【発明の属する技術分野】
本発明は、半導体ウエハや液晶表示装置(LCD)基板等の基板の表面上に例えばレジスト膜のような塗布膜を形成する塗布処理システムおよび塗布処理方法に関する。

【従来の技術】
例えば半導体デバイスの製造プロセスにおけるフォトリソグラフィー工程においては、半導体ウエハの表面にレジスト膜を形成するレジスト塗布処理と、レジスト塗布後の半導体ウエハに対して所定パターンの露光処理を行った後にそのパターンを現像する現像処理とが行われている。このレジスト塗布処理においては、半導体ウエハ表面にレジスト液を均一に塗布するための方法としてスピンコーティング法等が多用されている。

図11は、このスピンコーティング法を利用した従来の塗布処理ユニットの概要を示すものである。例えばスピンチャック151により真空吸着によってウエハWを固定保持した状態で、図示しない回転駆動手段によりスピンチャック151とともに半導体ウエハWを回転させ、半導体ウエハWの上方に配置されたレジストノズル152からウエハW表面の略中央にレジスト液を滴下する。滴下されたレジスト液は、遠心力によって半導体ウエハWの径方向外方に向かって広げられる。その後レジスト液の滴下を停止し、半導体ウエハWの回転数を調節して膜厚を整え、さらに高速で回転させて、残余のレジストを振り切るとともに乾燥させている。これにより、半導体ウエハ上に所定膜厚のレジスト膜が形成される。

また、このレジスト液を塗布する塗布工程の前工程としては、レジストの定着性を高めるために、半導体ウエハに疎水化処理(HMDS処理)を施し、冷却処理ユニットにて半導体ウエハを冷却し、その後、ウエハをレジスト塗布処理ユニットに搬入している。

さらに、レジスト液の塗布工程の後工程としては、レジスト液を塗布したウエハを加熱処理ユニットに搬入し、加熱プレートからの輻射熱によりウエハをプリベーク処理し、その後、冷却処理ユニットで半導体ウエハを冷却した後、露光および現像処理などを施す。

これらレジスト塗布および現像のための一連の工程は、各処理ユニットを一体化したレジスト塗布現像処理システムによって行われ、そこでは半導体ウエハを1枚ずつ処理する枚葉式が採用されている。そして、このようなレジスト塗布現像処理システムにおいては、複数枚(例えば25枚単位)の半導体ウエハをカセットに収納した状態で搬入・搬出を行い、一つのロット毎に複数枚のウエハを連続して処理する。

【発明が解決しようとする課題】
しかしながら、カセットに収納した複数枚の半導体ウエハを一枚ずつ連続して処理する際、この複数枚の半導体ウエハの全てについて、同一の条件で処理できるとは限らず、例えば複数枚の半導体ウエハのうち、最初の数枚または最後の数枚のレジスト膜の膜厚が設定値とは異なる場合がある。

本発明はかかる事情に鑑みてなされたものであり、複数枚の基板を一枚ずつ連続して処理する際に、これら複数の基板間に塗布膜の膜厚不均一が生じ難い塗布処理システムおよび塗布処理方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明の第1の観点によれば、カセットに収納した複数枚の基板に対して一枚ずつ連続して塗布処理を行う塗布処理システムであって、
塗布に先立って基板を所定温度に冷却する冷却処理ユニットと、
基板に対して塗布液を供給して塗布膜を形成する塗布処理ユニットと、
冷却処理ユニットにおける冷却時間を、複数枚の基板のうち最初の所定枚数の基板について、残りの基板よりも長く設定するように制御する制御手段と
を具備することを特徴とする塗布処理システムを提供する。

上記本発明の第1の観点および第3の観点においては、複数枚の基板に対して一枚ずつ連続して塗布処理を行うにあたり、塗布に先立って基板を所定温度に冷却する際に、複数枚の基板のうち最初の所定枚数の基板について、残りの基板よりも冷却時間を長く設定するように制御するので、最初の所定枚数において冷却不足になることが防止され、複数枚の基板の連続処理を行う際における基板間の膜厚の不均一が防止される。

