【発明の属する技術分野】
本発明は、発光ダイオード(LED)、レーザダイオード(LD)等の半導体発光素子に係り、特には、基板上に積層される半導体層構造が窒化物半導体により構成される窒化物半導体発光素子に発光素子に関する。

【従来の技術】
紫外から赤色領域までの波長領域に発光するLED、LD等の半導体発光素子の材料としてInGaN、AlGaN、GaN等の窒化物半導体が有望視されている。現在、これら窒化物半導体材料で構成された青色LED、青緑色LEDが実用化され、ディスプレイ、信号等に用いられている。

これらの青色、青緑色発光窒化物半導体LED素子は、ダブルヘテロ構造を有し、基本的には、基板の上に、n型GaNよりなるn型コンタクト層と、n型AlGaNよりなるn型クラッド層と、n型InGaNよりなる活性層と、p型AlGaNよりなるp型クラッド層と、p型GaNよりなるp型コンタクト層とが順次積層された構造を有している。活性層には、Si、Ge等のドナー不純物および/またはZn、Mg等のアクセプター不純物がドープされている。このLED素子の発光波長は、活性層を構成するInGaNのInの比率を変えるか、または活性層にドープする不純物の種類を変えることにより、紫外から赤色領域まで変化させることができる。

他方、LD素子については、従来より種々の構造が提案されている。例えば特開平6−21511号公報には、分離閉じ込め型のLD素子が開示されている。このLD素子は、InGaNよりなる膜厚100オングストローム以下の活性層をn型GaN層とp型GaN層とにより挟持し、さらにn型GaN層およびp型GaN層のそれぞれの上にp型AlGaN層およびn型AlGaN層を設けた構造を有する。この素子において、AlGaN層が光閉じ込め層として作用している。

【発明が解決しようとする課題】
窒化物半導体LED素子については、上に述べたようなダブルへテロ構造が実現されたことにより、発光出力は実用レベルまで向上するに至っている。しかしながら、LED素子であってもさらに高い発光出力を示す素子が望ましいばかりでなく、従来のLED素子においては、活性層(発光層)に不純物がドープされているために、発光スペクトルの半値幅が広くなるきらいがある。発光スペクトルの半値幅が広いと、その発光色は白色味を帯びて見えるので、そのようなLED素子を用いて例えばフルカラーディスプレイを作製した際には、そのカラーディスプレイの色再現領域が狭くなることとなる。

他方、窒化物半導体LD素子は、前記特開平6−21511号公報に記載されているように、ノンドープのInGaNで形成された活性層を有するダブルへテロ構造により、理論的には、実現可能であるが、実際にはそのLD素子は発振するには至っていない。特にこの公報に記載されているように、活性層を量子井戸構造とすることにより、発光出力が大幅に向上するはずであるが、前述のように、実際はレーザ発振するに至っていない。

従って、本発明は、LED素子に適用した場合には、発光出力が高く、発光スペクトルの半値幅が狭いLED素子を実現でき、またLD素子に適用した場合には、現実のレーザ発振を行えるLD素子を実現できる新規な構造の窒化物半導体発光素子を提供することを課題とする。

【課題を解決するための手段】
本発明者らは、活性層をp型半導体層とn型半導体層で挟持した構造の窒化物半導体発光素子について鋭意研究した結果、活性層をInGaNで形成するとともに、これを量子井戸構造(単一量子井戸および多重量子井戸構造の双方を含む)とすることによって当該活性層からの発光をInGaNのバンド間発光に基づくものとすることができ、もって半値幅の狭い発光を得ることができること、および特定のp型層またはn型層を当該活性層に接して設けることによって、高い発光出力を示すおよび/または現実のレーザ発振を行える窒化物半導体発光素子が得られることを見いだした。これらの知見に基づいてさらに研究を進め、本発明を完成するに至った。

より具体的には、本発明の第1の側面によれば、第1および第2の主面を有し、かつインジウムとガリウムを含む窒化物半導体を包含する量子井戸構造の活性層、該活性層の第1の主面上に設けられたn型窒化物半導体層、および該活性層の第2の主面上に設けられたp型窒化物半導体層を有する半導体積層構造を備え、該n型窒化物半導体層は、該活性層の第1の主面に接して設けられ、かつインジウムとガリウムとを含むn型窒化物半導体またはn型GaNよりなる第1のn型クラッド層と、該第1のn型クラッド層よりも活性層から離れた位置に設けられ、前記第1のn型クラッド層よりも大きなバンドギャップを有し、かつn型Al f Ga 1−f N(0<f<1)を含む窒化物半導体よりなる第2のn型クラッド層とを含み、該p型窒化物半導体層は、該活性層の第2の主面に接して設けられ、かつアルミニウムとガリウムとを含むp型窒化物半導体よりなる第1のp型クラッド層を含み、該第1のp型クラッド層は、10オングストローム以上、1.0μm以下の厚さを有することを特徴とする窒化物半導体発光素子が提供される。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を説明する。なお、全図に渡り、しばしば、同様の部分は、同一符号をもって示されている。

