本発明は、基板に電子ビームを照射してディスク原盤を製造する製造装置に関する。

【従来の技術】
近年、大容量の画像・音声データ、デジタルデータを記録可能な種々の記録媒体の開発がなされている。例えば、DVD(Digital Versatile Disc)等の光ディスクがあり、直径12cmの光ディスクの記憶容量を30GB(Giga-Byte)に高密度化するような研究開発が進められている。

しかしながら、従来の可視域や紫外域のレーザ光を用いた光ディスク原盤のカッティングにおいては、記録用レーザ光のスポット径によって記録分解能が制限される。そこで上記した光ディスクの高密度化を図るために、可視域や紫外域のレーザ光よりもスポット径が小さく、記録分解能の向上を図ることが可能な電子ビームを用いたディスク原盤製造装置によって光ディスク原盤の製造、いわゆるカッティングを行うことが検討されている。

かかる光ディスク原盤の製造は、基板に電子線用レジストを塗布した後、真空雰囲気中において電子ビームを照射することによってなされる。電子ビームの照射によって微細パターンの潜像が電子線用レジストに形成される(電子ビーム露光)。かかる基板は、現像処理、パターニング及びレジスト除去の処理が行われ、基板上に微細な凹凸パターンが形成される。

また、磁気記録用ハードディスク等のディスク基板の製造においても、電子ビームを用いて微細パターンを形成するプロセスが実行される。

【発明が解決しようとする課題】
電子ビームを用いたディスク原盤製造装置において、高密度ディスクを製造するためには、ディスク基板の回転を高精度で行う必要がある。
また、機械式チャッキングにより基板を固定する場合では、固定時において中心ずれが生じ易く、精度低下の原因となっていた。さらに、高い記録分解能を得るためには、電子ビームを細く収束しなければならないが、この場合、電子ビームの速度が高速になる。一方、高速の電子ビームでは、電子線用レジスト層で吸収されずに通り抜けてしまうため、露光量が減少して分解能が低下するという問題があった。

本発明は、上述した点に鑑みてなされたものであり、その目的とするところは、高密度ディスクの製造を可能とする高精度な回転駆動装置及びディスク原盤製造装置を提供することにある。

【課題を解決するための手段】
本発明による回転駆動装置は、基板を載置する絶縁性のターンテーブルと、スピンドルハウジングと、スピンドルハウジングに気体軸受を介して回転自在に支持されかつターンテーブルに一端が固定されたスピンドルシャフトと、スピンドルシャフトを回転駆動するモータと、基板をターンテーブルに吸着するための静電チャック部と、を備えた回転駆動装置であって、静電チャック部は、ターンテーブル内に設けられたチャッキング電極と、スピンドルシャフトを貫通してチャッキング電極にチャッキング電圧を給電する給電ケーブルと、チャッキング電圧を給電ケーブルに供給するロータリコネクタと、を含むことを特徴としている。

また、本発明によるディスク原盤製造装置は、電子ビームを基板に照射してディスク原盤を製造する装置であって、電子ビームを射出する電子ビーム射出部と、貫通孔を有してその支持面に基板を支持する絶縁性のターンテーブル、スピンドルハウジング、スピンドルハウジングに気体軸受を介して回転自在に支持されかつターンテーブルに一端が固定されたスピンドルシャフト、及びスピンドルシャフトを回転駆動するモータ、を含む回転駆動部と、回転駆動部を電子ビーム射出部に関して相対的に並進移動せしめる並進駆動部と、基板をターンテーブルに吸着するための静電チャック部と、を有し、静電チャック部は、ターンテーブル内に設けられたチャッキング電極と、スピンドルシャフト内に収容されチャッキング電極にチャッキング電圧を給電する給電ケーブルと、チャッキング電圧を給電ケーブルに供給するロータリコネクタと、を含むことを特徴としている。

【発明の実施の形態】
本発明の実施例を図面を参照しつつ詳細に説明する。なお、以下の説明に用いられる図において、同様な構成要素には同一の参照符を付している。
図1は、本発明の実施例である電子ビームを用いたディスク原盤製造装置10の構成を示すブロック図である。