すなわち、塗布処理工程の前工程として、基板を冷却する際には、最初の数枚は先行する基板がないかまたは少ないため、連続処理のレシピ通りの冷却時間に設定されるが、所定枚数を過ぎると、後続の工程の時間が律速となり、設定した冷却時間よりも長い時間冷却されることとなる。つまり、最初の所定枚の基板と、それ以降の基板とでは、塗布前の冷却時間が異なることとなるため、冷却時間の短い最初の所定枚数の基板における塗布膜の膜厚が厚くなってしまうものと考えられる。

このため、本発明では、複数枚の基板のうち最初の所定枚数の基板について、残りの基板よりも冷却時間を長く設定するように制御する。これにより、最初の所定枚数の基板における塗布膜の膜厚が厚くなるという不都合が防止され、複数枚の基板間における膜厚の不均一を解消することができる。

さらに、本発明の第2の観点および第4の観点においては、複数枚の基板に対して一枚ずつ連続して塗布処理を行うにあたり、加熱処理ユニットにおいて、各基板について加熱処理前の待機時間を設定するとともに、最後の所定枚数の基板についてその前の基板よりも前記待機時間を長く設定するようにしたので、各基板に対して安定した加熱処理を行うことができ、基板間の膜厚均一性が極めて良好なものとなる。

すなわち、加熱処理後に加熱処理ユニットにおいて基板を待機させると、熱処理後に加熱プレートの余熱によりさらに加熱されるが、このような後加熱は、塗布膜に影響を及ぼしやすく、塗布膜の安定性の観点からは好ましくない。これに対して、加熱処理前に基板を待機させると、その際に加熱されたとしても、その後に加熱処理が行われるのであるから、加熱後待機の場合に比べて塗布膜への影響は少ない。

また、塗布工程の後工程として、基板に対して加熱処理する際には、最後の数枚に至る前までは、加熱処理後に加熱処理ユニットにおいて一定の待機時間があり、その際の余熱により膜厚が調整されるが、最後の数枚では連続処理の都合上、加熱後の待機時間をあまりとることができず、塗布膜の膜厚が厚くなってしまう。

このため、本発明では、各基板について加熱処理前の待機時間を設定するとともに、最後の所定枚数の基板についてその前の基板よりも前記待機時間を長く設定するようにすることにより、このような加熱処理後の待機における不都合を解消するとともに、最後の所定枚数において加熱が不足することが防止され、最後の所定枚数の基板における塗布膜の膜厚が厚くなるという不都合が防止され、複数枚の基板間における膜厚の不均一を解消することができる。

【発明の実施の形態】
以下、本発明の実施形態を図に基づいて説明する。図1ないし図3は、各々本発明の実施の形態が採用された半導体ウエハ(以下、「ウエハ」という)の塗布現像処理システム1の全体構成の図であって、図1は平面、図2は正面、図3は背面をそれぞれ示している。

この塗布現像処理システム1は、図1に示すように、被処理基板としてウエハWをウエハカセットCRで複数枚、例えば25枚単位で外部からシステムに搬入したり、あるいはシステムから搬出したり、ウエハカセットCRに対してウエハWを搬入・搬出したりするためのカセットステーション10と、塗布現像工程の中で1枚ずつウエハWに所定の処理を施す枚葉式の各種処理ユニットを所定位置に多段配置してなる処理ステーション11と、この処理ステーション11に隣接して設けられる露光装置(図示せず)との間でウエハWを受け渡しするためのインターフェイス部12とを一体に接続した構成を有している。

前記カセットステーション10では、図1に示すように、カセット載置台20上の位置決め突起20aの位置に、複数個例えば4個までのウエハカセットCRが、夫々のウエハ出入口を処理ステーション11側に向けてX方向に一列に載置され、このカセット配列方向(X方向)およびウエハカセットCR内に収納されたウエハのウエハ配列方向(Z方向:垂直方向)に移動可能なウエハ搬送体21が各ウエハカセットCRに選択的にアクセスするようになっている。

さらにこのウエハ搬送体21は、θ方向に回転自在に構成されており、後述するように処理ステーション11側の第3の処理ユニット群G3の多段ユニット部に属するアライメントユニット(ALIM)およびイクステンションユニット(EXT)にもアクセスできるようになっている。

前記処理ステーション11には、図1に示すように、ウエハ搬送装置を備えた垂直搬送型の主ウエハ搬送機構22が設けられ、その周りに全ての処理ユニットが1組または複数の組に亘って多段に配置されている。

