【発明の属する技術分野】
本発明は、化学的機械的研磨(CMP)法に用いるスラリー、および半導体装置の製造方法に関し、特に、DRAM、FeRAM、および高速ロジックLSIなどに搭載される埋め込み配線(ダマシン配線)を形成する際に用いられるCMP用スラリー、および半導体装置の製造方法に関する。

【従来の技術】
近年、半導体LSI製造分野における、いわゆるバックエンドプロセス工程などにおいては、工程の簡略化、歩留まり向上、あるいは半導体装置の信頼性向上のために、例えばDRAM、FeRAM、および高速ロジックLSIなどに搭載される埋め込み配線(ダマシン配線)を効率よく、かつ高い精度で形成するプロセス技術が研究および開発されている。その中でも、化学的機械的研磨(CMP:ChemicalMechanical Polishing)技術は、高品質なダマシン配線を効率よく形成する上で欠かすことのできない重要な技術である。

例えば、ダマシン配線を形成する際に適用される、半導体基板上の金属膜等の金属部分(メタル部分)を研磨するCMP技術である、いわゆるメタルCMP技術においては、高研磨速度、高平坦性、および低欠陥密度のプロセス性能を満たすことが要求されている。すなわち、メタルCMP技術においては、高スループットで、かつ、メタルロスおよびオキサイドロスを極力抑えたスクラッチフリーのダマシン配線形成プロセス性能が求められている。

そのような高性能なメタルCMP技術を実現するための手段(アプローチ)としては、研磨布(研磨パッド)の改良とともに、CMP法に用いられる研磨液(CMP用スラリー)の高性能化が必須である。特に、CMP用スラリーの研磨性能は、CMP特性に直結する極めて重要な要素である。

高い研磨性能を有するCMP用スラリーの開発における重要な課題は、大きく分けて2つある。一つは、研磨布とCMP用スラリーに含まれている研磨粒子との相互作用の増強であり、もう一つは、研磨粒子とこの研磨粒子によって研磨される半導体基板の金属膜との相互作用の増強である。すなわち、研磨粒子をいかに強力に研磨布に保持させ、かつ、研磨布に保持された研磨粒子をいかに効率よくメタル部分に作用させることができるか、がCMP用スラリーの研磨性能を向上させる鍵である。

現在、一般によく用いられている代表的な研磨粒子としては、アルミナが挙げられる。ところが、アルミナ単独では極めて遅い研磨速度しか得られない。これは、アルミナ粒子の個々の大きさ(サイズ)が、研磨布表面の凹凸の粗さ(ラフネス)に比べて非常に小さいため、図6(a)に示すように、アルミナ粒子101が研磨布102の表面の凹部103の中に埋もれてしまい、配線金属となる半導体基板104の金属膜(メタル膜)105に有効に作用しなくなるためである。

アルミナ粒子の研磨効率をアップさせる方法として、例えば特開2000−269169号公報に開示されている発明においては、無機粒子を吸着する樹脂粒子をスラリー溶液中に添加することによって研磨効率をアップさせる半導体装置の製造方法及び埋め込み配線の形成方法が提案されている。

この発明を簡潔に説明すると、スラリー溶液の中に、アルミナ粒子と、アルミナ粒子よりも粒子径が大きい樹脂粒子とを混合(混在)させる。アルミナ粒子は、スラリー溶液中において略プラスに帯電する。これに対して、樹脂粒子は、スラリー溶液中においてマイナスに帯電する。このように、互いに異符号の電荷を有するアルミナ粒子および樹脂粒子をスラリー溶液中において混在させることで、それら両粒子の間に生じるクーロン力によって、樹脂粒子の周りにアルミナ粒子を複数個吸着(付着)させて凝集体を形成させる。

このような凝集体からなる研磨粒子を含むCMP用スラリーを用いると、研磨速度の向上が見られる。これは、図6(b)に示すように、研磨粒子としてのアルミナ粒子101が樹脂粒子106の周りに複数個付着することによる研磨粒子の実質的(実効的)な粒子径増大効果(サイズアップ効果)、および樹脂粒子106が弾性変形することによりアルミナ粒子101とメタル膜(メタル部分)105との接触状態が向上されること、の2つの効果に基づくものである。この場合、樹脂粒子106自体は柔らかくて不活性なため、樹脂粒子106単独では研磨力は殆ど無く、アルミナ粒子101の研磨効率を上昇させるアシスト粒子として機能している。

