【発明の属する技術分野】
本発明は、酸化マグネシウム膜の作製装置に関し、特に、酸素ガスとアルゴンガスが混合された雰囲気中で電子ビームで材料を蒸発させ反応性蒸着に基づいて基板表面に酸化マグネシウム膜を作製し、例えばPDPの電極の保護膜として酸化マグネシウム膜を利用する場合に量産に適した作製装置に関する。

【従来の技術】
従来、電子ビームを利用して材料を蒸発させ、蒸着に基づいて基板表面に酸化マグネシウム膜の作製は、真空容器内の成膜雰囲気中に主に酸素ガスを導入し、適当な酸素分圧の酸素ガス雰囲気中での反応性蒸着により行われている(例えば特開平5−234519号公報等)。ここで反応性蒸着とは、膜中で欠損する酸素原子を、導入した酸素を活性化することで補って蒸着させる手法である。この手法により、可視光領域において透明でかつ〈111〉配向の酸化マグネシウム膜が一般に作製される。なお〈111〉配向の酸化マグネシウム膜は、膜厚方向の結晶方位が〈111〉で、膜平面と平行な面が{111}面の結晶を有する膜である。

上記酸化マグネシウム膜はプラズマディスプレイパネル(PDP)の電極の保護膜として用いられる。酸化マグネシウム膜の〈111〉配向膜は、他の膜質の酸化マグネシウム膜、すなわち、特定の結晶方位が他の結晶方位に対して優勢とならず個々の結晶が不規則な方向に結晶成長した状態の膜、および比較的形成しやすい〈200〉配向膜等と比べて、パネル表示の安定化および長寿命化の上で優れているといわれている。

【発明が解決しようとする課題】
しかしながら、従来の酸化マグネシウム膜の作製方法によれば、〈111〉配向で、さらに90%以上の透過率の膜を得るには、膜中で欠損する酸素を補うようにするため多量の酸素ガス流量が必要であった。その結果、従来の酸化マグネシウム膜の作製方法は、次のような欠点を有していた。

酸化マグネシウム膜は、大気中の水および二酸化炭素を吸着させやすい性質を持つので、酸化マグネシウム膜を作製する装置には水の排気速度が他のポンプに比べ高いクライオポンプの搭載が望ましい。しかし、従来装置による蒸着による酸化マグネシウム膜の作製では多量の酸素ガスを導入する必要があり、ため込み型ポンプであるクライオポンプの使用はポンプ内への酸素ガスのため込みの危険性が問題となる。そのため、従来の作製プロセスを用いた状態で、長時間の連続稼働が求められる生産装置へのクライオポンプの採用は難しい。

蒸着法による酸化マグネシウム膜の作製には、真空容器内で、蒸着材料としての酸化マグネシウムに電子ビームを照射し、材料を加熱して蒸発させる電子ビーム蒸着法が一般に用いられている。従来の酸素ガスを多量に導入する酸化マグネシウム膜の作製プロセスでは、酸素が原因で、電子ビームの電子発生部となるフィラメントが酸化し、その寿命が短くなる。そのため、長時間の連続稼働が求められる生産装置にとって従来の酸化マグネシウム膜の作製プロセスは不向きである。

本発明の目的は、上記の問題を解決することにあり、蒸着による酸化マグネシウム膜の作製で、真空容器への酸素ガスの導入量が相対的に少量であっても膜質の良好な例えば〈111〉配向性の酸化マグネシウム膜を作製することができ、これにより水分に対する排気能力の高いクライオポンプを量産用作製装置に搭載でき、さらに作製装置の連続稼働時間を延ばすことのできる酸化マグネシウム膜の作製装置を提供することにある。

【課題を解決するための手段および作用】
本発明に係る酸化マグネシウム膜の作製装置は、上記目的を達成するため、次のように構成される。
第1の酸化マグネシウム膜の作製装置は、排気手段を備えた真空容器内で、材料容器に入れられた酸化マグネシウム材料を加熱して蒸発させる蒸発手段により、この蒸発材料を上方に置かれた基板の表面に蒸着させて当該表面に酸化マグネシウム膜を形成する酸化マグネシウム膜の作製装置であって、真空容器内に酸素ガスとアルゴンガスの導入手段を有し、かつ、前記排気手段にクライオポンプを有し、酸素ガスとアルゴンガスが混合された雰囲気中で反応性蒸着に基づき特定の配向性を持った酸化マグネシウム膜を基板に形成する装置である。
上記装置によれば、酸素ガスと共に導入されるアルゴンガスの活性作用で酸素を活性化し、真空容器内への酸素ガスの導入量を低減しても、良質な〈111〉配向性の酸化マグネシウム膜を作ることが可能となる。
第2の酸化マグネシウム膜の作製装置は、上記の装置において、酸素ガスの導入量は相対的に少なく、かつアルゴンガスの導入量は相対的に多くし、アルゴンガスの活性化によって少なくとも酸素ガスの活性化を高め、反応性蒸着における反応性を高めるように制御したことを特徴とする。
第3の酸化マグネシウム膜の作製装置は、上記の装置において、酸素ガスとアルゴンガスの混合割合を真空容器への導入量で表すと、酸素導入量/アルゴンガス導入量の値が最も好ましくは1/7〜2/7の範囲に制御したことを特徴とする。
第4の酸化マグネシウム膜の作製装置は、上記の装置において、蒸発手段が電子ビームであることを特徴とする。