主ウエハ搬送機構22は、図3に示すように、筒状支持体49の内側に、ウエハ搬送装置46を上下方向(Z方向)に昇降自在に装備している。筒状支持体49はモータ(図示せず)の回転軸に接続されており、このモータの回転駆動力によって、前記回転軸を中心としてウエハ搬送装置46と一体に回転し、それによりこのウエハ搬送装置46は、θ方向に回転自在となっている。なお筒状支持体49は前記モータによって回転される別の回転軸(図示せず)に接続するように構成してもよい。

ウエハ搬送装置46は、搬送基台47の前後方向に移動自在な複数本の保持部材48を備え、これらの保持部材48によって各処理ユニット間でのウエハWの受け渡しを実現している。

また、図1に示すように、この例では、5つの処理ユニット群G1、G2、G3、G4、G5が配置可能な構成であり、第1および第2の処理ユニット群G1、G2の多段ユニットは、システム正面(図1において手前)側に配置され、第3の処理ユニット群G3の多段ユニットはカセットステーション10に隣接して配置され、第4の処理ユニット群G4の多段ユニットはインターフェイス部12に隣接して配置され、第5の処理ユニット群G5の多段ユニットは背面側に配置されることが可能である。

図2に示すように、第1の処理ユニット群G1では、カップCP内でウエハWをスピンチャックに載せて所定の処理を行う2台のスピンナ型処理ユニット、例えばレジスト塗布処理ユニット(COT)および現像ユニット(DEV)が下から順に2段に重ねられている。第2の処理ユニット群G2でも、2台のスピンナ型処理ユニット、例えばレジスト塗布処理ユニット(COT)および現像ユニット(DEV)が下から順に2段に重ねられている。これらレジスト塗布処理ユニット(COT)は、レジスト液の排液が機械的にもメンテナンスの上でも面倒であることから、このように下段に配置するのが好ましい。しかし、必要に応じて適宜上段に配置することももちろん可能である。

図3に示すように、第3の処理ユニット群G3では、ウエハWを載置台SPに載せて所定の処理を行うオーブン型の処理ユニット、例えば冷却処理を行うクーリングユニット(COL)、レジストの定着性を高めるためのいわゆる疎水化処理を行うアドヒージョンユニット(AD)、位置合わせを行うアライメントユニット(ALIM)、イクステンションユニット(EXT)、露光処理前の加熱処理を行うプリベーキングユニット(PREBAKE)および露光処理後の加熱処理を行うポストベーキングユニット(POBAKE)が、下から順に例えば8段に重ねられている。

第4の処理ユニット群G4でも、オーブン型の処理ユニット、例えばクーリングユニット(COL)、イクステンション・クーリングユニット(EXTCOL)、イクステンションユニット(EXT)、クーリングユニット(COL)、プリベーキングユニット(PREBAKE)およびポストベーキングユニット(POBAKE)が下から順に、例えば8段に重ねられている。

このように処理温度の低いクーリングユニット(COL)、イクステンション・クーリングユニット(EXTCOL)を下段に配置し、処理温度の高いベーキングユニット(PREBAKE)、ポストベーキングユニット(POBAKE)およびアドヒージョンユニット(AD)を上段に配置することで、ユニット間の熱的な相互干渉を少なくすることができる。もちろん、ランダムな多段配置としてもよい。

前記インターフェイス部12は、図1に示すように、奥行方向(X方向)については、前記処理ステーション11と同じ寸法を有するが、幅方向についてはより小さなサイズに設定されている。そしてこのインターフェイス部12の正面部には、可搬性のピックアップカセットCRと、定置型のバッファカセットBRが2段に配置され、他方、背面部には周辺露光装置23が配置され、さらに、中央部には、ウエハ搬送体24が設けられている。このウエハ搬送体24は、X方向、Z方向に移動して両カセットCR、BRおよび周辺露光装置23にアクセスするようになっている。前記ウエハ搬送体24は、θ方向にも回転自在となるように構成されており、前記処理ステーション11側の第4の処理ユニット群G4の多段ユニットに属するイクステンションユニット(EXT)や、さらには隣接する露光装置側のウエハ受け渡し台(図示せず)にもアクセスできるようになっている。

