【発明の属する技術分野】
本発明は、高純度炭酸ストロンチウムの製造方法に関する。本発明により作製された高純度炭酸ストロンチウムは、MOS−ULSIの誘電材料に代表される半導体装置のキャパシタに用いられる、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)形成用のタ−ゲット材の原料等として好適に用いることができる。

【従来の技術】
従来、一般に半導体装置の製造において、半導体素子となるシリコン等のウエハの表面に、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)から成るタ−ゲット材を用い、スパッタリング法で誘電膜を形成させることが行われている。

スパッタリング後に形成される半導体部材は、信頼性のある半導体動作性能を保証するためには、半導体デバイスに有害な金属不純物が最小限しか含まれていないことが重要である。つまり、
(1)Na、K等のアルカリ金属
(2)U、Th等の放射性元素
(3)Fe、Ni等の重金属
である。
Na,K等のアルカリ金属は、ゲ−ト絶縁膜中を容易に移動し、MOS−ULSI界面特性の劣化の原因となる。そして、U、Th等の放射性元素は該元素より放出するα線によって素子のソフトエラ−の原因となる。一方、Fe、Ni等の重金属もまた界面接合部のトラブルの原因となる。

一般に、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)は、通常炭酸ストロンチウムと酸化チタン或いは炭酸ストロンチウム、炭酸バリウムと酸化チタンとを混合して加熱反応せしめることにより製造されている。しかしながら、炭酸ストロンチウムの原料粉末にはNa等のアルカリ金属が多く含有されており、これを用いての電子材料用誘電体材料としては不満足であった。そのため、より純度の高い炭酸ストロンチウム粉末を使用する必要があった。

しかし、工業的には、炭酸ストロンチウムは、硫酸ストロンチウムを主成分とするセレスタイト(天青石)をコ−クスと混合し、焙焼することにより硫化ストロンチウムに還元した後、この硫化ストロンチウムを水で抽出し、硫化ストロンチウムを含有する水溶液に炭酸ソ−ダを加えて反応させることにより製造されているため、Na等の不純物の混入はさけられなかった。

Na含有率の低い高純度炭酸ストロンチウムの製造方法として、(a)ストロンチウム含有水溶液に硫酸又は硫酸塩を添加して硫酸ストロンチウムを生成させ、次いで該生成硫酸ストロンチウムを炭酸塩化して炭酸ストロンチウムを製造する方法、(b)炭酸ストロンチウムを焙焼した後、水洗浄する方法(特開昭55−23055号)、等が知られているが、いずれもNaの含有率が高いという問題点があった。

【発明が解決しようとする課題】
本発明は、上記の問題点を解決したもので、本発明の目的は、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)形成用のタ−ゲット材の原料等の用途に適した、Na等のアルカリ金属含有率の低い、高純度炭酸ストロンチウムの製造方法を開発することにある。

【課題を解決するための手段】
本発明者は、Na等のアルカリ金属含有率の低い高純度炭酸ストロンチウムの製造方法について鋭意検討した結果、上記(a)の方法において、硫酸ストロンチウムを生成する際に、アンモニウム塩を存在させることにより、意外にも、Na等のアルカリ金属含有率の低い高純度炭酸ストロンチウムが得られることを見出した。

この知見に基づいて、本発明は、
(1)ストロンチウム含有水溶液に硫酸又は硫酸塩を添加して硫酸ストロンチウムを生成させ、次いで該生成硫酸ストロンチウムを炭酸塩化して高純度炭酸ストロンチウムを製造する方法において、アンモニウム塩の存在下で硫酸ストロンチウムを生成させることを特徴とする高純度炭酸ストロンチウムの製造方法、
(2)アンモニウム塩の濃度が、0.05mol/l以上であることを特徴とする前記(1)記載の高純度炭酸ストロンチウムの製造方法、
を提供する。

【発明の実施の形態】
以下、本発明の実施の形態について、詳細に説明をする。
本発明で用いるストロンチウム含有水溶液としては、代表的には、水溶性のストロンチウム化合物を水又は酸等で溶解したものが挙げられるが、特にこれに限定されるものではない。水溶性のストロンチウム化合物としては、硝酸ストロンチウム、塩化ストロンチウム、酢酸ストロンチウム、過塩素酸ストロンチウム等が例示される。

本発明において、この様なストロンチウム含有水溶液に硫酸又は硫酸塩を添加して硫酸ストロンチウムを生成させる場合に、アンモニウム塩の存在下で反応を行うことを特徴とする。アンモニウム塩の存在下で反応を行うことにより、生成する硫酸ストロンチウム、そして、最終製品である炭酸ストロンチウム中のNa等のアルカリ金属含有量が大幅に低下する。
この理由については、現在の所では、明確なことは判っていないが、アンモニウムイオンがNaと硫酸ストロンチウムの共沈現象を防いでいるためと考えられる。
硫酸塩としては、特に限定されるものではないが、本発明の目的の為には、硫酸アンモニウムが好ましい。同様に、アンモニウム塩としては、硫酸アンモニウム又はアンモニア水が好ましい。別様には、アンモニアガスを吹き込むこともできる。