このように、スラリー溶液中に樹脂粒子106を添加することで、アルミナ粒子(研磨粒子)101と、半導体基板104上のメタル部分105との相互作用の増強を図ることが可能である。

【発明が解決しようとする課題】
ところが、特開2000−269169号公報の発明において用いられているCMP用スラリーには、次に述べるような問題点がある。

第1に、樹脂粒子106と樹脂粒子106が保持されている研磨布102との接着力が弱い。すなわち、研磨布102と研磨粒子101および樹脂粒子106との相互作用の増強という課題が改良されていない。これにより、CMP研磨中に、例えば研磨布102と半導体基板104との間に生じるストレスなどによって、研磨布102の表面から引き離されて自由に動き回る研磨粒子101および樹脂粒子106、いわゆる遊離砥粒101,106が多くなる。これら遊離砥粒101,106は、図7(a)に示すように、CMP研磨中に配線溝107内に滞留し、配線金属105などの過剰な研磨を進行させる。その結果、配線金属105のディッシングや絶縁膜108のシニングなどのエロージョンの抑制が困難になるとともに、配線金属105にスクラッチ109が発生し易くなる。

エロージョンおよびスクラッチ109などは、図示しない半導体装置の性能および品質を劣化させる大きな要因となる。一旦エロージョンが発生すると、図7(b)に示すように、アルミナ粒子101を吸着した状態の樹脂粒子106も配線溝107内に滞留し始めるため、エロージョンの進行および発生がさらに加速される。

第2に、樹脂粒子106はそのままでは弾性(粘性)が低いために、半導体基板104を保持している図示しないキャリアからの荷重、あるいは研磨布102が取り付けられている図示しないターンテーブルの回転数などのいわゆるCMPストレスに対して脆く、形状劣化し易い。その結果、例えば高荷重印加時において、図8(a)および(b)に示すように、樹脂粒子106が物理的(機械的)に崩壊し、アルミナ粒子101に対する研磨アシストが十分に行えなくなり、実用的な高い研磨速度が得られなくなる。また、樹脂粒子106本来の弾性によるクッション効果が得られなくなり、エロージョンやスクラッチ109などが発生し易い。したがって、前述した第1の課題と同様に、半導体装置の生産効率が低下する大きな要因となるとともに、半導体装置の性能および品質を劣化させる大きな要因となる。

第3に、CMP研磨終了後、樹脂粒子106は、図9に示すように、配線(配線金属)105上に残留し易い。この残留樹脂106aはメタル部分(配線金属)105の削りかすなどを含んでおり、導電性を有している。このため、この残留樹脂106aが配線105間のショート歩留まりを引き起こすおそれがある。これは、前述した第1および第2の課題と同様に、半導体装置の性能および品質を劣化させる大きな要因となる。

本発明は、以上説明したような課題を解決するためになされたものであり、その目的とするところは、半導体装置の性能および品質を損なうおそれを抑制でき、かつ半導体装置の生産効率を容易に向上できるCMP用スラリー、および半導体装置の製造方法を提供することにある。

【課題を解決するための手段】
前記課題を解決するために、本発明に係るCMP用スラリーは、研磨粒子と、光の照射によって、光重合反応および光架橋反応の少なくとも一方が生じる感光性樹脂粒子と、を含有していることを特徴とするものである。

このCMP用スラリーにおいては、光の照射によって、光重合反応および光架橋反応の少なくとも一方が生じる感光性樹脂粒子を含んでいる。したがって、CMP用スラリーに向けて光を照射することにより、感光性樹脂粒子の性質、ひいてはCMP用スラリーの研磨特性を適宜、適正な状態に設定することができる。

また、前記課題を解決するために、本発明に係る半導体装置の製造方法は、本発明に係るCMP用スラリーを用いて、被研磨基板の被研磨部に化学的機械的研磨処理を施す際に、前記CMP用スラリーを研磨布からなる研磨面上に供給するとともに前記研磨面上の前記CMP用スラリーに向けて光を照射する工程を含むこと、を特徴とするものである。