まず、光ディスクの原盤を例にその製造工程の概要について以下に説明する。電子ビームは、大気雰囲気中では著しく減衰する特性を有していることから、真空雰囲気中で使用される。従って、電子銃や光ディスク原盤を作製するための基板を載置したターンテーブル等は真空雰囲気中に配される。
光ディスク原盤の製造には、例えば、シリコン(Si)基板が用いられる。シリコン基板は、その主面上に電子線用レジストが塗布される。電子線用レジストが塗布された基板は、ディスク原盤製造装置内において、回転駆動されるとともに情報データ信号によって変調された電子ビームが照射され、ピット、グルーブなどの微細凹凸パターンの潜像が螺旋状に形成される。

当該基板は、電子ビーム露光が終了した後、ディスク原盤製造装置から取り出され、現像処理が施される。次に、パターニング及びレジスト除去の処理が行われ、基板上に微細な凹凸パターンが形成される。パターン形成された基板の主面には導電膜が形成され、電鋳処理が施されて光ディスク原盤(スタンパ)が製造される。

図1に示すように、ディスク原盤製造装置10は、真空チャンバ11、及び真空チャンバ11内に配されたディスク基板を駆動する駆動装置、及び真空チャンバ11に取り付けられた電子ビーム光学系を含む電子ビーム射出ヘッド部40が設けられている。
光ディスク原盤用の光ディスク基板(以下、単にディスク基板と称する)15は、ターンテーブル16上に載置されている。ターンテーブル16は、ディスク基板15を回転駆動する回転駆動装置であるエアースピンドルモータ17によってディスク基板主面の垂直軸に関して回転駆動される。エアースピンドルモータ17は送りステージ(以下、単にステージと称する)18内に収容されている。ステージ18は、並進駆動装置である送りモータ19に結合され、エアースピンドルモータ17及びターンテーブル16をディスク基板15の主面と平行な面内の所定方向に並進移動することができるようになっている。ターンテーブル16は誘電体、例えば、セラミック等の材料からなり、ディスク基板15は後述する静電チャッキング機構によりターンテーブル16上に保持されている。

また、真空チャンバ11には、ディスク基板15の主面の高さを検出するための光源22、光検出器23及び高さ検出部24が設けられている。光検出器23は、例えば、ポジションセンサやCCD(Charge Coupled Device)などを含み、光源22から射出され、ディスク基板15の表面で反射された光ビームを受光し、受光信号を高さ検出部24に供給する。高さ検出部24は、受光信号に基づいてディスク基板15の主面の高さを検出する。

真空チャンバ11は、エアーダンパなどの防振台(図示しない)を介して設置され、外部からの振動の伝達が抑制されている。また、真空チャンバ11には、真空ポンプ28が接続されており、これによってチャンバ内を排気することによりチャンバ内部が所定圧力の真空雰囲気となるように設定されている。
また、エアースピンドルモータ17及び送りモータ19を制御するための駆動制御部30が設けられている。駆動制御部30は、ディスク原盤製造装置10全体の制御をなすCPU25の制御の下で動作する。

電子ビームを射出するための電子ビーム射出ヘッド部40には、電子銃41、収束レンズ42、ブランキング電極43、アパーチャ44,ビーム偏向電極45、フォーカス調整レンズ46、及び対物レンズ47がこの順で電子ビーム射出ヘッド部40内に配置されている。電子ビーム射出ヘッド部40は、電子銃筒48の先端に設けられた電子ビーム射出口49が真空チャンバ11内の空間に向けられ、真空チャンバ11の天井面に取り付けられている。また、電子ビーム射出口49はターンテーブル16上のディスク基板15の主面に近接した位置に対向して配置されている。