図1は、本発明の一態様による窒化物半導体発光素子の構造を示す概略断面図である。

図1に示す窒化物半導体発光素子10は、活性層15、並びに活性層15を両側で挟んでいる第1のn型クラッド層14およびp型クラッド層16からなる半導体積層構造を有する。この半導体積層構造は、バッファ層12およびn型コンタクト層13を介して、基板11上に設けられている。

活性層15は、インジウムとガリウムとを含む窒化物半導体を包含する。インジウムとガリウムを含む窒化物半導体は、Inm Aln Ga1-m-n N(ここで、0<m<1、0≦n<1)で示すことができる。最も好ましくは、活性層15は、式Inm Ga1-m N(ここで、0<m<1)で示される窒化物半導体を包含する。インジウムの比率、すなわち各式におけるmの値を変えることにより、紫外から赤色までの領域の発光光を得るようにバンドギャップを変えることができる。なお、以下の記載において、式Inm Ga1-m N(ここで、0<m<1)または同等の式をもって表される窒化物半導体を単にInGaNと表示することがある。

活性層15は、量子井戸構造のものである。活性層15を量子井戸構造にすることにより、LED素子であれ、LD素子であれ、歪量子井戸効果、エキシトン発光効果等により、高出力の発光素子が実現できる。

本発明において、量子井戸構造とは、活性層を構成する窒化物半導体(InGaN)の量子準位間発光を生じさせる構造をいい、単一量子井戸構造および多重量子井戸構造の双方を含む概念である。

単一量子井戸構造とは、井戸層が単一組成の窒化物半導体の一層からなる構造を指す。すなわち、単一量子井戸構造の活性層は、単一の井戸層だけで構成され、この活性層(すなわち、例えば、単一組成のInGaNからなる)を両側で挟持する2つのクラッド層が障壁層を構成することとなる。

また、多重量子井戸構造とは、井戸層と障壁層とを順次積層した多層膜構造を指す。多重量子井戸構造の最少積層構造は、1つの障壁層とこの障壁層の両側に設けられた(2つの)井戸層とからなる3層構造または1つの井戸層とその両側に設けられた(2つの)障壁層とからなる3層構造であり得る。多重量子井戸構造において、両側の2つ最外層は、それぞれ井戸層または障壁層により構成される。活性層の2つ最外層がそれぞれ井戸層によって構成される多重量子井戸構造の場合には、当該活性層を両側で挟持する2つのクラッド層が障壁層を構成する。この多重量子井戸構造の活性層において、井戸層および障壁層は、両者をインジウムとガリウムを含む窒化物半導体(好ましくはInGaN)で形成することができる(ただし、両者の組成は異なる)が、井戸層をインジウムとガリウムを含む窒化物半導体(好ましくは、InGaN)で形成し、障壁層を他の窒化物半導体で、例えばInNやGaNで形成することもできる。すなわち、この多重量子井戸構造の活性層も、インジウムとガリウムを含む窒化物半導体を包含する。

活性層15は、単一量子井戸構造の場合では井戸層を100オングストローム以下の厚さに形成し、多重量子井戸構造の場合では各井戸層を100オングストローム以下の厚さにかつ各障壁層を150オングストローム以下の厚さに形成することが好ましい。いずれの場合でも、井戸層は70オングストローム以下の厚さを有することがさらに好ましく、50オングストローム以下の厚さを有することが最も好ましい。活性層中の障壁層は、100オングストローム以下の厚さに形成することがさらに好ましい。多重量子井戸構造の活性層は、200オングストローム以上の厚さを有することが特に好ましく、通常、0.5μmまでの厚さを有し得る。

単一量子井戸構造、多重量子井戸構造いずれの活性層15においても、活性層はn型、p型いずれでもよいが、特にノンドープ(不純物無添加)とすることにより半値幅の狭いバンド間発光、励起子発光、あるいは量子井戸準位発光が得られるので、特に好ましい。

