【発明の属する技術分野】
本発明は、太陽電池や液晶表面素子などに用いられる低抵抗透明導電膜をスパッタリング法で製造する際に利用される焼結体スパッタリングターゲットに関する。

【従来の技術】
透明導電膜は、高い導電性と可視光領域での高い透過率とを有する。そのため、太陽電池、液晶表示素子、その他各種の受光素子の電極などに利用される以外に、自動車や建築用の熱線反射膜、帯電防止膜、冷凍ショーケースなどの各種防曇用の透明発熱体としても利用されている。

透明導電膜には、アンチモンやフッ素をドーパントとして含む酸化錫(SnO2)や、アルミニウムやガリウムをドーパントとして含む酸化亜鉛(ZnO)や、錫をドーパントとして含む酸化インジウム(In2O3)などが広範に利用されている。特に、錫をドーパントとして含む酸化インジウム膜、すなわちIn2O3−Sn系膜はITO(Indium tin oxide)膜と称され、特に低抵抗の膜が容易に得られることから、これまでよく用いられてきた。

これらの透明導電膜の製造方法としては、スパッタリング法がよく用いられている。スパッタリング法は、蒸気圧の低い材料の成膜や精密な膜厚制御を必要とする際に有効な手法であり、操作も非常に簡便であることから、工業的に広範に利用されている。

スパッタリング法では、ターゲットが原料として用いられる。一般に、約10Pa以下のガス圧の下で、基板を陽極とし、ターゲットを陰極として、これらの間にグロー放電を起こしてアルゴンプラズマを発生させ、プラズマ中のアルゴン陽イオンを陰極のターゲットに衝突させ、これによって弾き飛ばされるターゲット成分の粒子を基板上に堆積させて膜を形成する。これは、アルゴンプラズマの発生方法により分類され、高周波プラズマを用いるものを高周波スパッタリング法、直流プラズマを用いるものを直流スパッタリング法という。

また、Sn以外の添加物を含むIn2O3系透明導電膜についても検討されており、Sn添加In2O3材料にはない特徴を有する材料がいくつか見出されている。たとえば、特開平9−50711号、特開平11−322333号、特開平11−323531号、特開平11−329085号各公報には、Ge添加のIn2O3薄膜が記載されている。Ge添加In2O3膜は、Sn添加In2O3膜と同等の導電性を有し、かつ、酸による膜のエッチング速度がSn添加In2O3膜と比べて速いという利点を有することから、様々なデバイスに利用する際に有用である。

また、Ge添加In2O3膜は、低温スパッタ成膜で表面平滑性に優れたアモルファス膜を安定に作製しやすいという利点も有し、LCDなどの各種表示デバイスへの応用に有利である。この膜をスパッタリング法で作製するためのターゲットは、酸化ゲルマニウム粉末と酸化インジウム粉末の混合粉末を焼結させて得られている。

このような焼結によって得られる酸化物焼結体は、ビッグスバイト型結晶構造の酸化インジウムの中に酸化ゲルマニウムが混在する構造となっている。また、酸化インジウムは、ビッグスバイト型の他にコランダム型の結晶構造をとりうる。一方、酸化ゲルマニウムは、ルチル型の結晶構造をとりうる。

【発明が解決しようとする課題】
しかしながら、近年、プラスチックLCDなどのようなプラスチック基材を用いたLCDの開発が急がれているが、これを実現するためには、室温においてより低抵抗の透明導電膜をプラスチック基材上に形成する必要があり、低抵抗の透明導電膜が要求されている。さらに、スパッタリング法で製造する際には、投入電力を増加させて高速でスパッタ成膜を行う必要があるが、投入電力を増加させるとアーキングが発生してしまい、スパッタ成膜を安定して行うことが困難であった。

本発明の目的は、かかる事情に鑑みて、低抵抗の透明導電膜を形成でき、かつ、高投入電力を投入した高速スパッタ成膜を安定的に実施することができる透明導電膜作成用ターゲットに用いる酸化物焼結体を提供することにある。

