【発明の属する技術分野】
本発明は、異物検査技術、特に、被検査面上の微小異物を高感度で検出する技術に関し、例えば、半導体ウエハ(以下、ウエハという。)をその表面に付着した異物を検出して検査するのに利用して有効な技術に関する。

【従来の技術】
今日、半導体集積回路装置(以下、ICという。)の高集積化および回路パターンの微細化が進み、回路パターンの線幅は1μm程度またはそれ以下になっている。このようなICを高歩留りで製造するためには、ウエハの表面に付着した異物を検出して、そのサイズや形状および物性等を検査し、各種半導体製造装置や工程の清浄度を定量的に把握し、製造プロセスを的確に管理する必要がある。そこで、従来から、ICの製造工場においては、製造プロセスを的確に管理するために、ワークであるウエハについてウエハ異物検査装置によるウエハ異物検査方法が実施されている。

従来のウエハ異物検査装置は、大別して2つのカテゴリーに分けられる。第1は、垂直落射照明による明視野中の画像と予め記憶された標準パターンとの比較を行う画像比較方式のウエハ異物検査装置(以下、外観検査装置という。)である。第2は、斜方照明による暗視野における散乱光を検出して散乱光を検出した時点の座標により異物の有無や異物の位置座標および個数を認識する方式のウエハ異物検査装置(以下、異物検査装置という。)である。

【発明が解決しようとする課題】
前記した外観検査装置は、検査精度が高いという長所があるが、スループットが低く高価格であるという短所がある。そして、外観検査装置によれば画像データが得られるため、外観検査装置は所謂レビュー(画像による確認ないし検証作業)を実行することができる。しかし、外観検査装置は検査ウエハ枚数が少ない割に微小欠陥等のレビュー不必要情報が多いため、致命欠陥補足率が低く、レビュー効率がきわめて低いという問題点があることが本発明者によって明らかにされた。

前記した異物検査装置は、検査精度が外観検査装置に比較すると低いという短所があるが、外観検査装置に比較してスループットが高く、価格が低いという長所がある。そして、異物検査装置から得られるデータはウエハ内の異物の位置座標と散乱光の強度であるため、異物検査装置では異物のサイズ(粒径)や形状に関する情報を得ることができない。したがって、これらの情報を得るためには、外観検査装置またはSEM(走査形電子線顕微鏡)等の検査時間の長い解析系のウエハ異物分析装置を使用しなければならない。

本発明の目的は、効率よく致命不良を捕捉することができ、また、異物のサイズおよび形状を検査することができる異物検査技術を提供することにある。

【課題を解決するための手段】
本願において開示される発明のうち代表的なものの概要を説明すれば、次の通りである。

すなわち、異物検査方法は、被検査物において予め指定された被検査対象座標位置を明視野照明下で撮像して被検査対象画像を取得する被検査対象画像取得工程と、
被検査物において被検査対象座標と対応する比較対象座標位置を明視野照明下で撮像して比較対象画像を取得する比較対象画像取得工程と、
被検査対象画像と比較対象画像との差画像を取得する差画像取得工程と、
差画像の分割の有無および状況に基づいて被検査対象座標位置の致命不良の有無を判定する判定工程と、を備えていることを特徴とする。

前記した手段によれば、差画像の分割の有無および状況に基づいて被検査対象座標位置の致命不良の有無を判定することができるため、効率よく致命不良を正確に捕捉することができる。

【発明の実施の形態】
図1は本発明の一実施形態である異物検査方法を示すフロー図である。図2は同じく異物検査装置を示す斜視図である。図3以降はその作用を説明するための説明図である。