この半導体装置の製造方法においては、被研磨基板の被研磨部に化学的機械的研磨処理を施す際に、本発明に係るCMP用スラリーを研磨布からなる研磨面上に供給するとともに前記研磨面上のCMP用スラリーに向けて光を照射する。これにより、被研磨部の被研磨状態に応じて、CMP用スラリーの研磨特性を適宜、適正な状態に設定して化学的機械的研磨を行うことができる。

【発明の実施の形態】
以下、本発明の第1および第2の各実施形態ならびに参考例に係るCMP用スラリー、および半導体装置の製造方法を、図1〜図5に基づいて各実施形態ごとに説明する。

(第1の実施の形態)
はじめに、本発明の第1実施形態に係るCMP用スラリー、および半導体装置の製造方法を、図1、図2、および図5(a)を参照しつつ説明する。

まず、図1(a)〜(c)および図2を参照しつつ、本実施形態のCMP用スラリー1について説明する。

この第1実施形態のCMP用スラリー1は、研磨粒子2と、光の照射によって、光重合反応および光架橋反応の少なくとも一方が生じる感光性樹脂粒子3と、を含有していることを前提とするものである。

本実施形態においては、研磨粒子には、無機粒子の一種であるアルミナ粒子2を用いる。また、感光性樹脂粒子には、所定波長を有する光の照射によって接着力が高まる光重合反応を起こす感光基である図示しないアクリロイル基を有する、光硬化性の感光性樹脂粒子3を用いる。アクリロイル基は、紫外光などの照射によって、その接着力が高まる光重合反応を起こす。この感光性樹脂粒子3は、それ自体には研磨能力が殆ど無く、主にアルミナ粒子2の研磨効率を向上させるためのアシスト粒子として働く。

アルミナ粒子2および光硬化性の感光性樹脂粒子3は、例えば純水からなるCMP用スラリー1の溶媒4中にそれぞれ複数個ずつ含まれている。また、それら複数個のアルミナ粒子2および感光性樹脂粒子3は、図1(a)に示すように、CMP用スラリー1の溶媒4中において、感光性樹脂粒子3の表面にアルミナ粒子2が複数個付着することにより、凝集体5を形成した状態で存在している。このアルミナ粒子2および感光性樹脂粒子3からなる凝集体5は、次に述べる理由により形成される。

本実施形態において、CMP用スラリー1の溶媒4は純水である。純水4はそのpHが略7であり、中性を示す。このような中性の環境中においては、アルミナ粒子2の表面は、図1(b)に示すように、略プラスに帯電した状態となる。一方、感光性樹脂粒子3は、中性の溶媒4中において、例えば(−COOH)などの図示しない官能基を導入することにより、図1(b)に示すように、その表面をマイナスに帯電させることができる。したがって、純水からなるCMP用スラリー1の溶媒4中において、アルミナ粒子2および官能基が導入された感光性樹脂粒子3の両粒子を混合すると、アルミナ粒子2が感光性樹脂粒子3の周りに複数個吸着された状態となる。すなわち、複数個のアルミナ粒子2および感光性樹脂粒子3は、図1(a)に示すように、CMP用スラリー1の溶媒4中において、複数個の凝集体5を形成した状態で存在することとなる。各凝集体5は、それぞれが実質的に1個の研磨粒子として働く。

また、本実施形態の感光性樹脂粒子3には、図1(c)に示すように、粒子1個ごとの大きさを表す一次粒子径Aが、約5〜1000nmの範囲の粒子が好ましく用いられる。同様に、本実施形態のアルミナ粒子2には、図1(c)に示すように、粒子1個ごとの大きさを表す一次粒子径Bが、約5〜1000nmの範囲の粒子が好ましく用いられる。これらの数値設定は、以下に述べる理由によるものである。

感光性樹脂粒子3およびアルミナ粒子2は、それらの一次粒子径の大きさA,Bがおおよそ5nmを下回る粒子サイズになると、各粒子2,3ごとのブラウン運動が激しくなる。すると、CMP用スラリー1中に複数個(多数個)含まれている感光性樹脂粒子3およびアルミナ粒子2の粒子2,3同士が互いに衝突する確率が高くなり、互いに吸着し易くなる。この結果、感光性樹脂粒子3およびアルミナ粒子2は、CMP用スラリー1中において個々の粒子2,3が分散(独立)した状態で存在し難くなり、互いに凝集し易くなる。凝集した感光性樹脂粒子3およびアルミナ粒子2は沈降速度が大きくなるので、それら各粒子2,3の分散性の制御(維持)が困難になる。ひいては、そのような凝集状態の感光性樹脂粒子3およびアルミナ粒子2を含むCMP用スラリー1の研磨特性の制御が困難になる。