活性層15にドナー不純物および/またはアクセプター不純物をドープする場合、当該不純物をドープした活性層の結晶性がノンドープの活性層の結晶性と実質的に同じであれば、ドナー不純物をドープした活性層は、ノンドープの活性層よりもバンド間発光強度がさらに強くなり得、他方、アクセプター不純物をドープした活性層は、本来のバンド間発光のピーク波長よりも約0.5eV低エネルギー側にシフトした発光ピーク波長を示すが、半値幅は広くなる傾向にある。また、アクセプター不純物とドナー不純物の双方をドープすると、アクセプター不純物のみドープした活性層の発光強度をさらに増大させることができる。特にアクセプター不純物をドープした活性層を得ようとする場合、活性層の導電型はSi等のドナー不純物をもドープしてn型とすることが好ましい。

しかしながら、本発明においては、活性層はバンド間発光により強力に発光するのが理想であるので、活性層15には不純物をドープしないことが最も好ましい。また、ノンドープの活性層を有する発光素子は、不純物をドープした活性層を有する発光素子よりもVf(順方向電圧)を低くすることができる。

活性層15の第1の主面に接して設けられている第1のn型クラッド層14は、インジウムとガリウムとを含むn型の窒化物半導体で形成される。InとGaを含む窒化物半導体は、結晶が比較的柔らかいので、いわばバッファ層として作用し、以下にも述べるように、活性層15およびそれ自体に、あるいはその上に形成され得る他の窒化物半導体層にクラックを生じにくくさせてそれらの結晶性を悪化させず、もって発光素子の発光出力を向上させる。第1のn型クラッド層14は、n型Inj Ga1-j N(0<j<1)で形成することが望ましい。このInj Ga1-j Nにおいて、jの値は、0<j≦0.5の範囲内にあることが好ましい。一般にInGaNは、Inの比率を多くするに従い、結晶性が次第に悪くなる傾向にあり、n型クラッド層として当該発光素子に実用的に発光出力の高い発光を行わせるためには、j値が0.5以下であることが好ましいのである。j値は、さらに好ましくは0<j≦0.3、最も好ましくは0<j≦0.2の範囲内にある。

また、第1のn型クラッド層14のキャリア濃度は、1×1018/cm3 〜1×1020/cm3 の範囲内にあることが望ましい。n型クラッド層14中のキャリア濃度が1×1018/cm3 よりも少ないと活性層15への電子注入効率が低下し、発光出力が低下する傾向にあり、他方n型クラッド層14中のキャリア濃度が1×1020/cm3 よりも大きいと第1のn型クラッド層の結晶性が悪くなり、発光出力が低下する傾向にあるからである。

第1のn型クラッド層14は、その厚さに特に制限はないが、活性層15と第1のn型クラッド層14とは、合計で、300オングストローム以上の厚さを有することが望ましい。InとGaとを含む窒化物半導体層(活性層+第1のn型クラッド層)の総厚が300オングストロームよりも薄いと、活性層15および第1のn型クラッド層14に、さらには第1のn型クラッド層に接して設けられる別の窒化物半導体層に、格子定数不整、熱膨張率の差等によりそれらの界面に存在し得る歪応力によって、クラックが生じやすくなるからである。上にも述べたように、InとGaを含む窒化物半導体は、その結晶が比較的柔らかいので、この応力を緩和させるのに有益であるが、その総厚を300オングストローム以上の厚さに形成することにより、当該応力をより一層緩和させるようになる。この総厚は、1μm以下であることが好ましい。

活性層15の第2の主面に接して形成されているp型クラッド層16は、p型窒化物半導体で形成される。そのような窒化物半導体は、式Ins Alt Ga1-s-t N(ここで、0≦s、0≦t、s+t≦1)で示すことができる。

基板11は、サファイア(C面、R面、A面を含む)、SiC(6H−SiC、4H−SiCを含む。)、Si、ZnO、GaAs、スピネル(MgAl2 O4 、特にその(111)面)、GaN、窒化物半導体と格子定数の近い酸化物単結晶等で形成することができるが、一般的には、サファイア、スピネル、GaNまたはSiCが使用される。

この発光素子20において、図1に示す発光素子構造に付加して設けられている第2のn型クラッド層21は、アルミニウムとガリウムを含むn型窒化物半導体で形成されている。このような第2のn型クラッド層21を設けることによって、第1のn型クラッド層14との間のバンドギャップ差を大きくすることができ、発光素子の発光効率を向上させることができる。

この第2のn型クラッド層21は、好ましくは、n型Ala Ga1-a N(ここで、0<a<1)で形成される。この場合において、aの値は、0<a≦0.6の範囲内にあることが好ましい。AlGaNはその結晶が比較的硬く、0.6より大きいと、第1のn型クラッド層14の存在にもかかわらず、その層にクラックが比較的発生しやすくなり、発光出力を低下させる傾向にあるからである。a値は、0<a≦0.4の範囲内にあることが最も好ましい。なお、本明細書において、Ala Ga1-a Nまたは同等の式をもって表される窒化物半導体を単にAlGaNと表示することがある。

