技術分野
本発明は,処理装置の多変量解析モデル式作成方法,処理装置用の多変量解析方法,処理装置の制御装置,処理装置の制御システムに関する。
背景技術
半導体製造工程では種々の処理装置が用いられている。半導体ウエハやガラス基板等の被処理体の成膜工程やエッチング工程ではプラズマ処理装置等の処理装置が広く使用されている。個々の処理装置はそれぞれ被処理体に対する固有のプロセス特性を有している。そのため,装置毎のプロセス特性をモニタし,あるいはプロセス特性を予測するなどしてウエハの最適処理を行っている。
例えば,特開平6−132251号公報にはプラズマエッチング装置のエッチングモニタについて提案されている。この場合には,前もってエッチングの処理結果(均一性,寸法精度,形状や下地膜との選択性等)とプラズマの分光分析結果やプロセス条件(圧力,ガス流量,バイアス電圧等)の変動状況等との関係を調べ,これらをデータベースとして記憶しておくことにより,ウエハを直接検査することなく処理結果を間接的にモニタできる。モニタした処理結果が検査条件に対して不合格である場合には,その情報をエッチング装置に送って処理条件を修正し,あるいは処理を中止すると共に管理者にその旨を通報する。
また,特開平10−125660号公報にはプラズマ処理装置のプロセスモニタ方法について提案されている。この場合には,処理前に試用ウエハを用いてプラズマ状態を反映する電気的信号とプラズマ処理特性を関連づけるモデル式を作成し,実ウエハを処理する時に得られる電気的信号の検出値をモデル式に代入してプラズマ状態を予測し,診断している。
また,特開平11−87323号公報には半導体ウエハ処理システムの複数のパラメータを用いてプロセスを監視する方法及び装置について提案されている。この場合には,複数のプロセスパラメータを分析し,これらのパラメータを統計的に相関させてプロセス特性やシステム特性の変化を検出する。複数のプロセスパラメータとしては,発光,環境パラメータ(反応チャンバ内の圧力や温度等),RFパワーパラメータ(反射パワー,同調電圧等),システムパラメータ(特定のシステム構成や制御電圧)が用いられている。
しかしながら,従来の技術の場合には,種々の測定データを多変量解析等の統計的手法により解析してモデル式を作成し,このモデル式を用いて処理装置の状態やプロセス特性を把握し,監視しているため,例えば各処理装置に付設されたセンサ間の個体差など,処理装置毎にプロセス特性に差がある場合には,一つの処理装置についてモデル式を作成しても,このモデル式を同種の他の処理装置にそのまま適用することができず,処理装置毎に種々の測定データを取ってその都度モデル式を作成しなくてならず,モデル式の作成に多大な手数と時間を要するという課題があった。また,プロセス条件が変わる場合にもプロセス条件毎に種々の測定データを取ってその都度モデル式を作成しなくてならず,モデル式の作成に多大な手数と時間を要するという課題があった。
本発明は,上記解決するためになされたもので,処理装置毎にプロセス特性やプロセス条件に差があっても一つの処理装置についてモデル式を作成すれば,そのモデル式を同種の他の処理装置に流用することができ,処理装置毎にモデル式を作成する際の手間や負担を軽減することができ,また処理装置毎にモデル式を新たに作成しなくても各処理装置の装置状態を評価することができる処理装置の多変量解析モデル式作成方法及び処理装置用の多変量解析方法を提供することを目的としている。
発明の開示
上記課題を解決するために,本発明の第1の観点によれば,多変量解析によって処理装置の装置状態を評価し又は処理結果を予測する際の多変量解析モデル式を作成する方法であって,複数の処理装置においてそれぞれ第1の設定データに基づいて動作した時に前記各処理装置の複数のセンサから検出される検出データと前記第1の設定データとの相関関係を多変量解析によって前記各処理装置ごとに求める第1の工程と,前記各処理装置のうちの1つを基準処理装置とすると,この基準処理装置において新たな第2の設定データに基づいて動作した時に前記基準処理装置の複数のセンサから検出される検出データと前記第2の設定データとの相関関係を多変量解析によって求める第2の工程と,前記基準処理装置以外の他の処理装置における前記第2の設定データと検出データとの相関関係を,前記第1の工程で求めた前記他の処理装置における相関関係と,前記第1の工程で求めた前記基準処理装置における相関関係と,前記第2の工程で求めた前記基準処理装置における前記相関関係とに基づいて求め,こうして求めた相関関係に基づいて前記他の処理装置の装置状態を評価し又は処理結果を予測する多変量解析モデル式を作成する第3の工程とを有することを特徴とする処理装置の多変量解析モデル式作成方法が提供される。
上記課題を解決するために,本発明の第2の観点によれば,多変量解析によって処理装置の装置状態を評価し又は処理結果を予測する際の多変量解析方法であって,複数の処理装置においてそれぞれ第1の設定データに基づいて動作した時に前記各処理装置の複数のセンサから検出される検出データと前記第1の設定データとの相関関係を多変量解析によって前記各処理装置ごとに求める第1の工程と,前記各処理装置のうちの1つを基準処理装置とすると,この基準処理装置において新たな第2の設定データに基づいて動作した時に前記基準処理装置の複数のセンサから検出される検出データと前記第2の設定データとの相関関係を多変量解析によって求める第2の工程と,前記基準処理装置以外の他の処理装置における前記第2の設定データと検出データとの相関関係を,前記第1の工程で求めた前記他の処理装置における相関関係と,前記第1の工程で求めた前記基準処理装置における相関関係と,前記第2の工程で求めた前記基準処理装置における前記相関関係とに基づいて求め,こうして求めた相関関係に基づいて前記他の処理装置の装置状態を評価し又は処理結果を予測する多変量解析モデル式を作成する第3の工程とを有することを特徴とする処理装置用の多変量解析方法が提供される。
