時に処理中の基板については、それが不良基板となっているか否かを即時にオペレータが判断することが困難であった。不良基板であるか否かを判断するためには、アラーム発報時に処理中の基板を別置の検査装置に搬送して検査を行わなければならず、多大な工数を必要とする。このため、多くの場合、アラーム発報時に基板処理装置で処理中の全ての基板を不良基板とみなして再生処理を行っていた。しかし、いずれかの処理ユニットで動作異常が発生したとしても、その時点で処理中の基板の全てが不良基板であるとは限らず、正常に処理のなされた基板についてまでも再生処理を行うという無駄が生じていた。

本発明は、上記課題に鑑みてなされたものであり、処理部に動作異常が発生した場合であっても、そのときに処理中の基板が不良であるかを否かを効率よく判定することができる基板処理装置および基板処理システムを提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、請求項1の発明は、複数の処理部の間にて基板を所定の順序で搬送しながら各処理部で予め定められた単位処理を行うことで、基板に対して露光前の一連の連続プロセス処理を行う基板処理装置において、基板に対して所定の検査を行う検査部と、前記複数の処理部のいずれかにおける動作異常を検出する異常検出手段と、前記異常検出手段がいずれかの処理部での動作異常を検出した時点で当該処理部にて処理中の基板を検査対象基板として指定する指定手段と、少なくとも前記検査対象基板については前記検査部に搬送する搬送手段と、を備え、前記異常検出手段がいずれかの処理部での動作異常を検出したときに、前記検査対象基板についてのレジスト塗布処理後のプリベーク処理および冷却処理が終了した後に、前記搬送手段に当該検査対象基板を前記検査部に搬送させている。

また、請求項3の発明は、複数の処理部の間にて基板を所定の順序で搬送しながら各処理部で予め定められた単位処理を行うことで、基板に対して露光後の一連の連続プロセス処理を行う基板処理装置において、基板に対して所定の検査を行う検査部と、前記複数の処理部のいずれかにおける動作異常を検出する異常検出手段と、前記異常検出手段がいずれかの処理部での動作異常を検出した時点で当該処理部にて処理中の基板を検査対象基板として指定する指定手段と、少なくとも前記検査対象基板については前記検査部に搬送する搬送手段と、を備え、前記異常検出手段がいずれかの処理部での動作異常を検出したときに、前記検査対象基板についての現像処理後のベーク処理および冷却処理が終了した後に、前記搬送手段に当該検査対象基板を前記検査部に搬送させている。
また、請求項4の発明は、複数の処理部の間にて基板を所定の順序で搬送しながら各処理部で予め定められた単位処理を行うことで、基板に対して露光後の一連の連続プロセス処理を行う基板処理装置において、基板に対して所定の検査を行う検査部と、前記複数の処理部のいずれかにおける動作異常を検出する異常検出手段と、前記異常検出手段がいずれかの処理部での動作異常を検出した時点で当該処理部にて処理中の基板を検査対象基板として指定する指定手段と、少なくとも前記検査対象基板については前記検査部に搬送する搬送手段と、を備え、前記検査部に、前記異常検出手段によって動作異常が検出された処理部における当該動作異常の内容に応じた検査内容を前記検査対象基板に行わせている。

【発明の実施の形態】
以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。

図1は、本発明に係る基板処理システムを示すブロック図である。この基板処理システムはホストコンピュータ90と少なくとも1台以上の基板処理装置1とを通信ライン80で接続した構成となっている。

ホストコンピュータ90は主に演算処理を行うCPU91、読み出し専用のメモリであるROM92、読み書き自在のメモリであるRAM93、処理用ソフトウェアや作業データを記憶する磁気ディスク94および外部との通信を行う通信部95を備えたコンピュータである。CPU91は、バスライン96を介してROM92、RAM93、磁気ディスク94および通信部95と接続されている。また、ホストコンピュータ90の通信部95は通信ライン80を介して各基板処理装置1と通信可能に接続されている。

ホストコンピュータ90は、CPU91が所定の処理用ソフトウェアを実行することによって、各基板処理装置1における処理全体を管理するとともに、後述の如き基板の良否判定等も行う。また、ホストコンピュータ90は、各基板処理装置1から報告される各種情報(基板の処理結果、装置に関する情報等)を収集して磁気ディスク94に格納する。