本実施形態において、本発明に係る異物検査装置は、被検査物であるウエハに斜方照明による暗視野下における散乱光を検出して散乱光を検出した時点の座標により異物の有無や位置座標および個数を認識する方式の異物検査装置10として構成されている。被検査物であるウエハ1は第1主面2にICの一例であるDRAMをチップ部4毎に作り込まれる過程にあり、チップ部4はウエハ1に切設されたオリエンテーション・フラット(以下、オリフラという。)3に対して縦横に規則正しく配列されている。すなわち、ウエハ1には同一のパターンを有するチップ部4が繰り返しパターニングされている。ウエハ1の第1主面2に異物5が付着していると、不良の原因になるため、ウエハ1の第1主面2に付着した異物5を異物検査装置10によって検出し、検出した異物の位置や個数、サイズ、形状、色、性状を検査し、各種半導体製造装置や工程の清浄度を定量的に把握し、製造プロセスを的確に管理することが実施される。また、異物の位置やサイズに基づいて異物5がチップ部4の断線や短絡等の致命的な不良の原因になるか否かを判定することが実施される。

異物検査装置10はステージ装置11を備えており、このステージ装置11は被検査物としてのウエハ1を走査させるためのXYテーブル12と、θ方向に回転させるθテーブル13と、自動焦点合わせ機構(図示せず)と、これらを制御するコントローラ14とを備えている。そして、ウエハ1の表面全体を検査するために、ステージ装置11によってウエハ1のX・Y走査が実行される。この走査中、コントローラ14からは被検査物としてのウエハ1についての座標位置情報が後記する異物判定装置へ逐次入力されるようになっている。

ステージ装置11の斜め上方には検査光照射装置20が設備されている。検査光照射装置20はウエハ1に検査光としてのレーザ光21を照射するレーザ光照射装置22と、レーザ光21を集光する集光レンズ23とを備えており、集光したレーザ光21をステージ装置11上に保持された被検査物としてのウエハ1に低角度で照射することにより、ウエハ1を斜方照明するようになっている。

ステージ装置11の真上には散乱光検出装置30が設備されている。この散乱光検出装置30は、レーザ光21がウエハ1の表面に斜めに照射されるのに伴ってウエハ1の表面において乱反射された散乱光31を集光する対物レンズ32と、対物レンズ32で集光された散乱光31を散乱光検出器34の受光面に結像させるリレーレンズ33と、散乱光31を検出する散乱光検出器34とを備えている。すなわち、散乱光検出装置30は暗視野下における散乱光31を検出するように構成されている。本実施形態においては、散乱光検出器34は固体撮像光電変換素子が細長く配列されたラインセンサによって構成されており、ステージ移動方向に直交するY方向に長くなるように配置されている。

散乱光検出器34には異物判定装置35が接続されており、この異物判定装置35は散乱光検出器34からの散乱光の検出時点に基づいてウエハ1の異物の有無を判定するとともに、この判定したデータと、ステージ装置11のコントローラ14からの座標位置データと照合することにより、異物の座標位置を特定するように構成されている。さらに、散乱光検出器34は散乱光強度を異物判定装置35に送信するようになっている。

本実施形態において、ステージ装置11の真上には落射照明装置40が設備されており、落射照明装置40はウエハ1に明視野照明光としての白色光41を照射する白色光照射装置42と、白色光41を垂直に落射させるハーフミラー43と、白色光41をスポット形状に形成するレンズ44とを備えており、白色光41をステージ装置11上に保持された被検査物としてのウエハ1に垂直に照射して落射照明するようになっている。

落射照明装置40の反射位置には撮像装置45が設備されている。すなわち、撮像装置45は固体撮像光電変換素子が細長く配列されたラインセンサによって構成されており、ハーフミラー43の透過側における落射照明装置40の光軸上においてステージ移動方向に直交するY方向に長くなるように配置されている。すなわち、撮像装置45は明視野下における反射光による像を撮映するようになっている。落射照明装置40および撮像装置45等によって画像取得部が構成されている。

撮像装置45の画像処理部46には比較部47が接続されており、比較部47の出力端には検証部48が接続されている。検証部48の出力端には単一異物判定および分類部(以下、分類部と略す。)49が接続されている。比較部47の他の入力端および検証部48の他の入力端には異物判定装置35が接続されており、異物判定装置35は異物検査装置10を統括するホストコンピュータ36、比較部47および検証部48に判定結果を送信するようになっている。