また,上記第1の観点及び第2の観点による発明において,前記第3の工程は,前記第1の工程で求めた前記他の処理装置における相関関係に対する前記他の処理装置における前記第2の設定データと検出データとの相関関係と,前記第1の工程で求めた前記基準処理装置における相関関係に対する前記第2の工程で求めた前記基準処理装置における前記相関関係との比例関係に基づいて,前記他の処理装置における前記第2の設定データと検出データとの相関関係を求めるようにしてもよい。また,上記多変量解析は,例えば部分最小二乗法(PLS法)により行うようにしてもよい。
また,上記第1の観点及び第2の観点による発明において,処理装置は,プラズマ処理装置であってもよい。この場合,前記設定データは,プラズマ状態を制御できる複数の制御パラメータを用いると共に,前記検出データは,プラズマ状態を反映する複数のプラズマ反映パラメータ,装置状態に関連する複数の装置状態パラメータ,プロセス仕上がりを反映するパラメータの群から選ばれる少なくとも1つ又は2つ以上のパラメータを用いるようにしてもよい。
また,上記第2の観点による発明において,前記多変量解析モデル式は,前記第3の工程で求めた前記他の処理装置における相関関係と前記第2の設定データとから算出した検出データと前記第2の設定データとの相関関係式であってもよい。
上記課題を解決するために,本発明の第3の観点によれば,被処理体を処理する処理装置に設けられ,所定の設定データに基づいて,前記処理装置の制御を行う処理装置の制御装置であって,前記処理装置と少なくとも基準となる処理装置とホスト装置とが接続したネットワークに接続してデータのやり取りが可能な送受信手段を設け第1の設定データに基づいて動作した時に前記処理装置の複数のセンサから検出される検出データと前記第1の設定データとを前記送受信手段により前記ネットワークを介して前記ホスト装置に送信して,送信されたデータに基づいて前記ホスト装置によって多変量解析により求められた前記第1の設定データと前記検出データとの相関関係を前記ホスト装置から前記送受信手段により前記ネットワークを介して受信し,新たな第2の設定データを前記送受信手段により前記ネットワークを介してホスト装置に送信し,送信されたデータに基づいて前記ホスト装置によって求められた前記第2の設定データとこの第2の設定データに基づく検出データとの相関関係を前記ホスト装置から前記送受信手段により前記ネットワークを介して受信し,前記ホスト装置から受信した前記第2の設定データについての相関関係に基づいて多変量解析モデル式を作成し,この多変量解析モデル式に基づいて前記処理装置の装置状態を評価し又は処理結果を予測し,その結果に応じて前記処理装置を制御することを特徴とする処理装置の制御装置が提供される。
また,上記第3の観点による発明において,前記検出データ算出手段は,前記他の処理装置で所定のプロセス処理を行う際に装置状態を評価し又は処理結果を予測する多変量解析モデル式を作成するための前記他の処理装置の設定データを前記送受信手段により前記ネットワークを介して受信し,受信した前記設定データと前記処理装置の前記相関関係とから前記処理装置を前記他の処理装置の前記所定のプロセス処理と同一条件で動作させた場合の前記処理装置の検出データを計算するようにしてもよい。
また,上記第3の観点による発明において,前記他の処理装置の設定データは,前記所定のプロセス処理前に多変量解析により求められた,前記他の処理装置の設定データとこの設定データに基づいて動作した時の前記他の処理装置の複数のセンサから検出される検出データとの相関関係と,前記他の処理装置を前記所定のプロセス処理を行う際の前記他の処理装置の複数のセンサから検出される検出データとを用いて計算されるようにしてもよい。
また,上記第3の観点による発明において,前記処理装置における前記第2の設定データについての相関関係は,前記ホスト装置により多変量解析によって求められた,前記処理装置における前記第1の設定データについての相関関係と,前記ホスト装置により多変量解析によって求められた,前記基準処理装置が第1の設定データに基づいて動作した時に前記基準処理装置の複数のセンサから検出される検出データと前記第1の設定データとの相関関係と,前記ホスト装置により多変量解析によって求められた,前記基準処理装置が新たな第2の設定データに基づいて動作した時に前記基準処理装置の複数のセンサから検出される検出データと前記第2の設定データとの相関関係とに基づいて前記ホスト装置により算出されるようにしてもよい。
また,上記第3の観点による発明において,処理装置は,プラズマ処理装置であってもよい。この場合,前記設定データは,プラズマ状態を制御できる複数の制御パラメータを用いると共に,前記検出データは,プラズマ状態を反映する複数のプラズマ反映パラメータ,装置状態に関連する複数の装置状態パラメータ,プロセス仕上がりを反映するパラメータの群から選ばれる少なくとも1つ又は2つ以上のパラメータを用いるようにしてもよい。また,前記多変量解析は,部分最小二乗法により行うようにしてもよい。また,前記処理装置は,プラズマ処理装置であってもよい。