電子銃41は、電子銃電源51から供給される高電圧が印加される陰極(図示しない)により、例えば、数10KeVに加速された電子ビームを射出する。収束レンズ42は、射出された電子ビームを収束してアパーチャ44へと導く。ブランキング駆動部54は、記録制御部52からの信号に基づいて動作し、ブランキング電極43を制御して電子ビームのオン・オフ制御を行う。すなわち、ブランキング電極43間に電圧を印加して通過する電子ビームを大きく偏向させる。これにより、電子ビームはアパーチャ44の絞り孔に収束されない状態となって電子ビームがアパーチャ44を通過するのを阻止し、オフ状態とすることができる。

ビーム偏向駆動部55は、CPU25からの制御信号に応答して、ビーム偏向電極45に電圧を印加して通過する電子ビームを偏向させる。これにより、ディスク基板15に対する電子ビームスポットの位置制御を行う。フォーカスレンズ駆動部56は、高さ検出部24からの検出信号に基づいてディスク基板15の主面に照射される電子ビームスポットのフォーカス調整を行う。

前述のように、ディスク基板15のカッティング(電子ビーム露光)を行う際、ディスク基板15上に形成されたレジスト層に電子ビームが高速で入射すると、電子ビームがレジスト層を通り抜けてしまい、露光量が減少し、分解能が低下してしまう。そのため、本発明においては、ディスク基板15に電子ビームの電子線を減速せしめる大きさの負電圧である減速電圧(−VR)(以下、リターディング電圧と称する)が印加される(以下の説明において、リターディング法と称する)。このリターディング電圧及びチャッキング電圧の印加のために電圧源60が設けられている。具体的には、例えば、電子ビームの加速電圧が50kVのとき、リターディング電圧を−40kVとしている。なお、リターディング電圧の大きさは、電子ビームの加速電圧、レジスト層の感度特性及びディスク原盤に要求される分解能等に応じて適宜定めればよい。

次に、図2ないし図4を参照して、ディスク基板15へのリターディング電圧の印加機構及びディスク基板15の静電チャッキング機構について詳細に説明する。
図2は、図1に示すディスク原盤製造装置10のエアースピンドルモータ17及び高電圧供給部37を含むスピンドルハウジング17A内部の構成を模式的に示す断面図である。

エアースピンドルモータ17のスピンドルハウジング17A内部には、スピンドルシャフト12と、スピンドルシャフトを回転駆動する電磁モータ13が収容されている。スピンドルシャフト12はスピンドルハウジング17Aに気体軸受14を介して回転自在に支持されかつターンテーブル16に一端が固定されている。この例ではスピンドルシャフト12の端部近傍において、圧力シール(磁性流体シール)35が、スピンドルハウジング17Aの開口部とスピンドルシャフト12との径方向の間隙に介在するように、スピンドルシャフト12を囲繞して設けられている。磁性流体シール35によりスピンドルハウジング17A内部の気密性が保持される。また、スピンドルハウジング17A及びスピンドルシャフト12は磁性流体シール35によって装置本体、すなわち真空チャンバ11に接地されている。

スピンドルハウジング17A内のスピンドルシャフト12にはスピンドルシャフト12を回転駆動するモータ(本体)13Aが取り付けられている。ハウジング17B内に設けられたコイル13Bに電流を流すことにより発生した電磁力を利用してスピンドルシャフト12を回転させることができる。これにより、スピンドルハウジング17A外におけるスピンドルシャフト12の端部に固定されたターンテーブル16等を回転させることができる。

スピンドルハウジング17A内には、ディスク基板15及び/又はターンテーブル16に高電圧を供給するための同軸ケーブル31が設けられている。より具体的には、同軸ケーブル31は、内部導体(芯線)31A及び外部導体31Bを有し、スピンドルシャフト12の中心に形成された貫通孔内に設けられている。当該同軸ケーブル31には、電圧源60からの供給電圧が、同軸コネクタである電源ケーブルコネクタ38、高電圧供給部37を介して供給される。