また、感光性樹脂粒子3およびアルミナ粒子2は、それらの一次粒子径の大きさA,Bがおおよそ1000nmを上回る粒子サイズになると、各粒子2,3間に働く分子間引力が大きくなる。すると、CMP用スラリー1中に複数個(多数個)含まれている感光性樹脂粒子3およびアルミナ粒子2の粒子2,3同士が互いに凝集し易くなる。この結果、前述したように感光性樹脂粒子3およびアルミナ粒子2のそれぞれの一次粒子径の大きさA,Bがおおよそ5nmを下回る粒子サイズの場合と同様に、凝集した感光性樹脂粒子3およびアルミナ粒子2は沈降速度が大きくなり、それら各粒子2,3の分散性の制御が困難になる。ひいては、そのような凝集状態の感光性樹脂粒子3およびアルミナ粒子2を含むCMP用スラリー1の研磨特性の制御が困難になる。

特に、感光性樹脂粒子3およびアルミナ粒子2のそれぞれの一次粒子径の大きさA,Bがおおよそ1000nmを上回る粒子サイズになる場合、個々の粒子サイズが大きいので、各粒子の分散性は著しく低下する。ひいては、CMP用スラリー1の研磨特性の制御が著しく困難になる。

以上説明したように、一次粒子径の大きさA,Bが、それぞれ約5〜1000nmの範囲外の粒子サイズとなる感光性樹脂粒子3およびアルミナ粒子2を用いると、CMP用スラリー1の研磨特性の制御が困難になる。ひいては、CMP用スラリー1の研磨特性の低下を招く原因となるおそれがある。そのようなおそれを未然に防ぐため、本実施形態のCMP用スラリー1においては、一次粒子径の大きさA,Bが、それぞれ約5〜1000nmの範囲の粒子サイズである感光性樹脂粒子3およびアルミナ粒子2を用いる。

また、本実施形態においては、CMP用スラリー1に含まれるアルミナ粒子2の濃度を、重量パーセント濃度で約0.5wt〜3.0wt%とすることが好ましい。それとともに、CMP用スラリー1に含まれる感光性樹脂粒子3の濃度を、重量パーセント濃度で約0.1〜2.0wt%とすることが好ましい。これらの数値設定は、以下に述べる理由によるものである。

アルミナ粒子2の濃度および感光性樹脂粒子3の濃度が、それぞれ約3.0wt%、約2.0wt%を上回ると、CMP用スラリーに含まれる各粒子2,3の個数が多くなり過ぎ、各粒子2,3同士の間の距離が近くなり過ぎる。これにより、各粒子2,3同士の間に働く分子間引力が大きくなる。すると、前述したように、感光性樹脂粒子3およびアルミナ粒子2のそれぞれの一次粒子径の大きさA,Bがおおよそ1000nmを上回る粒子サイズになった場合と同様に、各粒子2,3同士が互いに凝集し易くなり、それら各粒子2,3の分散性の制御が困難になる。各粒子2,3の分散性が低下すると、各粒子2,3同士が吸着し合い、CMP用スラリー中に図示しない過度に大きな凝集体(粗大粒子)が形成される。このような粗大粒子を含んだCMP用スラリーを用いて化学的機械的研磨(CMP:ChemicalMechanical Polishing)を行うと、次に述べるような不具合が生じるおそれがある。

ここで、後述する半導体装置の製造方法においてCMP処理が施される被研磨基板としての半導体基板6について、図2を参照しつつ簡潔に説明する。

半導体基板6は、図2に示すように、例えばシリコン(Si)の下地基板(Si基板)10の主面上に、埋め込み配線用溝11が設けられた二酸化シリコン(SiO2)の絶縁膜(SiO2膜)8が形成されているとする。また、このSiO2膜8の表面上には、埋め込み配線(ダマシン配線)9aを形成するための所定の金属を主成分とする膜である配線用金属膜9が形成されているとする。ただし、図2においては、配線用金属膜9のうち、CMP処理が施された後の埋め込み配線用溝11内に残った部分(埋め込み配線9a)のみを図示する。本実施形態においては、配線用金属膜9は、銅(Cu)を主体とした金属膜であり、以下の説明において、配線用Cu膜9と称することとする。それとともに、埋め込み配線9aをCu配線9aと称することとする。