次に、前記構成に係る異物検査装置10による本発明の一実施形態である異物検査方法を図1について説明する。

ウエハ1上に検査光照射装置20により検査光としてのレーザ光21が低傾斜角度で照射されると、このレーザ光21の照射により、ウエハ1の第1主面2に付着した異物5および回路パターンから暗視野下の散乱光31が発生する。この散乱光31は対物レンズ32によって集光されるとともに、リレーレンズ33を通して散乱光検出器34上に結像される。

このとき、回路パターンからの散乱光31は規則性があるため、ウエハ1におけるパターン面のフーリエ変換面に設けられた空間フィルタあるいは検光子から成る遮光素子(図示せず)により、回路パターンからの散乱光31は遮光されることになる。他方、異物5からの散乱光31は不規則性であるため、空間フィルタあるいは検光子を通過して散乱光検出器34上に結像されることになる。したがって、異物5のみが検出される。

そして、散乱光検出器34によって検出された異物5からの暗視野下の散乱光31による検出信号は、異物判定装置35に入力される。異物判定装置35はこの検出信号に基づいて異物5の有無を判定するとともに、この判定データと、ステージ装置11のコントローラ14からの座標位置データとを照合することにより、異物5の座標位置を特定する。このようにして特定された異物5の座標位置は異物判定装置35から、例えば、異物検査装置10を統括的に実行するホストコンピュータ36に出力されるとともに、撮像装置45に電気的に連なる比較部47および検証部48に送信される。

異物判定装置35から送信された異物5の座標位置が撮像装置45の撮像位置すなわち落射照明装置40の落射照明スポットに来ると、比較部47は撮像装置45からの明視野下の画像信号を取り込む。異物判定装置35によれば、この座標位置には異物5が付着しているはずであるから、その画像には異物5が図3(a)に示されているように映るはずである。すなわち、被検査対象画像が取得されたことになる。

その後、異物判定装置35から送信された異物5の座標位置から丁度1チップ部4の分だけずれた座標位置、すなわち、異物5が付着したチップ部4の隣のチップ部4における異物5の付着位置に対応する座標位置が、撮像装置45の撮像位置に来ると、比較部47は撮像装置45からの明視野下の画像信号を取り込む。異物判定装置35によれば、この座標位置には異物5が付着していないはずであるから、その画像には異物5が図3(b)に示されているように映らないはずである。すなわち、比較対象画像が取得されたことになる。

続いて、図3に示されているように、比較部47は先に取り込んだ異物5が付着しているはずのチップ部4の座標位置、すなわち、被検査対象座標位置の被検査対象画像(a)から、後に取り込んだ異物5が付着していないチップ部4の座標位置、すなわち、比較対象座標位置の比較対象の画像(b)を減算する。すなわち、図3(d)に示されているように、比較部47は隣合う一対のチップ部4、4における同一部位の一対の画像をそれぞれ取り込んで減算する状態になる。この減算により、図3(a)の異物5が付着している被検査対象画像と、図3(b)の異物5が付着していない比較対象画像との差画像である図3(c)が形成される。(a)の画像と、(b)の画像との差は異物5だけであるから、図3(c)の差画像においては、異物画像6だけが抽出されたことになる。

そして、比較部47は抽出した異物画像6を検証部48に送信する。異物判定装置35から送信された異物5の座標位置について比較部47から異物画像6が送信されて来た場合には、検証部48は異物判定装置35の異物有りの判定は適正であることを検証する。これに反して、異物判定装置35から送信された異物5の座標位置について比較部47から異物画像6が送信されて来なかった場合には、検証部48は異物判定装置35の異物有りの判定は誤りであると認定する。誤判定であると認定すると、検証部48はその旨をホストコンピュータ36に送信する。