【課題を解決するための手段】
本発明に係る酸化物焼結体は、インジウムサイトにゲルマニウム元素が置換固溶されたビックスバイト型構造の酸化インジウム相を主成分とし、これにトルトバイタイト型構造のゲルマニウム酸インジウム化合物相が混在し、酸化ゲルマニウムを含まず、ゲルマニウム元素の含有量がGe/In原子比で0.04以上0.10以下の割合であることを特徴とする。

さらに、タングステン元素が、W/In原子比で0.001以上0.15以下の割合で含まれていると好ましい。

【発明の実施の形態】
本発明者は、様々なターゲットの作製条件にて作製したゲルマニウム含有酸化インジウム焼結体ターゲットを用いて、ガス圧、成膜ガスの種類、ターゲット−基板間の距離、成膜パワー、膜厚を一定にして、基板を加熱せずにスパッタ成膜を実施した。このスパッタ成膜で作製された膜の抵抗比は、ターゲット中のゲルマニウムの含有形態に大きく依存することがわかった。

すなわち、酸化インジウム焼結体中に酸化ゲルマニウムの形態で含有しているターゲットと比べて、酸化ゲルマニウムが存在せずに、ゲルマニウム元素の一部がビックスバイト型結晶構造の酸化インジウム(In2O3)のインジウムサイトに置換固溶しており、残りがトルトバイタイト型構造のゲルマニウム酸インジウム化合物の形態で存在しているターゲットを用いた方が、膜の比抵抗が明らかに低い。

ここで、ビックスバイト(bixbyite)とは、酸化インジウム(In2O3)がとる結晶構造の1つであり、希土類酸化物C型とも呼ばれる(オーム社「透明導電膜の技術」1999年、第82頁)。また、トルトバイタイト(thortveitite)型構造のゲルマニウム酸インジウム化合物とは、JCPDSカードの26-767、Journal of Solid State Chemistry 2, 199-202(1970年)に記載されている化合物である。本発明においては、化学量論組成から組成ずれが多少生じていたり、他の元素が一部で置換されていても、この結晶構造を維持していれば構わない。

この理由は次の通りに説明できる。すなわち、スパッタリングにおける成膜メカニズムは、プラズマ中のアルゴンイオンがターゲット表面に衝突し、ターゲット成分の粒子が弾き飛ばされ、基板上に堆積される。この際、弾き飛ばされる粒子のほとんどはターゲット材料の1原子であるが、原子数個で形成される塊状のもの(クラスターと呼ばれる)もわずかに含まれる。ターゲット中に酸化ゲルマニウムの粒子が含まれていると、酸化ゲルマニウム粒子の部分からスパッタリングによって酸化ゲルマニウムクラスターが弾き飛ばされる。基板状に堆積した酸化ゲルマニウムクラスターは、酸化インジウムに固溶するのに十分な基板温度を有していないため、固溶せずに膜の成分となってしまう。このようになると、酸化ゲルマニウム自体は比抵抗が高いために、膜全体の比抵抗が増加してしまう。

一方、本発明によるターゲット、すなわち、ゲルマニウムがインジウムサイトに固溶し、かつ、ゲルマニウム酸インジウム化合物が分散している酸化物をターゲットとして用いたものでは、クラスターとして弾き飛ばされる粒子は、それ自体が低抵抗であるゲルマニウムが固溶した酸化インジウムもしくはゲルマニウム酸インジウムであるため、膜の比抵抗を増加させることはない。

本発明者の実験・試験によれば、粉末X線回折測定で酸化ゲルマニウムが検出されたターゲットを用いた場合には、本発明によるゲルマニウム固溶酸化インジウム相とゲルマニウム酸インジウム相とで構成されている焼結体ターゲットを用いた場合と比較して、同一条件でスパッタ成膜した膜の比抵抗は明らかに高いことがわかった。

