【発明の属する技術分野】
本発明は、例えば液晶ディスプレイやプラズマディスプレイ等の大型のフラットパネルディスプレイに使用されるガラス等の材料の基板上にマスクのマスクパターンを分割逐次露光方式で近接(プロキシミティ)露光転写するのに好適な分割逐次近接露光装置及び露光方法に関する。

【従来の技術】
近接露光は、表面に感光剤を塗布した透光性の基板(被露光材)を近接露光装置のワークステージ上に保持すると共に、該基板をマスクステージに保持されたマスクに接近させて両者のすき間を数10μm〜数100μmにし、次いで、マスクの基板から離間する側から照射装置によって基板上に露光用の光を照射することにより該基板上に該マスクに描かれたマスクパターンを露光転写するようにしたものである。

ところで、最近では大型の液晶ディスプレイやプラズマディスプレイ等の量産化への対応が要請されており、この場合、露光の高精度化及び高能率化が必要となる。
高能率化の一例としては、例えば、図8に示すように、一枚の基板Wで複数のディスプレイを作る、いわゆる多面取りという方法がある。この例では、1000mm×1200mmの基板Wで18インチディスプレイ用材DPを9面分作れるようにしている。

また、同じ大きさの基板(1000mm×1200mm)Wで例えば15インチディスプレイ用材DPを12面分(長辺方向4×短辺方向3)作ることもでき、更には、17インチのディスプレイ用材DPを9面分、14インチのディスプレイ用材DPを12面分作ることもできる。
一方、マスク(例えば石英ガラス)の大きさには、マスクパターンの精度やコスト面等から限界があり、基板と同じ大きさにして一括で露光するようなマスクを作ることは現状では合理的とはいえない。

このような事情から、従来においては、基板Wより小さいマスクを用い、該マスクを基板Wに近接して対向配置した状態で該基板Wをマスクに対してステップ移動させて各ステップ毎に基板Wに向けてパターン露光用の光を照射し、これにより、マスクに描かれた複数のマスクパターンを基板W上に露光転写して一枚の基板Wに複数のディスプレイ用材DPを作成する、分割逐次近接露光方式が提案されている(例えば特開2000−35676号公報及び特開平9−127702号公報参照)。

この場合のマスクMとしては、1000mm×1200mmの基板Wとすると、図9(a)に示すように、基板Wの短手方向に3個のマスクパターンPが描かれたものや、図9(b)に示すように、基板Wの短手方向に3個描かれたマスクパターンPが基板Wの長手方向に二列(合計6個)配置されたものが考えられ、前者では基板Wのステップ回数(基板の長手方向)は3回(一回目の露光位置を1ステップとする。)となり、後者では2回となる。

【発明が解決しようとする課題】
しかしながら、従来の分割逐次近接露光装置においては、どのようなマスクの大きさを選択し、どのような露光条件とした場合に露光の高精度化と高スループット化を両立できるかについての開示はなく、更なる改良の余地があった。
本発明はこのような技術的課題に着目してなされたものであり、フラットパネルディスプレイの多面取り露光において、決められた大きさの基板に高精度且つ高スループットでステップ露光する分割逐次近接露光装置及び露光方法を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、請求項1に係る分割逐次近接露光装置は、被露光材としての基板を保持するワークステージと、前記基板に対向配置されて該基板より小さいマスクを保持するマスクステージと、前記基板に対してパターン露光用の光を前記マスクを介して照射する照射手段と、該マスクのマスクパターンを前記基板上の複数の所定位置に対向させるように前記ワークステージと前記マスクステージとを相対的にステップ移動させるワークステージ送り機構と、前記マスクと前記基板との対向面間のすき間を調整するギャップ調整手段とを備え、前記ワークステージ送り機構のステップ回数を2回以上として各ステップ毎に前記マスクパターンを前記基板上に露光転写するようにした分割逐次近接露光装置において、
前記マスクの大きさ及び前記ステップ回数を、前記マスクの許容たわみ量、該マスクのパターン領域の大きさ及び最もタクト時間が短く且つ必要な露光精度が得られる露光照度とレジスト感度との関係に基づいて設定し、更に、前記照射手段が、該設定ステップ回数での露光条件に応じて露光用の光のステップ方向の照射領域を切替え可能な照射領域切替手段を備えたことを特徴とする。

