本発明は気体中の有害ガスを除去する有害ガス除去装置に係り、特にクリーンルーム中に流入する気体や循環気体中から有害ガスを除去する有害ガス除去装置に関する。

【従来の技術】
従来、半導体製造工場などのクリーンルームにおいては、室内の清浄度を保持することが必要であり、クリーンルーム内における塵等の粒子はフィルタにて除去される。
しかし、クリーンルーム内に流入する外気に有害ガスが含まれていたり、クリーンルーム内において有害ガスが発生することがある。クリーンルームにおいては、有害ガスを製品の品質管理等の面から除去しておく必要がある。

従来において、クリーンルーム内における有害ガスを除去するための装置としては、有害ガスを吸着または分解することにより気体中から除去するケミカルフィルタがある。このようなケミカルフィルタとしては、例えば特開平10−174838に示したものなどがある。しかし、従来のケミカルフィルタにおいては有害ガス除去効率が7割程度であり、また有害ガスを吸着させたフィルタが産業廃棄物となってしまい、廃棄処理において問題を有している。

そこで、有害ガス含有気体の有害ガス成分を水分中に溶解させ、気体中から有害ガスを除去する有害ガス除去装置が試案されている。
前記有害ガス除去装置においては、有害ガス含有気体に水接触エレメントを通過させることにより、前記気体を加湿するとともに、さらに水との気液接触で有毒ガスを除去する。さらに、加湿した気体を冷却することにより水分を凝縮させ、凝縮水中に有害ガス成分を取り込むことにより、気体中から有害ガスを除去してクリーンルーム室内への流入を行うことができる。

このような有害ガス除去装置においては、有害ガスの除去効率を高めることができるとともに、ケミカルフィルタのように産業廃棄物が発生する心配もない。このため、このような有害ガス除去装置にて有害ガス除去を行うことが望まれている。

【発明が解決しようとする課題】
しかし、前記の有害ガス除去装置により有害ガスを除去するにあたって、以下のような問題があった。
水接触エレメントでの気液接触による有害ガスの除去効果は、夏と冬とでそれほどの差はないが、夏場は冷却コイル(凝縮器)での水分凝縮による有害ガスの除去効果が大きい。冬場は水分凝縮による除去効果はほとんどないので、除去効率の季節変動を防止するために、蒸気噴霧により有害ガス含有気体を過飽和状態として水分凝縮させることで夏場と同様の除去効果を得ることができる。しかし、有害ガス含有気体に蒸気噴霧を行ったあとで水接触エレメントを通過させると、過飽和状態となるまでに必要な蒸気量が多大となってしまう。蒸気量が多大であると、蒸気の生成に必要なエネルギーやランニングコストが大きくなるため、有害ガス除去におけるエネルギーやランニングコストも大きくなってしまう。

本発明の第1の目的は、除去効率を高く保持できる有害ガス除去装置を提供することである。
本発明の第2の目的は、有害ガスの除去において必要な蒸気を効率的に供給することで、有害ガス除去におけるエネルギーやランニングコストの効率化を図ることである。

【課題を解決するための手段】
前記目的を達成するために、本発明における有害ガス除去装置は、有害ガス含有の気体を加湿する水接触エレメントを当該気体流路上流側に設けるとともに、当該有害ガスを凝縮させる凝縮手段を当該気体流路下流部に設け、蒸気を供給して有害ガスを加湿する蒸気供給手段を前記水接触エレメントと前記凝縮手段との間に配置し、前記水接触エレメントを複数として、前記複数の水接触エレメントの間に前記蒸気供給手段を配置したことを特徴とする構成とした。

【作用】
上記構成においては、有害ガス含有気体はまず水接触エレメントにて加湿される。この状態の後に、蒸気供給手段にて蒸気を供給することにより前記気体に過飽和状態を形成させる。前記気体は、前記水接触エレメントにてすでに加湿がなされているため、過飽和状態にするための蒸気供給量が少なくてすむ。これにより、有害ガスを除去する際にコストやエネルギーの低減を図ることができるとともに、有害ガスの除去効率も高めることができる。