また、ターゲット中に酸化ゲルマニウム粒子が存在すると、酸化ゲルマニウム粒子の比抵抗が高いため、プラズマから照射されるアルゴンイオンで帯電が起こり、アーキングが生じる。この傾向は、ターゲット投入電力を上げ、アルゴンイオンの照射量が増加するほど大きくなる。これに対して、本発明に従ったターゲットでは、ゲルマニウムがインジウムサイトに置換固溶した酸化インジウム、ゲルマニウム酸インジウム化合物のいずれも比抵抗が低く、つまり高抵抗の粒子が存在しないため、投入パワーを増加させてもアーキングが生じない。このため、高投入電力による高速成膜が可能となる。

本発明の酸化物焼結体にGe元素を含ませる理由は、このようなターゲットから膜を作製すると、酸化インジウム膜中の原子価が3価であるインジウム位置に原子価4価のゲルマニウムが占有し、これによってキャリア電子を放出して導電率が増加するからである。また、ターゲット中のゲルマニウム元素を、Ge/In原子比で0.01以上0.17以下の範囲に規定する理由は、その範囲を逸脱すると得られる薄膜の抵抗値が増大してしまうからである。

また、本発明のもう1つの形態は、Sn元素もしくはW元素を、Ge元素とともに含むものである。このような酸化物焼結体のターゲットから膜を作製すると、酸化インジウム膜中の原子価が3価であるインジウム位置に原子価4価のスズもしくは原子価6価のタングステンが占有し、これによってキャリア電子を放出して導電率が増加するからである。低抵抗の膜を作製するためには、ターゲット中のスズ元素を、Sn/In原子比で0.001以上0.17以下の範囲とすることが好ましく、一方、タングステン元素も、W/In原子比で0.001以上0.15以下の量だけ含有させるのが好ましい。

本発明による酸化物焼結体から作製したターゲットを用いれば、従来技術よりも低抵抗の透明導電膜を基板上に製造でき、かつ、アーキングを発生することなく安定的に高い投入電力を導入した高速成膜が可能となる。

【実施例】
(実施例1〜4) 平均粒径が1μm以下のIn2O3粉末、および平均粒径が1μm以下のGeO2粉末を原料粉末とした。まず、表1に示すGe/In原子比の組成の焼結体を得るように、In2O3粉末とGeO2粉末を所定の割合で調合し、樹脂製ポットに入れ、湿式ボールミルで混合した。この際、硬質ZrO2ボールを用い、混合時間を24時間とした。混合後、スラリーを取り出し、ろ過、乾燥、造粒した。造粒物を冷間静水圧プレスで3ton/cm2の圧力をかけて成形した。

次に、この成形体を、炉内容積0.1m3当たり5リットル/分の割合で焼結炉内の大気に酸素を導入する雰囲気で、1300℃にて3時間、焼結した。この際、1℃/分で昇温し、焼結後の冷却の際は、酸素導入を止め、1000℃までを10℃/分で降温した。

得られた焼結体を破材を粉砕し、粉末X線回折測定を実施したところ、ビックスバイト型構造の酸化インジウム相とトルトバイタイト型構造のIn2Ge2O7相に起因する回折ピークのみ観察されたことから、本発明の特徴を有する酸化物焼結体と判断された。また、焼結体の微細組織のEPMA分析から、酸化インジウム相にはゲルマニウムが固溶していることが確認された。

本発明の実施例2に係る酸化物焼結体について、CuKα線を用いた粉末X線回折測定を行ったときの回折パターンを図1に示す。

この焼結体を、直径101mm、厚さ5mmの大きさに加工し、スパッタ面をカップ砥石で磨いてターゲットとし、無酸素銅製のバッキングプレートに金属インジウムを用いてボンディングした。

