【発明の属する技術分野】
本発明は、半導体の微細加工に用いられる化学増幅型のレジスト組成物及び新規な塩に関するものである。

【従来の技術】
半導体の微細加工には、通常、レジスト組成物を用いたリソグラフィプロセスが採用されており、リソグラフィにおいては、レイリー(Rayleigh)の回折限界の式で表されるように、原理的には露光波長が短いほど解像度を上げることが可能である。半導体の製造に用いられるリソグラフィ用露光光源は、波長436nmのg線、波長365nmのi線、波長248nmのKrFエキシマレーザー、波長193nmのArFエキシマレーザーと、年々短波長になってきており、次世代の露光光源として、波長157nmのF2エキシマレーザーが有望視され、その後は波長13nm以下の軟X線(EUV)が光源として提案されている。

エキシマレーザー等の、g線、i線より短い波長の光源は照度が低いため、レジストの感度を高める必要があることから、スルホニウム塩等の塩から露光により発生する酸の触媒作用を利用し、その酸により解裂する基を有する樹脂を含有するいわゆる化学増幅型レジストが用いられている(例えば、特許文献1、特許文献2参照。)。

しかしながら、従来公知の化学増幅型レジスト組成物では、定在波の発生等によりラインエッジラフネスが生じる、すなわちパターン側壁の平滑性が低下する結果、線幅の均一性が悪くなるという問題点が生じる。

【発明が解決しようとする課題】
本発明の目的は、新規な塩を提供するとともに、これと樹脂成分とを含有し、ArFやKrFなどのエキシマレーザーリソグラフィに適した、感度や解像度などの各種のレジスト性能が良好であるとともに、特に改善されたラインエッジラフネスを与える化学増幅型のポジ型レジスト組成物を提供することにある。

【課題を解決するための手段】
本発明者らは、鋭意検討を加えた結果、特定のベンゼンスルホン酸アニオン誘導体を使用する化学増幅型ポジ型レジスト組成物が、感度や解像度などの各種のレジスト性能が良好であるとともに、特に改善されたラインエッジラフネスを与えることを見出し、本発明を完成した。
すなわち、本発明は、〔1〕下式(I)で示される塩と、
(式中、Q1、Q2、Q3、Q4及びQ5は、互いに独立に、水素原子、炭素数1〜16の分岐していてもよいアルキル基、アルコキシ基又は電子吸引基を表す。ただし、Q1、Q2、Q3、Q4及びQ5のうち少なくとも一つは、炭素数3〜16の分岐していてもよいアルキル基又はアルコキシ基であり、少なくとも一つは、電子吸引基である。A+は、対イオンを表す。)
酸に不安定な基を持つ重合単位を有し、それ自身はアルカリ水溶液に不溶又は難溶であるが、酸の作用でアルカリ水溶液に可溶となる樹脂とを含有する化学増幅型ポジ型レジスト組成物に係るものである。

また、本発明は、〔2〕前記式(I)において、A+が下式(IIa)、(IIc)、(IId)、又は下式(IIb)である塩に係るものである。

【発明の実施の形態】
本発明における式(I)で示される塩において、Q1、Q2、Q3、Q4及びQ5は、互いに独立に、水素原子、炭素数1〜16の分岐していてもよいアルキル基、アルコキシ基又は電子吸引基を表す。ただし、Q1、Q2、Q3、Q4及びQ5のうち少なくとも一つは、炭素数3〜16の分岐していてもよいアルキル基又はアルコキシ基である。
炭素数1〜16の分岐していてもよいアルキル基の例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、tert−ブチル基、ペンチル基、ヘキシル基、オクチル基、デシル基、ドデシル基、ヘキサデシル基などが挙げられる。
炭素数1〜16の分岐していてもよいアルコキシ基の例としては、メトキシ基、エトキシ基、プロポキシ基、イソプロポキシ基、ブトキシ基、tert−ブトキシ基、ペンチルオキシ基、ヘキシルオキシ基、イソペンチルオキシ基、デシルオキシ基、ドデシルオキシ基、ヘキサデシルオキシ基などが挙げられる。