また前記塗布現像処理システム1では、図1に示すように、既述の如く主ウエハ搬送機構22の背面側にも破線で示した第5の処理ユニット群G5の多段ユニットが配置できるようになっているが、この第5の処理ユニット群G5の多段ユニットは、案内レール25に沿って主ウエハ搬送機構22からみて、側方へシフトできるように構成されている。したがって、この第5の処理ユニット群G5の多段ユニットを図示の如く設けた場合でも、前記案内レール25に沿ってスライドすることにより、空間部が確保されるので、主ウエハ搬送機構22に対して背後からメンテナンス作業が容易に行えるようになっている。なお第5の処理ユニット群G5の多段ユニットは、そのように案内レール25に沿った直線状のスライドシフトに限らず、図1中の一点鎖線の往復回動矢印で示したように、システム外方へと回動シフトさせるように構成しても、主ウエハ搬送機構22に対するメンテナンス作業のスペース確保が容易である。

このようなレジスト塗布現像処理システムにおいては、カセットステーション10において、ウエハ搬送体21によりウエハカセットCRから一枚のウエハWが取り出され、処理ユニット群G3のイクステンションユニット(EXT)に搬送される。そして、ウエハWは、主ウエハ搬送機構22のウエハ搬送装置46により、まず、アドヒージョン処理ユニット(AD)において、レジストの定着性を高めるための疎水化処理(HMDS処理)が施される。この処理は加熱を伴うため、その後ウエハWは、ウエハ搬送装置46により、クーリングユニット(COL)に搬送されて冷却される。引き続き、ウエハWは、ウエハ搬送装置46によりレジスト塗布ユニット(COT)に搬送され、後述するようにして塗布膜が形成される。

塗布処理終了後、ウエハWはプリベーキングユニット(PREBAKE)にてプリベーク処理され、その後クーリングユニット(COL)にて冷却される。冷却されたウエハWは、アライメントユニット(ALIM)に搬送され、そこでアライメントされた後、処理ユニット群G4のイクステンションユニット(EXT)に搬送される。

その後、ウエハWはウエハ搬送体24によりインターフェイス部12に搬送去れ、周辺露光装置23により周辺露光されて余分なレジストが除去された後、インターフェイス部12に隣接して設けられた図示しない露光装置により所定のパターンに露光される。

露光後のウエハWは、再びインターフェイス部12に戻され、ウエハ搬送体24により、イクステンションユニット(EXT)に搬送される。そして、ウエハWは、ウエハ搬送装置46により、いずれかのポストベーキングユニット(POBAKE)に搬送されてポストエクスポージャーベーク処理が施され、次いで、クーリングユニット(COL)により冷却される。

その後、ウエハWは現像ユニット(DEV)に搬送され、そこで露光パターンを現像する。現像終了後、ウエハWはいずれかのポストベーキングユニット(POBAKE)に搬送されてポストベーク処理が施され、次いで、クーリングユニット(COL)により冷却される。このような一連の処理が終了後、処理ユニット群G3のイクステンションユニット(EXT)を介してカセットステーション10に戻され、いずれかのカセットCRに収容される。

次に、レジスト塗布処理ユニット(COT)について説明する。図4および図5は、レジスト塗布処理ユニット(COT)の全体構成を示す略断面図および略平面図である。

このレジスト塗布処理ユニット(COT)の中央部には環状のカップCPが配置され、カップCPの内側にはスピンチャック52が配置されている。スピンチャック52は真空吸着によってウエハWを固定保持した状態で駆動モータ54によって回転駆動される。駆動モータ54は、ユニット底板50に設けられた開口50aに昇降移動可能に配置され、たとえばアルミニウムからなるキャップ状のフランジ部材58を介してたとえばエアシリンダからなる昇降駆動手段60および昇降ガイド手段62と結合されている。駆動モータ54の側面にはたとえばSUSからなる筒状の冷却ジャケット64が取り付けられ、フランジ部材58は、この冷却ジャケット64の上半部を覆うように取り付けられている。