請求項2に係る分割逐次近接露光装置は、請求項1において、前記照射領域切替手段は、射出角の異なる複数種のオプチカルインテグレータと、各オプチカルインテグレータの中心を前記照射手段の光軸に対して選択的に位置決め配置する切替え機構とを備えたことを特徴とする。
請求項3に係る分割逐次近接露光方法は、被露光材としての基板より小さいマスクを該基板に近接して対向配置し、前記基板を前記マスクに対して相対的にステップ移動させて該マスクのマスクパターンを前記基板上の複数の所定位置に対向させると共に、ステップ回数を2回以上として各ステップ毎に基板に対してパターン露光用の光を前記マスクを介して照射して該マスクのマスクパターンを前記基板上に露光転写するようにした分割逐次近接露光方法において、
前記マスクの大きさ及び前記ステップ回数を、前記マスクの許容たわみ量、該マスクのパターン領域の大きさ及び最もタクト時間が短く且つ必要な露光精度が得られる露光照度とレジスト感度との関係に基づいて設定し、更に、該設定ステップ回数での露光条件に応じて露光用の光のステップ方向の照射領域を設定することを特徴とする。

まず、第1の実施の形態から説明すると、図1〜図7において符号1はマスクMを保持するマスクステージ、2はガラス基板(被露光材)Wを保持するワークステージ、3はパターン露光用の照射手段としての照明光学系、4はマスクステージ1及びワークステージ2を支持する装置ベースであり、ガラス基板W(以下、単に基板Wという。)は、マスクMに対向配置されて該マスクMに描かれたマスクパターンPを露光転写すべく表面(マスクMの対向面)に感光剤が塗布されている。

説明の便宜上、照明光学系3から説明すると、照明光学系3は、紫外線照射用の光源である例えば高圧水銀ランプ31と、該高圧水銀ランプ31から照射された光を集光する凹面鏡32と、凹面鏡32の焦点近傍に切替え自在に配置された二種類のオプチカルインテグレータ33a,33bと、平面ミラー35,36及びこれらを経由して入射する光束を平行な光束として露光面に導く曲面ミラー37と、平面ミラー36とオプチカルインテグレータ33a,33bとの間に配置されて照射光路を開閉制御する露光制御用シャッター34とを備えている。

露光時に露光制御用シャッター34を開制御されると、高圧水銀ランプ31から照射された光が、図1に示す光路Lを経て、マスクステージ1に保持されるマスクMひいてはワークステージ2に保持される基板W(図1では共に図示せず。)の表面に対して垂直にパターン露光用の平行光として照射され、これにより、マスクMのマスクパターンPが基板W上に露光転写されるようになっている。

次に、マスクステージ1及びワークステージ2の順に説明する。
マスクステージ1はマスクステージベース11を備えており、該マスクステージベース11は装置ベース4から突設されたマスクステージ支持台12に支持されてワークステージの上方に配置されている。
マスクステージベース11は、図2に示すように、長方形状とされて中央部に開口111を有しており、該開口111にはマスク保持枠13がX,Y方向に移動可能に装着されている。

図3(a)に示すように、マスク保持枠13はマスクステージベース11の開口111の内周との間に所定のすき間を介して挿入されており、その上端外周にフランジ131が設けられると共に、下端面にはフランジ132が外側に張出して固着されており、各フランジ131,132間でマスクステージベース11の肉厚を上下に挟むようにして前記すき間分だけX,Y方向に移動可能に取り付けられている。マスク保持枠13の下端面のフランジ132の内側に、マスクパターンPが描かれているマスクMが真空式吸着装置(図示せず。)を介して着脱自在に保持されるようになっている。かかる保持状態では、マスクMの下面はマスクステージベース11の下面より下に位置しているので、ワークステージ2をY軸方向に移動させる場合、該ワークステージ2のZ軸方向の退避を必要最小限とすることができる。