上記課題を解決するために,本発明の第4の観点によれば,所定の設定データに基づいて,被処理体を処理する処理装置の制御を行う制御装置を備える処理装置の制御システムであって,ネットワークに送受信手段を介して接続される複数の前記処理装置と,前記ネットワークに接続されるホスト装置とを備え,前記ホスト装置は,複数の処理装置においてそれぞれ第1の設定データに基づいて動作した時に前記各処理装置の複数のセンサから検出される検出データと前記第1の設定データとを前記複数の処理装置から前記ネットワークを介して受信すると,受信した前記第1の設定データと前記検出データとの相関関係を多変量解析によって前記各処理装置ごとに求め,求めた相関関係を対応する処理装置へ前記ネットワークを介して送信し,前記ホスト装置は,前記各処理装置のうちの基準とする処理装置において新たな第2の設定データに基づいて動作した時に前記基準処理装置の複数のセンサから検出される検出データと前記第2の設定データとを前記基準処理装置から前記ネットワークを介して受信すると,受信した前記第1の設定データと前記検出データとの相関関係を多変量解析によって求め,求めた相関関係を前記基準処理装置へ前記ネットワークを介して送信し,前記ホスト装置は,前記基準処理装置以外の他の処理装置から前記第2の設定データを前記ネットワークを介して受信すると,受信した前記第2の設定データとこの第2の設定データに基づく検出データとの相関関係を,前記多変量解析により求めた前記他の処理装置における前記第1の設定データについての前記相関関係と,前記多変量解析により求めた前記基準処理装置における前記第1の設定データについての前記相関関係と,前記多変量解析により求めた前記基準処理装置における前記第2の設定データについての前記相関関係とに基づいて求め,求めた相関関係を前記他の処理装置へ前記ネットワークを介して送信し,前記他の処理装置は,前記ホスト装置から受信した前記第2の設定データについての相関関係に基づいて多変量解析モデル式を作成し,この多変量解析モデル式に基づいて前記処理装置の装置状態を評価し又は処理結果を予測し,その結果に応じて前記処理装置を制御することを特徴とする処理装置の制御システムが提供される。
また,上記第4の観点による発明において,処理装置は,プラズマ処理装置であってもよい。この場合,前記設定データは,プラズマ状態を制御できる複数の制御パラメータを用いると共に,前記検出データは,プラズマ状態を反映する複数のプラズマ反映パラメータ,装置状態に関連する複数の装置状態パラメータ,プロセス仕上がりを反映するパラメータの群から選ばれる少なくとも1つ又は2つ以上のパラメータを用いるようにしてもよい。また,前記多変量解析は,部分最小二乗法により行うようにしてもよい。また,前記処理装置は,プラズマ処理装置であってもよい。
発明を実施するための最良の形態
以下に添付図面を参照しながら,本発明にかかる装置の好適な実施の形態について詳細に説明する。なお,本明細書及び図面において,実質的に同一の機能構成を有する構成要素については,同一の符号を付することにより重複説明を省略する。
先ず,本発明の第1の実施形態にかかるプラズマ処理装置について図1,図2を参照しながら説明する。本実施形態のプラズマ処理装置100は,例えば図1に示すように,アルミニウム製の処理室(チャンバ)101と,この処理室101内に配置された下部電極102を,絶縁材102Aを介して支持する昇降可能なアルミニウム製の支持体103と,この支持体103の上方に配置され且つプロセスガスを供給し且つ上部電極を兼ねるシャワーヘッド(以下では,必要に応じて「上部電極」とも称す。)104とを備えている。
上記処理室101は上部が小径の上室101Aとして形成され,下部が大径の下室101Bとして形成されている。上室101Aはダイポールリング磁石105によって包囲されている。このダイポールリング磁石105は複数の異方性セグメント柱状磁石がリング状の磁性体からなるケーシング内に収納されて形成され,上室101A内で全体として一方向に向かう一様な水平磁界を形成する。下室101Bの上部にはウエハWを搬出入するための出入口が形成され,この出入口にはゲートバルブ106が取り付けられている。
下部電極102には整合器107Aを介して高周波電源107が接続され,この高周波電源107から下部電極102に対して13.56MHzの高周波電力Pを印加し,上室101A内で上部電極104との間で垂直方向の電界を形成する。この高周波電力Pは高周波電源107と整合器107A間に接続された電力計107Bを介して検出する。この高周波電力Pは制御可能なパラメータで,本実施形態では高周波電力Pを後述のガス流量,電極間距離等の制御可能なパラメータと共に制御パラメータと定義する。また,制御パラメータはプラズマ処理装置に対して設定可能なパラメータであるため,設定データとも称することができる。
上記整合器107Aの下部電極102側(高周波電圧の出力側)には電気計測器(例えば,VIプローブ)107Cが取り付けられ,この電気計測器107Cを介して下部電極102に印加される高周波電力Pにより上室101A内に発生するプラズマに基づく基本波及び高調波の高周波電圧V,高周波電流I,電圧波形と電流波形との間の位相差φを電気的データとして検出する。これらの電気的データは後述する光学的データと共にプラズマ状態を反映する監視可能なパラメータで,本実施形態ではプラズマ反映パラメータと定義する。また,プラズマ反映パラメータは電気計測器107Cによって検出されるデータであるため,検出データとも称することができる。