直流マグネトロンスパッタリング装置の非磁性体ターゲット用カソードに、上記焼結体ターゲットを取り付けた。そして、ターゲット−基板間距離を70mmとし、純度99.9999質量%のArガスを導入し、ガス圧を0.3Paとして、DC300Wで直流プラズマを発生させて、200℃にて、ガラス基板上にスパッタリングを実施した。約500nmの薄膜を作製し、四探針法で膜の表面抵抗を測定して、比抵抗を算出した。各実施例ごとに、ターゲットのGe/In原子比と膜の測定によって求めた膜の比抵抗値を表1に示す。

(比較例1〜4) 原料粉末の湿式ボールミル混合を5時間と短くし、焼結温度(最高到達温度)を1000℃と低くして、酸化ゲルマニウム相を含む酸化インジウム焼結体ターゲットを作製した。ターゲット中に酸化ゲルマニウム相を含んでいることは、粉末X線回折測定で確認した。実施例1〜4と同様の条件で、スパッタ成膜を実施し、膜の比抵抗を測定した結果を表2に示す。

以上のように、本発明によるゲルマニウムが固溶した酸化インジウムとゲルマニウム酸インジウム化合物相で構成された酸化物焼結体から作製したターゲットを用いれば、酸化ゲルマニウム相を含むターゲットを用いたときと比較して、明らかに比抵抗の低い膜を作製することができる。

(実施例5、比較例5) また、上述のガス圧、ガス種、ターゲット基板間距離を実施例1〜4と同じにして、DC電力を変化させた時のアーキング発生回数の変化を測定した。アーキング発生回数は、10分間に発生したアーキングをカウントし、1分あたりの平均の発生回数を求めた。ターゲットは、実施例2と同様に作製し、Ge/In原子比を0.04と一定にした。その結果を表3に示す。

表3に示すように、本発明によるゲルマニウムが固溶した酸化インジウムとゲルマニウム酸インジウム化合物相で構成された酸化物焼結体から作製したターゲットでは、DC投入電力を増加させてもアーキングは発生せず、安定してスパッタ成膜を実施することができた。投入電力が高いと成膜速度が速くなるため、高速に膜を製造することが可能となる。

これに対して、比較例5の酸化ゲルマニウム相を含むターゲットを用いた場合では、DC投入電力を増加させるとアーキング発生してしまい、安定したスパッタ成膜を実施することができなかった。

このような傾向は、Ge/In原子比が0.01、0.09、0.17の各組成の酸化物焼結体の場合もでも同様であり、酸化ゲルマニウムが含まれる酸化物焼結体から得たターゲットでは、300W以上のDC電力の投入でアーキングが多発したのに対して、ゲルマニウムが固溶した酸化インジウムとゲルマニウム酸インジウム化合物相で構成された本発明の酸化物焼結体から作製したターゲットでは、200〜700WまでのDC電力を投入してもアーキングが発生せず、安定してスパッタ成膜を実施することができた。

スパッタ後の、比較例5のターゲットのエロージョン表面を目視観察するとアークが走った跡(アーク痕)が見られた。表面を導電化処理せずに酸化物焼結体を走査型電子顕微鏡(SEM)で観察すると、酸化ゲルマニウム相を含む焼結体は、酸化ゲルマニウム相での電子線照射によるチャージアップが見られ、観察が困難であった。よって、酸化ゲルマニウム相が高抵抗物質であることがわかる。また、表面を導電化処理したターゲットについて、SEMで観察すると、アーク痕には必ず酸化ゲルマニウム粒子が存在していた。このことから、酸化ゲルマニウム相がアークの発生源であるといえる。

これに対して、本発明による酸化物焼結体を、導電化処理をせずに同様の条件でSEM観察しても、電子線照射によるチャージアップする個所は見られず、トルトバイタイト型構造のゲルマニウム酸インジウム化合物相は低抵抗物質であることがわかった。