また、マスクステージベース11の上面には、マスク保持枠13をX,Y平面内で移動させて該マスク保持枠13に保持されたマスクMの基板Wに対する位置を調整するマスク位置調整手段14が設けられており、該マスク位置調整手段14は、マスク保持枠13のY軸方向に沿う一辺に取り付けられたX軸方向駆動装置14xと、マスク保持枠13のX軸方向に沿う一辺に取り付けられた二台のY軸方向駆動装置14yとを備えている。

X軸方向駆動装置14xは、X軸方向に伸縮するロッド141rを有する駆動用アクチュエータ(例えば電動アクチュエータ)141と、マスク保持枠13のY軸方向に沿う辺部に取り付けられたリニアガイド(直動軸受案内)143とを備えており、該リニアガイド143の案内レール143rはY軸方向に延びてマスク保持枠13に固定され、該案内レール143rに移動可能に取り付けられたスライダ143sはロッド141rの先端にピン支持機構142を介して連結されている。

一方、Y軸方向駆動装置14yは、Y軸方向に伸縮するロッド141rを有する駆動用アクチュエータ(例えば電動アクチュエータ)141と、マスク保持枠13のX軸方向に沿う辺部に取り付けられたリニアガイド(直動軸受案内)143とを備えており、該リニアガイド143の案内レール143rはX軸方向に延びてマスク保持枠13に固定され、該案内レール143rに移動可能に取り付けられたスライダ143sはロッド141rの先端にピン支持機構142を介して連結されている。そして、X軸方向駆動装置14xによりマスク保持枠13のX軸方向の調整を、二台のY軸方向駆動装置14yによりマスク保持枠13のY軸方向及びθ軸方向(Z軸まわりの揺動)の調整を行う。

マスク保持枠13のX軸方向に互いに対向する二辺の内側には、マスクMと基板Wとの対向面間のすき間を測定する手段としてのギャップセンサ15と、マスクMと基板Wとの平面ずれ量を検出する手段としてのアライメントカメラ16とが配設されており、ギャップセンサ15及びアライメントカメラ16は共に移動機構17を介してX軸方向に移動可能とされている。

移動機構17は、マスク保持枠13のX軸方向に互いに対向する二辺の上面側にはそれぞれギャップセンサ15及びアライメントカメラ16を保持する保持架台171がY軸方向に延びて配置されており、該保持架台171の前記Y軸方向駆動装置14yから離間する側の端部はリニアガイド172によって支持されている。リニアガイド172は、マスクステージベース11上に設置されてX軸方向に沿って延びる案内レール172rと、該案内レール172r上を移動するスライダ(図示せず。)とを備えており、該スライダに保持架台171の前記端部が固定されている。

そして、スライダをモータ及びボールねじからなる駆動用アクチュエータ173によって駆動することにより、、保持架台171を介してギャップセンサ15及びアライメントカメラ16がX軸方向に移動するようになっている。
なお、マスクステージベース11の開口111のY軸方向の両端部にはマスクMの両端部を必要に応じて遮蔽するマスキングアパーチャ(遮蔽板)18がマスクMより上方に位置して配置されており、このマスキングアパーチャ18はモータ,ボールねじ及びリニアガイドよりなるマスキングアパーチャ駆動装置181によりY軸方向に移動可能とされてマスクMの両端部の遮蔽面積を調整できるようになっている。

ワークステージ2は、装置ベース4上に設置されており、マスクMと基板Wとの対向面間のすき間を所定量に調整するZ軸送り台(ギャップ調整手段)6と、該Z軸送り台6上に配設されてワークステージ2をY軸方向に移動させるワークステージ送り機構7とを備えている。
Z軸送り台6は、装置ベース4上に立設された上下粗動装置61によってZ軸方向に粗動可能に支持されたZ軸粗動ステージ62と、該Z軸粗動ステージ62の上に上下微動装置63を介して支持されたZ軸微動ステージ64とを備えている。上下粗動装置61には例えば空圧シリンダが用いられ、単純な上下動作を行うことによりZ軸粗動ステージ62を予め設定した位置までマスクMと基板Wとのすき間の計測を行うことなく昇降させる。

一方、上下微動装置63は、モータとボールねじとくさびとを組み合わせてなる可動くさび機構を備えており、この実施の形態では、例えばZ軸粗動ステージ62の上面に設置したモータ631によってボールねじのねじ軸632を回転駆動させるようにすると共にボールねじナット633をくさび状に形成してそのくさび状ナット633の斜面をZ軸微動ステージ64の下面に突設したくさび641の斜面と係合させ、これにより、可動くさび機構を構成している。

