Description
【0001】

BACKGROUND OF THE INVENTION
The present invention relates to a mounting apparatus and a mounting method for heating and connecting an IC chip and a carrier member.
[0002]
[Prior art]
In recent years, a thin semiconductor device is required for a thin electronic device. In order to reduce the thickness of the semiconductor device, a so-called TAB component in which an IC chip is mounted on a carrier tape is used. When manufacturing a TAB component, there is a mounting process in which the IC chip and the carrier tape are heated and connected with a bonding tool. In this mounting process, if the IC chip and the carrier tape are not precisely positioned, the carrier tape lead and the bump of the IC chip are not connected, leading to the generation of defective products. become.
[0003]
Therefore, in the above-described mounting process, before connecting the carrier tape and the IC chip, they are imaged with a separate imaging camera to recognize the position, and after aligning based on the position recognition, the connection is performed. Like to do.
[0004]
An imaging camera for recognizing the positions of the IC chip and the carrier tape is disposed near the bonding tool. The bonding tool is usually heated to about 300 to 550 ° C. Therefore, stagnation occurs such that the air around the bonding tool including the imaging region of the imaging camera rises due to the radiant heat of the bonding tool and rises. As a result, air fluctuations occur in the imaging area of the imaging camera, which causes errors in position recognition by the imaging camera, and the IC chip and carrier tape cannot be positioned with high accuracy. .
[0005]
In order to remove air fluctuations in the imaging area, cooling air is poured into the imaging area, and the temperature of the imaging area heated by the radiation heat of the bonding tool is lowered, thereby causing air fluctuations in the imaging area. It is done to prevent it.
[0006]
However, if cooling air is supplied to the imaging area, the bonding tool is also cooled by the air and the bonding temperature becomes unstable. Therefore, the IC chip and the carrier tape can be bonded in a fixed state. I was unable to do it.
[0007]
[Problems to be solved by the invention]
As described above, when the IC chip and the carrier member are bonded by the bonding tool, air fluctuation occurs due to the thermal effect of the bonding tool. Therefore, the fluctuation causes the IC chip and the carrier member in the imaging camera to move. An error may occur in position recognition. If cooling air is allowed to flow through the imaging area of the imaging camera in order to eliminate the error, the bonding tool is cooled by the cooling air. The junction temperature due to the cable may become unstable, resulting in poor connection.
[0008]
An object of the present invention is to provide a mounting apparatus and a mounting method that prevent air fluctuations from occurring in the imaging region without supplying cooling air to the imaging region by the imaging means.
[0009]
[Means for Solving the Problems]
The invention of claim 1 is a mounting apparatus for connecting an IC chip and a carrier member while heating.
First imaging means for imaging the IC chip;
Second imaging means for imaging the carrier member in a predetermined recognition area;
The IC chip is held by any one of the IC chip and the carrier member that are aligned under the predetermined recognition area based on the imaging results of the first imaging unit and the second imaging unit. A pair of bonding tools connected while heating;
Characterized by comprising a heat insulating member for heat rejection during and between each of the pair of the bonding tool with Le - predetermined region and said pair of bonding tools including recognition area of the second imaging means .
[0010]
According to the invention of claim 1, since the recognition area by the imaging means is thermally shielded from the bonding tool by the heat shielding member, it is possible to prevent air fluctuation due to the thermal effect of the bonding tool from occurring in the recognition area. The position recognition accuracy by the imaging means is not lowered.
[0012]
