1)目標位置の位置出しの問題
上記した従来の平面試料作製方法では、ウェハ面内での位置特定、特に、ミクロンレベルでの位置出しを要する平面試料の作製は非常に難しく、また深さ方向の位置合わせも非常に難しい。例えば、半導体装置製造工程において、ある特定箇所のコンタクトホール底面部の50nm厚の層の構造を明らかにしたいというニーズに対しては、上記した従来の加工方法では、水平面内の位置出しが困難なことと、深さ方向の位置制御が極めて困難なこととのため、満足できる観察結果は殆ど得られない。このように、従来の加工方法では、観察すべき箇所が例えば1個しか無いような貴重な試料について、的確な観察結果をもたらし得る確率は非常に小さく殆どゼロに近かった。
2)ウェハ破損の問題
ウェハ検査によって得られた不良領域について平面TEM観察の必要が生じた場合、上記したようにウェハを劈開や、ダイヤモンドカッタやダイシングソーによって分断して、目的とする不良領域を含んだペレットに加工し、このペレットを上記の方法によって平面試料に仕上げる。つまり、従来の加工方法では、平面試料をウェハから作製するためには、観察箇所がウェハ内のたった1点であっても、必ずウェハを分断しなければならない。分断によって隣接する正常なチップまで分断されてしまう。最近では、ウェハ径は200mmであり、さらに300mmまたはそれ以上に大口径化する傾向にあるため、付加価値が高いデバイスが数多く搭載されたウェハをたった数箇所の検査のために切断や劈開で分断して、隣接する正常なチップまでも廃棄処分としてしまうことは非常に不経済となってきている。従って、ウェハを切断することなく観察所要領域のみを摘出し、特定領域の平面試料を作製できる加工方法が望まれている。
3)近接した深さの異なる部分についての平面試料作製の問題
隣接する複数の観察所望領域が、例えば、面内方向で10μm程度しか離れておらず、しかもウェハ表面からの深さが互いに異なるような観察ニーズも多い。このようなニーズに対しては、従来の加工方法では全く対応できなかった。すなわち、上記した従来方法では、複数の観察所望領域のうち1領域(ある特定深さの観察部)についてのみの平面試料を作製/観察できるが、他の観察所望領域については試料作製/観察を断念せざるを得なかった。つまり、互いに面内方向で近接しておりしかも深さの異なる複数領域についての平面試料を作製することができなかった。
4)加工時間の問題

図15(b)は、マーク形成後、目的とする微小試料片9を摘出し、試料ホルダ上面14に固定した状態を示しており、目的とする観察面と同一深さの面124を破線で示している。マーク122A,122B,122Cの底面は、この平面124と同一平面上にある。次に、図15(c)に示すように、試料ホルダ12を90°回転させてから、微小試料片9の側面上に、平面124を保護するためのデポジション膜を形成しておく。次いで、試料表面126に平行にFIBを照射して、微小試料片9の裏面から薄片化加工を行なう。符号125は、微小試料片9にFIB照射による薄片化加工を施す際の、FIBの入射方向を示している。このFIB照射による試料片裏側からの薄片形成作業を加工断面を注意深く観察しつつ継続する。先に設けたマーク122A,122B,122Cが加工断面上に露出した時に、丁度加工断面が目的とする平面(観察面)124に達したことになる。つまり、目的とする平面(観察面)124の片側の面127が露出したことになる。最後に、微小試料片9の表面126側からFIBによる薄壁化加工を施し、図15(d)のように、薄壁部18の厚さが0.2から0.05μm程度になった時に加工を終了する。なお、図15(d)では加工工程を判り易くするために、図15(c)における微小試料片9の表面126側が見えるように見る向きを変えて示している。このようにして完成した薄壁部18には観察目的位置120を示すマーク122A,122B,122Cが含まれているため、TEM観察に際しては、これらのマーク122A,122B,122Cやそれぞれのマークに設けられた突起部123A,123B,123Cの位置を基準にして、観察目的位置120を容易に探し当てることができる。なお、TEM観察時おける電子線入射方向を、符号129の矢印で示してある。