そして、ボールねじのねじ軸632を回転駆動させると、くさび状ナット633がY軸方向に水平微動し、この水平微動運動が両くさび633,641の斜面作用により高精度の上下微動運動に変換される。
この可動くさび機構からなる上下微動装置63は、Z軸微動ステージ64のY軸方向の一端側(図1の手前側)に2台、他端側に1台合計3台設置され、それぞれが独立に駆動制御されるようになっており、これにより、上下微動装置63は、マスクMと基板Wとのすき間を計測しつつ目標値までZ軸微動ステージ64の高さを微調整する機能に加えて、水平面に対する傾斜の微調整を行うチルト機能をも有するものになっている。

ワークステージ送り機構7は、Z軸微動ステージ64の上面にX軸方向に互いに離間配置されてそれぞれY軸方向に沿って延設された二組のリニアガイド71と、該リニアガイド71のスライダ(図示せず。)に取り付けられたY軸送り台72と、Y軸送り台72をY軸方向に移動させるY軸送り駆動装置73とを備えており、Y軸送り駆動装置73のモータ731によって回転駆動されるボールねじ軸732に螺合されたボールねじナット(図示せず。)にY軸送り台72が連結されている。

そして、このY軸送り台72の上には、ワークステージ2が取り付けられ、また、該ワークステージ2のY軸送り誤差を検出する送り誤差検出手段74としてのレーザ干渉計743,744のミラー741,742が設置されている。ミラー741はY軸送り台72の幅方向の一側でY軸方向に沿って延びており、ミラー742はY軸送り台72のY軸方向の一端側にX軸方向に互いに離間して二か所配置されている。

送り誤差検出手段74は、ミラー741に対向配置されて装置ベース4に支持された真直度検出用のレーザ干渉計743と、2個のミラー742にそれぞれ対向配置されて装置ベース4支持された2台の傾斜及びY軸方向距離検出用のレーザ干渉計744とを備えている。各レーザ干渉計743,744よりY軸送り台72ひいては第1の分割パターンの露光に続いて第2の分割パターンをつなぎ露光する際に基板Wを次のエリアに送る段階で発生するワークステージ2の送り誤差を検出してその検出信号を補正制御手段(図示せず。)に出力するようにしている。補正制御手段はこの検出信号に基づいてつなぎ露光のための位置決め補正量を算出して、その算出結果をマスク位置調整手段14(及び必要に応じて上下微動装置63)の駆動回路に出力し、これにより、該補正量に応じてマスク位置調整手段14等が駆動されて位置ずれが補正される。

次に、ワークステージ2の送り誤差について説明すると、ワークステージ2をY軸方向に所定の距離だけ送る場合の送り誤差としては、送り位置(距離)の誤差以外に、真直度とワークステージ面の傾きとがある。
真直度とは、送り始点を通るY軸と実際の送り進行方向直線との間の送り終点におけるずれ量(X−Z平面内の)であり、X軸方向成分ΔXとZ軸方向成分ΔZとからなる。一方、ワークステージ面の傾きは、ワークステージ2の移動時のヨーイング(Z軸回りの回動),ピッチング(X軸回りの回動),ローリング(Y軸回りの回動)等により発生するものであり、ヨーイングではワークステージ面が水平のまま左右いずれかに首振りしてY軸に対し角度θだけずれ、ピッチングではワークステージ面が進行方向の前後に所定角度傾斜し、ローリングではワークステージ面が水平に対し左右に所定角度傾斜する。これらの誤差は、例えば直動軸受案内装置であるリニアガイドの精度等に起因して発生する。

送り誤差のうち、ヨーイングと真直度のX軸方向成分ΔXとは、送り誤差検出手段74により知ることができる。すなわち、Y軸方向の二台のレーザ干渉計744,744の計測値の差からヨーイングを検出でき、その結果とX方向のレーザ干渉計743により真直度を求めることができる。また、Y軸方向位置の誤差は、Y軸方向の二台のレーザ干渉計744,744の平均値で求めることができる。その他、真直度のZ軸方向成分ΔZ,ピッチング,ローリングは三台のギャップセンサ15により知ることができる。