以下の説明において、半導体基板6のSiO2膜8および配線用Cu膜9が形成されている側を半導体基板6の表面側とする。また、本実施形態においては、半導体基板(被研磨基板)6の被研磨部7とは、SiO2膜8および配線用Cu膜9を指すとともに、主に配線用Cu膜9にCMP処理が施されるものとする。すなわち、半導体基板6の表面が被研磨面となる。

以上説明した半導体基板6の被研磨部7に、前述したように粗大粒子を複数個含んだCMP用スラリーを用いて化学的機械的研磨を行う。すると、それら粗大粒子が原因となってSiO2膜8が過剰に研磨され、予め決められている厚さよりも薄くなる、いわゆるシニング(thinning)が生じ易い。また、SiO2膜8の表面上の配線用Cu膜のみならず、埋め込み配線用溝11内に残った配線用Cu膜9、すなわちCu配線9aまでが過剰に研磨され、抉られたような形状になる、いわゆるディッシング(dishing)が生じ易い。さらには、それらディッシングやシニングなどからなるエロージョン(erosion)以外にも、Cu配線9aに傷が付けられたようになる、いわゆるスクラッチ(scratch)などが多発するおそれがある。

あるいは、アルミナ粒子2の濃度および感光性樹脂粒子3の濃度が、それぞれ約3.0wt%、約2.0wt%を越え、CMP用スラリー1に含まれる各粒子2,3の個数が多くなり過ぎると、被研磨部7のうち、比較的柔らかいSiO2膜8の被研磨速度(研磨レート)が過剰に速くなり、比較的硬い配線用Cu膜9の埋め込み配線用溝11の外側の部分、すなわちCu配線9aとして残らない配線用Cu膜9の不要な部分を選択的に研磨して除去することが困難になるおそれがある。

他方、アルミナ粒子2の濃度および感光性樹脂粒子3の濃度が、それぞれ約0.5wt%、約0.1wt%を下回ると、CMP用スラリー1に含まれる各粒子2,3の個数が少なくなり過ぎ、被研磨部7に対して実用上必要十分な研磨速度でCMP処理を施すことができなくなるおそれがある。

以上説明したように、CMP用スラリー1に含まれるアルミナ粒子2および感光性樹脂粒子3の重量パーセント濃度が、それぞれ約0.5wt〜3.0wt%、および約0.1〜2.0wt%の範囲を逸脱すると、このCMP用スラリー1を用いて半導体基板6の被研磨部7を適正な状態で効率よく研磨できなくなるおそれがある。すなわち、CMP用スラリー1の研磨特性の制御が困難になり、CMP用スラリー1の研磨特性が劣化するおそれがある。その結果、このCMP用スラリー1を用いたCMP処理が施される半導体基板6、ひいてはこの半導体基板6を利用する図示しない半導体装置の性能および品質を損なうおそれが生じるとともに、半導体装置の歩留まりが下がり、半導体装置の生産効率が低下するおそれも生じる。

また、本実施形態のCMP用スラリー1には、その研磨速度を向上させて実効上十分に高い研磨速度を得るために、所定の酸化剤12が添加されている。これは、CMP用スラリー1に酸化剤12を加えることにより、例えば配線用Cu膜9の表面に図示しない脆弱な酸化膜が形成され、アルミナ粒子2による金属研磨能力(金属除去能力)がより向上することによる。望ましくは、本実施形態のCMP用スラリー1においては、酸化剤12として、標準電極電位(水素電極電位)が−3.0〜+3.0Vの範囲である過酸化水素12を用いるものとする。また、CMP用スラリー1中の過酸化水素12の含有率は、重量パーセント濃度で約0.1〜5.0%の範囲内に設定される。