上記整合器107Aは例えば2個の可変コンデンサC1,C2,コンデンサC及びコイルLを内蔵し,可変コンデンサC1,C2を介してインピーダンス整合を取っている。整合状態での可変コンデンサC1,C2の容量,上記整合器107A内の測定器(図示せず)により測定される高周波電圧Vppは後述するAPC(Automatic pressure controller)開度等と共に処理時の装置状態を示すパラメータで,本実施形態では装置状態を示す可変コンデンサC1,C2の容量,高周波電圧Vpp及びAPCの開度をそれぞれ装置状態パラメータと定義する。そして,装置状態パラメータは制御できないパラメータであり,検出可能なデータであるため,検出データとも称することができる。
上記下部電極102の上面には静電チャック108が配置され,この静電チャック108の電極板108Aには直流電源109が接続されている。従って,高真空下で直流電源109から電極板108Aに高電圧を印加することにより静電チャック108によってウエハWを静電吸着する。この下部電極102の外周にはフォーカスリング110が配置され,上室101A内で生成したプラズマをウエハWに集める。また,フォーカスリング110の下側には支持体103の上部に取り付けられた排気リング111が配置されている。この排気リング111には複数の孔が全周に渡って周方向等間隔に形成され,これらの孔を介して上室101A内のガスを下室101Bへ排気する。
上記支持体103はボールネジ機構112及びベローズ113を介して上室101Aと下室101B間で昇降可能になっている。従って,ウエハWを下部電極102上に供給する場合には,支持体103を介して下部電極102が下室101Bまで下降し,ゲートバルブ106を開放して図示しない搬送機構を介してウエハWを下部電極102上に供給する。下部電極102と上部電極104との間の電極間距離は所定の値に設定可能なパラメータで上述のように制御パラメータとして構成されている。
支持体103の内部には冷媒配管114に接続された冷媒流路103Aが形成され,冷媒配管114を介して冷媒流路103A内で冷媒を循環させ,ウエハWを所定の温度に調整する。支持体103,絶縁材102A,下部電極102及び静電チャック108にはそれぞれガス流路103Bが形成され,ガス導入機構115からガス配管115Aを介して静電チャック108とウエハW間の細隙にHeガスを所定の圧力でバックサイドガスとして供給し,Heガスを介して静電チャック108とウエハW間の熱伝導性を高めている。尚,116はベローズカバーである。
上記シャワーヘッド104の上面にはガス導入部104Aが形成され,このガス導入部104Aには配管117を介してプロセスガス供給系118が接続されている。プロセスガス供給系118は,Arガス供給源118A,COガス供給源118B,C4F8ガス供給源118C及びO2ガス供給源118Dを有している。これらのガス供給源118A,118B,118C,118Dはバルブ118E,118F,118G,118H及びマスフローコントローラ118I,118J,118K,118Lを介してそれぞれのガスを所定の設定流量でシャワーヘッド104へ供給し,その内部で所定の配合比を持った混合ガスとして調整する。各ガス流量はそれぞれのマスフローコントローラ118I,118J,118K,118Lによって制御可能であり且つ検出可能なパラメータで,上述のように制御パラメータとして構成されている。
上記シャワーヘッド104の下面には複数の孔104Bが全面に渡って均等に配置され,これらの孔104Bを介してシャワーヘッド104から上室101A内へ混合ガスをプロセスガスとして供給する。また,下室101Bの下部の排気孔には排気管101Cが接続され,この排気管101Cに接続された真空ポンプ等からなる排気系119を介して処理室101内を排気して所定のガス圧力を保持している。排気管101CにはAPCバルブ101Dが設けられ,処理室101内のガス圧力に即して開度が自動的に調節される。この開度は装置状態を示す装置状態パラメータで,制御できないパラメータである。
上記処理室101の側壁には,検出窓121が設けられており,処理室101の側壁の外側には,上記検出窓121を介して処理室101内のプラズマ発光を多波長に渡って検出する分光器(以下,「光学計測器」と称す。)120が設けられている。この光学計測器120によって得られる特定の波長に関する光学的データに基づいてプラズマ状態を監視し,例えばプラズマ処理の終点を検出している。この光学的データは高周波電力Pにより発生するプラズマに基づく電気的データと共にプラズマ状態を反映するプラズマ反映パラメータを構成する。
次に,上記プラズマ処理装置100に設けられる多変量解析手段について図面を参照しながら説明する。プラズマ処理装置100は,例えば図2に示すような多変量解析手段200を備えている。この多変量解析手段200は,多変量解析プログラムを記憶する多変量解析プログラム記憶手段201と,制御パラメータ計測器221,プラズマ反映パラメータ計測器222及び装置状態パラメータ計測器223からの検出信号を間欠的にサンプリングする制御パラメータ信号サンプリング手段202,プラズマ反映パラメータ信号サンプリング手段203及び装置状態パラメータ信号サンプリング手段204とを備える。また,複数のプラズマ反映パラメータ(電気的データ及び光学的データ),装置状態に関連する複数の装置状態パラメータ及び複数の制御パラメータを関連付けたモデル式などの解析結果や解析に必要なデータを記憶する解析データ記憶手段205と,モデル式を介して制御パラメータ,プラズマ反映パラメータ及び装置状態パラメータを目的に即して演算する演算手段206と,演算手段206からの演算信号に基づいて制御パラメータ,複数のプラズマ反映パラメータ及び装置状態パラメータを目的に即して予測,診断,制御を行う予測・診断・制御手段207とを備えている。
