【発明の属する技術分野】
本発明は、チップと基板を接続するワイヤボンディングにおいて、ワイヤと基板のパッドをボンディングするワイヤボンディングにおけるセカンドボンディング点の検査方法に関するものである。

【従来の技術】
チップと、チップが搭載されたリードフレームやプリント基板などの基板をワイヤで接続するワイヤボンディングは、次のようにして行われる。まず、キャピラリツールの下端部から下方へ導出されたワイヤの下端部とトーチとの間で電気的にスパークを発生させ、ワイヤの下端部にボールを形成した後、キャピラリツールを下降させてボールを基板に搭載されたチップの上面にボンディングする(以下、「ファーストボンディング」という)。次いで、キャピラリツールを一旦上方に移動させた後に、キャピラリツールの下端部を所定の軌跡を描かせながら基板のパッドに向かって下降させワイヤを基板にボンディングする(以下、「セカンドボンディング」という)。そしてワイヤボンディング後には、チップやワイヤを保護するため、樹脂封止が行われる。

この樹脂封止に先立って、ワイヤボンディングの状態を確認するための検査が行われ、正常なワイヤボンディングが行われているか否かが検査される。この検査では、セカンドボンディング点については、ボンディングの際にキャピラリツールによって押しつぶされた三日月形状部、いわゆるクレセント部の位置や形状が検出対象となる。これらを検出することにより、ボンディングが正常に行われたか否かを検査できるとともに、ボンディング圧力やボンディング位置など、ボンディング装置のボンディング条件の設定に何らかの異常があるか否かを推定することができる。従来より、セカンドボンディング点の検査には、画像認識による方法、すなわちクレセント形状を特定するために定義された始点・終点を画像認識によって検出し、これらの始点・終点を用いてクレセントの位置や大きさを特定する方法が用いられていた。

【発明が解決しようとする課題】
しかしながら、画像認識によって求められたクレセントの始点・終点によって得られる情報は必ずしもクレセント部の正確な位置やワイヤ接合強度を示すとは限らず、場合によっては実際の状態を正しく反映しない場合があり、適切な検査が行えないという問題点があった。

そこで本発明は、クレセント部の位置や形状を正しく検出して適切な検査を行うことができるワイヤボンディングにおけるセカンドボンディング点の検査方法を提供することを目的とする。

【課題を解決するための手段】
請求項1記載のワイヤボンデイングにおけるセカンドボンディング点の検査方法は、基板のパッドのボンディング点をカメラにより撮像し、撮像結果を画像処理することにより前記ボンディング点にボンディングされたワイヤのクレセント部を検査するワイヤボンディングにおけるセカンドボンディング点の検査方法であって、前記セカンドボンディング点の画像を取得する工程と、前記画像よりクレセント部をクレセントの輪郭線に近似する線分である部分円弧を含んだ基準パターンを用いて検出する工程と、前記検出結果に基づいてクレセント部を含む検査エリアを前記基準パターンの前記部分円弧を延長して得られる円弧を用いて設定する工程と、前記検査エリア内において所定の輝度条件に合致する画素の画素数をカウントする工程と、この画素数をしきい値と比較することによりワイヤの接合強度の合否を判定する工程とを含む。

本発明によれば、クレセントの検出結果に基づいてクレセント部を含む検査エリアを予め定められた幾何形状を用いて設定し、この検査エリア内において所定の輝度条件に合致する画素の画素数やこれらの画素の集合領域の面積重心を求め、この画素数や面積重心の位置をしきい値と比較することによりワイヤの接合強度やボンディング位置の合否を判定することにより、クレセントの接合状態や位置をより実際に即した形で検査することができる。

【発明の実施の形態】
次に本発明の実施の形態を図面を参照して説明する。図1は本発明の一実施の形態のワイヤボンディングにおけるセカンドボンディング点の検査装置の構成を示すブロック図、図2は同ワイヤボンディングが行われる基板の平面図、図3は同セカンドボンディング点の拡大側面図、図4、図5は同セカンドボンディング点の拡大画像図、図6はワイヤボンディングにおけるセカンドボンディング点の検査方法を示すフロー図、図7、図8は同ワイヤボンディングにおけるセカンドボンディング点の検査方法の説明図である。

まず図1を参照してワイヤボンディングにおけるセカンドボンディング点の検査装置の構成を説明する。図1において、ステージ1上には基板2が載置されている。基板2上にはチップ4が搭載されている。基板2のパッド3とチップ4のパッド5はワイヤ6によってボンディングされている。ステージ1の上方にはXテーブル9およびYテーブル10より成る可動テーブル11が配設されている。可動テーブル11にはカメラ8が装着されている。カメラ8は可動テーブル11によりX方向やY方向に水平移動し、チップ4や基板2を撮像する。カメラ8の下方には照明部7が装着されている。照明部7は撮像時にチップ4や基板2を照明する。