このように、標準電極電位および含有率が、それぞれ前記範囲内に設定された過酸化水素12をCMP用スラリー1中に添加することにより、CMP用スラリー1の酸化力を高めるケミカルアシスト効果、ひいてはCMP用スラリー1の研磨特性を容易に向上させることができる。それとともに、半導体基板6の被研磨部7に適正な状態でCMP処理が施されるように、アルミナ粒子2および感光性樹脂粒子3の凝集状態、各凝集体5の凝集状態、さらにはCMP用スラリー1の研磨特性を適正な状態に容易に制御できる。なお、過酸化水素12の標準電極電位および含有率は、それぞれ前述した範囲内であれば、CMP処理を施す被研磨部7の形成材料、例えば金属の種類などに応じて適宜、適正な値に設定して構わない。

以上説明したように、アルミナ粒子2および感光性樹脂粒子3などを含んだ本実施形態のCMP用スラリー1によれば、アルミナ粒子2および感光性樹脂粒子3によって凝集体5が形成されることにより、研磨粒子であるアルミナ粒子2の実質的な研磨能力(研磨特性)が飛躍的に向上されている。つまり、本実施形態のCMP用スラリー1は、これに含まれている研磨粒子が個々のアルミナ粒子2単独からなる場合に比べて、その研磨速度(研磨レート)が大幅に向上されている。また、本実施形態のCMP用スラリー1は、紫外光などの照射または非照射によってアクリロイル基を有する感光性樹脂粒子3の接着力を容易に制御できるので、その研磨特性の制御が容易である。

したがって、このCMP用スラリー1を用いることにより、半導体基板6の被研磨部7を、その被研磨状態に応じてCMP用スラリー1の研磨特性を随時、きめ細かく設定しつつ、適正な状態で効率よく研磨することができる。この結果、本実施形態のCMP用スラリー1を用いたCMP処理が施される半導体基板6、ひいてはこの半導体基板6を利用する図示しない半導体装置の性能および品質を損なうおそれを殆ど無くすことができるとともに、半導体装置の歩留まりの低下、すなわち半導体装置の生産効率の低下を容易に抑制することができる。

次に、図2および図5(a)を参照しつつ、本実施形態の半導体装置の製造方法について説明する。

この第1実施形態の半導体装置の製造方法は、前述した本発明の第1実施形態に係るCMP用スラリー1を用いて、半導体基板6の被研磨部7に化学的機械的研磨処理を施す際に、被研磨部7上のCMP用スラリー1に向けて所定波長を有する光を照射する工程を含むことを前提とするものである。なお、被研磨部7上のCMP用スラリー1とは、より正確には被研磨部7に接触しているCMP用スラリー1のことである。

本実施形態においては、CMP用スラリー1に向けて照射する所定波長を有する光を紫外光とする。また、このCMP用スラリー1を用いて研磨する部分は、SiO2膜8および配線用Cu膜9などから形成されている被研磨部7のうち、主にその金属部分である配線用Cu膜9とする。

以上簡潔に説明した本実施形態の半導体装置の製造方法は、具体的には化学的機械的研磨法(CMP法)である。以下、この第1実施形態のCMP法の工程などについて、一例を挙げて詳しく説明する。

まず、図5(a)に示すように、CMP装置13のポリッシング部13a内に設置されているキャリア(基板保持部)14に、研磨処理(CMP処理)を施す半導体基板6を、その被研磨部7をターンテーブル(回転定盤)15側に向けた状態で保持させる。ターンテーブル15のキャリア14と対向する側の面上には、研磨布(研磨パッド)16がターンテーブル15と一体に回転するように予め取り付けられている。研磨パッド16のキャリア14と対向する側の面である研磨面16aの上方には、前述したCMP用スラリー1を研磨面16a上に適宜、適正量供給するように設定されたスラリー供給装置17が設置されている。CMP処理を開始するのに先立って、研磨面16a上には、予め所定量のCMP用スラリー1がスラリー供給装置17の供給ノズル17aを介して供給されている。

また、このCMP装置13のポリッシング部13a内には、図5(a)に示すように、そのポリッシング部筐体18内の上部に、研磨面16a上に供給されたCMP用スラリー1に向けて紫外光hνを照射可能な紫外光照射装置としての紫外線ランプ19が設置されている。この紫外線ランプ19は、具体的には、ブラックライトあるいは水銀ランプなどが用いられる。