また,多変量解析手段200には制御パラメータに基づいてプラズマ処理装置100を制御する処理装置制御手段225,警報器226及び表示手段224がそれぞれ接続されている。処理装置制御手段225は例えば予測・診断・制御手段207からの信号に基づいてウエハWの処理を継続または中断する。警報器226及び表示手段224は後述のように予測・診断・制御手段207からの信号に基づいて制御パラメータ,複数のプラズマ反映パラメータ及び装置状態パラメータのいずれかの異常を目的に即して報知する。また,解析データ記憶手段205は,上記各パラメータに関するデータやこれらの加工データ(多変量解析に使用する加工データ)を記憶する。なお,図2に示す制御パラメータ計測器221,プラズマ反映パラメータ計測器222,装置状態パラメータ計測器223は,流量検出器,光学計測器,高周波電圧Vpp計測器等の複数の制御パラメータの計測器,複数のプラズマ反映パラメータの計測器,複数の装置状態パラメータの計測器をそれぞれ一つに纏めて示してある。
ここで,本発明の原理について説明する。例えば新たなモデル式を作成する際の基準とする処理装置としてプラズマ処理装置100Aを考え,この基準処理装置以外の処理装置としてプラズマ処理装置100Bを考える。プラズマ処理装置100A,100B間には製造上のバラツキ等により僅かに個体差がある。また,上記電気計測器107C,光学計測器120等のセンサにもそれぞれの製造誤差などによりプラズマ処理装置毎に個体差があるため,同一種のプラズマ処理装置に同一種のセンサが使用されていても,同一の検出データが得られるものではない。従って,同一種のプラズマ処理装置であってもプラズマ処理装置毎に多変量解析モデル式を作成する必要があり,一つの多変量解析モデル式を他の同種のプラズマ処理装置の多変量解析モデル式として流用することができない。
そこで,本実施形態では,例えばプラズマ処理装置100A,100B間に製造上の個体差やそれぞれの複数のセンサ間に個体差があってもプラズマ処理装置100Aについて作成した多変量解析モデル式を他のプラズマ処理装置100Bに流用できるようにしている。本実施形態では多変量解析の一手法として部分最小二乗法(以下,「PLS(Partial Least Squares)法」と称す。)を用いてプラズマ処理装置100A,100Bそれぞれの多変量解析モデル式を作成して装置間の個体差を見つけ出し,この個体差を吸収したモデル式を作成する。PLS法の詳細は例えばJOURNAL OF CHEMOMETRICS,VOL.2(PP.211−228)(1998)に掲載されている。
例えばプラズマ処理装置100A,100Bともに,複数の制御パラメータ(設定データ)を目的変数とし,複数のプラズマ反映パラメータ(電気的データ及び光学的データを含む検出データ)を説明変数とし,目的変数を成分とする行列Xと説明変数を成分とする行列Yを関連づけた下記(1)に示す回帰式(以下,単に「モデル式」と称す。)を作成する(第1の工程)。
プラズマ処理装置100A,100Bそれぞれの演算手段206では多変量解析の一手法であるPLS法を用いてそれぞれの実験で得られた説明変数と目的変数に基づいてモデル式の回帰行列Ka,Kbをそれぞれ算出し,これらのモデル式を上述のように解析データ記憶手段205に記憶する。尚,下記(1),(2)のモデル式において,Ka,Kbはそれぞれのモデル式の回帰行列,aはプラズマ処理装置100Aを表し,bはプラズマ処理装置100Bを表す。

PLS法は,行列X,Yそれぞれに多数の説明変数及び目的変数があってもそれぞれの少数の実測値があれば行列Xと行列Yの関係式を求めることができる。しかも,少ない実測値で得られた関係式であっても安定性及び信頼性の高いこともPLS法の特徴である。説明変数及び目的変数となる各データを実測する際に,制御パラメータを振って制御パラメータ,複数のセンサでプラズマ反映パラメータをそれぞれ検出する。
この場合,制御パラメータ(高周波電力,チャンバ内圧力,プロセスガス流量等)を振る範囲が狭いときには下記式(3)に示すように制御パラメータに対して線形式で近似することができ,パラメータを振る範囲が大きいときには下記式(4)に示すように制御パラメータに対して2乗,3乗及び1次と2次交叉項を入れた非線形式として近似することができる。
このような制御パラメータは,プラズマ処理装置100Aとプラズマ処理装置100Bとで同じ範囲,同じ値の制御パラメータを使用する。回帰行列Ka,Kbを求める場合には本出願人が特願2001−398608号明細書において提案したPLS法と同一演算手順で求めることができるため,ここではその演算手順の説明を省略する。プラズマ処理装置100Aとプラズマ処理装置100Bとの間の個体差及びそれぞれのセンサ間の個体差は上記式(1),式(2)の回帰行列Ka,Kbの差となって現れる。
而して,PLS法によって上記モデル式を求める場合には予めウエハのトレーニングセットを用いた実験によって複数の説明変数と複数の目的変数を計測する。そのために例えばトレーニングセットとして18枚のウエハ(TH−OX Si)を用意する。尚,TH−OXSiは熱酸化膜が形成されたウエハのことである。この場合,実験計画法を用いて制御パラメータ(設定データ)を効率的に設定し,最小限の実験で済ますことができる。