カメラ8にはA/D変換部12が接続されている。A/D変換部12は撮像データを画像データにA/D変換する。画像記憶部13はA/D変換された画像データを記憶する。ボンディング座標記憶部14は、ボンディング点、すなわちチップ4のパッド5や基板2のパッド3の座標値を記憶する。処理演算部15はボンディング点の画像データに基づきクレセント有無の判定のために必要な演算を行う。検査結果記憶部16は各ワイヤについての判定結果を記憶する。XYテーブル制御部17は可動テーブル11の動作を制御する。

次に図2を参照して検査の対象となるワイヤボンディング点について説明する。図2において、基板2上にはチップ4が搭載されている。チップ4の上面には縁部に沿って多数のパッド5が形成されている。また基板2上には、チップ4のそれぞれのパッド5に対応した位置にパッド3が形成されている。チップ4のパッド5と基板2のパッド3はワイヤ6で接続されている。パッド5のボンディング点はファーストボンディング点であり、基板2のパッド3のボンディング点はセカンドボンディング点30である。パッド5から延出するワイヤ6の延出角度αは、ボンディング点30によってそれぞれ異なっており、ボンディング座標データ、すなわちパッド5上のファーストボンディング点の座標と、パッド3のセカンドボンディング点の座標を用いて計算によって求められる。

次に図3を参照してセカンドボンディング点30について説明する。基板2のパッド3の上面にワイヤ6がボンディングされている。31a,31b,31cはワイヤ6をボンディングするキャピラリツールの下端部の動きを動作の順に従って示したものである。まず31aはキャピラリツールの下端部がワイヤ6をパッド3に押し付け始めたタイミングでの位置を示している。

この後キャピラリツールはワイヤ6をパッド3に押し付けながら更に下降するとともにボンディング点へ向って横移動し、31bの位置を経て最終的に31cの位置に至り、パッド3の上面を下方に押し付けて凹型形状の圧痕32を形成する。このとき、キャピラリツールが31aから31bの位置に移動する過程において、ワイヤ6はキャピラリツールの下端部によって押しつぶされ、斜面状部6bが形成される。

このワイヤボンディングにおけるセカンドボンディング点の検査装置は上記のような構成より成り、以下セカンドボンディング点の検査方法について説明する。まず図1に示すようにチップ4が搭載された基板2がステージ1上に載置される。次に可動テーブル11を駆動してカメラ8を検査対象であるセカンドボンディング点30の上方に移動させ、照明部7を点灯してカメラ8によりセカンドボンディング点30を撮像する。撮像されたデータはA/D変換部12を経て画像記憶部13に送られ、画像データとして記憶される。この画像データは処理演算部15に読み込まれ、画像データを画像処理演算して検査が行われる。

ここで、カメラ8により撮像して得られる画像について説明する。図3において下向きの矢印eは照明光の入射方向を、上向きの矢印fは反射光の反射方向を示している。パッド3の上面に入射する光は上向きに反射し、ワイヤ6やワイヤ6の斜面状部6bに入射する光は斜め方向に反射するため、カメラ8によって上方から撮像された画像上ではパッド3と、ワイヤ6、斜面状部6bは輝度が異る。したがって画像データを2値化処理または多値化処理することにより、図4に示すようにパッド3の上面を明像とし、ワイヤ6と図3に示す斜面状部6bを平面視して三日月形状となる部分、いわゆるクレセント6cを暗像とする画像を得ることができる。

このようにして得られた画像に基づき、ボンディング状態の検査を行う方法について説明する。まず図5を参照してクレセント6cの形状を表す基準パターンについて説明する。基準パターンとしては、図5(a)に示すように、クレセント6cの輪郭線A,Bを近似する線分としての円弧a,bをそれぞれ含む基準パターン[A],[B]が設定される。

これらの基準パターン[A],[B]は、経験データに基づき、当該検査に求められる精度段階に応じて設定されるものである。すなわち、本実施例では輪郭線A,Bを近似する線分として円弧a,bを用いているが、円弧以外のもの、例えば楕円や放物線などクレセント6cの形状をさらによい精度で近似できるものを用いることにより、検査精度をより高めることができる。また、非常にラフな検査を行う場合には、近似する線分として最も単純な直線を選択することもできる。これらの基準パターン[A],[B]をセカンドボンディング点の画像上でマッチングさせることにより、画像上での輪郭追跡などの処理時間を要する処理を必要とせずにクレセント6cを近似的に検出することができる。