また、第2のn型クラッド層21のキャリア濃度は、5×1017/cm3 〜1×1019/cm3 の範囲内にあることが望ましい。そのキャリア濃度が5×1017/cm3 よりも低いと、AlGaNの抵抗率が高くなるので、発光素子のVfが高くなり、発光効率が低下する傾向にあり、一方、そのキャリア濃度が1×1019/cm3 よりも高いとAlGaNの結晶性が悪くなり発光効率が低下するからである。第2のn型クラッド層21は、通常、50オングストローム〜0.5μmの厚さをもって形成することができる。

活性層15の第2の主面に接して設けられている第1のp型クラッド層36は、インジウムとガリウムとを含むp型の窒化物半導体で形成される。InとGaを含む窒化物半導体は、結晶が比較的柔らかいので、いわばバッファ層として作用し、以下にも述べるように活性層15およびそれ自体に、あるいはその上に形成され得る他の窒化物半導体層にクラックを生じにくくさせてそれらの結晶性を悪化させず、もって発光素子の発光出力を向上させる。第1のp型クラッド層36は、p型Ink Ga1-k N(0<k<1)で形成することが望ましい。このInk Ga1-k Nにおいて、kの値は、0<k≦0.5の範囲内にあることが好ましい。一般にInGaNは、Inの比率を多くするに従い、結晶性が次第に悪くなる傾向にあり、p型クラッド層として当該発光素子に実用的に発光出力の高い発光を行わせるためには、k値が0.5以下であることが好ましいのである。k値は、さらに好ましくは0<k≦0.3、最も好ましくは0<k≦0.2の範囲内にある。

また、第1のp型クラッド層36のキャリア濃度は、1×1017/cm3 〜1×1019/cm3 の範囲内にあることが望ましい。第1のp型クラッド層36中のキャリア濃度が1×1017/cm3 よりも少ないと活性層15への電子注入効率が低下し、発光出力が低下する傾向にあり、他方p型クラッド層36中のキャリア濃度が1×1019/cm3 よりも大きいと第1のp型クラッド層の結晶性が悪くなり、発光出力が低下する傾向にあるからである。第1のp型クラッド層36は、図1に示す構造におけるp型クラッド層16に関して述べた方法により好ましく得られる。

第1のp型クラッド層36は、その厚さに特に制限はないが、活性層15と第1のp型クラッド層36とは、合計で、300オングストローム以上の厚さを有することが望ましい。InとGaとを含む窒化物半導体層(活性層+第1のp型クラッド層)の総厚が300オングストロームよりも薄いと、活性層15および第1のp型クラッド層36に、さらには第1のp型クラッド層に接して設けられる別の窒化物半導体層に、格子定数不整、熱膨張率の差等によりそれらの界面に存在し得る歪応力によって、クラックが生じやすくなるからである。上にも述べたように、InとGaを含む窒化物半導体は、その結晶が比較的柔らかいので、この応力を緩和させるのに有益であるが、その総厚を300オングストローム以上の厚さに形成することにより、当該応力をより一層緩和させるようになる。この総厚は、1μm以下であることが好ましい。

また、図8に示すように、サファイアのような絶縁性材料を基板11としてレーザ素子を作製する場合、レーザ素子の構造はフリップチップ方式となる。すなわち、基板11の同一面側に、より具体的には、基板11の窒化物半導体層形成側に正、負両電極19,18を形成する構造となる。この場合、図8に示すように、n型層側に形成する第1の多層光反射膜81は、負電極18が形成されているn型コンタクト層13の水平面よりもp層側すなわち上方に位置して形成することが好ましい。第1の多層光反射膜81をn型コンタクト層13の水平面よりも基板11側に形成すると、第2のn型クラッド層21とn型コンタクト層13との屈折率の差が小さいために、活性層15からの発光が、活性層15よりも下側に位置するn型コンタクト層13中に広がってしまい、十分な光閉じこめができない場合があるからである。これは、サファイアのような絶縁性基板を使用した窒化物半導体レーザに特有の現象である。