上記構成により、水接触エレメントに通過させた後に蒸気供給手段を通過させることにより、供給蒸気量を低減することができるとともに、水接触エレメントに再度通過させることにより、有害ガスを含んだ凝縮水を除去し、さらに気液接触による有害ガスの水分への溶解作用で気体中のガス除去効率を高めることができる。すなわち、上記構成においては蒸気供給手段の後段の水接触エレメントにて、気体の冷却作用を及ぼすことができる。これにより、気体中の水分を凝縮することができ、有害ガスを凝縮水中に溶解させて気体中より除去することができる。このため、凝縮手段の機能が停止した場合においても、年間を通じて高いガス除去効率を保つことができる。

【発明の実施の形態】
以下、本発明に係る有害ガス除去装置1の実施形態について図面や表を用いて詳細に説明する。
図1は本実施形態における有害ガス除去装置1の構造説明図である。図2は、本実施形態の有害ガス除去装置1を配置するクリーンルーム30の断面図である。

クリーンルーム30は、外気を流入する空調機2に接続している。また、天井32の下面にファンフィルタユニット34を設けて、空調された空気38を室内に流入させる際に塵埃の除去をしている。また、クリーンルーム30の床面36は二重床となっており、室内の空気38を二重床36の下面より放出できるようになっている。このように、クリーンルーム30内に空気38を循環することができるようになっている。上記のようなクリーンルーム30においては、製品管理の面等から室内空気の清浄度を保持することが必要である。このため、クリーンルーム30内に流入させる外気中の有害ガスを除去する必要がある。本実施形態においては、クリーンルーム30内に外気を流入する空調機2に有害ガス除去装置1を配置して、有害ガス含有気体である外気から有害ガスを除去する場合について説明する。なお、ここにいう有害ガスとしては、火山帯等に多く含有されるSOx,H2Sや、海塩粒子中のNa、また薬品蒸発時に発生するHF,HCl,NH3、工場排気に含まれるSOx等が挙げられる。

本実施形態における有害ガス除去装置1は、以下のような構成となっている。本実施形態における有害ガス除去装置1はガス除去装置本体部3を空調機2内に組み込んで一体化させた構成となっている。ガス除去装置本体部3は、複数の水接触エレメント4、6を有している。図3は本実施形態における水接触エレメント4,6の正面図および側面図である。本実施形態における水接触エレメント4,6は、本体フレーム20内にグラスファイバーでできた加湿モジュール21を複数、上下方向に配置している。前記加湿モジュール21の上部には、給水ヘッダ22を介して給水ユニット23を接続し、当該給水ユニット23により加湿モジュール21に水を常時流入させた構成としている。このように、加湿モジュールに上部から滴下給水することにより、水接触エレメント4,6を通過する気体に加湿を行うものである。すなわち、加湿モジュールに供給される水が、水接触エレメント4,6を通過する気体と熱交換することにより水分が気化蒸発し、気体に加湿を行うことができる。なお、水接触エレメントの形状は、周囲に加湿を行うことができるものであればこれに限られない。

本実施形態においては、前記水接触エレメント4,6間に蒸気供給手段である蒸気噴霧器5を設けている。本実施形態においては、前記蒸気噴霧器5はガス除去装置本体部3内における前記気体の流路の横断面上に配置している。前記蒸気噴霧器5は、前記横断面に複数本のパイプを一定間隔で配置している。そして、前記パイプには、一定領域中に蒸気を噴射するノズル孔が上下方向に沿って設けられている。前記蒸気噴霧器5は、図示しない蒸気供給経路と接続されて、当該蒸気供給経路により蒸気噴霧器5中のパイプ内に蒸気が供給される。そして、前記蒸気噴霧器5のパイプ中に設けてあるノズル孔より、一定領域に蒸気を噴霧することができる。本実施形態においては、それぞれのノズル孔を所定の間隔で設けている。これにより、気体が流入する空間全体に均一的に蒸気を供給することができる。本実施形態においては、蒸気噴霧器5への蒸気供給経路には切り替えバルブを設けており、季節に応じて(気体の湿度に応じて)供給経路の開閉を行い、蒸気の供給量の調整を行わせるものである。すなわち、夏場などの湿潤時には、蒸気噴霧器5の蒸気供給経路の流路を閉じて、蒸気の供給を行わずに有害ガス除去を行わせる。そして冬場などの乾燥時においては、蒸気供給経路の流路を開にして、蒸気噴霧器5にて蒸気を供給して有毒ガス含有気体に加湿を行う。このようにすることで、有毒ガス含有気体を季節によらず一定に過飽和状態とさせることができ、除去効率の変動を防止して一定化させることができる。また、本実施形態においては、気体が過飽和状態となるまで蒸気の供給を行っている。これにより、詳細は後述するが有害ガスの水分中への溶解を促進することができ、ガス除去効率を著しく向上させることができる。