プラズマ処理装置100Aでは例えば目的変数となる制御パラメータを,標準値を中心に所定の範囲内でトレーニングウエハ毎に振ってトレーニングウエハをエッチング処理する。そして,エッチング処理時に,プロセスガスの各ガスの流量,チャンバ内の圧力等の制御パラメータ,電気的データ及び光学的データ等のプラズマ反映パラメータを各トレーニングウエハについて複数回ずつ計測し,演算手段206を介してこれら制御パラメータ,プラズマ反映パラメータの平均値を算出する。そして,制御パラメータの平均値を設定データとして用い,プラズマ反映パラメータを検出データとして用いる。
制御パラメータを振る範囲はエッチング処理を行っている時に制御パラメータが最大限変動する範囲を想定し,この想定した範囲で制御パラメータを振る。本実施形態では,高周波電力,チャンバ内の圧力,上下両電極102,104間の隙間寸法及び各プロセスガス(Arガス,COガス,C4F8ガス及びO2ガス)の流量を制御パラメータ(設定データ)として用いる。各制御パラメータの標準値はエッチング対象によって異なる。プラズマ処理装置100Bでもプラズマ処理装置100Aと同一要領で同一の制御パラメータ(設定データ)で実験を行ない,制御パラメータ(設定データ)及びプラズマ反映パラメータ(検出データ)を得る。
具体的には,制御パラメータを,標準値を中心にして下記表1に示すレベル1とレベル2の範囲でトレーニングウエハ毎に振って設定し各トレーニングウエハのエッチング処理を行う。そして,各トレーニングウエハを処理する間に,電気計測器107Cを介してプラズマに基づく高周波電圧(基本波から4倍波まで)V,高周波電流(基本波から4倍波まで)I,位相差φ等の電気的データを検出データとして計測すると共に,光学計測器120を介して例えば200〜950nmの波長範囲の発光スペクトル強度(光学的データ)を検出データとして計測し,これらの検出データ(電気的データ及び光学的データ)をプラズマ反映パラメータとして用いる。また,同時に下記表1に示す各制御パラメータをそれぞれの制御パラメータ計測器221を用いて計測する。
そして,トレーニングウエハを処理するに際には上記各制御パラメータを熱酸化膜の標準値に設定し,標準値で予め5枚のダミーウエハを処理し,プラズマ処理装置100A,100Bの安定化を図る。引き続き,プラズマ処理装置100A,100Bにおいて18枚のトレーニングウエハのエッチング処理を行う。この際,プラズマ処理装置100Aでは,下記表2に示すように上記各制御パラメータ,即ちプロセスガス(Ar,CO,C4F8,O2)流量,チャンバ室内の圧力,高周波電力を上記レベル1と上記レベル2の範囲内でトレーニングウエハ毎に振って各トレーニングウエハを処理する。
続いて,各トレーニングウエハについて複数の電気的データ及び複数の光学的データをそれぞれの計測器から得る。これらは例えば解析データ記憶手段205に実測値として記憶する。そして,演算手段206において,複数の制御パラメータそれぞれの実測値の平均値,複数のプラズマ反映パラメータ(電気的データ,光学的データ)それぞれの実測値の平均値を算出し,これらの平均値を目的変数及び説明変数として解析データ記憶手段205に記憶する。引き続き,演算手段206ではPLS法を用いてこれらの演算データに基づいて上記(1)のモデル式の回帰行列Kaを求める(第1の工程)。
また,プラズマ処理装置100Bでもプラズマ処理装置100Aと同様に下記表2に示すように制御パラメータを振り,各パラメータの実測値の平均値を算出し,これらの平均値を目的変数及び説明変数として用い,上記(2)のモデル式の回帰行列Kbを求める(第1の工程)。尚,下記表2において,L1〜L18はトレーニングウエハの番号を示している。
回帰行列Ka,Kbを求めた後,プラズマ処理装置100Aを用い,下記表3に示す新たなプロセス条件下で下記表3に示すように標準値からプロセスガス流量等の制御パラメータを振って20枚のテストウエハ(TH−OX Si)を処理し,この時のプラズマ反映パラメータ及び装置状態パラメータをそれぞれのセンサによって検出する。この際,下記表3に示すように複数の制御パラメータをプロセス条件の標準値に設定してプラズマ処理装置を運転し,5枚のベアシリコンウエハをダミーウエハとして処理室101内に流してプラズマ処理装置を安定化させる。
即ち,処理室101内の上下電極102,104の隙間を35mmに設定した後,プラズマ処理装置の運転を開始すると,支持体103がボールネジ機構112を介して処理室101の下室101Bまで下降すると共にゲートバルブ106が開放した出入口からダミーウエハを搬入して下部電極102上に載置する。ウエハWの搬入後,ゲートバルブ106が閉じると共に排気系119が作動して処理室101内を所定の真空度に維持する。この排気によりAPCバルブ101Dの開度が排気量に即して自動的に調整される。この際,ガス導入機構115からHeガスをバックガスとして供給し,ウエハWと下部電極102,具体的には静電チャック108とウエハW間の熱伝導性を高めてウエハWの冷却効率を高める。
そして,プロセスガス供給系118からArガス,COガス,C4H8ガス及びO2ガスをそれぞれ300sccm,50sccm,10sccm及び8sccmの流量で供給する。この際,処理室101内のプロセスガスの圧力を100mTorrに設定するためAPCバルブ101Dの開度がプロセスガス供給量と排気量に即して自動的に調整される。この状態で,高周波電源107から2000Wの高周波電力を印加すると,ダイポールリング磁石105の作用と相俟ってマグネトロン放電が発生し,プロセスガスのプラズマを生成する。始めはベアシリコンウエハであるため,エッチング処理を行わない。ベアシリコンウエハを所定時間(例えば,1分)処理した後,搬入時とは逆の操作で処理後のウエハWを処理室101内から搬出し,後続の5枚目のダミーウエハまで同一条件で処理する。
