本発明はスパッタリングターゲットおよびそのスパッタリング装置に関するものである。

【従来の技術】
基板に薄膜を形成する技術としてマグネトロンスパッタリング技術が広く用いられている。マグネトロンスパッタリング技術は、ターゲット付近に発生させたプラズマ中のイオンをターゲットに衝突させることにより、ターゲットからスパッタ粒子をはじき出し、その粒子を基板に付着させて薄膜を形成するものである。マグネトロンスパッタリング技術は、高密度のプラズマを発生させて高速成膜をすることが可能であるため、現在の薄膜形成方法の主流となっている。

従来のスパッタリング装置の概要について、図7を参照して説明する。

図7において、6は真空処理室であり、真空処理室6内に、被成膜材料である基板7と成膜材料であるターゲット11とが対向して配置されている。8は基板7の内周マスク、9は基板7の外周マスク、10はターゲット11の裏面に配置したカソード12に対して高周波電力を供給する電源である。前記カソード12の構造は、中心軸1に対して回転対称としている。またターゲット11には、中央部に穴を設け、両端部に垂直な壁11a,11bを立設している。

またターゲット11の内周側と外周側には異なる極性を有す中心部ヨーク(磁極)2bと外周ヨーク(磁極)2aを配置し、直流電流を流すコイル13と前記磁極2a,2bと磁気結合されたヨークより構成される電磁石3が配置されている。

また基板7の裏面には内周側と外周側に永久磁石4,5が配置されており、このうち内周側の磁石4はターゲット11側の内周側に配置した磁極と同じ極を内周側に向けて配置している。一方、基板7の裏面に配置されて磁石のうち、外周側の磁石5はターゲット側の外周側に配置した磁極と同じ極を外周側に向けて配置している。

上記構成による作用を説明する。

ターゲット11と基板7とを対向して配置させた真空容器6内にスパッタガス(たとえば、アルゴンガス)を導入し、電極であるカソード12に電源10より高周波電圧を印加することにより、基板7とカソード12との間にプラズマを発生させる。すると、プラズマ中のイオンがターゲット11に衝突したときに生じた2次電子がターゲット近傍の陰極降下電位で加速され、アルゴンガス分子と衝突してアルゴンガス分子を電離することによりプラズマが維持され、またプラズマ内のアルゴンイオンが電場によって加速してターゲット11に衝突し、ターゲット物質が原子状態で真空中に飛び出す。そしてこの原子が基板7に付着し薄膜を形成する。この際、電磁石3の磁場によってターゲット11より飛び出して加速された電子や、プラズマ中に存在する電子はターゲット11表面付近に閉じこめられ、磁力線にしたがって運動し、高密度プラズマを発生させ、成膜速度を向上させる。

上記スパッタリング装置において、プラズマを維持するためにはこの磁力線がターゲット11上から出てターゲット上に落ちることが望ましい。一方、ターゲット11の材料利用効率を向上させ、高速成膜をさせるためには、この磁力線がターゲット表面と平行に近い方が、ターゲット11が均一にスパッタリングされるため好ましい。

しかし、ターゲット近傍の磁力線をターゲット表面と並行に近い形状にすると電子の閉じ込めが悪くなるため、上記のようにターゲット11の端部に壁11a,11bを立設して、電子の閉じ込めを良くしている。

図8にターゲット11の端部に壁11a,11bの面上の点における単位時間当たりの膜成長量を計算した結果を示す。このように、この壁面にはスパッタ粒子が再付着して成長している。

【発明が解決しようとする課題】
従来のマグネトロンスパッタ方法では材料利用効率を向上し、高速成膜をするために、ターゲット11の端部に壁11a,11bを立設すると、図8に示すように、スパッタ粒子がこの壁面に付着する。この付着したスパッタ粒子は、ダストの原因となることから、薄膜の膜質に悪影響を与える恐れがあった。

本発明は、このようなスパッタリングターゲットおよびスパッタリング装置において、スパッタ粒子の再付着をなくすことを目的とする。

本発明のスパッタリングターゲットにおいては、中心部に穴を設けたスパッタリングターゲットであって、

(実施の形態1)
図1は本発明の実施の形態1における、外径160mm、内径20mmのリング状のターゲットを用いて直径120mmの基板に成膜するマグネトロンスパッタリング装置の構成図、図2は同スパッタリング装置のスパッタリングターゲットの断面図である。

実施の形態1のスパッタリング装置では、後述するターゲット21の内周側と外周側に配置される異なる極性を有す中心部ヨーク(磁極)23bと外周ヨーク(磁極)23aの形状を、従来例の図7の形状と変更している。すなわち、中心部ヨーク(磁極)23bに、ターゲット内周側の壁22bの壁面と平行な面を形成し、外周ヨーク(磁極)23aに、ターゲット外周側の壁22aの壁面と平行な面を形成している。

図1において、ターゲットにもうけた壁面22a,22bとターゲット面22cのなす角度θ1およびθ1′を90度より小さくすることにより、壁面への膜の付着確率を下げかつ、壁面をスパッタさせることができる。さらに壁面上の全ての点において単位時間当たりの付着量が単位時間当たりのスパッタ量より小さい場合に、壁面での膜成長を防止する効果が大きくなる。図4に図1に示す構成において、計算により求めた、壁面への膜の付着量とスパッタされる量の差すなわち膜の成長量を示す。この結果より角度θ1およびθ1′を70度以下にすることで、壁面での膜成長を防止する効果が大きくなることがわかる。

また、磁極23aにターゲット外周側の壁22aの壁面と平行な面を設け、磁極23bにターゲット内周側の壁22bの壁面と平行な面を設けたことにより、磁極23a,23bから出た磁力線がターゲット21にもうけた壁22a,22bを通過しやすくなり、放電を維持しやすくでき、その結果、電子の閉じこめを良くすることができる。さらに、磁極23a,23bから出た磁力線がターゲット21の壁22a,22bを通過しやすくする効果があるため、壁面とターゲット表面22cのなす角度θ2,θ2′を大きくしても放電を維持することができ、壁の表面に膜が再付着しにくくし、さらに壁面もスパッタリングされやすくなることにより、ダストの原因となるうる壁面での膜成長を防止することができる。

なお、本実施の形態1では、電磁石3を使用しているが、永久磁石を使用してもよい。この場合、永久磁石は例えばネオジウム・鉄・ボロン磁石より構成するのが好ましい。また電源10として、高周波電力用電源を使用しているが、直流電源を使用してもよい。

(実施の形態3)
図6は実施の形態3におけるスパッタリング装置のスパッタリングターゲットの断面図である。

図6に示すように、平板のターゲット41の外周部に設けた壁42aの表面(上面と内周面)を細かな凹凸を有する面として、壁42aの表面の面粗度を悪く、すなわち荒らした状態としている。面粗度を悪くする手段としては、例えばガラスビーズを吹き付ける処理や表面に金属を溶射するという方法がある。この場合、溶射する金属としては例えばアルミニウム(Al)があり、また金属ターゲットの場合はターゲットと同じ物質であることが望ましい。

このように、壁面の面粗度を悪くすると、壁42a,42bに付着した膜の応力が低減される。よって、壁42a,42bに付着た膜ははがれにくくなり、ダストの原因となることを防止することができる。

以上のように本発明によれば、ターゲットに設けた壁の表面に膜が再付着しにくくなり、さらに壁面もスパッタリングされやすくなることにより、ダストの原因となりうる壁面での膜成長を防止することができるという有利な効果を得られる。