図2は、本発明に係る基板処理装置1の全体概略を示す斜視図である。また、図3は、基板処理装置1の概略構成を示す平面図である。なお、図2および以降の各図にはそれらの方向関係を明確にするため必要に応じてZ軸方向を鉛直方向とし、XY平面を水平面とするXYZ直交座標系を付している。

基板処理装置1は、基板Wにレジスト塗布処理および現像処理を行う基板処理装置(いわゆるコータ&デベロッパ)であり、大別してインデクサIDとユニット配置部MPとインターフェイスIFBとにより構成されている。インデクサIDは、複数の基板Wを収納可能なキャリアCを載置して該キャリアCから未処理の基板Wを取り出してユニット配置部MPに渡すとともに、ユニット配置部MPから処理済の基板Wを受け取ってキャリアCに収納する。また、インデクサIDには検査ユニット10および検査ユニット20が設けられるとともに、インデクサIDの外壁面には表示部62が設置されている。なお、インデクサIDの詳細についてはさらに後述する。

ユニット配置部MPには、基板に所定の処理を行う処理ユニットが複数配置されている。すなわち、ユニット配置部MPの前面側(−Y側)には2つの塗布処理ユニットSCが配置されている。塗布処理ユニットSCは、基板Wを回転させつつその基板主面にフォトレジストを滴下することによって均一なレジスト塗布を行う、いわゆるスピンコータである。

また、ユニット配置部MPの背面側(+Y側)であって、塗布処理ユニットSCと同じ高さ位置には2つの現像処理ユニットSDが配置されている。現像処理ユニットSDは、露光後の基板W上に現像液を供給することによって現像処理を行う、いわゆるスピンデベロッパである。塗布処理ユニットSCと現像処理ユニットSDとは搬送路4を挟んで対向配置されている。

2つの塗布処理ユニットSCおよび2つの現像処理ユニットSDのそれぞれの上方には、図示を省略するファンフィルタユニットを挟んで熱処理ユニット群5が配置されている(図示の便宜上、図3では熱処理ユニット群5を省略)。熱処理ユニット群5には、基板Wを加熱して所定の温度にまで昇温するいわゆるホットプレートおよび基板Wを冷却して所定の温度にまで降温するとともに該基板Wを当該所定の温度に維持するいわゆるクールプレートが組み込まれている。なお、ホットプレートには、レジスト塗布処理前の基板に密着強化処理を行う密着強化ユニットや露光後の基板のベーク処理を行う露光後ベークユニットが含まれる。本明細書では、ホットプレートおよびクールプレートを総称して熱処理ユニットとし、塗布処理ユニットSC、現像処理ユニットSDおよび熱処理ユニットを総称して処理ユニット(処理部)とする。すなわち、各処理ユニットは、レジスト塗布処理や現像処理等の予め定められた単位処理を行うのである。

塗布処理ユニットSCと現像処理ユニットSDとの間に挟まれた搬送路4には搬送ロボットTRが配置されている。搬送ロボットTRは、2つの搬送アームを備えており、後述する移載ロボットTFと同様の機構により、その搬送アームを鉛直方向に沿って昇降させることと、水平面内で回転させることと、水平面内にて進退移動を行わせることができる。これにより、搬送ロボットTRはユニット配置部MPに配置された各処理ユニットの間で基板Wを所定の順序にしたがって循環搬送することができる。

インターフェイスIFBは、レジスト塗布処理済の基板Wをユニット配置部MPから受け取って図外の露光装置(ステッパ)に渡すとともに、露光後の基板Wを該露光装置から受け取ってユニット配置部MPに戻す機能を有する。この機能を実現するためにインターフェイスIFBには基板Wの受け渡しを行うための受け渡しロボット(図示省略)が配置されている。また、インターフェイスIFBにはユニット配置部MPでの処理時間と露光装置での処理時間との差を調整するために基板Wを一時収納するバッファ部も設けられている。

次に、インデクサIDの詳細について説明する。図4はインデクサIDの要部構成を示す正面図であり、図5はインデクサIDの側面図である。インデクサIDは、主として載置ステージ30、移載ロボットTFおよび検査ユニット10,20を備えている。

載置ステージ30には、4つのキャリアCを水平方向(Y軸方向)に沿って配列して載置することができる。それぞれのキャリアCには、多段の収納溝が刻設されており、それぞれの溝には1枚の基板Wを水平姿勢にて(主面を水平面に沿わせて)収容することができる。従って、各キャリアCには、複数の基板W(例えば25枚)を水平姿勢かつ多段に所定の間隔を隔てて積層した状態にて収納することができる。なお、本実施形態のキャリアCの形態としては、基板Wを密閉空間に収納するFOUP(front opening unified pod)を採用しているが、これに限定されるものではなく、収納基板Wを外気に曝すOC(open cassette)や、SMIF(Standard Mechanical Inter Face)ポッドであっても良い。