ダミーウエハの処理によってプラズマ処理装置が安定した後,テストウエハを処理する。最初のテストウエハ(ウエハとしては6枚目)については制御パラメータを標準値のままエッチング処理を行う。この処理を行っている間に電気計測器107C及び光学計測器120を介して電気的データ及び光学的データそれぞれを検出データとして複数回計測し,これらの計測値を図示しない記憶手段で記憶する。そして,これらの計測値に基づいて平均値を,演算手段206を用いて算出する。
2枚目のテストウエハを処理する場合には高周波電力を1500Wから1980Wに設定値を変え,その他の制御パラメータは上述の標準値でエッチング処理を行う。この間最初のテストウエハと同様にして電気的データ及び光学的データを検出データとして計測した後,それぞれの平均値を算出する。
3枚目以降のテストウエハを処理する時には各制御パラメータをその都度表3に示すように振って設定し各テストウエハをエッチング処理し,各テストウエハについてプラズマ反映パラメータ(電気的データ,光学的データ)を検出データとして計測し,それぞれの平均値を算出する。
このような制御パラメータの平均値の行列Xa′とプラズマ反映パラメータの平均値の行列Ya′とからから,上記(1)のモデル式と同様に下記(5)に示す新たなモデル式を作成する(第2の工程)。

次いで,プラズマ処理装置100Bをプラズマ処理装置100Aと同一条件で制御パラメータを振った場合には,プラズマ処理装置100Bについてはプラズマ処理装置100Aのように実験をしなくてもプラズマ処理装置100Aの上記(5)に示すモデル式を流用することができる。すなわち,プラズマ処理装置100Bではプラズマ処理装置100Aと同一の条件で制御パラメータを振ることからプラズマ処理装置100Bにおける目的変数の行列Xb′には,下記(6)式が成立する。ここで,プラズマ処理装置100Bの目的変数が行列Xb′の場合には,上記(2)のモデル式は下記(7)式のモデル式になる。
そして,上記(1)式及び下記(5)式に示すプラズマ処理装置100Aのモデル式と,上記(2)式及び下記(7)式に示すプラズマ処理装置100Bのモデル式との関係から下記(8)式に示すモデル式が得られる。すなわち,プラズマ処理装置100Aにおける回帰行列Ka,新たな回帰行列Ka′と,プラズマ処理装置100Bにおける回帰行列Kb,新たな回帰行列Kb′との間には,比例関係(Kb′/Ka′=Kb/Ka)が成立するものと考えられることから,Kb′=Ka′/Kb/Kaとすることができる。下記(7)式のKb′にこの関係を当てはめれば,下記(8)が得られる。

従って,制御パラメータを行列Xb′で振る新たなプロセス条件では,プラズマ処理装置100Aに関してモデル式(5)を求めておけば,予め求めておいたプラズマ処理装置100Aのモデル式(1)とプラズマ処理装置100Bのモデル式(2)と上記モデル式(7)とから,(8)式に示すようなプラズマ処理装置100Bに関する新たなモデル式を作成することができる(第3の工程)。
即ち,新たなプロセス条件で検出されたプラズマ処理装置100Aに関する制御パラメータの平均値(設定データ)の行列Xa′と,プラズマ反映パラメータの平均値(検出データ)の行列Ya′とを関連づけた回帰行列Ka′を求めることによって,プラズマ処理装置100Bの新たなモデル式(8)を作成することができ,この新たなモデル式(8)によりプラズマ処理装置100Bの装置状態を評価することができる。このことは,プラズマ処理装置100Aに関する上記モデル式(5)を実験に基づいて作成すれば,プラズマ処理装置100Bについては改めて実験をしなくても上記(8)式をプラズマ処理装置100Bの新たなモデル式として作成できることを意味する。
こうして作成された新たなモデル式(8)は,プラズマ処理装置100Bの解析データ記憶手段205に記憶さておいてもよい。これにより,プラズマ処理装置100Bの通常運転によるウエハ処理時において,複数のプラズマ反映パラメータのそれぞれの平均値(検出データ)から複数の制御パラメータの値を予測計算する際に,解析データ記憶手段205からの新たなモデル式(8)を用いることができる。
この場合,予測・診断・制御手段207により,予測された制御パラメータの値(予測された設定データ)と,実際にプラズマ処理装置100Bに設定された設定データの変動許容範囲と比較し,異常と判断された場合には,例えば処理装置制御手段225によりプラズマ処理装置100Bを停止するとともに,表示手段224,警報器226で異常を知らせる。
以上説明したように本実施形態では,例えばプラズマ処理装置100A,100Bにおいてそれぞれ第1の設定データ(例えば制御パラメータ)に基づいて動作した時に各プラズマ処理装置100A,100Bの複数のセンサから検出される検出データ(例えばプラズマ反映パラメータ)と第1の設定データとの相関関係((1)式におけるKa,(2)式におけるKb)を多変量解析によって各プラズマ処理装置100A,100Bごとに求める第1の工程と,各プラズマ処理装置100A,100Bのうちの基準処理装置とするプラズマ処理装置100Aにおいて新たな第2の設定データ(例えば第1の設定データとは制御パラメータを振る範囲が異なる新たな設定データ)に基づいて動作した時にプラズマ処理装置100Aの複数のセンサから検出される検出データと第2の設定データとの相関関係((5)式におけるKa′)を多変量解析によって求める第2の工程と,基準処理装置以外の他の処理装置であるプラズマ処理装置100Bにおける第2の設定データと検出データとの相関関係((8)式におけるKb′)を,第1の工程で求めたプラズマ処理装置100Bにおける相関関係Kbと,第1の工程で求めたプラズマ処理装置100Aにおける相関関係Kaと,第2の工程で求めたプラズマ処理装置100Aにおける相関関係Ka′とに基づいて求め,こうして求めた相関関係Kb′に基づいてプラズマ処理装置100Bの装置状態を評価し又は処理結果を予測する多変量解析モデル式((8)式)を作成する第3の工程とを有する。