【発明の実施の形態】
以下に、本発明の好適な実施形態を添付図面に基づいて説明する。

図1は本発明に係る酸化マグネシウム膜の作製方法が実施される蒸着装置の概略構成を示す。蒸着装置は、直列に接続された基板出入れチャンバ(以下「LLチャンバ」という)11と成膜チャンバ12と加熱チャンバ13を備える。これらのチャンバ11〜13の内部の下側にはガラス基板14を載置したトレイ15を搬送する搬送系16が設けられる。成膜チャンバ12と加熱チャンバ13の内部上側にはランプヒータ17が設けられている。成膜チャンバ12の下壁は開放部18が形成されており、かつその下部には蒸発源19および磁束発生部20が装備されたチャンバ21が設けられている。チャンバ21の側部には直進型電子銃22と電離真空計23が備えられる。

図2は従来の酸素ガスのみを多量に導入する蒸着プロセスにおける酸素ガス導入量の変化に伴う酸化マグネシウム膜の結晶配向性の変化を示すグラフである。このグラフから明らかなように、〈111〉配向のみの膜を得るためには、酸素ガス流量として少なくとも70sccmの酸素ガス導入が必要であることがわかる。例えば70sccmは酸素ガス流量として多すぎ、前述した問題点が提起される。そこで本実施形態では、以下、酸素ガス流量を、〈200〉配向が含まれることにより〈111〉配向のみの膜を得ることができない20sccmに設定して蒸着プロセスを行うことについて検討する。なお酸素分圧としては3.0×10-2Pa以上が必要である。なお図2のグラフを得るにあたり他の条件として、バックグラウンド圧力は〜0.5×10-4Pa、エミッション電流は220mA、ガス導入前圧力は〜2.0×10-3Paである。

図3のグラフでは、アルゴンガスの流量の増加に伴って、得られる膜の{111}面に基づく回析強度は強くなり、{200}面に基づく回析強度は弱くなる傾向が認められる。酸素ガスの導入量が20sccm程度(酸素分圧:1.0×10-2Pa)の少量であっても、アルゴンガスの導入流量の増加に伴って、得られる膜は〈111〉配向となることが認められる。アルゴンガスの導入量を70sccm(アルゴン分圧:5.2×10-2Pa)まで増加させると、〈111〉配向以外の結晶方位がほとんど存在しない優れた〈111〉配向膜を作製することが可能となる。つまり、従来の蒸着プロセスに比較して20sccmという低い酸素ガス導入量(酸素分圧としては1.0×10-2Pa)において、〈111〉配向の酸化マグネシウム膜を作製するためには、酸素ガスと共にアルゴンガスを導入し、かつその導入量を少なくとも70sccmとすることが必要である。酸素ガスとアルゴンガスの導入量を圧力の観点で見てみると、全圧の上限を越えない範囲で、好ましくは分圧比O2 :Ar=1:5の割合、あるいはアルゴンガスの分圧がより高くなる割合で混合されたガス雰囲気中で蒸着が行われることが必要である。なお図3のグラフを得るにあたり他の条件として、バックグラウンド圧力は1.0×10-3Pa、エミッション電流は220mA、ガス導入前圧力は2.0〜3.0×10-3Paである。

図4は、酸素ガスの流量を20sccmと一定にした状態で、アルゴンガスの流量の変化に伴う酸化マグネシウム膜の透過率(550nmの可視光を利用)の変化を示すグラフである。アルゴンガスの導入量は0〜70sccmの範囲で変化させている。導入するアルゴンガスの流量の増加に伴って、得られる膜の透過率は高くなる傾向が認められる。つまり、アルゴンガス流量の増加に伴い、酸化マグネシウム膜中に取り込まれる酸素が増えていることがわかる。なお図4のグラフを得るにあたり他の条件として、バックグラウンド圧力は1.0×10-3Pa、エミッション電流は220mA、ガス導入前圧力は2.0〜3.0×10-3Paである。

図5のグラフによれば、酸素ガスの流量の増加に伴って、得られる膜の{111}面に基づく回析強度は強くなり、{200}面に基づく回析強度は弱くなる傾向が認められる。アルゴンガスを70sccmの流量で導入した場合(アルゴン分圧:5.2×10-2Pa)、10sccm(酸素分圧:6.0×10-3Pa)以上の流量で酸素ガスを導入すれば、〈111〉配向以外の結晶方位がほとんど存在しない〈111〉配向膜を作製することが可能となることがわかる。つまり、従来の蒸着プロセスに比較して10sccmという低い酸素ガス導入量(酸素分圧としては6.0×10-3Pa)において、〈111〉配向の酸化マグネシウム膜を作製するためには、酸素ガスと共に、少なくとも70sccmのアルゴンガスを導入することが必要である。また酸素ガスとアルゴンガスの各導入量を圧力の観点で見てみると、全圧の上限を越えない範囲で、好ましくは分圧比O2 :Ar=1:8.7の割合、あるいはアルゴンガスの分圧がより高くなる割合で混合されたガス雰囲気中で蒸着が行われることが必要である。なお図5のグラフを得るにあたり他の条件として、バックグラウンド圧力は1.0×10-3Pa、エミッション電流は220mA、ガス導入前圧力は2.0〜3.0×10-3Paである。

【発明の効果】
以上の説明で明らかなように本発明によれば、所定の混合条件で混合された酸素ガスとアルゴンガスの混合ガス雰囲気中での電子ビーム蒸着によりガラス基板に酸化マグネシウム膜を堆積させるようにしたため、酸素導入量をできる限り低減した状態で、膜品質の高い〈111〉配向の酸化マグネシウム膜を作ることができる。〈111〉配向で可視光領域において透明な酸化マグネシウム膜を低酸素流量プロセスで作製することが可能となり、水分に対する排気能力の高いクライオポンプの装置への搭載が可能となり、さらに蒸着成膜装置の連続稼働時間の延長が可能となる。