具体的なアルキル基としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、tert−ブチル基、ペンチル基、ヘキシル基などが挙げられ、またシクロアルキル基としては、シクロプロピル基、シクロブチル基、シクロペンチル基、シクロヘキシル基、シクロヘプチル基などが挙げられる。

本発明の化学増幅型ポジ型レジスト組成物は、酸に不安定な基を持つ重合単位を有し、それ自身はアルカリ水溶液に不溶又は難溶であるが、酸の作用でアルカリ水溶液に可溶となる樹脂と、前記の式(I)で示される塩とを含有することを特徴とする。

式(IIa)で示されるトリフェニルスルホニウム塩、式(IIb)で示されるジフェニルヨードニウム塩、式(IIc)で示されるスルホニウム塩、式(IId)で示されるスルホニウム塩は、常法に従って製造することができる。トリフェニルスルホニウム塩(IIa)の製法としては、例えば、相当するトリフェニルスルホニウムブロマイドを目的とする化合物の陰イオンと同じスルホン酸の銀塩と反応させる方法や、特開平 8-311018 号公報の記載に準じて、相当するアリールグリニヤ試薬を塩化チオニルと反応させ、次いでトリオルガノシリルハライドと反応させてトリアリールスルホニウムハライドとした後、目的とする化合物の陰イオンと同じスルホン酸の銀塩と反応させる方法などにより製造できる。また、式(IIa)中のP1、P2及び/又はP3が水酸基である化合物は、特開平 8-157451 号公報の記載に準じて、ベンゼン環上にtert−ブトキシ基を有するトリフェニルスルホニウム塩を、その目的とする化合物の陰イオンと同じスルホン酸で処理してtert−ブチル基を脱離させることにより製造できる。

また、ジフェニルヨードニウム塩(IIb)の製法としては、例えば、J. Am. Chem. Soc., vol.81, 342 (1959) の記載に準じて、ヨージル硫酸と相当するアリール化合物を反応させた後、目的とする化合物の陰イオンと同じスルホン酸を加える方法や、無水酢酸と発煙硝酸の混合液中にヨウ素とトリフルオロ酢酸を加えて得られる反応生成物と相当するアリール化合物を反応させた後目的とする化合物の陰イオンと同じスルホン酸酸を加える方法、特開平9-179302号公報の記載に準じて、相当するアリール化合物と無水酢酸、ヨウ素酸カリウムの混合物に濃硫酸を滴下して反応させた後、目的とする化合物の陰イオンと同じスルホン酸を加える方法などにより製造できる。

また、スルホニウム塩(IIc)の製法としては、例えば、J. V. Crivello et al., J. Polymer Science., Polymer Chemistry Edition, Vol.17, 2877-2892 (1979) に記載の方法を応用して、相当するスルフィド化合物に相当するβ−ハロゲノケトンを作用させて、スルホニウムハライドを生成させ、さらに目的とする化合物の陰イオンと同じスルホン酸の金属塩もしくは目的とする化合物の陰イオンと同じスルホン酸を作用させることにより、スルホニウム塩を得ることができる。

酸発生剤合成例1:酸発生剤B1の合成
フラスコに2,4,6−トリイソプロピル3−ニトロベンゼンスルホン酸20部、アセトニトリル80部、アセトン40部を仕込み、室温で16時間攪拌した。ここへ酸化銀7.46部を加え16時間攪拌した。これをろ過し、濃縮することで23.68部の2,4,6−トリイソプロピル−3−ニトロベンゼンスルホン酸銀を得た。
フラスコに2,4,6−トリイソプロピル−3−ニトロベンゼンスルホン酸銀20部とメタノール185.35部を仕込み、ここへp−トリルジフェニルスルホニウム アイオダイド18.53部とメタノール185.35部の混合溶液を滴下した。滴下後16時間攪拌し、濾過後濾液を濃縮した。ここへクロロホルム300部を加え、イオン交換水75部で3度洗浄した。その後濃縮し、攪拌後t−ブチルメチルエーテルで晶析を行い、22.07部の目的物を得た。