これらの基準パターン[A],[B]は、基準パターン記憶部18に記憶されており、図5(b)に示すように、それぞれの基準パターンの画像を検査対象のボンディング点のワイヤ延出角度αやクレセント拡がり角βに応じて画面上で回転させることにより、ボンディング点の画像上での実際の傾きにほぼ合致した画像を得る。

すなわち、基準パターン[A]をワイヤ延出角度αだけ回転することにより、輪郭線Aの傾きに合致した回転後基準パターン[A]’が得られ、基準パターン[B]をワイヤ延出角度αだけ回転させ、クレセント拡がり角度βだけ戻すと輪郭線Bの傾きに合致した回転後基準パターン[B]’が得られる。回転後基準パターン[B]’’は、回転後基準パターン[B]’のワイヤ延出線に関しての対称パターンである。

以下、セカンドボンディング点の検査方法について図6のフローに沿って説明する。まずセカンドボンディング点を撮像して画像を取得する(ST1)。次に、図5に示すように、基準パターンをワイヤ6の延出角度αに応じて回転させた回転後パターンを作成して回転パターン記憶部19に記憶させる(ST2)。ここでは、延出角度αからクレセント6cの拡がり角度±βだけ回転角度を変えた2通りの回転後基準パターンが作成される。延出角度αや拡がり角度βは、ボンディング座標記憶部14から読み出される。次いで、作成された回転後基準パターンを用いて画像内でクレセント部を検出する(ST3)。このクレセント部検出は、図7に示すように回転後基準パターンと画像とをマッチングさせることにより行われる。

次いで、クレセント部の検出結果に基づいてクレセント部を含む検査エリアを、予め定められた幾何形状を用いて、ここでは円弧図形を用いて設定する(ST4)。すなわち、図8に示すようにクレセント検出に用いられた各回転後基準パターンの部分円弧a,b,b’をそれぞれ延長して得られる円弧CRa,CRb,CRb’を重ね合わせ、円弧CRb,CRb’の内側で且つ円弧CRaの外側に相当するエリアをクレセント部分を含む検査エリアSとして設定する。

この後、上記で設定された検査エリアS内の画素で所定の輝度条件に合致する画素の画素数およびこれらの画素の集合領域の面積重心を求める(ST5)。この輝度条件のデータはしきい値記憶部20に記憶されている。そして、この画素数をしきい値と比較することにより接合強度の合否を判定する(ST6)。ここで、しきい値に満たなければボンディング面積が小さく接合強度は不十分であると判定し(ST7)、しきい値以上であれば接合強度は充分であると判定する(ST8)。そして、ST5にて求められた面積重心位置をボンディング位置として出力し、これをしきい値記憶部20から読み出された位置ズレの許容範囲を示すしきい値と比較することにより、ボンディング位置の合否を判定する(ST9)。これにより、セカンドボンディング点の検査処理を終了する。

上記説明したように、本実施の形態ではクレセント6cの部分形状を表す基準パターンを予め必要とされる検査精度に応じて設定してこの基準パターンによってクレセント部を検出し、さらに検出結果に基づいて予め定められた幾何形状を用いてクレセント部を含む検査エリアを設定する。そしてこの検査エリア内で所定の輝度条件に合致する画素の部分をワイヤがパッドにボンディングされているクレセントとして検出し、ボンディング結果の合否判定はこのようにして検出されたクレセントの面積および重心位置に基づいて行われる。

すなわち、このクレセントの面積によって接合強度が判定され、クレセント面積の重心位置によってボンディング位置が判定される。このように、ボンディング強度やボンディング位置の判定指標として、クレセントの面積や重心位置など人間の感覚的判定により近く且つ数値データ化に適した指標を用いていることから、従来用いられていたクレセントの特定サイズを検出して合否判定を行う方法と比較して、より妥当な検査結果を得ることができる。

【発明の効果】
本発明によれば、クレセントの検出結果に基づいてクレセント部を含む検査エリアを予め定められた幾何形状を用いて設定し、この検査エリア内において所定の輝度条件に合致する画素の画素数やこれらの画素の集合領域の面積重心を求め、この画素数や面積重心の位置をしきい値と比較することによってワイヤの接合強度やボンディング位置の合否を判定するようにしたので、クレセントの接合状態や位置をより実際に即した形で検査することができ、従来方法と比較してより妥当な検査結果を得ることができる。
