本発明は、半導体チップを搭載して半導体パッケージを構成するためのフィルムキャリアテープに関する。特に、デバイスホールおよびフライングリードを有さず、銅箔による微細配線(リード)がポリイミドテープ材に接合された状態で形成されるCOF(Chip on Film又はChip on Flex)用フィルムキャリアテープに関する。

【従来の技術】
電子機器の小型化、薄型化、高精細化の要求に伴い、IC等の電子部品を搭載する基板の配線は微細化が進行している。微細配線を有する基板として、図5に示すTAB用フィルムキャリアテープ1が使用されており、このテープ1にはIC搭載部のデバイスホール2が設けられ、インナーリードがデバイスホール2に突出するフライングリード3の構造となっている。TAB用フィルムキャリアテープ1のボンディング方式は、図5に示されるように、加熱ステージ5の上に金バンプ6を形成したICチップ7をセットし、CCDカメラ8で錫めっきを施したフライングリード3と金バンプ6とを位置合わせした後、所定温度の加熱ツール9で所定時間加圧してAu−Sn共晶接合する。

しかしながら、インナーリードの配線ピッチが40μmを下回ると、フライングリード自体の形成が困難になるとともに、リードピンが曲がり易くなりICとの接合が困難にもなる。この解決策の一つとして、COF(Chip on Film 又はChip on Flex)と呼ばれるパッケージ法がある。COF法は、特に、液晶駆動用のドライバーチップを直接ポリイミド基板上のリードに実装して液晶パネルに接続する場合等、小型、軽量であること、テープは折り曲げて使用されるため極力薄いことが要求される場合に有効である。

このCOF法は、図6に示されるように、ポリイミドテープに銅箔をメタライジング(めっき)法又はキャスティング法で接合した2層基板材料4を用い、デバイスホールおよびフライングリードがなく、銅箔による微細配線はポリイミドテープ材に接合された状態で形成される。従って、リードの変形は無く、また銅箔は薄いので40μmピッチ以下の超微細配線が可能になる。

即ち、従来のCOFボンディングでは、図7に示されるように、COF基材の熱変形と熱収縮により加熱ツール9がCOFテープ4にめりこみ、接合が完了した後、加熱ツール9の圧力を解除する際に、図8に示されるように、COFテープ(ポリイミド)の加熱ツール9に対する付着が生じ易くなり、これに起因してリードとバンプ間の接合不良が発生する。この対策として、加熱ツール9の温度を下げ、加圧時間を長くしてAu−Sn共晶合金が生成するのに必要な熱量を付与することも考えられるが、接合に要する時間が長くなり生産性が低下する。

そこで、本発明の目的は、COFボンディングにおいて加熱ツール温度を高くし短時間で接合した場合でもリードとバンプ間の接合不良が防止できるCOF用フィルムキャリアテープを提供することにある。

【課題を解決するための手段】
本発明は、上記従来技術の課題に鑑みてなされたものであり、COFボンディングにおいて高い加熱ツール温度を用いて短時間で接合した場合でもリードとバンプ間の接合不良を防止するため、テープ状絶縁性フィルム上に所望の配線パターンが形成され、所定温度の加熱ツールを用いて半導体チップ上に形成されたバンプに配線パターンのリードを絶縁性フィルムを介して加熱圧着するCOFボンディングに使用されるCOF用フィルムキャリアテープにおいて、絶縁性フィルムの裏面に、300〜400℃の加熱ツール温度において10.0GPa以上の動的弾性率を有する裏打ちフィルムが接合されるようにしたCOF用フィルムキャリアテープを提供するものである。

【発明の実施の形態】
本発明者は、各種ポリイミド材質でCOFテープを製造し、パルスツール実験装置を用い、加熱ツールへのテープ付着状況を調査した。その結果、ポリイミドの種類により加熱ツールへ付着する温度が異なることが判明した。その原因を調査したところ、ポリイミドの種類により動的弾性率が異なること、しかも、その温度プロファイルも異なることが判った。すなわち、COFのボンディングで一般的に実施されている加熱ツール温度300℃以上ではポリイミドの動的弾性率が急激に低下し、動的弾性率が10.0GPa未満のポリイミドは加熱ツールに付着しやすくなる。

従って、COFの場合には、ポリイミドの材質を選定しないと、ボンディング作業において、リードがバンプから剥離してしまう現象、所謂「テープ剥がれ」が起き易い。また、リードとバンプが接合したとしても、接合部分に、所謂「接合ボイド不良」あるいは「フィレット不良」が生じ易く、信頼性試験に合格しない不良品を発生する可能性が高い。このため、本発明のCOF用フィルムキャリアテープでは、絶縁性フィルム(基材フィルム)の裏面に、300〜400℃の加熱ツール温度において10.0GPa以上の動的弾性率を有する裏打ちフィルムが接合されている。

ここで、一般に試料の動的粘弾性を示す指標としては複素弾性率、貯蔵弾性率、損失弾性率が用いられるが、本発明において「動的弾性率」とは、これらの指標のうち貯蔵弾性率を意味する。貯蔵弾性率(E′)は、材料を可逆的に変形させるために必要な応力を表し、E′が大きいと変形に要するエネルギーも大きいことを示すので、便宜的に「硬さ」の尺度とされる。各試料の貯蔵弾性率(E′)は、試料に正弦的応力を加えその歪や応力からの歪の位相遅れを検出する動的粘弾性測定によって求められる。完全弾性体では位相遅れは0であり、理想粘性体ではπ/2の位相遅れが生じる。粘弾性体である高分子の場合には、位相遅れがδだけ生じ、応力と歪の関係はベクトルで示される。この時、弾性率は複素数として表される。上記複素弾性率(E*)、貯蔵弾性率(E′)、損失弾性率(E″)の間には、次の関係が成り立つ。E*=E′+E″、E′=E*cosδ、E″=E*sinδ、tanδ=E″/E′。
「テープ剥がれ」とは、加熱ツールを用いてチップ上に形成された金バンプに対しCOFテープ(ポリイミド)上に形成されたリード(錫めっき)を加熱圧着する際に、加熱ツールにCOFテープが付着して持ち上がりAu−Sn共晶合金が形成する前にリードがバンプから剥離してしまう現象をいう。「テープ剥がれ」の原因は、上記したように、高温においてポリイミドの動的弾性率が急激に低下してポリイミドが加熱ツールに付着することである。
