本発明は、太陽電池などに用いられる低抵抗の透明導電性薄膜を、スパッタリング法で作製する際に使用される焼結体スパッタリングターゲットおよびその製造方法に関する。

【従来の技術】
透明導電性薄膜は、高い導電性と可視光領域での高い透過率とを有し、太陽電池や液晶表示素子、その他各種受光素子の電極などに利用されている他、自動車や建築用の熱線反射膜、帯電防止膜、冷凍ショーケースなどの各種の防曇用の透明発熱体としても利用される。

透明導電性薄膜には、アンチモンやフッ素をドーパントとして含む酸化錫(SnO2)や、アルミニウムやガリウムをドーパントとして含む酸化亜鉛(ZnO)や、錫をドーパントとして含む酸化インジウム(In2O3)などが広範に利用される。特に、錫をドーパントとして含む酸化インジウム膜、すなわちIn2O3−Sn系膜は、ITO(Indium tin oxide)膜と称され、低抵抗の膜が容易に得られることから特に良く用いられる。

これらの透明導電性薄膜の製造方法としては、スパッタリング法が良く用いられる。スパッタリング法は、蒸気圧の低い材料の成膜や、精密な膜厚制御を必要とする成膜の際に有効な手法であり、操作が非常に簡便であるため、工業的に広範に利用される。

スパッタリング法は、一般に、約10Pa以下のガス圧のもとで、基板を陽極とし、薄膜の原料であるターゲットを陰極として、これらの間にグロー放電を起こしてアルゴンプラズマを発生させ、プラズマ中のアルゴン陽イオンを陰極のターゲットに衝突させ、衝突によってはじきとばされるターゲット成分の粒子を基板上に堆積させて、薄膜を形成するというものである。

スパッタリング法は、アルゴンプラズマの発生方法で分類され、高周波プラズマを用いるものは高周波スパッタリング法といい、直流プラズマを用いるものは直流スパッタリング法という。また、ターゲットの裏側にマグネットを配置して、発生するプラズマをターゲット直上に集中させ、低ガス圧でもアルゴンイオンの発生効率が上がるように成膜する方法をマグネトロンスパッタ法という。

しかし、前記透明導電性薄膜は、低抵抗であるものの、キャリア濃度が非常に高いため、赤外波長領域での透過率が低下している。これは、赤外光のキャリア電子によるプラズマ吸収による。従って、前記の透明導電性薄膜を太陽電池に用いた場合、赤外光をセルに入射させることができず、エネルギーとして有効に利用できないという問題があった。

前記以外の透明導電性薄膜の作製も試みられているが、スパッタリング法で安定して良質の透明導電性薄膜を作製できるターゲットが得られていないために、実施されずにいる。

【発明が解決しようとする課題】
本発明の目的は、赤外波長領域で透過率の低下が非常に少なく、しかも、In2O3−Sn系と同等の低抵抗を有する透明導電性薄膜を、スパッタリング法で再現性良く安定して製造できるターゲットを提供する。

【課題を解決するための手段】
本発明の透明導電性薄膜作成用焼結体ターゲットは、酸化インジウムを主成分として、タングステン/インジウム原子数比が0.003〜0.15の範囲で、タングステンを含有する。本発明において、タングステンのインジウムに対する原子数比の範囲を制限した理由は、上記範囲を逸脱すると、得られる透明導電性薄膜が低抵抗でなくなるからである。特に、より低抵抗の薄膜を得るためには、タングステン/インジウム原子数比が0.003〜0.065の範囲となるようにする。

タングステンが、分散していることが好ましい。すなわち、前記タングステンがターゲット内に含まれる形態は、WO3、WO2などの酸化タングステンの形で、酸化インジウム焼結体中に分散している形態でもよいが、In2W3O12などの酸化インジウム−酸化タングステン間の複合酸化物の形で、酸化インジウム焼結体中に分散している形態でもよい。

また、該焼結体ターゲットは、相対密度が90%以上であることが好ましい。ターゲットの焼結体の相対密度が90%未満であると、長時間スパッタリングした場合、エロージョン近傍に突起物(ノジュール)が発生して、成膜中にアーキングが起きやすくなる。成膜中にアーキングが発生すると、膜質が悪化して、得られる透明導電性薄膜を低抵抗にできない。ノジュールおよびアーキングの生じやすさは、発明者の実験によると、焼結体ターゲットの相対密度と密接に関連があり、焼結体の相対密度を90%以上にすることで、効果的にノジュールおよびアーキングの発生を抑制できる。

【発明の実施の形態】
本発明に係わる透明導電性薄膜作製用焼結体ターゲットによれば、酸化インジウムに、タングステン/インジウム原子数比が0.003〜0.15の割合で、タングステンが分散している。そのため、前記焼結体ターゲットからスパッタリング法で得られる透明導電性薄膜は、従来のIn2O3−Sn系膜よりもキャリア濃度が低く、移動度の高い透明導電性薄膜、すなわち赤外波長領域での透過率が低下せず、In2O3−Sn系膜と同等の比抵抗を有する透明導電性薄膜が得られる。

特に、タングステンが酸化インジウムのインジウムサイトに置換固溶し、相対密度が90%以上である焼結体ターゲットを使用することによって、安定して良質の透明導電性薄膜を製造することができる。

なお、相対密度は、水を用いたアルキメデス法によって測定した焼結体密度と、空孔を全く含まない場合の理論密度をもとに、(焼結体密度/理論密度)×100(%)の式から算出した値である。ここで、相対密度を算出する際に用いた各組成における理論密度は、粉末X線回折で求めた格子定数と、酸素欠陥がなく、タングステンが全て正規のインジウム位置に置換したときのビッグスバイト型構造の単位胞の質量から算出する。