ところで、分割逐次露光を行う場合には、仮にワークステージ2の送り誤差が全くないときでも、マスクMのマスクパターンPの向きがワークステージ2の送り方向(Y軸方向)とずれていると、つなぎ露光で基板W上に分割形成されたパターン同士の継ぎ目がずれて整合しない。また、上述したようにマスクMは真空式吸引装置を介してマスク保持枠13の下面に吸着保持させるのであるが、この吸着保持させる際にマスクMのマスクパターンPの向きとワークステージ送り機構7によるワークステージ2の移動方向(Y軸方向)とを精度よく合わせることは困難である。

そこで、この実施の形態では、図7に示すように、ワークステージ2(実際にはワークステージ2上に設置されているワークチャック)の上面の少なくとも2か所に、例えば十字形状を有するワーク側アライメントマーク75をX軸方向に互いに離間して形成し、一方、マスクMの方にはワーク側アライメントマーク75に対応させたマスク側アライメントマーク76を形成している。

そして、X軸方向駆動装置14x及びY軸方向駆動装置14yによってマスク保持枠13の位置を調整することにより、ワーク側アライメントマーク75とマスク側アライメントマーク76との中心同士が実質的にXY平面内で一致して整合するようにしている。
次に、一層目のつなぎ露光で分割形成されたパターン同士のアライメントの高精度化について述べる。

この実施の形態では、Y軸方向をX軸方向のレ−ザ干渉計743用のミラー741の反射面に平行な方向としてY軸方向の真直度の基準をミラー741によって定めている。そして、ワーク側アライメントマーク75とマスク側アライメントマーク76とを整合させた状態のときに、マスクMのマスクパターンPの向きがY軸方向、換言すればミラー741の反射面に平行な方向に対し傾きがない状態となるように設定されている。このため、2ヵ所のマスク側アライメントマーク76の中心同士を結ぶ線と、Y軸方向と一致させるべき方向(マスクパターンPの向き:図7の矩形のパターンPの場合では短辺の方向)とがなす角度が、2ヵ所のワーク側アライメントマーク75の中心同士を結ぶ線と、ミラー741の反射面とのなす角度と等しくなるようにしている。

また、この実施の形態では、X軸方向のレーザ干渉計743用のミラー741の反射面を、ワークステージ2上の二か所のワーク側アライメントマーク75の中心同士を結んだ線と厳密に直交するように設定し、二か所のマスク側アライメントマーク76の中心同士を結んだ線とマスクパターンPの向きとの関係も同様とした。そして、ワーク側アライメントマーク75を基準にしてマスクMとのアライメントを行い、一回目のステップ露光が行われる。

なお、ワーク側アライメントマーク75とマスク側アライメントマーク76との整合については、アライメントマーク検出手段であるアライメントカメラ16によって高精度に且つ容易に行えるようにしている。
アライメントカメラ16は、図4に示すように、マスクステージ1の下面に保持されているマスクMの表面のマスクマーク76をマスク裏面側から光学的に検出するものであり、ピント調整機構161によりマスクMに対して接近離間移動してピント調整がなされるようになっている。

ピント調整機構161はリニアガイド162,ボールねじ163,モータ164を備えており、リニアガイド162の案内レール162rはマスクステージ1の移動機構17の保持架台171に上下方向に延びて取り付けられ、該リニアガイド162のスライダ162sにアライメントカメラ161がテーブル162tを介して固定されている。そして、ボールねじ163のねじ軸に螺合されたナットをテーブル162tに連結すると共に、該ねじ軸をモータ164で回転駆動するようにしている。

また、この実施の形態では、図5に示すように、ワークステージ2に設けてあるワークチャック8の下方には、光源781及びコンデンサーレンズ782を有してワーク側アライメントマーク75を下から投影する投影光学系78がアライメントカメラ16の光軸に合わせてZ軸微動ステージ64と一体に配設されている。なお、ワークステージ2、Y軸送り台72には投影光学系78の光路に対応する貫通孔が形成されている。