また、抽出された異物画像6は分類部49に転送される。分類部49は予め設定されたアルゴリズムによって異物5のサイズ、形状、色、性状である有機物または無機物を分類する。例えば、図4(a)に示されているように、異物画像6の画素数の計数によって異物画像6の縦aおよび横bの寸法が特定される。異物画像6の縦aと横bとの積(a×b)によって、異物5の面積すなわちサイズが図4(b)に示されているように特定される。異物画像6の縦aと横bとの商(a/b)によって、異物5の形状が特定される。例えば、a/b=1である場合には、異物5は図4(c)に示されているように円形であると、特定される。a/b>1またはa/b<1である場合には、異物5は図4(d)に示されているように細長い形状であると、特定される。

落射照明光として白色光41が使用されているため、異物画像6の色相と明度(画像を構成する階調)に基づいて色を特定することができる。この結果、例えば、抽出された異物全体がほぼ同一の濃紺系統の色相と階調ならば、異物は偏平で膜厚がほぼ均一な誘電体膜であると、推定することができる。

また、散乱光検出器により検出された異物の散乱光信号と、異物画像6により特定した異物の大きさ、性状と、を用いることによって表面の凹凸を認識することができる。すなわち、ウエハ1上に検査光照射装置20により検査光としてのレーザ光21が低傾斜角度で照射されると、このレーザ光21の照射により、異物5から暗視野下の散乱光31が発生する。この散乱光強度は散乱断面積と表面の凹凸に関連して強度を変えるので、検出時に記録された散乱光強度と、異物画像6から算出したレーザ照射方向に垂直な方向の異物の長さとを用いて解析することによって表面の凹凸状態を認識することができる。この結果、例えば、凹凸が少ない場合には、シリカ(ガラス)やシリコン片および金属片等の無機物と、特定される。凹凸が多い場合には、人間を起因とする発塵や樹脂等の有機物と、特定される。

以上のようにして分類された異物5の分類結果は分類部49からホストコンピュータ36に送信される。ホストコンピュータ36は分類部49からの分類データおよび異物判定装置35からの異物5の座標位置データや個数データを使用することにより、図5に示されている各種分析資料を適宜に作成し、モニタやプリンタ等の出力装置によって適時に出力する。作業者は出力された各種分析資料によって、ICの製造プロセスを的確かつ迅速に管理することができる。

ところで、異物が隣合う配線パターンの上に跨がるように付着していた場合において、被検査対象座標位置の被検査対象画像から比較対象座標位置の比較対象の画像を減算すると、異物画像が図6(c)に示されているように分割されてしまうという現象が起こることが本発明者によって発見された。この現象が発生する理由は次のように考察することができる。

図6(a)は被検査対象座標位置の被検査対象画像を示しており、背景画像7の上に互いに平行に敷設された一対の配線パターン画像8、8が映し出されており、両配線パターン画像8、8の上に異物画像6が跨がって映し出された状態になっている。図6(b)は比較対象座標位置の比較対象画像を示しており、背景画像7の上に両配線パターン画像8、8だけが映し出されている。

比較部47において減算される際において、背景画像7の二値化された画像信号の値が白色であると仮定すると、異物画像6の値は黒色に相当し、配線パターン画像8は灰色に相当する。したがって、図6(a)から図6(b)を減算すると、差画像9は図6(d)に示されているように異物画像6の中に配線パターン画像8が薄い灰色に残った状態になる。しかし、この差画像9が二値化されると、二値化された差画像90は図6(c)に示されているように両配線パターン画像8、8によって三つに分割された状態になってしまう。

このように異物画像6が分割された状態のままで認識されると、分類部49は連続した小さい異物に分類してしまう可能性があるため、異物5が断線不良や短絡不良等の致命不良の原因になるにもかかわらず、致命不良の原因にならない微小の異物であると、誤判定される可能性がある。例えば、配線パターン形成工程後の異物検査工程において、金属の異物が配線パターン間に跨がった状態であるのを配線パターン間に存在する微小異物であると誤判定した場合には、短絡不良を見逃すことになり、致命不良対策が遅れる。このため、歩留りが低下してしまう。したがって、差画像90が微小であると認識される場合であっても、配線パターン画像によって分割された異物画像であるのか、配線パターン間に存在する微小異物であるのかを判定する必要がある。