前記ガス除去装置本体部3を組み込んだ空調機2の構成について述べる。前記空調機2には、ガス除去装置本体部3の前段側においてプレフィルタ7が、そしてその後段に中フィルタ8が配置してある前記気体中の塵埃を捕集可能としている。本実施形態においては、塵埃の捕集効率を高めるために、プレフィルタ7よりも中フィルタ8の網目を細かくしている。これにより、プレフィルタ7にて比較的大きな塵埃を、中フィルタ8において比較的小さな塵埃を捕集できるようになっている。

そして、ガス除去装置本体部3の後段側においては凝縮手段である冷却コイル9が配置してある。前記冷却コイル9により、前記気体を冷却して前記気体中の水分を凝縮させる構成となっている。本実施形態における冷却コイル9は、パイプ中に冷水を流入して、周囲の気体を冷却することにより気体中の水分を凝縮させるものである。前記パイプはコイル状に巻いた形状をなしており、前記気体との接触面積を増大させることにより凝縮効率を高めるようにしている。なお、冷却コイル9の形状としては凝縮効率を高める形状とすることが望ましく、例えばつづら折り状に屈曲させた形状として凝縮効率を高めるものとしてもよい。また、凝縮手段としては、気体中の水分を凝縮させるものであれば冷却コイル9に限られないことはもちろんである。

冷却コイル9の後段にはファン10が設けてあり、有害ガスが除去された気体を当該ファン10により装置の後方に送り出しを行うのである。また、ファン10の後方にはHEPAフィルタ11が配置され、当該HEPAフィルタ11によって微粒子を捕集してクリーンルーム30室内への流入を防止させている。

以上のように構成された本実施形態における有害ガス除去装置1の作用は、以下のようになる。
有毒ガスを含有した気体(外気)は空調機2を介してクリーンルーム30内に流入する場合、前記気体はまずプレフィルタ7、中フィルタ8を通過する。前記プレフィルタ7や中フィルタ8により、気体中の塵埃が除去される。
そして、前記気体は水接触エレメント4を通過する。このとき、前記気体は水接触エレメント4を通過することにより加湿される。また、有害ガス成分の一部は水接触エレメント4中の水分中に溶解し、前記気体中から除去される。

本実施形態の有毒ガス除去装置1は、前記気体に蒸気を供給する蒸気噴霧器5を前記水接触エレメント4の後段に配置してある。このため、前記気体は水接触エレメント4により飽和点近くまで加湿されている。従って、前記気体を過飽和状態とするための蒸気量を、前段に配置した場合に比べて大きく減少させることができる。ゆえに、蒸気を生成するのに必要なエネルギーやランニングコストを低減することができる。本実施形態においては、季節に応じて蒸気噴霧器5への蒸気供給経路の開閉を行い、蒸気の供給量を調整させている。上記したように、気体の乾燥している冬場においては蒸気供給経路のバルブを開いて蒸気を供給して加湿を行う。また、気体中の湿度が十分高い夏場においてはバルブを閉じて蒸気の供給を停止する。これにより、年間を通じて高い有毒ガス除去効率を保持することができるとともに、蒸気を効率的に使用することができる。また、本実施形態においては、冬場において気体が過飽和状態となるまで蒸気を供給する。これにより有毒ガスの溶解を促進することができ、凝縮効率をさらに高めることができる。従って、ガス除去効率を一層高めることができる。