本発明による平面試料の作製方法において、所望の深さの平面を形成することがキーポントであるので、上記マーキング方法を具体例を示して更に詳しく説明する。図16は、試料ホルダ上に固定した微小試料片9の一部をその内部構造が判り易いようにして示した斜視図である。試料の例として、シリコン半導体デバイス内の非晶質絶縁物130中に導電性プラグ131を並べて設けた構造部分において、導電性プラグ131が直径の異なる3段のプラグ131A,131B,131Cを直列に接続されて構成されており、各々のプラグが化学蒸着法により形成されているものについて示してある。このような構造の場合、時として直列に繋がったプラグが高抵抗であったり、接触不良を起してプラグとしての役割を果たさない場合がある。接触不良の原因は、上段のプラグ孔のエッチング不良による上側のプラグの未到達による非接触、形状不良による接触断面積の縮減、各プラグ間の酸化膜などの絶縁層形成、絶縁性異物の混入など種々推測されるが、実際にプラグ間の界面を観察することが問題解決の糸口となる。このような例の場合には、プラグ界面を含む平面試料を作製してTEM観察することでプラグの連結部をプラグ軸方向から高倍率で観察できるため非常に便利である。例えば、事前にある種の検査手段を用いて、プラグ131Aと131Bの間が異常と判定され、その界面を観察すべくマーク122Dを施したとする。マーク122Dは試料表面132に垂直方向からFIB133を照射し、矩型凹部を形成した後、デポジション膜を埋め込んで形成した。マーク122Dの底面はプラグ131Bの底面と同一面となるように形成した。

試料移送機構47は、試料基板41が大口径のウェハであっても、試料基板上の任意の箇所からの微小試料片の素早い摘出を実現できるようにするために移動速度が早くストロークの大きな粗動部60とストロークはやや狭いが高い移動分解能を有する微動部61とで構成されている。また、試料移送機構47は、その全体を試料ステージ46から独立して設置され、試料片摘出位置(サンプリング位置)の大きな移動は試料ステージ46の移動に分担させた。粗動部60のXYZ方向の駆動系はモータやギヤ,圧電素子などで構成され、数mm程度のストロークで数μmの移動分解能を有している。微動部61は、試料室49内の他の部品との機械的干渉が生じないようにするためにできるだけコンパクトで、かつ、精密移動できるものであることが要求されるため、バイモルフ圧電素子を用いてサブμmの移動分解能を実現している。バイモルフ圧電素子の先端部(移動端)には直径50μm程度の細く尖鋭化したモリブデン製のプローブ10を連結し、バイモルフ圧電素子の基端部と粗動部60の移動端部との間は、連結棒62を介して連結した。バイモルフ圧電素子に動作電圧を与えることで、プローブ10に先端部はほぼZ方向(上下方向)に微動する。また、試料移送機構47は、試料ステージ46を傾斜させた時、傾斜軸46’に対して試料基板41表面が下がる側に設置し、それと同じ側に試料ホルダ50を搭載したホルダカセット58の載置場所を設定した。かかる配置構成によって、試料ステージ46の傾斜に際して試料移送機構47と試料基板1表面とが衝突等の機械的干渉を起こすことを回避できる。

上記した試料移送機構47の構成と類似した移送機構に関する従来技術として特開平05−052721号公報『試料の分離方法及びこの分離方法で得た分離試料の分析方法』(従来例2)がある。この従来例2によれば、分離試料を搬送する搬送機構は、バイモルフ圧電素子3個をXYZ軸に対応させて構成しているが、その搬送機構の設置位置は不明であり、唯一上記公報の図3からはステージ上に搬送機構が設置されているものと読み取れる。このように、搬送手段が試料ステージ上に設置されていると、観察対象部が例えば直径300mmのウェハの中心部である場合には、搬送機構先端部の移動ストロークが、搬送機構設置位置から試料中心部までの距離に比べて遥かに小さいため、その移動端が試料中心部(観察対象部/試料片摘出部)まで届かないという致命的問題点を有することになる。さらに、バイモルフ圧電素子は、一端(基端)を支点にして他端(移動端)が撓んで微動移動すると云う動作をするため、動作電圧印加に従って上記他端部は円弧を描くため、XY平面(水平面)内の移動では、1個のバイモルフ圧電素子の動作のみでは、搬送機構先端部(プローブ先端部)が一方向に直線的には移動しない。従って、3軸方向共にバイモルフ圧電素子で構成してプローブ先端部を所望位置に移動させるためには、3個のバイモルフ圧電素子が互いに動きを補正し合うように非常に複雑な制御をしなければならないという難点を有している。本発明による移送機構47の構成によれば、このような難点を解決し得る。 Japanese Patent Laid-Open No. 05-052721 “Method for separating a sample and method for analyzing a separated sample obtained by this separation method” (conventional example 2) is known as a related art relating to a transport mechanism similar to the configuration of the sample transport mechanism 47 described above.
