本発明は、半導体装置の製造技術に関し、特に、基板上に形成された薄膜(厚さ数ミクロン以下の被膜)の接着力の評価に適用して有効な技術に関する。

しかしながら、本発明者が検討したところ、上記テープピーリング法では、薄膜のピーリング強度よりもテープの接着剤の接着力が弱い場合、テープによる薄膜の引き剥がしができないことが明らかとなった。また、上記スクラッチ法では、基板と薄膜との間の接着力よりも強度が弱い薄膜において、初期のせん断応力と剥離時のせん断応力との変動が現れにくいことから、データの信頼性が低くなることが本発明者によって見いだされた。

以下、本発明の実施の形態を図面に基づいて詳細に説明する。なお、実施の形態を説明するための全図において、同一の機能を有する部材には同一の符号を付し、その繰り返しの説明は省略する。

(F) The adhesive force of the thin film formed on the substrate is examined by a measurement method including a step of lowering the cleavage blade at an oblique angle at a third angle and peeling the thin film from the substrate. A method for manufacturing a semiconductor device.

(F) The adhesive force of the thin film formed on the substrate is examined by a measurement method including a step of lowering the cleavage blade at an oblique angle at a third angle and peeling the thin film from the substrate. A method for manufacturing a semiconductor device.