さらに、この実施の形態では、図6に示すように、マスクMのマスク側アライメントマーク76を有する面(マスクマーク面Mm )位置を検出してアライメントカメラ16のピントずれを防止するアライメント画像のベストフォーカス調整機構9を設けている。
このベストフォーカス調整機構9は、アライメントカメラ16及びピント調整機構161に加えて、ピントずれ検出手段としてギャップセンサ15を利用しており、このギャップセンサ15で計測したマスク下面位置の計測値を、計算機92で予め設定したピント位置と比較して差を求め、その差から設定ピント位置からの相対ピント位置変化量を計算し、該計算変化量に応じてピント調整機構161のモータ164を制御してアライメントカメラ16を移動させ、これにより、アライメントカメラ16のピントを調整するようにしている。

(1)アライメントのためのギャップ調整
まず、ギャップ調整手段6を構成するZ軸送り台6の上下粗動装置61を駆動してワークステージ2を予め設定してある粗動上限目標位置(例えばマスクMの表面から数mm程度の位置)まで急速上昇させる。この粗動時には、ギャップセンサ15によるワークチャック8の上面(実際にはその上に固定されたガラス製の被検部8m上面)とマスクMとのすき間間隔(ギャップ)の計測は行わない。

次に、Z軸送り台6の3台の上下微動装置63を駆動してそのクサビ作用によりワークステージ2を微動で上昇させ、これにより、ワークステージ2とマスクMとを近接させる。この微動時には、図5に示すように、マスク側アライメントマーク76を有するマスクMの表面と、ワーク側アライメントマーク75を有するワークチャック8の面との間のギャップをギャップセンサ15により計測し、その計測結果を上下微動装置63の制御装置(図示せず。)に出力し、該制御装置は予め設定してあるアライメント時の目標ギャップ量と一致するように上下微動装置63を制御してワークステージ2を上昇させる。

(2)アライメント調整
このようにして、ワークステージ2とマスクMとを近接させた状態においては、基板Wのステップ方向(Y軸方向)とマスクMとの相対位置及び姿勢が正しく整合していない場合、例えば図7(a)に示すように、ワークステージ2に対してマスクパターンPを有するマスクMが角度θだけ傾斜している場合(ワークステージ2の向きとY軸方向の向きとは一致しているとして)には、ワーク側アライメントマーク75とマスク側アライメントマーク76とは整合せず、ずれてしまう。従って、このまま1ステップ目のマスクパターンPの露光転写を行うと、次ステップ目で同一の基板W上に形成される分割パターンPとのずれが生じて、精度の良いブラックマトリックスのパターンが得られない。

そこで、ワーク側アライメントマーク75とマスク側アライメントマーク76との整合作業(アライメント)をアライメントカメラ16を用いて行い、このときピント調整機構161によって両マーク75,76の双方にピントを合わせる。
一層目のステップ露光では、アライメントの際に、図5を参照して、投影用光学系78でワーク側アライメントマーク75を下から照射すると共に、露光時に用いるギャップセンサ15を利用してワーク側アライメントマーク75を有するワークチャック8の表面(被検部)8mとマスク側アライメントマーク76を有するマスクMの表面(マスクマーク面Mm )との間のギャップを設定することにより、両マーク75,76にアライメントカメラ16のピントをほぼ合わせて両マーク75,76のずれを検出する。

なお、通常、マスクMの板厚は5mm,8mm,10mmなどと規格化されているため、従来のアライメントカメラのように一つの固定焦点を持つものではマスク厚の変更もしくはばらつきに対して即応できず、アライメントマークの検出精度が低下するという問題を有するが、この実施の形態では、ピント調整機構161に予め種々のマスク板厚に対応するアライメントカメラ16のフォーカス位置を予めセットしておくことにより、マスクMの交換によるマスク厚の大幅な変化に即応して、アライメントカメラ16のピントをベストフォーカス位置であるマスクマーク面Mm に位置決めすることができる。

