本発明は、安価で、且つ、圧力損失が少なく、信頼性の高い熱式流量計に関するものである。

図10は従来例を示すもので特開平10−82678号公報に記載された熱式流量計である。この従来例について簡単に説明する。図10において、11は管路で、塩化ビニール樹脂が使用されている。12,14は柱状の第1,第2電極で金属(例えば銅)により構成され、それぞれの一端が測定流体2に接している。13は第1電極12の他端に設けられた加熱測温センサであり、薄膜チップ抵抗温度センサが用いられている。

【発明が解決しようとする課題】
ところで、この様な従来装置においては、耐薬品性やコンタミネーションを嫌う半導体プロセスで使用する超純水の測定に際しては問題があり、また、電極の取付けに際しては接着を用いているため信頼性に対しても問題があった。更に従来の構成においては、流量ゼロのときは加熱測温センサにより、流体が徐々に加熱されるが、この加熱は、加熱測温センサとその付近の流体との熱の収支が平衡に達するまで、数十分から数時間の長時間に渡って続き、出力のドリフトとなるという問題があった。

本発明は、上述の問題点を解決するものである。本発明の目的は、安価で、且つ、信頼性が高く、出力ドリフトのない熱式流量計を提供するにある。

【課題を解決するための手段】
この目的を達成するために、本発明は、請求項1においては、
熱伝導率の小さな管路に熱伝導率の大きな複数の電極を設け、前記管路に流れる測定流体の流量を測定する熱式流量計において、前記管路はフッ素系樹脂で、前記電極は高熱伝導性セラミックで形成され、これらの電極の一端の表面には電気抵抗体からなる金属が回路パターンによって形成されるとともに、電極の管路との接続部分にはフッ素系樹脂がコーティングされ、そのコーティング部と管路を構成するフッ素系樹脂が超音波溶着されていることを特徴とする。

【発明の実施の形態】
図1は、本発明の実施形態の一例を示す要部構成説明図である。図において、図10に示す従来例とは管路および電極の材質や固定方法が異なっている。
即ち、本実施例においては管路11aとしてフッ素系樹脂(例えばテトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体(PFA)やポリテトラフルオロエチレン(PTFE)を使用し、電極12a,14aの材質として高熱伝導性セラミック(例えば窒化アルミニウム)を使用する。

また、電極12a,14aは例えば断面がT字状に形成され、管路に接する側の鍔部にフッ素系樹脂がコーティングされており、管路を構成するフッ素系樹脂と超音波溶着により管路に気密に固定されている。また、窒化アルミニウム電極の他端に形成された加熱測温センサ13aの加熱素子としては電気抵抗体からなる金属(例えばニッケルが)が真空蒸着などで成膜されており、同様に膜状に形成された測温回路パターンの端子部分を除く箇所は例えばポリイミド等で絶縁コーティングされている。

なお、図2,図5,図6に示すように加熱測温素子を2個使用する場合、流速が速くなると流体3が上下流側の加熱測温素子の部分を通過する時間が早くなり下流側での流体の温度上昇が小さくなる。そのためそれぞれの電極近傍の流体温度が等しくなって差動出力がゼロに近くなる。その様な場合は上流側の電極を管路に僅かに突出するように形成する。

その突出量は例えば管径6mmの場合上流側を0.3mm程度とし、下流側は管壁と略同一面になるようにしたり、接液面積に差を持たせて例えば上流側の電極径を2mm、下流側の電極径を1mmのようにしてもよい。

図8(a,b)は更に他の実施例を示す要部構成図および流量検出回路のブロック構成図である。この例においては加熱センサは1個とし、この加熱センサを中心として、等距離(L1=L2)の上流および下流に、測温センサを2個設ける。図8(a)に示すように、最も上流に設置した測温センサ51(Rt1)と、加熱センサ50(Rs1)で、定温度差制御回路を構成する。すなわち、加熱センサ50(Rs1)の温度Thは、流体温度T0に対し、ある一定温度分、例えば5℃高い温度に設定する。

熱伝導率の小さな管路に熱伝導率の大きな複数の電極を設け、前記管路に流れる測定流体の流量を測定する熱式流量計において、前記管路はフッ素系樹脂で、前記電極は高熱伝導性セラミックで形成され、これらの電極の一端の表面には加熱測温センサおよび又は測温センサとして機能する電気抵抗体からなる金属が回路パターンによって形成されるとともに、電極の管路との接続部分にはフッ素系樹脂がコーティングされ、そのコーティング部と管路を構成するフッ素系樹脂が超音波溶着されており、前記回路パターンは端子部分を除いて絶縁部材でコーティングされているので、耐薬品性やコンタミネーションを嫌う半導体プロセスで使用する超純水の測定にも適用可能であり、余分な熱抵抗を低減させることができ熱的・電気的に安定したものとなり、信頼性を向上させることができる。