このため,新たなプロセス条件による新たな設定データについては,基準とするプラズマ処理装置100Aにおいてウエハに対してプラズマ処理する実験を行ってモデル式(5)を作成すれば,プラズマ処理装置100Aの新たなモデル式(5)を流用して,基準とする処理装置以外の処理装置例えばプラズマ処理装置100Bについての新たなモデル式(8)を作成することができる。従って,プラズマ処理装置100Bに関しては新たなモデル式を作成するために新たな設定データで実験をしなくても,新たなモデル式(8)を作成することができる。これにより,プラズマ処理装置100Bに関するモデル式作成の負荷を大幅に軽減することができる。
また,本実施形態では,第3の工程は,第1の工程で求めたプラズマ処理装置100Bにおける相関関係Kbに対する第2の設定データと検出データとの相関関係Kb′と,第1の工程で求めたプラズマ処理装置100Aにおける相関関係Kaに対する第2の工程で求めた相関関係Ka′との比例関係に基づいて,プラズマ処理装置100Bにおける第2の設定データと検出データとの相関関係Kb′を求める。これにより,プラズマ処理装置100Bにおける相関関係Kb′は,多変量解析によらずに,簡単に算出することができる。
また,本実施形態では,プラズマ状態を制御できる複数の制御パラメータと,プラズマ状態を反映する複数のプラズマ反映パラメータとを関連付けて多変量解析モデル式を作成する。具体的には,プラズマ処理装置100A,100Bを用いてそれぞれ設定データ(制御パラメータなど)を目的変数にすると共に検出データ(プラズマ反映パラメータなど)を説明変数にして多変量解析モデル式(1),(2)を作成する。そして,新たな設定データでは,プラズマ処理装置100Aについて多変量解析モデル式(5)を作成すれば,相関関係Kb′と設定データXb′とを用いてプラズマ処理装置100Bの検出データ(プラズマ反映パラメータ,装置状態パラメータなど)を算出して,プラズマ処理装置100Bについての新たな設定データによる多変量解析モデル式(8)を作成することができる。
また,PLS法を用いて多変量解析モデル式を作成するため,実験数が少なくても上記各パラメータを精度よく予測,評価することができる。また,プラズマ処理装置100Bの予測値を主成分分析することにより,プラズマ処理装置100Bの運転状態を総合的に評価することができる。
また,PLS法を用いて設定データと検出データの相関関係を求める多変量解析を行うようにしたため,少ないデータで精度の高い多変量解析を行なって多変量解析モデル式を作成することができる。
次に,本発明の第2の実施形態を図面を参照しながら説明する。図3は,本実施形態にかかる制御システム全体の概略構成を示すブロック図である。この制御システム300は,ホスト装置310と,複数のプラズマ処理装置100A,…,100Nとをネットワーク320により接続して構成される。プラズマ処理装置100A,…,100Nはそれぞれ図1に示すものと同様の構成であるため,その詳細な説明を省略する。また,プラズマ処理装置100A,…,100Nはそれぞれ図2に示すような多変量解析手段200を備える。なお,本実施の形態では,例えば図2に示す多変量解析手段200,処理装置制御手段225,図3に示す送受信装置150が処理装置の制御装置としての役割を果す。
ホスト装置310は,少なくとも各種演算を行う演算手段312,上述したPLS法などの多変量解析プログラムを記憶する多変量解析プログラム記憶手段314,解析結果や解析に必要なデータを記憶する解析データ記憶手段316,上記ネットワーク320を介して各プラズマ処理装置100A,…,100Nとのデータのやり取りを行う送受信手段318を備える。なお,上記ホスト装置310は,例えば半導体製造工場のホストコンピュータで構成してもよく,またこのホストコンピュータに接続したパーソナルコンピュータで構成してもよい。
プラズマ処理装置100A,…,100Nはそれぞれ,各プラズマ処理装置100A,…,100Nとホスト装置310との間又は各プラズマ処理装置100A,…,100N間の各種データの送受信を行う送受信装置150A,…,150N,制御パラメータ(設定データ)などの各種データを入力するための入力手段152A,…,152Nを備える。上記送受信装置150A,…,150Nはそれぞれ,図2に示す多変量解析手段200と接続されており,各プラズマ処理装置100A,…,100Nの多変量解析手段200とデータのやり取りを行うことができる。

以上詳述したように本発明によれば,処理装置毎にプロセス特性やプロセス条件に差があっても一つの処理装置についてモデル式を作成すれば,そのモデル式を同種の他の処理装置に流用することができ,処理装置毎にモデル式を新たに作成する必要がなく,モデル式作成の負荷を軽減することができる処理装置の多変量解析モデル式作成方法及び処理装置用の多変量解析方法を提供することができる。