(3)基板Wの挿入及び1ステップ目の露光
アライメント終了後、ギャップ調整手段6により一旦ワークステージ2を必要なだけ下降させる。この状態で、ワークステージ2とマスクステージ1との間隔(例えば60mm程度)を利用して、ワーク自動供給装置(図示せず。)により基板Wをワークステージ2上に投入し、該ワークステージ2上のワークチャック8に保持する。その後、再度ギャップ調整手段6により、マスクMの下面とワークW上面とのすき間を、露光する際に必要な所定の値となるように調整する。その手順は、ギャップセンサ15により計測されるのがマスクMの下面と基板W上面とのギャップである点を除けば、前記(1)と同じ手順である。

なお、ギャップ調整手段6によりワークステージ2を上下動させる際に、わずかではあるがワークステージ2がXY平面内でも多少動いてしまう場合もある。このような場合のために、上記(2)のアライメント終了後での各レーザ干渉計743、744、744による位置データを、前記補正制御手段により記憶しておき、ギャップ調整後の位置データが記憶されているデータとは変わっている場合には、マスク位置調整手段14で変化分だけ補正することにより、マスクMの向きとY軸方向との傾きのない状態に戻すことができる。

続いて、第2の分割パターンP2 のつなぎ露光を行うために、ワークステージ送り機構7の送り駆動装置73を駆動してワークステージ2を移動させることにより、ワークステージ2をマスクMに対して図7(b)の矢印Y方向に1ステップ量だけ送り、基板Wを2ステップ目の露光位置に配置する。このとき、基板WとマスクMとの干渉を避けるため、ワークステージ2を必要な分だけZ軸方向に下降させるようにしてもよい。
(5)ワークステージ2の送り誤差によるアライメント調整
上記のようにワークステージ2をマスクMに対して図7(b)の矢印Y方向に1ステップ量だけ送る際には、先にのべた要因による送り誤差が生じるため、そのまま2ステップ目の露光をすると第2の分割パターンP2 がわずかではあるが位置ずれをおこす。例えば、ワークステージ2のステップ送り中にワークステージ2のヨーイングと真直度のエラーにより、図7(c)のように真直度Δx、傾斜角度θ’だけ正規位置からずれてしまう。

そこで、基板W上に第2の分割パターンP2 を露光転写する前に、基板Wの送り誤差を送り誤差検出手段74で検出してその検出結果をつなぎ露光位置を補正する補正制御手段に出力し、該補正制御手段では該検出結果に基づいてつなぎ露光のための位置決め補正量を算出し、その算出結果に基づいてマスク位置調整手段14(及び送り時のピッチング補正など、必要に応じてギャップ調整を行うために上下微動装置63)のX軸方向駆動装置14x及びY軸方向駆動装置14yを制御してマスク保持枠13の位置を調整し、マスクMの位置ずれを補正するアライメント調整を行う。なお、ギャップ調整手段6によるマスクMと基板Wとのギャップ調整を行った場合は、その後の状態でのヨーイング及び真直度のデータに基づいて前記アライメント調整を行う。
(6)2ステップ目の露光
その後、照明光学系3の露光制御用シャッター34を開制御して2ステップ目の露光を行い、マスクMのマスクパターンPを基板Wの所定位置に焼き付けて、基板W上に位置ずれが修正された第2の分割パターンP2を得る(図7(d)参照)。
(7)3ステップ目の露光
3ステップ目の露光については、前記(4),(5)及び(6)ど同様にして2ステップ目の露光位置へのワークステージ2の移動、ワークステージ2の送り誤差によるアライメント調整及び3ステップ目の露光を行い、基板W上に位置ずれが修正された第3の分割パターンP3(図示せず。)を得る。

しかしながら、このような従来の露光装置では、前記のとおり一層目の分割パターン同士のつなぎ目の高精度な整合のための仕組が考慮されていない。一層目の露光装置として本発明のものを用いたライン設備で生産することにより、高精度なつなぎ目の整合が実現できるのである。すなわち、一層目の露光装置にワーク側アライメントマークを用いた前記のようなマスク位置調整装置手段を使用することにより、ワークステージの送り方向とマスクパターンの向きとをそろえることができ、つなぎ目の整合が可能となる。そして、その際にワークスデージの送り誤差を検出し、これを補正することで更に高精度なつなぎ目の整合が可能となる。

以下に、第4の実施形態として、二層目以降の露光専用の機能を付加した本発明の分割逐次近接露光装置により、二層目露光を行う場合のアライメント調整について説明する。