本実施形態においては、蒸気噴霧器5にて蒸気を供給した後においても、水接触エレメント6を通過させている。前記気体を前記水接触エレメント6に通過することにより、前記気体にさらなる加湿を行うことができる。本実施形態においては、上記したように後段の水接触エレメント6通過前に有毒ガス含有気体は過飽和状態となっている。このため、水接触エレメント6の通過時において過飽和状態となっていた気体中の水分が、気体中の微粒子を核として凝縮し凝縮水となる。このとき、有害ガスが凝縮水中に取り込まれることにより、有害ガスの除去を行わせることができるのである。このように、本実施形態においては、後段の水接触エレメント6に、気体への加湿作用や気液接触によるガス除去作用のみならず、気体を冷却することによる凝縮手段としての作用も有している。このため、後段に配置した冷却手段である冷却コイルが冬期に機能しないような場合でも、冷却効率を高く保持させることができる。また、前記気体中に全体的に加湿するので、供給する水分の分布を均一化することができる。このような状態にすることにより、前記気体に均一的に加湿することができ、有害ガス成分の溶解を均等化させることができる。

このように前記気体中を過飽和状態にした後、冷却手段である冷却コイル9においても前記気体を冷却して、前記気体中の水分を凝縮して液化させる。上記したように、前記気体中の有害ガス成分は水分凝縮時に水分中に溶解するため、前記気体中から有害ガス成分を水分とともに除去することができる。
そして、前記気体はファン10により出口側に送り出され、HEPAフィルタ11にて微粒子を捕集されて清浄化され、クリーンルーム30室内へ導入される。
以上のように有害ガスの除去を行うことにより、年間を通じて前記気体中の有害ガス除去効率を高く保つことができるのである。

本実施形態におけるガス除去装置1のガス除去効率について、表1を用いて説明する。表1は、有害ガス除去装置におけるそれぞれのガス除去効率状況を示した比較表である。

表1に示したように、本実施形態のガス除去装置においては、ガス除去効率が80〜90%であり、ケミカルフィルタにおけるガス除去効率の70〜80%に比して上昇させることができる。また、気体を過飽和状態にするのに必要な蒸気量は、試作品に比べて40%減少させることができる。このため、蒸気を生成するのに費やしていたコストを低減することができ、またエネルギーを節約することができる。すなわち、表1に示したように試作品と本実施形態のガス除去装置を同一のクリーンルームに設置した場合において、年間に必要な蒸気量は従来20000kgなのに対して、本実施形態においては、11400kgであり、年間を通じて、8600kgもの蒸気量の低減を行うことが可能である。

このように、本実施形態のガス除去装置1においては、有害ガス含有気体は水接触エレメントにて加湿された後に、蒸気供給手段にて必要量の蒸気を供給することにより過飽和状態を形成させるため、蒸気供給量が少なくてすむ。このため、有害ガスを除去する際にコストやエネルギーの低減を図ることができるとともに、有害ガスの除去効率も高めることができる。

本実施形態においては、2つの水接触エレメントの間に蒸気噴霧器を配置した場合について説明したが、水接触エレメントの数はこれに限られない。水接触エレメントが単数の場合には、当該エレメントの後段に蒸気噴霧器を配置することにより実施形態と同様の作用効果を得ることができる。また、本体を空調機に一体的に取付ける構成としたが、ガス除去装置本体部内に凝縮手段である冷却コイルを設けて、空調機と独立に配置してもよい。また、実施形態においては、前記気体の流入経路にガス除去装置を組み込む事により、前記気体中の有害ガスを除去してクリーンルーム内に流入させる場合について説明したが、クリーンルーム中を循環した空気をガス除去装置に導入することにより、クリーンルーム内にて発生した有害ガスを取り除くことができる。また、蒸気供給手段を複数の水接触エレメントの後段に配置すれば、供給する蒸気量をさらに低減させることができる。

また、本実施形態のガス除去装置はクリーンルームに好適に使用することができるが、適用対象はクリーンルームに限らず、前記気体中からの有害ガスを除去する場合、また室内にて発生した有害ガスを除去する場合にも好適に使用することができる。

【発明の効果】
以上説明したように、本発明に係る有害ガス除去装置によれば、有害ガス含有気体は水接触エレメントにて加湿された後に、蒸気供給手段にて必要量の蒸気を供給することにより過飽和状態を形成させるため、蒸気供給量が少なくてすむ。このため、有害ガスを除去する際にコストやエネルギーの低減を図ることができるとともに、有害ガスの除去効率も高めることができる。