なお、気体軸受14には、バルブ(図示しない)を介して外部から軸受け用のエアーが供給され、気体軸受14内を循環する。この循環エアーは、スピンドルハウジング17Aからパイプ(図示しない)を介して真空チャンバ11外に排気されている。
図3は、図2に示す高電圧供給部37及び絶縁フランジ36の部分の詳細を模式的に示す断面図である。同軸ケーブル31には数10kVの高電圧が供給されるため、接地電位であるスピンドルシャフト12とは絶縁材料(例えば、アクリル等)からなるパイプ62により絶縁されている。同軸ケーブル31は、スピンドルシャフト12とともに回転する。同軸ケーブル31にはロータリコネクタ61を介して高電圧が供給される。より詳細には、ロータリコネクタ61の回転部の内部導体61A、外部導体61Bはそれぞれ同軸ケーブル31の内部導体31A、外部導体31Bに接続されている。また、ロータリコネクタ61の非回転部(固定部)の内部導体61C、外部導体61Dは、それぞれ電源ケーブルコネクタ38の内部導体38A、外部導体38Bに接続されている。ロータリコネクタ61を支持するための支持部37B及び電源ケーブルコネクタ38は、絶縁部材37Aにより絶縁がとられている。スピンドルハウジング17A内の同軸ケーブル31の端部には絶縁フランジ36が設けられている。図3に示すように、絶縁フランジ36及び絶縁部材37Aは、沿面距離をとることができるような形状に形成されている。

従って、ロータリコネクタ61は、スピンドルハウジング17A及びスピンドルシャフト12から電気的に絶縁されており、従って真空チャンバ11からも電気的に絶縁されている。すなわち、数10kVの高電圧に耐えうるコネクタを用いる必要がなく、小型で低トルク損失のロータリコネクタを用いることが可能である。

ロータリコネクタ61には、転がり軸受けが用いられており、回転部及び固定部の接続部には水銀が用いられている。なお、回転部及び固定部をブラシで接続するスリップリングを用いることもできる。また、上記した絶縁フランジ36や絶縁部材37Aの絶縁材料としては、エポキシ樹脂やセラミックを用いることができる。

従って、電源ケーブルコネクタ38及びロータリコネクタ61を介して、電圧源60からリターディング電圧(−VR、例えば、−40kV)が同軸ケーブル31の内部導体31Aに供給される。またこれにチャッキング電圧(−VC、例えば、−500V)を加えた電圧(−VR−VC)が同軸ケーブル31の外部導体31Bに供給される。

上記したように、高電圧を供給するためにロータリコネクタ61を用いているが、さらに、ロータリコネクタ61の接続によってエアースピンドルモータ17の回転精度の低下を招かない構成を有している。図4(a),(b)は、ロータリコネクタの支持構造及び電気的接続の詳細を示す、互いに直交する方向における断面図である。図5は、回転部61A、61B側から見た場合の平面図である。ロータリコネクタ61の非回転部であるロータリコネクタ本体61Eには、フローティングリング61Fが取り付けられている。フローティングリング61Fにはガイドピン61Gを通すための貫通孔61Hが開けられている。フローティングリング61Fは、ロータリコネクタ支持部37Bに固定されたガイドピン61Gによりガイドされる。貫通孔61Hの直径はガイドピン61Gの直径よりも大きい。すなわち、貫通孔61H及びガイドピン61Gの間には間隙が設けられている。また、ガイドピン61Gの長さはフローティングリング61Fの厚さよりも長い。すなわち、フローティングリング61Fは、ガイドピン61Gの長さの範囲内で自由に動くことができる。これらの間隙の大きさは、例えば0.2〜0.3mmであるが、用いられるエアースピンドルモータやロータリコネクタの種類、性能、及び装置に必要な精度等に応じて適宜定めればよい。従って、ロータリコネクタ61はこれらの間隙の範囲内で、スピンドルシャフト12の中心軸(回転軸)に沿って、及び当該中心軸に垂直な面内において自由に動くことができる。換言すれば、ロータリコネクタ61はフローティング支持されている。尚、必ずしもフローティングリング61Fを用いる必要はなく、例えば、フローティングリング61Fの代わりにロータリコネクタ本体61Eに突起を設けて一定角度以上ロータリコネクタ本体61Eが回転しないような構造にしてもよい。