(実施例)
以下、実施例によって、本発明をより具体的に説明する。

(実施例1)
先ず、平均粒径が1μm以下のIn2O3粉末、および平均粒径が1μm以下のWO3粉末を、タングステン/インジウム原子数比が0.003の割合となるように調合して、樹脂製ポットに入れ、さらに純水を加えて、硬質ZrO2ボールミルを用いた湿式ボールミル混合を行った。混合時間は20時間とした。得られる混合スラリーを取り出し、濾過、乾燥および造粒を行った。得られる造粒物を、294MPa(3t/cm2)の圧力を掛けて冷間静水圧プレスで成形した。

次に、成形体を以下のように焼結した。

焼結炉内に、炉内容積0.1m3当たり5L/minの割合で、酸素を導入する雰囲気で、1500℃で5時間焼結した。この際、1000℃までを1℃/min、1000〜1500℃を3℃/minで昇温した。その後、酸素導入を止め、1500℃〜1300℃を10℃/minで降温した。そして、炉内容積0.1m3当たり10L/minの割合でアルゴンガスを導入する雰囲気で、1300℃を3時間保持した後、放冷した。これにより、相対密度90%以上のタングステン含有In2O3焼結体が得られた。

焼結体のスパッタ面をカップ砥石で磨き、直径152mm、厚み5mmに加工し、インジウム系合金を用いてバッキングプレートを貼り合わせて、焼結体ターゲット2とした。

図1に示す直流マグネトロンスパッタ装置の非磁性体ターゲット用カソードに、上記焼結体ターゲット2を取り付け、厚み1.1mmのガラス基板4(#7059)を焼結体ターゲット2の対向面に、焼結体ターゲット2とガラス基板4との間の距離を70mmとして取り付けた。排気を行い、チャンバ1内の真空度が1×10-4Pa以下に達した時点で、純度99.9999質量%のアルゴンガスを供給管5から導入して、ガス圧0.5Paとし、ガラス基板4はヒーターにより150℃に加熱して、直流電源3により直流電力300Wをターゲット2とガラス基板4の間に投入し、直流プラズマを発生させることにより、スパッタリングを行った。該スパッタリングにより、ガラス基板4の上に膜厚500nmの透明導電性薄膜が形成された。

得られた透明導電性薄膜の比抵抗を、四探針法で測定し、ガラス基板を含めた1000nmにおける光透過率を、分光光度計((株)日立製作所製U−4000)で測定した。使用した#7059ガラス基板自体の1000nmにおける光透過率は、92%である。さらに、焼結体ターゲットの結晶相の同定を、粉末X線回折測定(理学電機(株)製RAD−rVB)で実施した。

(実施例2〜7)
原料粉末のタングステン/インジウム原子数比を、表1に示したように変えた以外は、実施例1と同様にして、焼結体ターゲットを成形し、透明導電性薄膜を形成した。

さらに、タングステン/インジウム原子比の上限、下限を確認するために、原料粉末のタングステン/インジウム原子数比を、表1に示したように変えた以外は、実施例1と同様にして、焼結体ターゲットを成形し、透明導電性薄膜を形成した。

表1から明らかなように、本発明の実施例1〜7および15〜17では、比抵抗が2.2〜3.8×10-4Ω・cmと低抵抗であり、また、赤外光領域における1000nmの光透過率が85%以上と高かった。一方、比較例8〜10では、比抵抗が6.5×10 -4 Ω・cm以上であった。また、比較例15〜18についても、タングステン/インジウム原子数比がやや高いため、比抵抗が4.0×10 -4 Ω・cm以上であった。

さらに比較のために、従来広範に用いられているSnを添加したIn2O3ターゲット(SnO2を10質量%添加)を用いて、実施例1と同一の条件で作製した。同様に測定した比抵抗は2.5×10-4Ω・cmと低いものの、1000nmにおける光透過率は61%であり、赤外波長領域の透過率が、本発明の実施例1〜7と比べて大幅に低かった。

(実施例8)
また、焼結体ターゲット中のタングステン原子の含有形態による透明導電性薄膜の比抵抗の違いについて調べた。

同一の条件で作製したが、実施例8、22の透明導電性薄膜の方が実施例9、23よりも低抵抗であった。

また、成膜時の投入パワーを上げていくと、実施例9、23ではアーキングが発生し始めた。このことから、焼結体ターゲット中でタングステンがWO3粒子の形態で分散していると、安定して成膜できる条件の範囲が狭いことがわかる。従って、実施例8、22の方が、膜特性、成膜安定性のそれぞれの面で有利であり、好ましい。しかし、実施例9、23の透明導電性薄膜は、低抵抗であり、光透過率も高かった。

次に、焼結温度と焼結時間を変えた以外は、実施例1と同様にして種々の相対密度を有する焼結体ターゲットを作製した。焼結体ターゲットはいずれも、タングステン/インジウム原子数比で0.02の組成を有し、タングステンはインジウムサイトに置換固溶していた。

表3に示したように、焼結体ターゲットの相対密度が高い実施例10〜14、および24〜28では、長時間のスパッタリングでもアーキングが発生しにくい。従って、90%以上の相対密度を有することが好ましい。

アーキングが多発し始めた時には、エロージョン近傍にはノジュールが大量に発生しており、その時作製した透明導電性薄膜の比抵抗は、ノジュールの発生していないときに作製した透明導電性薄膜の比抵抗と比べて大幅に高い値を示していた。

以上、詳述したように、本発明の焼結体ターゲットを使用すれば、従来のIn2O3−Sn系と同等の低抵抗値を有し、しかも、赤外波長領域の透過率が高い透明導電薄膜を安定して提供することができ、太陽電池の窓材などに有効に利用できるなどの効果を有する。