各キャリアCの正面側(図中(−X)側)には蓋が設けられており、当該蓋は基板Wの出し入れを行えるように着脱可能とされている。キャリアCの蓋の着脱は、図示を省略するポッドオープナーによって行われる。キャリアCから蓋を取り外すことにより、図5に示すように、開口部8が形成される。キャリアCに対する基板Wの搬入搬出はこの開口部8を介して行われる。なお、キャリアCの載置ステージ30への載置および載置ステージ30からの搬出は、通常AGV(Automatic Guided Vehicle)やOHT(over-head hoist transport)等によって自動的に行うようにしている。

図6は、移載ロボットTFの外観斜視図である。移載ロボットTFは、伸縮体40の上部に移載アーム75を備えたアームステージ35を設けるとともに、伸縮体40によってテレスコピック型の多段入れ子構造を実現している。

伸縮体40は、上から順に4つの分割体40a,40b,40c,40dによって構成されている。分割体40aは分割体40bに収容可能であり、分割体40bは分割体40cに収容可能であり、分割体40cは分割体40dに収容可能である。そして、分割体40a〜40dを順次に収納していくことによって伸縮体40は収縮し、逆に分割体40a〜40dを順次に引き出していくことによって伸縮体40は伸張する。すなわち、伸縮体40の収縮時においては、分割体40aが分割体40bに収容され、分割体40bが分割体40cに収容され、分割体40cが分割体40dに収容される。一方、伸縮体40の伸張時においては、分割体40aが分割体40bから引き出され、分割体40bが分割体40cから引き出され、分割体40cが分割体40dから引き出される。

伸縮体40の伸縮動作は、その内部に設けられた伸縮昇降機構によって実現される。伸縮昇降機構としては、例えば、ベルトとローラとを複数組み合わせたものをモータによって駆動する機構を採用することができる。移載ロボットTFは、このような伸縮昇降機構によって移載アーム75の鉛直方向(Z軸方向)に沿った昇降動作を行うことができる。

また、図6に示すように、移載ロボットTFの搬送アーム75は、雄ねじ77,ガイドレール76等からなるY軸方向の駆動機構であるY駆動機構によってY軸方向に沿って移動することが可能となっている。すなわち、図外の電動モータによって雄ねじ77を回転させることにより、雄ねじ77に螺合する分割体40dをY軸方向に沿ってスライド移動させることができるのである。

さらに、移載ロボットTFは、移載アーム75の水平進退移動および回転動作を行うこともできる。具体的には、分割体40aの上部にアームステージ35が設けられており、そのアームステージ35によって移載アーム75の水平進退移動および回転動作を行う。すなわち、アームステージ35が移載アーム75のアームセグメントを屈伸させることにより移載アーム75が水平進退移動を行い、アームステージ35自体が伸縮体40に対して回転動作を行うことにより移載アーム75が回転動作を行う。

従って、移載ロボットTFは、移載アーム75を高さ方向に昇降動作させること、Y軸方向に沿って水平移動させること、回転動作させることおよび水平方向に進退移動させることができる。つまり、移載ロボットTFは、移載アーム75を3次元的に移動させることができるのである。

移載ロボットTFの第1の役割は、キャリアCから未処理の基板Wを取り出してユニット配置部MPの搬送ロボットTRに渡すことと、処理済の基板Wをユニット配置部MPの搬送ロボットTRから受け取ってキャリアCに収容することである。なお、移載ロボットTFと上記搬送ロボットTRとの間の基板の受け渡しは、キャリアCの高さ位置とほぼ同じ高さ位置にて行われる。従って、移載ロボットTFがキャリアCおよびユニット配置部MPに対して基板Wの受け渡しを行うときに移動する移動経路は、図4中矢印AR1にて示すように、4つのキャリアCの配列方向と平行であって、かつキャリアCの高さ位置とほぼ同じ高さ位置の直線経路となる。