一方、図4(a),(b)に示すように、電源ケーブルコネクタ38の内部導体38Aは第1の接続部材39Aによってロータリコネクタ61の内部導体61Cに電気的に接続されている。また、電源ケーブルコネクタ38の外部導体38Bは第2の接続部材39Bによってロータリコネクタ61の外部導体61Dに電気的に接続されている。これらの第1及び第2の接続部材39A、39Bはロータリコネクタ61の動きの障害とならない一方、ロータリコネクタ61の振動を適度に抑制する程度の小さな弾性定数を有する金属片等で形成されている。さらに、接続部材39A、39Bは接点としての性能の低下を招かない程度の弾性定数、接触抵抗を有している。例えば、第1及び第2の接続部材39A、39Bは金メッキ付きばね用りん青銅で形成されている。

図6は、図1に示すディスク原盤製造装置10のターンテーブル16の中央部分の詳細を模式的に示す断面図である。
上記したように、電子ビーム露光時において、ターンテーブル16上に支持されたディスク基板15にリターディング電圧(−VR)を印加し、ディスク基板15に入射する電子ビームの電子線を減速することができるように構成されている。より詳細には、同軸ケーブル31の内部導体31Aから供給されるリターディング電圧(−VR)は、導電体で形成された導電部材26Aを介してディスク基板15に印加される。導電部材26Aは、ターンテーブル16に設けられた貫通孔を26Cを介して支持面から出没自在に付勢されている。例えば、導電部材26Aは、バネ等の弾性部材26Bで付勢されており、ターンテーブル16に載置されたディスク基板15に導電部材26Aが圧着されることによってリターディング電圧がディスク基板15に印加される。導電部材26Aの先端部は滑らかな凸面形状に形成されており、ディスク基板15に常に接触してリターディング電圧が印加されるよう構成されている。

ディスク基板15は、静電チャッキング機構によりターンテーブル16上に吸着保持されている。より具体的には、同軸ケーブル31の外部導体31Bから供給される電圧(−VR−VC)がチャッキング電圧導電部27A、27Bを介してチャッキング電極21に印加されている。すなわち、ディスク基板15の電位に対して負の所定チャッキング電圧(−VC)がチャッキング電極21に印加されることによりセラミック等からなるターンテーブル16に静電分極が生起し、これによって吸着力を発揮せしめるものである。

以上詳細に説明したように、本発明によれば、回転部及び固定部間の高電圧接続においてロータリコネクタ61を用い、当該ロータリコネクタ61を接地しない構成とした。従って、高耐圧のものを用いる必要がなく、小型で低トルク損失のロータリコネクタを用いることができる。その結果、エアースピンドルモータ17の回転精度を損なわず高電圧を供給することができる。また、ロータリコネクタ61をフローティング支持することによってエアースピンドルモータ17の回転精度に悪影響を及ぼすことなく高電圧を供給することができる。

かかる構成を採用することによって、リターディング電圧を印加して電子ビームを減速せしめることによりレジスト層に対する電子ビームの露光量及び分解能の低下を防止するとともに、基板の回転精度を損なうことなく電子ビーム露光を行うことができる。従って、高密度ディスクを短時間かつ高精度に実行することができる。

また、ディスク基板15のチャッキング保持のための静電チャッキング機構を用いることによって、回転時においてもターンテーブル16上にディスク基板15を確実に保持することができ、高密度露光を高精度かつ安定して行うことができる。さらに、反ったディスク基板であっても静電吸着によってターンテーブル16上に基板全面に亘って平坦に保持することができ、高密度露光を高精度に行うことができるとともに、電子ビームのフォーカス安定性も向上させることができる。

なお、光ディスク原盤の製造装置を例に説明したが、これに限らず電子ビームを用いて、磁気ディスクなどを製造する装置に適用が可能である。また、本発明は、レジストを用いずに電子ビーム直接描画によって微細形状を形成するディスクの製造装置にも適用が可能である。
【発明の効果】
上記したことから明らかなように、本発明によれば、高密度ディスクの製造を可能とする高精度な回転駆動装置及びディスク原盤製造装置を実現することができる。