以下、ストロンチウム含有溶液として硝酸ストロンチウムを水に溶かしたものを、そして、アンモニウム塩として硫酸アンモニウムを用い、硫酸により硝酸ストロンチウムを硫酸ストロンチウムにする場合について具体的に記載するが、本発明がこれにより何ら限定されるものではない。

まず、用いる硝酸ストロンチウムの濃度は、通常50〜900g/lであり、より好ましくは100〜300g/lである。50g/l未満では、溶解量が少なく生産効率が悪く好ましくない。900g/lを超えると、硝酸ストロンチウムが一部未溶解で残るため好ましくない。

表1は、Na含有量105ppmの硝酸ストロンチウムを用い、210g/lの硝酸ストロンチウム水溶液とし、各種濃度の硫酸アンモニウムの存在下に、1.2当量の硫酸(conc.)を添加した後、濾過・乾燥して得られた硫酸ストロンチウム中のNa含有量を示すものである。

これより、硫酸アンモニウム濃度を、0.05mol/l以上、好ましくは0.1mol/l以上、特に好ましくは0.2mol/l以上とすることにより、硫酸ストロンチウム中のNa含有量を大幅に低減することができることが判り、そして、最終製品である炭酸ストロンチウム中のNa含有量を10ppm以下にすることができる。

なお、この場合、硫酸(又は硫酸塩)の添加量は、0.5〜4倍当量、より好ましくは1〜2倍当量である。0.5倍当量未満では、硫酸ストロンチウムの生成量が少なく、収率が悪い。4倍当量を超えると、硫酸使用量が多くなりコスト増を招くため好ましくない。又、温度は特に限定しないが、高い方がNaの低減に効果がある。好ましくは、40〜90℃である。

そして、上記の様にして得られた硫酸ストロンチウムを炭酸塩化することにより高純度炭酸ストロンチウムを製造する。
硫酸ストロンチウムを炭酸塩化する方法としては、硫酸ストロンチウムを懸濁(分散)させた溶液に、
(1)炭酸塩、好ましくは炭酸アンモニウムを添加する、
(2)アンモニア水を添加した後、炭酸ガスを吹き込む、
(3)アンモニアガスと炭酸ガスを吹き込む、
等があり、特に限定されないが、炭酸アンモニウムを添加する方法が簡便である。

この場合、硫酸ストロンチウムを、例えば純水中に懸濁させ、炭酸アンモニウムを1倍当量〜5倍当量添加することが好ましい。より好ましくは、2倍〜4倍当量である。1倍当量未満では、未反応の硫酸ストロンチウムが残り好ましくない。5倍当量を超えると、炭酸アンモニウムの添加量が多くなり、コスト増を招くので好ましくない。温度は特に限定しないが高い方が、反応が良く進む。好ましくは、40〜90℃である。以上のようにして得た炭酸ストロンチウムを濾過し、乾燥する。

この様にして得られた高純度炭酸ストロンチウムを高純度酸化チタン或いは高純度酸化チタン及び高純度炭酸バリウムと反応させることにより、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)を製造することができる。

【実施例】
Na含有量105ppmの硝酸ストロンチウム211gを温度60℃のイオン交換水1リットルに添加撹拌し、conc.アンモニア水(濃度29%)42mlを添加した。そして、これにconc.硫酸(濃度96%)29ml添加した後、10分保持し硫酸ストロンチウムを生成させた。この時生成した硫酸ストロンチウムは、182gで収率は99%であり、Na含有量は2ppmであった。
次に、この硫酸ストロンチウムを濾過洗浄した後、温度60℃のイオン交換水1リットルに懸濁させ、炭酸アンモニウムを384gを添加して4hr保持した。生成した炭酸ストロンチウムを濾過洗浄し、乾燥を行った。得られた炭酸ストロンチウム中のNa含有量は1ppm以下であり、非常に高純度なものであった。

硫酸ストロンチウムを生成させる時にアンモニア水を使用しないこと以外は、実施例と同様にして炭酸ストロンチウムを製造した。得られた炭酸ストロンチウムのNa含有量は、60ppmと非常に高いものであったであった。

本発明により、Na含有量の非常に少ない高純度炭酸ストロンチウムを製造することができ、得られた高純度炭酸ストロンチウムは、半導体デバイス製造用の誘電体である、高純度ぺロブスカイト型チタン酸化合物(チタン酸ストロンチウム或いはチタン酸ストロンチウムバリウム)形成用のタ−ゲット材の原料等として好適に用いることができる。[0001]