さて、各多層光反射膜81,82を構成する2種類の窒化物半導体は、少なくとも一方がインジウムとガリウムとを含む窒化物半導体(例えばInq Ga1-qN(ここで、0<q<1))またはGaNであることが好ましい。なぜなら単一層を積層して多層光反射膜とする場合、その単一層の一方をInGaNまたはGaNで形成することにより、そのInGaNまたはGaN層がバッファ層のような作用をして、もう一方の単一層にクラックが入るのを防止することができるからである。これは、InGaN層、GaN層の結晶がAlGaNに比べて柔らかいことによるものである。これに対し、多層光反射膜を例えば互いにAl組成の異なるAlGaN層により、例えば総膜厚0.5μm以上となるように多層形成すると、多層膜中にクラックが入り、素子作製が困難となる。

各多層光反射膜を構成する2種類の窒化物半導体層の最良の組み合わせは、一方を前記のようにInc Ga1-c NまたはGaNで形成し、もう一方をアルミニウムおよび/またはガリウムを含む窒化物半導体(例えば、Alc Ga1-c N(ここで、0≦c<1))で形成するものある。Inq Ga1-q NとAlc Ga1-c Nとは屈折率の差が大きいので、これらの材料で多層光反射膜を構成することにより、発光波長に応じて反射率の大きい多層光反射膜の設計が可能となる。また、Inq Ga1-q Nがバッファ層として作用し得るため、Alc Ga1-c N層にクラックが入ることなく10層以上積層することができる。なお、InN、GaN、およびAlNの屈折率は、それぞれ、2.9、2.5、および2.15である。これらの混晶の屈折率はベガードの法則に従うと仮定し、組成に比例するものとして求めることができる。

第2のn型クラッド層294bは、n型Alf Ga1-f N(ここで、0<f<1)で形成することが最も好ましい。n型AlGaNは、InGaNを包含する活性層95に対し、バンドギャップ差および屈折率差を、他の窒化物半導体に比べて、大きくできるからである。この場合において、fの値は、上記理由と同様の理由から、0.6までの値をとることが好ましく、0.4までの値をとることがさらに好ましい。そのキャリア濃度も、上記理由と同様の理由から、5×1017/cm3 〜1×1019/cm3 であることが好ましい。また第2のn型クラッド層294bとn型コンタクト層93との間に、n型InGaNよりなる層を設けることにより、AlGaNよりなる第2のn型クラッド層を良好な結晶性をもってクラックの発生を少なくして成長させることができる。

図15に示すように、第1のp型クラッド層96aの厚さが1μmよりも厚くなると発光出力は急激に低下する傾向にある。そのような厚さになると、第1のp型クラッド層96aにクラックが入り、素子の結晶性が悪くなることによるものである。図15から、LED素子の場合には、第1のp型クラッド層96aの膜さは10オングストローム(0.001μm)以上、1μm以下の厚さが好ましいことがわかる。このような傾向は、第1のp型クラッド層をAlGaNで形成する本発明の他の形態の窒化物半導体発光素子のすべてについて確認された。なお、LD素子の場合に第1のp型クラッド層の好ましい厚さが100オングストローム以上であるのは、上記の通り、別の理由による。

図16からわかるように、第1のn型クラッド層294aの厚さが1μmよりも厚くなると発光出力は急激に低下する傾向にある。これは第1のn型クラッド層294a自体の結晶性が悪くなり、例えば結晶が黒くなったり、ピットが発生するためである。また第1のn型クラッド層294aの厚さが30オングストロームよりも薄くなっても、発光出力が低下する傾向にある。これはInGaNよりなる第1のn型クラッド層294aがバッファ層として効果的に作用する好ましい膜厚が30オングストローム以上であることを示している。このような傾向は、第1のn型クラッド層をInGaNまたはGaNで形成する本発明の他の形態の窒化物半導体発光素子のすべてについて確認された。なお、既に説明したように、第1のn型クラッド層294aが10オングストロームよりも薄くなると、バッファ層として作用せず、その上に形成される活性層95およびクラッド層294b、296に多数のクラックが発生するため、素子作製も難しくなり、発光出力は大幅に低下する。

さて、本発明において、窒化物半導体は、いずれも、ドナー不純物をドープしないで成長させてもn型を示すが、最も好ましくは窒化物半導体の結晶成長中にSi、Ge、Te、S等のドナー不純物をドープする。ドナー不純物濃度を調整することにより、n型窒化物半導体層のキャリア濃度を調整できる。

【実施例】
以下本発明を実施例に基づいて説明する。以下の実施例では、全ての窒化物半導体層をMOVPE法により成長させている。

実施例1まず、原料ガスとしてTMG(トリメチルガリウム)とNH3 とを用い、反応容器にセットしたサファイア基板のC面に500℃でGaNよりなるバッファ層を500オングストロームの厚さに成長させた。