本実施形態においては、分割された差画像であるか否かが分類部49において、次のアルゴリズムによって判定される。まず、差画像が隣合う配線パターンによって3個以上に分割された場合を、図6(c)に示されているように、差画像90が左側分割像91、中央分割像92および右側分割像93に分割されている場合を例にして説明する。

図6(c)に示されているように、左側分割像91と中央分割像92との間の距離dおよび中央分割像92と右側分割像93との間の距離dから、配線パターン画像8の幅Lが減算される。その減算による差の値が予め設定した値εよりも小さい値である場合には、単一の異物の差画像90であると認定される。そして、図6(d)に示されているように、差画像90の配線パターン画像8と直交する方向の幅Xは、左側分割像91の左端と右側分割像93の右端との間の間隔によって測定される。このように単一異物の差画像90と認識された異物は致命不良を起こすものと判定される。

減算による差の値が予め設定した値εよりも大きい場合には、左側分割像91、中央分割像92および右側分割像93は別々の微小な異物と認識され、各幅xがそれぞれの異物のサイズとして測定される。そして、左側分割像91、中央分割像92および右側分割像93のサイズが配線パターン画像8、8間の距離Sよりも大きい場合には致命不良を起こす可能性のあるもの、すなわち、不良候補と判定され、小さい場合には致命不良を起こす可能性のあるものではないと判定される。

図7(c)に示されているように、左側分割像94と右側分割像95との二つに分割されている場合には、左側分割像94と右側分割像95との距離dからパターン幅Lを減算する。減算による差の値が予め設定した値εよりも小さい場合には、単一の異物の差画像90であっと判定される。すなわち、図7(c)に示されているように、差画像90の配線パターン画像8と直交する方向の幅Xは、左側分割像94の左端と右側分割像95の右端との間の間隔によって測定される。そして、この異物は致命不良を起こす可能性のあるもの、すなわち、不良候補と判定される。

減算による差の値が予め設定した値εよりも大きい場合には、左側分割像94と右側分割像95とは別々の微小な異物と認識され、各幅xがそれぞれの異物粒径として測定される。そして、左側分割像94および右側分割像95の各サイズが配線パターン画像8、8間の距離Sより大きい場合には、致命不良を起こす可能性のあるもの、すなわち、不良候補と判定され、小さい場合には致命不良を起こす可能性のあるものではないと判定される。

ここで、チップ良品率yiとは致命不良および不良候補の無いチップの合計の全チップに対する比率であり、チップ不良品率fiとは致命不良があるチップの合計の全チップに対する比率である。また、欠陥密度とは、単位面積当たりの異物・欠陥の個数である。欠陥密度は以下の定義に従い、2種類、推定範囲の最大と最小をそれぞれ表示した。欠陥密度Diは、

式中、Aはチップ面積、Lnは自然対数である。
欠陥ウエハ密度Wiは、

一ロットの検査が終了すると、ロット単位での検査結果情報が表3および表4に示されているように表示される。また、これらの検査結果情報は通信手段を用いて検査情報解析システム等の外部システムに伝送される。

散乱光検出式の異物検査装置はウエハの最表面の異物のみを検出するため、パターンの上に異物が存在すると、製品不良になる。各検査工程での良品率および不良品率を管理することにより、最終検査での歩留を予測することができる。また、不良品チップの分布から、異物がランダム異物であるかどうかを判定することができ、ランダム異物の場合は異物の分布をポアソン分布と仮定して、

とし、各工程の欠陥密度Di(添字iは工程を示す)を計算することができる。したがって、各工程に配分した欠陥密度管理値との乖離度により、不具合の場合には当該工程の異物・欠陥対策を行う。これらの途中工程での異物・欠陥管理方法は、従来の方法である異物・欠陥数と検査面積から算出した欠陥密度と異なり、最終検査の歩留モデル、すなわち、

に類似した方法で各工程の欠陥密度Diを算出したため、最終工程の歩留向上に直接効果がある不具合工程を抽出することができる。