以上説明した状態でCMP処理を開始する。まず、ターンテーブル15を、図5(a)中破線矢印で示す向きに、テーブル駆動装置20によって回転駆動させる。すると、研磨面16a上に供給されているCMP用スラリー1が、研磨面16a上全体に略均一に広がる。CMP用スラリー1が研磨面16a上全体に略均一に広がった後、半導体基板6および半導体基板6を保持しているキャリア14を、キャリア駆動装置21によって、図5(a)中白抜き矢印で示すように、研磨パッド16の研磨面16a側に向けて付勢する。この際、半導体基板6は、キャリア14を介して、図5(a)中一点鎖線矢印で示す向きに、キャリア駆動装置21によって回転駆動させられる。また、半導体基板6は、その被研磨部7にCMP処理が施されている間、被研磨部7の表面(被研磨面)が研磨パッド16の研磨面16aに向けて所定の負荷を掛けられて押し付けられている状態となるように、キャリア14を介して、キャリア駆動装置21によって所定の大きさの荷重を掛けられる。これにより、図2に示すように、半導体基板6の被研磨部7のうち、主要な研磨部分である配線用Cu膜9に対するCMP処理(金属CMP、メタルCMP)が開始される。

ところが、以上説明した状態のままでは、前述した従来技術に係るCMP用スラリーを用いたCMP法の場合と同様に、研磨パッド16と凝集体5との相互作用が増強されていない。すなわち、アルミナ粒子2および感光性樹脂粒子3から構成される実質的な研磨粒子である凝集体5と、研磨パッド16の表面である研磨面16aとの接着力が弱い(小さい)。このため、被研磨部7の配線用Cu膜9に対して凝集体5(アルミナ粒子2)を効率よく作用させて、適正な状態で研磨することが困難である。このように、たとえ本発明の第1実施形態に係るCMP用スラリー1を用いても、従来技術において説明したような一般的なCMP法を行う限り、研磨速度の向上と、エロージョンおよびスクラッチなどの抑制(低減)とを両立させることは困難である。

そこで、本発明の第1実施形態に係るCMP法においては、半導体基板6の被研磨部7にCMP処理が施されている間、紫外線ランプ19によって被研磨部7上のCMP用スラリー1に向けて紫外光hνを照射する。CMP用スラリー1に含まれている感光性樹脂粒子3は、前述したように、紫外光hνの照射によって接着力が高まるように光重合反応を起こす感光基であるアクリロイル基を有している。したがって、感光性樹脂粒子3は、紫外光hνが照射されることにより、次の化学式に示される光重合反応を起こす。

この化学式に示される光重合反応により、感光性樹脂粒子3は、その接着力が高まる。すなわち、感光性樹脂粒子3は、紫外光hνが照射されることにより、いわゆる光接着効果が発現する。これにより、感光性樹脂粒子3、ひいてはこの感光性樹脂粒子3およびアルミナ粒子2により形成された凝集体5は、研磨パッド16の研磨面16aに強力に接着される。このように、凝集体5を研磨面16aに強力に接着させることにより、いわゆる固定砥粒方式(固定砥粒パッド)に近い研磨環境を実現できる。

以上説明したように、本発明の第1実施形態に係る半導体装置の製造方法によれば、CMP処理を行う際にCMP用スラリー1に向けて紫外光hνを照射することにより、CMP用スラリー1に含まれている感光性樹脂粒子3に光重合反応を起こさせ、その接着力を適宜、適正な状態に設定できる。ひいては、CMP用スラリー1の研磨特性を、半導体基板6の被研磨部7の被研磨状態に応じて、適宜、適正な状態に制御して、CMP処理を行うことができる。これにより、CMP処理の研磨速度を向上できるとともに、Cu配線9a(埋め込み配線、ダマシン配線)に対する高平坦性、低エロージョン、および低欠陥密度(スクラッチ・フリー)をまとめて成立させることができる。すなわち、この第1実施形態のCMP法によれば、加工精度の高い良質な埋め込み配線(ダマシン配線)を容易に、かつ、高スループットで形成できる半導体装置の製造プロセスを容易に実現することができる。