レジスト塗布時、フランジ部材58の下端58aは、開口50aの外周付近でユニット底板50に密着し、これによってユニット内部が密閉される。スピンチャック52と主ウエハ搬送機構22の保持部材48との間でウエハWの受け渡しが行われる時は、昇降駆動手段60が駆動モータ54ないしスピンチャック52を上方へ持ち上げることでフランジ部材58の下端がユニット底板50から浮くようになっている。

ウエハWの表面にレジスト液を吐出するためのレジストノズル86は、レジスト供給管88を介して、エアーオペバルブ(図示略)に接続されている。このレジストノズル86はレジストノズルスキャンアーム92の先端部にノズル保持体100を介して着脱可能に取り付けられている。このレジストノズルスキャンアーム92は、ユニット底板50の上に一方向(Y方向)に敷設されたガイドレール94上で水平移動可能な垂直支持部材96の上端部に取り付けられており、図示しないY方向駆動機構によって垂直支持部材96と一体にY方向に移動するようになっている。

また、レジストノズルスキャンアーム92は、レジストノズル待機部90でレジストノズル86を選択的に取り付けるためにY方向と直角なX方向にも移動可能であり、図示しないX方向駆動機構によってX方向にも移動するようになっている。

さらに、レジストノズル待機部90でレジストノズル86の吐出口が溶媒雰囲気室の口90aに挿入され、中で溶媒の雰囲気に晒されることで、ノズル先端のレジスト液が固化または劣化しないようになっている。また、複数本のレジストノズル86が設けられ、例えばレジスト液の種類に応じてそれらのノズルが使い分けられるようになっている。

また、レジストノズルスキャンアーム92の先端部(ノズル保持体100)には、ウエハ表面へのレジスト液の吐出に先立ってウエハ表面にウエハ表面を濡らすための溶剤例えばシンナーを吐出するシンナーノズル101が取り付けられている。このシンナーノズル101は図示しない溶剤供給管を介してシンナー供給部(138、図7)に接続されている。シンナーノズル101とレジストノズル86はレジストノズルスキャンアーム92のY移動方向に沿う直線上に各々の吐出口が位置するように取り付けられている。

さらに、ガイドレール94上には、レジストノズルスキャンアーム92を支持する垂直支持部材86だけでなく、リンスノズルスキャンアーム120を支持しY方向に移動可能な垂直支持部材122も設けられている。このリンスノズルスキャンアーム120の先端部にはサイドリンス用のリンスノズル124が取り付けられている。Y方向駆動機構(図示せず)によってリンスノズルスキャンアーム120およびリンスノズル124はカップCPの側方に設定されたリンスノズル待機位置(実線の位置)とスピンチャック52に設置されているウエハWの周辺部の真上に設定されたリンス液吐出位置(点線の位置)との間で並進または直線移動するようになっている。

このように構成されたレジスト塗布装置ユニット(COT)において、レジスト液の消費量が比較的少ない省レジスト方式のレジスト液の塗布動作について、以下に説明する。

まず、主ウエハ搬送機構22の保持部材48によってレジスト塗布処理ユニット(COT)内のカップCPの真上までウエハWが搬送されると、そのウエハWは、例えばエアシリンダからなる昇降駆動手段60および昇降ガイド手段62によって上昇してきたスピンチャック52によって真空吸着される。主ウエハ搬送機構22はウエハWをスピンチャック52に真空吸着せしめた後、保持部材48をレジスト塗布処理ユニット(COT)内から引き戻し、レジスト塗布処理ユニット(COT)へのウエハWの受け渡しを終える。

次いで、スピンチャック52はウエハWがカップCP内の定位置まで下降し、駆動モータ54によってスピンチャック52の回転駆動が開始される。その後、レジストノズル待機部90からのノズル保持体100の移動が開始される。このノズル保持体100の移動はY方向に沿って行われる。

溶剤ノズル101の吐出口がスピンチャック52の中心(ウエハWの中心)上に到達したところで、溶剤、例えばシンナーを、回転するウエハWの表面に供給する。ウエハWの表面に供給されたシンナーは遠心力によってウエハW中心からその周囲全域にむらなく広がる。このように、レジスト液の塗布に先立ってシンナー等の溶剤で半導体ウエハW表面の表面全体を濡らす、いわゆるプリウエット処理を行うことにより、レジストがより拡散しやすくなり、結果としてより少量のレジスト液量で均一なレジスト膜を形成することができる。