また、本発明の実施例5の酸化物焼結体を用いてアーキングの発生を伴わずに作製した膜の比抵抗と比べて、比較例5の酸化物焼結体を用いてアーキングが発生した状況で作製した膜の比抵抗は、極端に高かった。

(実施例6) 平均粒径が1μm以下のIn2O3粉末、GeO2粉末、SnO2粉末を原料として、実施例1〜4と同じ条件で、GeとSnをともに含む酸化インジウム焼結体を得た。この焼結体の粉末X線回折測定から、焼結体には酸化ゲルマニウムを含まず、ビックスバイト型構造の酸化インジウム相とトルトバイタイト型構造のゲルマニウム酸インジウム化合物相が含まれていることがわかった。また、焼結体のSEM観察およびEPMA測定から、酸化インジウム相にはゲルマニウムとスズが固溶されており、ゲルマニウム酸インジウム化合物相にはスズが固溶されていることがわかり、本発明の酸化物焼結体であることが確認された。

(比較例6) 実施例6と同様の原料粉末を用いて、比較例1〜4と同じ条件で、GeとSnをともに含む酸化インジウム焼結体を得た。この焼結体の粉末X線回折測定から、酸化ゲルマニウム相が含まれていることがわかり、本発明の酸化物焼結体に含まれないことがわかった。

これらの2種類の酸化物焼結体からスパッタターゲットを同様に作製し、ガス圧、ガス種、ターゲット−基板間距離を実施例1〜4と同じにして、DC電力を変化させたときのアーキング発生回数の変化を観測した。アーキング発生回数は、10分間に発生したアーキングをカウントし、1分あたりの平均発生回数を求めた。ターゲットは、Ge/In原子比が0.04で、Sn/In原子比が0.05と一定にした。その結果を表4に示す。

表4に示すように、本発明によるゲルマニウムが固溶した酸化インジウムとゲルマニウム酸インジウム化合物相で構成された実施例6の酸化物焼結体から作製したターゲットでは、DC投入電力を増加させてもアーキングは発生せず、安定してスパッタ成膜を実施することができた。投入電力が高いと成膜速度が速くなるため、高速に膜を製造することが可能となる
これに対して、比較例6の酸化ゲルマニウム相を含むターゲットを用いた場合では、DC投入電力を増加させるとアーキングが発生してしまい、安定してスパッタ成膜を実施することができなかった。

(実施例7) 平均粒径が1μm以下のIn2O3粉末、GeO2粉末、WO3粉末を原料として、実施例1〜4と同じ条件で、GeとWをともに含む酸化インジウム焼結体を得た。この焼結体の粉末X線回折測定から、焼結体には酸化ゲルマニウムを含まず、トルトバイタイト型構造のゲルマニウム酸インジウム化合物相が含まれていることがわかった。また、焼結体のSEM観察およびEPMA測定から、酸化インジウム相にはゲルマニウムとタングステンが固溶されていることがわかり、本発明の酸化物焼結体であることが確認された。

表5に示すように、本発明によるゲルマニウムが固溶した酸化インジウムとゲルマニウム酸インジウム化合物相で構成された実施例7の酸化物焼結体から作製したターゲットでは、DC投入電力を増加させてもアーキングは発生せず、安定してスパッタ成膜を実施することができた。投入電力が高いと成膜速度が速くなるため、高速に膜を製造することが可能となる

【発明の効果】
本発明による酸化物焼結体を用いると、アーキングの発生を伴わずに高投入電力を投入して、低抵抗透明導電膜作製用ターゲットを作製することができる。また、高速かつ安定して透明導電膜を製造できることから、電子部品のコスト低減をもたらすといえ、本発明の工業的な価値は極めて高い。

The oxide sintered body according to the present invention is mainly composed of an indium oxide phase having a bixbite structure in which germanium element is substituted and dissolved in an indium site, and an indium germanate compound phase having a tortobitite structure is mixed therein. DETAILED DESCRIPTION OF THE INVENTION
