BACKGROUND OF THE INVENTION
The present invention relates to a gas blowing portion of a vapor phase growth apparatus, and more particularly to a gas blowing portion suitable for a metal organic vapor phase growth apparatus (MOCVD apparatus) for growing a group III-V compound semiconductor.
[0002]
[Prior art]
III-V compound semiconductors are widely used in optical devices such as LDs and LEDs, and electronic devices such as HEMTs and HBTs, and methods such as LPE, MBE, and MOCVD are known as methods for producing these devices. It has been.
The MOCVD method includes a method in which a group III gas and a group V gas are separately introduced into a growth chamber and introduced into a substrate through a cooled injector (see

[Problems to be solved by the invention]
However, in the case of growing a ternary or quaternary III-V group compound semiconductor such as AlGaAs, InAlGaP, InGaAsP, InGaN, or AlGaN with an MOCVD apparatus that performs epitaxial growth on a substrate placed on a rotating susceptor. Group III elements such as Al, Ga, and In and Group V elements such as As, P, and N vary in their respective incorporation rates depending on gas flow, boundary phase thickness, temperature distribution on the susceptor, etc., and are mixed uniformly. In addition, in the gas blowing portion of the MOCVD apparatus configured to supply the group III and group V gases, there is a problem that the distribution of the epitaxially grown film becomes non-uniform.
[0006]
The present invention solves the above-described problem in the gas blowing portion of the vapor phase growth apparatus, and the concentration of the raw material gas supplied onto the susceptor can be changed for each location on the susceptor surface. Another object of the present invention is to provide a gas blowing part of a vapor phase growth apparatus capable of obtaining an epitaxial film having a uniform distribution by changing the balance or introduction position of the introduction amounts of raw materials having different uptake rates depending on the temperature distribution on the susceptor. To do.
[0007]
[Means for Solving the Problems]
The gas blowing part of the vapor phase growth apparatus of the present invention comprises a rotatable susceptor capable of mounting one or more substrates in the growth chamber, and a heating means for heating the susceptor. In a vapor phase growth apparatus that introduces one gas, a second gas, and a carrier gas to perform epitaxial growth on a substrate, arc-shaped first gases separated from each other at the upper part of the growth chamber at the upper part of the rotation axis of the susceptor. By arranging a plurality of channels, a second gas channel and a carrier gas channel in the radial direction, each of the channels is provided with a gas inlet and a plurality of gas outlets. The above problems are solved.
[0008]
The gas blowing section of the vapor phase growth apparatus includes a plurality of arc-shaped first gas flow paths, second gas flow paths, and carrier gas flow paths that are arranged in a radial direction. Since the gas inlet is individually provided and the plurality of gas outlets are provided, the first gas, the second gas, and the carrier gas are separately supplied to the first gas flow path and the second gas flow, respectively. The gas can be introduced into the channel and the carrier gas channel so as not to be mixed, and the first gas and the second gas can be supplied alone or in a desired combination into the growth chamber.
Therefore, the concentration of the raw material gas supplied onto the susceptor can be changed for each location on the susceptor surface, and the balance or introduction position of the introduction amounts of raw materials having different uptake rates depending on the gas flow and the temperature distribution on the susceptor can be changed. By changing the thickness, an epitaxial film having a uniform distribution can be obtained.
[0009]
A first space is provided substantially parallel to the susceptor surface, a second space is provided substantially parallel to the susceptor surface via a partition wall having a vent hole below the first space, and a first gas is provided in the first space. A flow path of the second gas, a flow path of the carrier gas, and a flow path of the carrier gas. The flow path of the carrier gas is provided with a blowout hole through which the carrier gas is blown toward the substrate, If the second gas channel is provided with a branch channel having a nozzle whose tip extends into the second space toward the substrate, the pressure in the first space on the upstream side is the pressure in the second space on the downstream side. The carrier gas supplied to the first space is evenly distributed in the first space, enters the second space through the vent holes, and the first gas and the second gas supplied to the second space are increased. Since it is biased toward the substrate, the gas flow is directed toward the substrate and laterally. Diffusion is suppressed.
[0010]
If no partition is provided in the first space and a partition surrounding the nozzle group on the same radius is provided in the second space, the first gas and the second gas supplied to each nozzle group diffuse in the radial direction. Rather, it is reliably supplied for each location on the susceptor surface. For this reason, the partition is preferably provided in a direction perpendicular to the susceptor surface.
It is preferable that the nozzle is mounted substantially perpendicular to the flow path parallel to the susceptor surface and opened so as to form a gas flow in a direction perpendicular to the susceptor.
[0011]
Optimal gas for each of the plurality of flow paths is provided by providing control means for independently controlling the flow rate of the gas supplied to each inlet of the first gas flow path, the second gas flow path, and the carrier gas flow path. Thus, an epitaxial film having a uniform distribution can be obtained.
If a heat shield plate is provided between the nozzle and the susceptor so that the gas flows through the gap between the cooling pipes, effective gas cooling can be achieved.
[0012]
If a cooling pipe with a circular cross section is formed into a spiral shape that is substantially equal to the outer diameter of the susceptor with the rotation axis of the susceptor as the center, a heat shield plate can be formed without welding and can be manufactured at a relatively low cost. it can.
If the heat shield plate is configured by a plurality of cooling piping systems each having an inlet and an outlet for the refrigerant, gas cooling can be performed for each region.

【The invention's effect】
According to the present invention, the concentration of the raw material gas supplied onto the susceptor can be changed for each place on the susceptor surface, and the amount of introduction of raw materials having different uptake rates depending on the gas flow and the temperature distribution on the susceptor is balanced. Alternatively, an epitaxial film having a uniform distribution can be obtained by changing the introduction position.