(第2の実施の形態)
次に、本発明の第2実施形態に係るCMP用スラリー、および半導体装置の製造方法を、図1〜図3および図5を参照しつつ説明する。

この第2実施形態の凝集体31を形成している感光性樹脂粒子32は、そのままでは弾性(粘性)が低いために、従来の技術において説明したように、いわゆるCMPストレスに対して脆く、形状劣化し易い。したがって、例えば高荷重印加時においては、物理的(機械的)に崩壊し易く、アルミナ粒子2に対する研磨アシスト機能を十分に果たすことが困難になるおそれがある。ひいては、この感光性樹脂粒子32を含んでいる第2実施形態のCMP用スラリーを用いてCMP処理を行う際に、実用的な高い研磨速度を得られなくなるおそれがある。また、感光性樹脂粒子32の弾性によるクッション効果を得難いため、エロージョンやスクラッチなどが発生し易い。このように、たとえ本発明の第2実施形態に係るCMP用スラリーを用いても、従来技術において説明したような一般的なCMP法を行う限り、実用的に十分に高い研磨速度を得ることは困難であるとともに、エロージョンやスクラッチなどに対するマージンも小さい。

そこで、本発明の第2実施形態に係るCMP用スラリーを用いて行う第2実施形態の半導体装置の製造方法、すなわちCMP法においては、前述した第1実施形態と同様に、半導体基板6の被研磨部7にCMP処理が施されている間、図示しない紫外線ランプによって被研磨部7上のCMP用スラリー1に向けて紫外光hνを照射する。CMP用スラリー1に含まれている感光性樹脂粒子32は、前述したように、紫外光hνの照射によって弾性(粘性)が高まるように光架橋反応を起こす感光基であるアジド基を有している。したがって、感光性樹脂粒子32は、紫外光hνが照射されることによって光架橋反応を起こし、その弾性(粘性)が上昇するので、CMPストレスに対する耐性が向上する。

以上説明したように、この第2実施形態に係るCMP用スラリー、およびこのCMP用スラリーを用いて行うCMP法によれば、CMP処理を行う際に、CMP用スラリーに向けて紫外光hνを照射することにより、感光性樹脂粒子32、ひいては凝集体31の弾性(粘性)を高めて、それらのCMPストレスによる形状劣化耐性を大幅に改善できる。CMPストレスに対する耐性が大幅に向上された感光性樹脂粒子32および凝集体31を含んでいるCMP用スラリーは、その研磨特性が大幅に向上する。すなわち、CMP処理の研磨速度をより向上できるとともに、より高い平坦性、より低いエロージョン発生率、そしてより低い欠陥密度(さらなるスクラッチ・フリー)をまとめて成立させることができる。したがって、この第2実施形態のCMP用スラリーおよびCMP法によれば、半導体基板6の被研磨部7により適正な状態で研磨処理を施すことができる。

CMP処理が終了した後の半導体基板6の被研磨部7には、使用済みのCMP用スラリーや、あるいはSiO2膜8、配線用Cu膜9、およびCu配線9aなどの削りかすなどが残留している。単なるSiO2膜8、配線用Cu膜9、およびCu配線9aなどの削りかすは、一般に行われている洗浄方法で略完全に半導体基板6の被研磨部7から洗い落として除去できる。ところが、使用済みのCMP用スラリーに含まれているPMMA粒子42は、被研磨部7のCu配線9a上などに残留し易く、一般に行われている洗浄方法では洗い落とすことが困難である。PMMA粒子42は、配線用Cu膜9や、Cu配線9aなどの金属の削りかすを含んでおり、導電性を有している。したがって、従来の技術において説明したように、配線間のショート歩留まりなどを引き起こすおそれがある。このように、たとえ本発明の参考例に係るCMP用スラリーを用いても、一般に行われている洗浄方法を行う限り、半導体基板6、およびこの半導体基板6を利用する半導体装置の性能および品質を劣化させる要因を略完全に取り除くことは困難である。

そこで、本発明の参考例に係る半導体装置の製造方法、すなわち半導体装置の洗浄方法においては、半導体基板6を洗浄している間、半導体基板6に向けて紫外光hνを照射する。CMP用スラリーに含まれているPMMA粒子42は、前述したように、紫外光hνの照射によって光分解反応が生じる感光性を有している。したがって、PMMA粒子42は、紫外光hνが照射されることによって光分解反応を起こし、その分散性(溶解度)が上昇する。