また、本実施形態の移載ロボットTFの第2の役割は、ユニット配置部MPにおける一連の連続プロセス処理が終了した基板Wを搬送ロボットTRから受け取って検査ユニット10または検査ユニット20に搬入するとともに、検査後の基板Wを検査ユニット10または検査ユニット20から搬出してキャリアCに収容またはユニット配置部MPの搬送ロボットTRに渡すことである。さらに、移載ロボットTFの第3の役割は、不良であると判定された基板Wを検査ユニット10または検査ユニット20から取り出して特定の不良基板専用キャリアに格納することである。

ここで、本実施形態の検査ユニット10はマクロ欠陥検査を行う検査ユニット(マクロ欠陥検査ユニット)である。「マクロ欠陥検査」は、基板W上に現出した比較的大きな欠陥、例えばパーティクルの付着の有無を判定する検査である。一方、検査ユニット20は、レジストの膜厚測定、パターンの線幅測定およびパターンの重ね合わせ測定を行う検査ユニットである。すなわち、検査ユニット20は、1つの検査ユニットで3種類の検査を行うことができるのである。「レジストの膜厚測定」は、基板W上に塗布されたレジストの膜厚を測定する検査である。「パターンの線幅測定」は、露光および現像処理によって基板W上に形成されたパターンの線幅を測定する検査である。「パターンの重ね合わせ測定」は、露光および現像処理によって基板W上に形成されたパターンのずれを測定する検査である。

検査ユニット10および検査ユニット20はいずれもインデクサIDの内部に配置されている。より正確には、検査ユニット10,20を水平面に平行投影した検査部平面領域が、インデクサIDを水平面に平行投影したインデクサ平面領域に包含されるように、検査ユニット10および検査ユニット20は配置されている。これについて図7を参照しつつ説明する。

図7は、検査ユニット10およびその検査部平面領域について説明する図である。検査ユニット10の外観は直方体形状の筐体であって、これを水平面に平行投影(投影線が互いに平行となるような投影)すると該水平面には検査ユニット10の検査部平面領域15が描き表されることとなる。同様に、インデクサIDを水平面に平行投影すると該水平面にはインデクサIDのインデクサ平面領域が描き表されるのである。本実施形態では、検査部平面領域15がインデクサ平面領域に包含されるように、検査ユニット10をインデクサIDに配置しており、検査ユニット20についても同様である。さらに敷衍すると、上方から見たときに((−Z)向きに見たときに)、インデクサIDの中に検査ユニット10および検査ユニット20が完全に包含される関係となるのである。

また、インデクサIDの上部にはファンフィルタユニット9が設けられている。ファンフィルタユニット9は、送風ファンおよびウルパフィルタを内蔵しており、クリーンルーム内の空気を取り込んでインデクサID内に清浄空気のダウンフローを形成するものである。但し、本実施形態ではインデクサID内部の上側両隅にそれぞれ検査ユニット10および検査ユニット20が設けられている。このため、インデクサIDの上部からそのまま清浄空気のダウンフローを供給したとしても検査ユニット10および検査ユニット20の下方ではダウンフローが形成されないこととなる。そこで、本実施形態では、検査ユニット10および検査ユニット20のそれぞれの下側に清浄空気吹き出し部7を設け、清浄空気吹き出し部7と清浄空気供給源たるファンフィルタユニット9とをダクト6によって連通接続している。ダクト6は、インデクサIDの内部であって、検査ユニット10および検査ユニット20のそれぞれの背面側((−X)側)に配設されている。

本実施形態では、いずれかの処理ユニットでの動作異常が検出されたときであっても、検査対象フラグが立てられた基板W(検査対象基板)の処理を中止したり、その時点で直ちに検査を行うのではなく、動作異常が検出された処理ユニットでの処理を含む当該検査対象基板についての一連の連続プロセス処理を続行する(ステップS5)。例えば、現像処理ユニットSDにおける現像液の吐出流量異常が検出されたときには、検査対象基板Wについての現像処理後の熱処理(表1のステップ10,11)を続行する。また、塗布処理ユニットSCにおける動作異常が検出されたときには、検査対象基板Wについての塗布処理後の熱処理(表1のステップ4,5)を続行する。

基板処理装置1が検査対象基板Wに対する一連の連続プロセス処理を続行している間に、ホストコンピュータ90は動作異常が発生した処理ユニットおよび動作異常の内容に応じて検査対象基板Wに対する検査内容を決定し、それを基板処理装置1に指定する(ステップS6)。例えば、現像処理ユニットSDにおける現像液の吐出流量異常が検出されたときには、現像欠陥が発生している可能性があるため検査内容として「パターンの線幅測定」を基板処理装置1に指定する。なお、このような検査内容の決定のために、予めホストコンピュータ90の磁気ディスク94には動作異常の内容と検査内容とを関連付けたテーブルを記憶させておき、ホストコンピュータ90はそのテーブルに基づいて検査内容を決定するようにすれば良い。

動作異常が検出された処理ユニットでの処理を含む一連の連続プロセス処理が終了した後に、その検査対象基板Wに対する検査を実行する(ステップS7)。具体的には、一連の連続プロセス処理が終了した基板Wのうち上記の検査対象フラグが立てられている基板Wを検査ユニット10または20に搬送する。このときの検査内容は上述の如くホストコンピュータ90によって決定され、指定されている。例えば、検査内容として「パターンの線幅測定」が指定されたときには、搬送ロボットTRから検査対象基板Wを受け取った移載ロボットTFが検査ユニット20に当該検査対象基板Wを搬送する。また、仮に検査内容として「マクロ欠陥検査」が指定された場合には、搬送ロボットTRから検査対象基板Wを受け取った移載ロボットTFが検査ユニット10に当該検査対象基板Wを搬送する。すなわち、検査対象基板Wについての一連の連続プロセス処理が終了した後に、搬送手段たる搬送ロボットTRおよび移載ロボットTFが協働して当該検査対象基板Wを検査ユニット10または20に搬送するのである。

検査対象基板Wを受け取った検査ユニット10,20はホストコンピュータ90から指定された検査内容に沿った検査を実行する。例えば、上述の様に「パターンの線幅測定」が指定されたときには、検査ユニット20が検査対象基板Wに対してパターンの線幅測定を実行する。具体的には、検査ユニット20は基板Wに対して光学的な測定を行って、その結果としての検査データを得る。そして、検査ユニット20が取得した検査データは通信部85を介してホストコンピュータ90に伝達される。

検査データを受け取ったホストコンピュータ90は、当該検査データに基づいて検査対象基板Wが不良基板であるか否かを判定する(ステップS8)。具体的には、ホストコンピュータ90のCPU91が磁気ディスク94に格納されている所定の処理プログラムに従って検査データに対して所定の演算処理を行うとともに、その演算結果を予め磁気ディスク94に記憶されているリファレンスデータと比較して、基板Wのパターンの線幅が許容範囲内に収まっているか否かを判定するのである。その結果、許容範囲内に収まっていればその検査対象基板Wは「良」と判定され、収まっていなければ「不良」と判定される。なお、パターンの線幅測定以外の検査を行う場合であってもほぼ同様の手法にて、検査データに基づいて良否判定が行われる。そして、検査対象基板Wについての検査結果は基板処理装置1に伝達される。

以上、本発明の実施の形態について説明したが、この発明は上記の例に限定されるものではない。上記実施形態においては、現像処理ユニットSDにおける現像液の吐出流量異常が検出される場合を例にして説明したが、これに限定されるものではなく、他の処理ユニット例えば塗布処理ユニットSCにおける回転数異常が検出された場合に図8に示したような処理を行っても良い。但し、この場合は、表1のステップ1からステップ5までが「一連の連続プロセス処理」となり、検査内容としては「レジストの膜厚測定」が指定され、検査結果が「良」である場合には検査対象基板Wを露光装置に渡す。

また、上記実施形態においては、基板処理装置を基板にレジスト塗布処理および現像処理を行う装置とし、検査ユニットの機能はいわゆるフォトリソグラフィに関連する検査を行う形態としていたが、本発明にかかる技術はこれに限定されるものではない。例えば、検査ユニットとしてはアミンまたはアンモニア濃度を測定する検査機能を備えたものを採用するようにしても良い。また、基板に付着したパーティクル等を除去する基板処理装置(いわゆるスピンスクラバ等)にパーティクル検査を行う検査ユニットを配置するようにしても良い。また、基板にSOD(Spin-on-Dielectronics)を塗布して層間絶縁膜を形成する装置に、その層間絶縁膜の焼成状態を検査する検査ユニットを配置するようにしても良い。いずれの場合であっても、いずれかの処理ユニットでの動作異常を検出したときに、少なくともその時点で当該処理ユニットにて処理中の基板Wの検査を行うようにすれば、当該処理中基板が不良であるか否かを効率良く判定することができ、再生処理および検査処理の双方の効率を向上させることができる。

【発明の効果】
